Zr-Si-N films were deposited on silicon and steel substrates by cathodic vacuum arc with different N2/SiH4 flow rates. The N2/SiH4 flow rates were adjusted at the range from 0 to 12 sccm. The films were characterized by X-ray diffraction (XRD), X-ray photoelectron spectroscopy (XPS), scanning electron microscope (SEM), hardness and wear tests. The structure and the mechanical properties of Zr-Si-N films were compared to those of ZrN films. The results of XRD and XPS showed that Zr-Si-N films consisted of ZrN crystallites and SiNx amorphous phase. With increasing N2/SiH4 flow rates, the orientation of Zr-Si-N films became to a mixture of (1 1 1) and (2 0 0). The column width became smaller, and then appeared to vanish with the increase in N2/SiH4 flow rates. The hardness and Young's modulus of Zr-Si-N films increased with the N2/SiH4 flow rates, reached a maximum value of 36 GPa and 320 GPa at 9 sccm, and then decreased 32 GPa and 305 GPa at 12 sccm, respectively. A low and stable of friction coefficient was obtained for the Zr-Si-N films. Friction coefficient was about 0.1.  相似文献

A series of TiSixNy superhard coatings with different Si contents were prepared on M42 steel substrates using two Ti and two Si targets by reactive magnetron sputtering at 500 °C. These samples were subsequently vacuum-annealed at 500, 600, 700, 800 and 900 °C, respectively. X-ray diffraction (XRD), X-ray photoelectron spectroscopy (XPS), microindenter, Rockwell hardness tester and scratch tester were applied to investigate the microstructure, phase configuration, hardness and adhesion properties of as-deposited and annealed samples. The results indicated that there were two bonds, TiN and Si3N4, in all presently deposited TiSixNy thin films, that structure was nanocomposite of nanocrystalline (nc-) TiN embedded into amorphous Si3N4 matrices. Annealing treatment below 900 °C played a little role in microstructure and hardness of the coatings although it greatly affected those of steel substrates. The film-substrate adhesion strength was slightly increased, followed by an abrupt decrease with increasing annealing temperature. Its value got to the maximum at 600 °C. Annealing had little effect on the friction coefficient with its value varying in the range of 0.39-0.40.  相似文献

The polycrystalline Ti/TiNx multilayer films were deposited by magnetron sputtering, and the as-deposited multilayer coatings were annealed at 500-800 °C for 2-4 h in vacuum. We investigated the effects of annealing temperature and annealing time on the microstructural, interfacial, and mechanical properties of the polycrystalline Ti/TiNx multilayer films. It was found that the hardness increased with annealing temperature. This hardness enhancement was probably caused by the preferred crystalline orientation TiN(1 1 1). The X-ray reflectivity measurements showed that the layer structure of the coatings could be maintained after annealing at 500 °C and the addition of the Si3N4 interlayer to Ti/TiNx multilayer could improve the thermal stability to 800 °C.  相似文献

Molybdenum nitride Mo2Nx films were grown on MgO(0 0 1) and on α-Al2O3(0 0 1) substrates by molecular beam epitaxy under nitrogen radical irradiation. X-ray photoelectron spectroscopy revealed that the composition of the film varied in the range of Mo2N1.4-Mo2N2.8 depending on the growth temperature. The deposition at 973 K gave well-crystallized films on both substrates. The high-resolution reciprocal space mapping by X-ray diffraction showed that the nitrogen-rich γ-Mo2N crystalline phase (the composition: Mo2N1.4) was epitaxially grown on MgO at 923 K with a slight tetragonal distortion (a = 0.421 and c = 0.418 nm) to fit the MgO lattice (a = 0.421 nm). On α-Al2O3(0 0 1), nitrogen-rich γ-Mo2N (Mo2N1.8) was grown at 973 K with (1 1 1) planes parallel to the substrate surface. X-ray diffraction analysis with a multi-axes diffractometer revealed that the γ-Mo2N on α-Al2O3(0 0 1) had a slight rhombohedral distortion (a = 0.4173(2) and α = 90.46(3)°). Superconductivity was observed below 2.8-3 K for the films grown at 973 K on MgO and on α-Al2O3(0 0 1).  相似文献

