Effect of different irradiation (by electrons, neutrons, protons, and gamma) on the main properties of silicon-based semiconductor devices has been studied. A higher emphasis has been placed on transistors as the least radiation-stable structures. It is shown that under irradiation by protons the modification of corresponding parameters occurs at relatively lower doses. The results are explained on the basis of arising of surface channels of conductivity under irradiation.  相似文献

The persistent current in a mesoscopic ring has a Gaussian distribution with small non-Gaussian corrections. Here we report a semiclassical calculation of the leading non-Gaussian correction, which is described by the three-point correlation function. The semiclassical approach is applicable to systems in which the electron dynamics is ballistic and chaotic, and includes the dependence on the Ehrenfest time. At small but finite Ehrenfest times, the non-Gaussian fluctuations are enhanced with respect to the limit of zero Ehrenfest time.  相似文献

A two-dimensional (2D) full band self-consistent ensemble Monte Carlo (MC) method for solving the quantum Boltzmann equation, including collision broadening and quantum potential corrections, is developed to extend the MC method to the study of nano-scale semiconductor devices with obvious quantum mechanical (QM) effects. The quantum effects both in real space and momentum space in nano-scale semiconductor devices can be simulated. The effective mobility in the inversion layer of n and p channel MOSFET is simulated and compared with experimental data to verify this method. With this method 50nm ultra thin body silicon on insulator MOSFET are simulated. Results indicate that this method can be used to simulate the 2D QM effects in semiconductor devices including tunnelling effect.  相似文献

Using a fully microscopic theory it is shown that quantum-optical excitation can be used to generate excitons in quantum-degenerate population states. For the example of a thermal source it is shown that resonant excitation directly converts photons into excitons with effectively no center of mass momentum. The generated quantum-degenerate state possesses long-range order, is very stable against perturbations, and should be observable via its unusual directional and density dependence in luminescence measurements.  相似文献

We extend the Green function approach to quantum transport through an anisotropic molecular magnet system with the help of Hubbard operators. Based on the single molecular magnet model, we reformulate the large spin and the total Hamiltonian in the language of Hubbard operators and obtain analytical expressions of the retarded Green function in sequential tunneling and Kondo regimes. In addition to this, we show the connection of our method to the master equation method in sequential regime and discuss a simple isotropic case in Kondo regime, in which we find a three-peak Kondo structure, a feature characterizing the isotropic exchange interaction between the localized electron and large spin.  相似文献

An extended Blonder-Tinkham-Klapwijk approach is applied to study how the tunneling conductance in ferromagnetic semiconductor/s-wave superconductor (FS/SC) junction, where the FS region is a quantum wire, is manipulated by the mismatches of the effective mass between the FS and SC, spin polarization in the FS, as well as the strength of potential scattering at the interface. It is demonstrated that in the single-mode case they have different influences on the tunneling spectra.  相似文献

We further elaborate on the device proposed by Karimi et al. [15], in which coupled superconducting qubits can play the role of a quantum heat switch. In the present paper we analyze the performances of the switch if the number of qubits increases considering in details the cases of three and four qubits. To this aim we study the effect of the number of qubits on the transmitted power between baths. As the number of qubits increases, the transmitted power between baths increases as well.  相似文献

Pumping, spontaneous emission and electron-electron scattering lead to relaxation terms in the mean equations of motion for the electron system. These terms are derived from a quantum mechanical basis by second order perturbation theory and by appropriate reservoir averaging. If the electron distribution is not too strongly degenerate, then a relaxation time approximation can be derived. The quantum mechanical Langevin method is used to include noise. The correlation functions of all fluctuation operators are calculated. From the knowledge of the equations of motion and of the correlation functions it is possible to calculate the noise properties of the laser light and of the junction current, as will be shown in other publications.  相似文献

Quantum structures derived from magnetic semiconductors serve as a powerful arena within which to study the interplay between quantum electronics and thin film magnetism. In particular, the semiconductor aspects of these flexible systems allow direct access to the electronic spin degrees of freedom using both magneto-optical as well as magneto-transport probes. Here we provide an overview of recent developments in the experimental study of II–VI magnetic semiconductor quantum structures, with particular emphasis on the dynamical behavior of field-tunable electronic spin states and spin-dependent quantum transport.  相似文献

We discuss conditions for the absence of spontaneous breakdown of continuous symmetries in quantum lattice systems atT=0. Our analysis is based on Pitaevskii and Stringari's idea that the uncertainty relation can be employed to show quantum fluctuations. For one-dimensional systems, it is shown that the ground state is invariant under a continuous transformation if a certain uniform susceptibility is finite. For the two- and three-dimensional systems, it is shown that truncated correlation functions cannot decay any more rapidly than|r| –d+1 whenever the continuous symmetry is spontaneously broken. Both of these phenomena occur owing to quantum fluctuations. Our theorems cover a wide class of quantum lattice systems having not-too-long-range interactions.  相似文献

A Hamiltonian approach is presented to study the two dimensional motion of damped electric charges in time dependent electromagnetic fields. The classical and the corresponding quantum mechanical problems are solved for particular cases using canonical transformations applied to Hamiltonians for a particle with variable mass. The optoelectronic feedback (OEF) in quantum dot semiconductor lasers (QD SLs) is studied theoretically where a model includes wetting layer ground state and excited state for QDs are included separating electrons and holes in their dynamics. Both positive and negative OEF are studied. The time series of photon density, the phase portraits of carriers in the states are studied. The parameters affecting OEF are examined where an excitability is seen. The QD SL is found to be more sensitive to the changes in time delay compared with other SLs and a complicated routs are seen in the behavior of QD SL.  相似文献

We consider electron transport through quantum dots with large level spacing and charging energy. At low temperature and strong coupling to the leads, quantum fluctuations and the Kondo effect become important. They show up, e.g., as zero-bias anomalies in the current–voltage characteristics. We use a recently developed diagrammatic technique as well as a new real-time renormalization-group approach to describe charge and spin fluctuations. The latter gives rise to a Kondo-assisted enhancement of the current through the dot as seen in experiments.  相似文献

The efficiency of macroscopic heat engines is restricted by the second law of thermodynamics. They can reach at most the efficiency of a Carnot engine. In contrast, heat currents in mesoscopic heat engines show fluctuations. Thus, there is a small probability that a mesoscopic heat engine exceeds Carnot's maximum value during a short measurement time. We illustrate this effect using a quantum point contact as a heat engine. When a temperature difference is applied to a quantum point contact, the system may be utilized as a source of electrical power under steady state conditions. We first discuss the optimal working point of such a heat engine that maximizes the generated electrical power and subsequently calculate the statistics for deviations of the efficiency from its most likely value. We find that deviations surpassing the Carnot limit are possible, but unlikely.  相似文献

We derive simple expressions that relate the noise and correlation properties of a general time-dependent quantum conductor to the wave functions of the system. The formalism provides a practical route for numerical calculations of quantum noise in an externally driven system. We illustrate the approach with numerical calculations of the noise properties associated to a voltage pulse applied on a one-dimensional conductor. The methodology is however fully general and can be used for a large class of mesoscopic conductors.  相似文献

We propose a scheme for implementing the Grover search algorithm with two superconducting quantum interference devices (SQUIDs) in a cavity. Our scheme only requires single resonant interaction of the SQUID-cavity system and the required interaction time is very short. The simplicity of the process and the reduction of the interaction time are important for restraining decoherence.  相似文献