CrNx films were deposited on stainless steel and Si (1 1 1) substrates via medium frequency magnetron sputtering in a N2 + Ar mixed atmosphere. The influence of N2 content on the deposition rate, composition, microstructure, mechanical and tribological properties of the as-deposited films was investigated by means of the X-ray photoelectron spectrometry (XPS), X-ray diffraction (XRD), field emission scanning electron microscope (FESEM), nanoindentation and tribometer testing. It was found that the N atomic concentration increased and the phase transformed from a mixture of Cr2N + Cr(N) to single-phase Cr2N, and then Cr2N + CrN to pure CrN phase with the increase of N2 content. The Cr 2p3/2 and N 1s of XPS spectra also confirmed the evolution of phase. Accordingly, all films exhibited a typical columnar structure which lies in the zone T of Thornton Model. The mixed Cr2N and Cr(N) phases showed low hardness and high friction coefficient. Cr2N possessed higher hardness than CrN while CrN exhibited lower friction coefficient.  相似文献

Titanium nitride (TiNx) films with various nitride compositions (x) were prepared on glass substrates by atmospheric pressure chemical vapor deposition using TiCl4 and NH3 as precursors. The structural, compositional, electrical and optical properties of the films were studied and the results were discussed with respect to nitride composition. The results showed a linear relationship between the lattice constant and the nitride composition. Resistivity of the films was minimized near x = 1. All the TiNx films exhibited a transmission band with a peak value of about 15% in the visible region (400-700 nm). As the wavelength increased to transition point (λT-R), the reflectance of the obtained films presented a sharp increase and then reached a high value of about 50% near 2000 nm. Moreover, the red-shift of transmission band and the transition wavelength (λT-R) with increasing the nitride composition were also discussed.  相似文献

SiCxNy thin films with different nitrogen contents were deposited by way of incorporation of different amounts of nitrogen into SiC0.70 using unbalanced reactive dc magnetron sputtering method. Their phase configurations, nanostructures and mechanical behaviors were investigated by X-ray diffraction (XRD), X-ray photoelectron spectroscopy (XPS), Raman spectroscopy, high-resolution transmission electron microscopy (HRTEM) and microindentation methods. The result indicated SiC0.70 and all SiCxNy thin films exhibited amorphous irrespective of the nitrogen content. The phase configuration and mechanical behaviors of SiCxNy thin films strongly depended on nitrogen content. SiC0.70 exhibited a mixture consisting of SiC, Si and a small amount of C. Incorporated nitrogen, on one hand linked to Si, forming SiNx, on the other hand produced CNx and C at the expense of SiC. As a result, an amorphous mixture consisting of SiC, SiNx, C and CNx were produced. Such effects were enhanced with increase of nitrogen content. A low hardness of about 16.5 GPa was obtained at nitrogen-free SiC0.70. Incorporation of nitrogen or increase of nitrogen content increased the film hardness. A microhardness maximum of ∼29 GPa was obtained at a nitrogen content of 15.7 at.%. This value was decreased with further increase of N content, and finally a hardness value of ∼22 GPa was obtained at a N content of ∼25 at.%. The residual compressive stress was consistent with the hardness in the nitrogen content range of 8.6-25.3 at.%.  相似文献

The a-C:H and a-C:NX:H films were deposited onto silicon wafers using radio frequency (rf) plasma enhanced chemical vapor deposition (PECVD) and pulsed-dc glow discharge plasma CVD, respectively. Raman spectroscopy and X-ray photoelectron spectroscopy (XPS) were used to characterize chemical nature and bond types of the films. The results demonstrated that the a-C:H film prepared by rf-CVD (rf C:H) has lower ID/IG ratio, indicating smaller sp2 cluster size in an amorphous carbon matrix. The nitrogen concentrations of 2.9 at.% and 7.9 at.% correspond to carbon nitride films prepared with rf and pulse power, respectively.Electrochemical corrosion performances of the carbon films were investigated by potentiodynamic polarization test. The electrolyte used in this work was a 0.89% NaCl solution. The corrosion test showed that the rf C:H film exhibited excellent anti-corrosion performance with a corrosion rate of 2 nA cm−2, while the carbon nitride films prepared by rf technique and pulse technique showed a corrosion rate of 6 nA cm−2 and 235 nA cm−2, respectively. It is reasonable to conclude that the smaller sp2 cluster size of rf C:H film restrained the electron transfer velocity and then avoids detriment from the exchange of electrons.  相似文献

The BCN thin films were produced by dual ion beam sputtering deposition (DIBSD). The influence of assisted ion energy on surface roughness and mechanical properties of BCN films were investigated. The surface roughness was determined by atomic force microscopy (AFM) and the mechanical properties of BCN firms were evaluated by nano-indentation in N2 gas. The composition, structure and chemical bonding of the BCN thin films were analyzed by using energy dispersive spectroscopy (EDS), transmission electron microscopy (TEM), laser Raman spectroscopy and Fourier transform infrared spectroscopy (FTIR). These films appeared as amorphous structure. As a result, the BCN films with the smoothest surface (Ra = 0.35 nm and Rp-v = 4.4 nm) and the highest nano-hardness of 30.1 GPa and elastic modulus of 232.6 GPa were obtained at 200 eV and 12 mA with N2:Ar = 1:1, and the chemical composition of this BCN film was 81 at.% B, 14 at.% C and 5 at.% N. Moreover, several bonding states such as B-N, B-C and C-N were observed in BCN thin films.  相似文献

We measured the heat capacity of CeIrSi3 (100 mK<T<6 K) under high pressure up to P=1.38 GPa. The measurements have been used a quasiadiabatic method utilizing a CuBe piston-cylinder pressure cell in a dilution refrigerator. At 0 GPa, a sharp anomaly which indicates the antiferromagnetically transition is observed at TN=5 K. TN decreases monotonically with increasing pressure up to P=1.38 GPa. The magnetic entropy is released below TN only 19% of R ln 2 at 0 GPa. And the magnetic entropy decreases with increasing pressure up to 1.38 GPa, 64% compared to that at 0 GPa.  相似文献

The multiferroic (PMN-PT/CFO)n (n = 1,2) multilayered thin films have been prepared on SiO2/Si(1 0 0) substrate with LNO as buffer layer via a rf magnetron sputtering method. The structure and surface morphology of multilayered thin films were determined by X-ray diffraction (XRD) and atom force microscopy (AFM), respectively. The smooth, dense and crack-free surface shows the excellent crystal quality with root-mean-square (RMS) roughness only 2.9 nm, and average grain size of CFO thin films on the surface is about 44 nm. The influence of the thin films thickness size, periodicity n and crystallite orientation on their properties including ferroelectric, ferromagnetic properties in the (PMN-PT/CFO)n multilayered thin films were investigated. For multilayered thin films with n = 1 and n = 2, the remanent polarization Pr are 17.9 μC/cm2 and 9.9 μC/cm2; the coercivity Hc are 1044 Oe and 660 Oe, respectively. Two nanocomposite Ti-Cx-Ny thin films, TiC0.95N0.60 and TiC2.35N0.68, as well as one pure TiN, were deposited at 500 °C on Si(1 0 0) substrate by reactive unbalanced dc-magnetron sputtering. Oxidation experiments of these films were carried out in air at fixed temperatures in a regime of 250-600 °C with an interval of 50 °C. As-deposited and oxidized films were characterized and analyzed using X-ray diffraction (XRD), microindentation, Newton's ring methods and atomic force microscopy (AFM). It was found that the starting oxidation temperature of nanocomposite Ti-Cx-Ny thin films was 300 °C irrespective of the carbon content; however their oxidation rate strongly depended on their carbon content. Higher carbon content caused more serious oxidation. After oxidation, the film hardness value remained up to the starting oxidation temperature, followed by fast decrease with increasing heating temperature. The residual compressive stress did not show a similar trend with the hardness. Its value was first increased with increase of heating temperature, and got its maximum at the starting oxidation temperature. A decrease in residual stress was followed when heating temperature was further increased. The film surface roughness value was slightly increased with heating temperature till the starting oxidation temperature, a great decrease in surface roughness was followed with further increase of heating temperature.  相似文献

This study reports the influence of growth conditions on the characteristics of (TiVCrZrY)N coatings prepared by reactive magnetron sputtering at various N2-to-total (N2 + Ar) flow ratio, which is RN. The crystal structures, microstructure, and mechanical properties for different RN were characterized by electron spectroscopy for chemical analysis, X-ray diffraction, atomic force microscopy, field-emission-scanning electron microscopy, transmission electron microscopy, and nanoindentation. The results indicate that the TiVCrZrY alloy and nitride coatings have hexagonal close-packed (hcp)-type and sodium chloride (NaCl)-type solid-solution structures, respectively. The voids in the coatings are eliminated and the growth of the columnar crystal structures is inhibited along with an increasing RN. As a consequence, highly packed equiaxed amorphous structures with smooth surfaces are formed. The coatings accordingly achieved a pronounce hardness of 17.5 GPa when RN = 100%.  相似文献

High-permeability magnetic films can enhance the inductance of thin-film inductors in dc-dc converters. The FeCoHfO/AlOx multilayered films were fabricated by dc reactive magnetron co-sputtering. Inserting the AlOx layers can decrease the anisotropic field of the FeCoHfO magnetic films, which was beneficial to raise the permeability of the FeCoHfO/AlOx multilayered films. With this optimum configuration of a nine-layer structure [FeCoHfO (133 nm)/AlOx (10 nm)]9, low anisotropic field (HK = 65 Oe) and high permeability (permeability over 170 at 30-50 MHz) were obtained. The permeability increased nearly six times from 30 (M1) to 175 (M9). The permeability was evidently improved by the employment multilayered coating.  相似文献

Hafnium nitride (Hf-N) thin films were deposited on fused silica at different N2 flow ratio (N2/N2 + Ar) using a reactive DC magnetron sputtering system. A gradual evolution in the composition of the films from Hf3N2, HfN, to higher nitrides was found through X-ray diffraction (XRD). Films of Hf3N2 and HfN show positive temperature coefficients of resistivity, while higher nitride has a negative one. Highly oriented growth of (0 0 1) Hf3N2 and NaCl-structure (1 0 0) HfN films were fabricated on fused silica substrate at relatively lower temperature of 300 °C. The electrical resistivity values of both as-deposited and post-deposition annealed films were measured by a four-point probe method. The obtained minimum resistivity of as-deposited film is 20 μΩ cm, and this result shows potential application of HfN films as electrode materials in electronic devices.  相似文献

This investigation experimentally studies the low-frequency alternating-current magnetic susceptibility (χac) of amorphous and nanocrystalline CoFeB films by measuring the magnetic field established by passing currents of various frequencies through such films of various thicknesses (tf). A CoFeB film is sputtered onto a glass substrate with tf from 100 Å to 500 Å under the following conditions: (a) As-deposited films were maintained at room temperature (RT) and (b) films were post-annealed at TA=150 °C for 1 h. The samples thus obtained are analyzed in a magnetic field that was generated by an alternating current (AC) at various frequencies from 10 Hz to 25,000 Hz. The experimental results demonstrate that the χac declines as the thickness of the as-deposited sample and the post-annealed sample (TA=150 °C) increases because the lower coercivity (Hc) of thinner CoFeB films is similar to a soft magnetic characteristic and is associated with a higher χac value. The best χac value is obtained at a thickness of 100 Å under both conditions. The χac value of the post-annealed sample exceeds that of the RT sample at thicknesses from 100 Å to 500 Å because the magneto crystalline anisotropy of the post-annealed sample yields the highest χac value at the optimal resonance frequency (fres), at which the spin sensitivity is maximal. The X-ray diffraction patterns (XRD) of as-deposited CoFeB films reveal their amorphous structure. The XRD results for the post-annealed films include a main peak at 2θ=44.7° from the body-centered cubic (BCC) nanocrystalline CoFe that indicated a (110) textured structure. Post-annealing treatment caused that the amorphous structure to become more crystalline by a thermally driven process, such that the χac value of the post-annealed sample exceeded that of the RT sample. This experimental result demonstrates that the χac value decreased as the thickness of the thin film increased. Finally, the CoFeB thin films had the best χac at low frequency (<50 Hz) following post-annealing treatment. The results obtained under the two conditions indicate that the maximum χac value and the optimal fres of a 100 Å-thick CoFeB thin film were 1.6 and 30 Hz, respectively, following post-annealing at TA=150 °C for 1 h, suggesting that a 100 Å-thick CoFeB thin film that has been post-annealed at TA=150 °C can be utilized as a gage sensor and in transformer applications at low frequencies.  相似文献

IrO2 thin films were prepared on Si(1 0 0) substrates by laser ablation. The effect of substrate temperature (Tsub) on the structure (crystal orientation and surface morphology) and property (electrical resistivity) of the laser-ablated IrO2 thin films was investigated. Well crystallized and single-phase IrO2 thin films were obtained at Tsub = 573-773 K in an oxygen partial pressure of 20 Pa. The preferred orientation of the laser-ablated IrO2 thin films changed from (2 0 0) to (1 1 0) and (1 0 1) depending on Tsub. With the increasing of Tsub, both the surface roughness and crystallite size increased. The room-temperature electrical resistivity of IrO2 thin films decreased with increasing Tsub, showing a low value of (42 ± 6) × 10−8 Ω m at Tsub = 773 K.  相似文献

This paper focuses the influence of porous morphology on the microstructure and optical properties of TiO2 films prepared by different sol concentration and calcination temperatures. Mesoporous TiO2 thin films were prepared on the glass substrates by sol-gel dip coating technique using titanium (IV) isopropoxide. Porous morphology of the films can be regulated by chemical kinetics and is studied by scanning electron microscopy. The optical dispersion parameters such as refractive index (n), oscillator energy (Ed), and particle co-ordination number (Nc) of the mesoporous TiO2 films were studied using Swanepoel and Wemple-DiDomenico single oscillator models. The higher precursor concentration (0.06 M), films exhibit high porosity and refractive index, which are modified under calcination treatment. Calcinated films of low metal precursor concentration (0.03 M) possess higher particle co-ordination number (Nc = 5.05) than that of 0.06 M films (Nc = 4.90) due to calcination at 400 °C. The lattice dielectric constant (E) of mesoporous TiO2 films was determined by using Spintzer model. Urbach energy of the mesoporous films has been estimated for both concentration and the analysis revealed the strong dependence of Urbach energy on porous morphology. The influence of porous morphology on the optical dispersion properties also has been explained briefly in this paper.  相似文献

The structure of the UFe3B2 compound has been refined down to R=0.022 and wR2=0.052 from single crystal X-ray diffraction data. This uranium boride crystallizes in the CeCo3B2 type-structure (P6/mmm space group no. 191, Z=1, ρ=10.79 g/cm3), with lattice parameters at room temperature a=0.5052(1) nm, c=0.3002(1) nm and V=0.664(1) nm3. Magnetization measurements made between 2 K and 800 K suggested that UFe3B2 is an antiferromagnet with a rather high Néel temperature of TN=268±5 K. No other magnetic transitions were observed down to the lowest studied temperature.  相似文献

The ellipsometric characterizations of amorphous beryllium nitride (a-Be3N2) thin films deposited on Si (1 0 0) and quartz at temperature <50 °C using reactive RF sputtering deposition were examined in the wavelength range 280-1600 nm. X-ray diffraction of the films showed no structure, suggesting the Be3N2 films grown on the substrates are amorphous. The composition and chemical structures of the amorphous thin films were determined by using electron spectroscopy for chemical analysis. The surface morphology of a-Be3N2 was characterized by atomic force microscopy. The thicknesses and optical constants of the films were derived from spectroscopic ellipsometry measurements. The variation of the optical constants with thickness of the deposited films has been investigated. From the angle dependence of the polarized reflectivity we deduced a Brewster angle of 64°. At any angle of incidence, the a-Be3N2 shown high transmissivity (80-99%) and low reflectivity (<18%) in the visible and near infrared regions. Hence, the a-Be3N2 could be a good candidate for antireflection optical coatings under conditions of optimized the type of polarization and the angle of incidence.  相似文献
