LED结温高低直接影响到LED出光效率、器件寿命、可靠性、发射波长等。保持LED结温往允许的范围内,是大功率LED芯片制备、器件封装和器件应用等每个环节都必须重点研究的关键因素,尤其是LED器件封装和器件应用设计必须着重解决的核心问题。首先介绍pn结结温对LED器什性能的影响,接着分析大功率LED结温与器件热阻的关系.基于对器件热阻的分析,得出了结温与热阻已经制约大功率LED进一步向更大功率发展的结论,并提出了如下两个观点:1.要在保持低成本和自然散热方式下提高LED器件的功率,根本的出路是提高光转换效率;2.在日前没有提高光转换效率的情况下,发展超过5W的大功率器件对工程应肘没有实质意义。  相似文献

结区的温度, 简称结温, 是发光二极管(LED) 的重要参数之一, 它对LED 器件的出光效率、光色、器件可靠性和寿命均有很大影响, 准确测量LED 器件的结温对制备LED 芯片、器件封装和应用有着重要的意义. 本文利用反向偏压下的LED的势垒电容随温度变化的特性, 提出了一种LED结温测量的新方法. 论文首先测量和分析了LED在室温下反向偏压时的电容-电压(C-V)曲线和不同反向偏压下的电容-温度(C-T)曲线, 结果表明, 在合适的偏压下, LED的电容随温度的增大而显著增加, 并呈现良好的线性关系. 在LED工作中监测其电容的变化, 并与C-T曲线进行对比, 实现了LED结温的测量, 其测量结果和传统的正向电压法的结果相对比, 两者符合较好. 最后, 利用上述方法测量了LED 在恒流和恒压条件下的结温的实时变化过程. 较传统的结温测量方法, 本方法的优点在于只须要一次定标测量, 且可实现LED在任意电压和电流下的结温测量.  相似文献

We propose a new method of using conductive glue to agglutinate GaAs based AlGaInP light emitting diodes (LEDs) onto silicon substrate,and the absorbing GaAs layer is subsequently removed by grinding and selective wet etching.It was found that AlGaInP-Si glue agglutinated LEDs have larger saturation current and luminous intensity than the conventional LEDs working at the same injected current.The luminous intensity of the new device is as much as 1007.4 mcd at a saturation current of 125 mA without being encapsulated,while the conventional LEDs only have 266.2 mcd at a saturation current of 105 mA.The luminescence intensity is also found to increase by about 3.2% after working at 50 mA for 768 h.This means that the new structured LEDs have good reliability performance.  相似文献

利用金属有机物化学气相沉积系统在蓝宝石衬底上通过有源层的变温生长,得到In组分渐变的量子阱结构,从而获得具有三角形能带结构的InGaN/GaN多量子阱发光二极管(LED)(简称三角形量子阱结构LED).变温光致发光谱结果表明,相对于传统具有方形能带结构的量子阱LED(简称方形量子阱结构LED),三角形量子阱结构有效提高了量子阱中电子和空穴波函数的空间交叠,从而增加了LED的内量子效率;电致发光谱结果表明,三角形量子阱结构LED器件与传统结构LED器件相比,明显改善了发光峰值波长随着电流的蓝移现象.通过以上  相似文献

Distributed antireflection (AR) layers with different composition ratios of ITO and SiO(2) formed on an ITO electrode of GaN-based LEDs provide substantial enhancement in light-extraction efficiency. By using the coradio frequency magnetron sputtering deposition, four 50 nm thick AR layers with graduated refractive indices were fabricated. The effect of the AR layers on enhancing the efficiency of the LED device was analyzed by electroluminescence (EL) and I-V measurements. As a result, the EL intensity of the LED device grown on the patterned sapphire substrate with AR layers was increased by up to 13% compared to the conventional patterned sapphire substrate-applied LED device without AR layers at a drive current of 20 mA. The AR layers on top of the LED device gradually changed the refractive indices between ITO (n=2.1) and air (n=1.0), which minimized the total internal reflection of generated light. And no degradation in the electrical characteristic of the LEDs was observed according to the I-V measurements.  相似文献

InGaN/GaN nanorod core-shell LEDs have shown to be very promising candidates for high efficiency lighting devices. Such nanorods can be grown in different ways, leading to different device geometry and in particular to different structures near the polar Ga- and N-face nanorod surfaces. In this work the influence of the properties of the polar surfaces on the electrical device behaviour is studied qualitatively based on a semiclassical simulation model.  相似文献

报道了倒装焊InGaN蓝光LED与黄光CdTe纳米晶的复合结构。利用蓝光作为CdTe纳米晶的激发源,通过光的下转换机制,将部分蓝光转化为黄光,复合发射出白光。室温下正向驱动电流为10mA时,发光色品坐标为x=0.29,y=0.30。实验表明,该复合结构白光LED的一大优点在于,复合光的色品坐标几乎不随正向驱动电流大小变化,颜色稳定。  相似文献

The relationship between the photometric, electric, and thermal parameters of light-emitting diodes(LEDs) is important for optimizing the LED illumination design. Indium gallium aluminium phosphide(InGaAlP)-based thin-film surface-mounted device(SMD) LEDs have attracted wide attention in research and development due to their portability and miniaturization. We report the optical characterization of InGaAlP thin-film SMD LED mounted on FR4, 2 W, and 5 W aluminum(Al) packages. The optical and thermal parameters of LED are determined at different injection currents and ambient temperatures by combining the T3ster(thermal transient tester) and TeraL ED(thermal and radiometric characterization of power LEDs) systems. Analysis shows that LED on a 5 W Al substrate package obtains the highest luminous and optical efficiency.  相似文献

在海面波浪坡度场光学测量系统中,光源是一个非常重要的照明元件。合理的设计和选用光源,是保证系统精度和布局的重要因素之一。比较传统光源短弧氙灯的明显优势,如低能耗,寿命长,更好的安全性和稳定性等,本文提出了采用LED作为本系统光源的设想,确定了所需LED个数和LED阵列方式,并经过计算和光学软件模拟,验证了本设想的可行性。  相似文献

Light emitting diodes (LEDs) have numerous advantages as light sources in projectors. LEDs are more compact, exhibit a larger color gamut, have a longer lifetime, and need a lower supply voltage. However, there is still one important disadvantage: the optical power per unit of étendue (luminance) of an LED is significantly low. As a result of the étendue limitations of LEDs, the projected flux on the screen will not be high. Despite this shortcoming, LED’s are still of great interest for low power applications because of their other superior properties. Thus we collect the available light flux optimally and combine multiple high luminance LEDs within the system. In this study we discuss three collection systems designed to collect the LED flux with high optical efficiency while retaining small device size. The best collection efficiency attained with our collection systems is 96%. The fabrication tolerance and cost of our collection systems are also analyzed.  相似文献

Low-voltage silicon(Si)-based light-emitting diode(LED) is designed based on the former research of LED in Si-based standard complementary metal oxide semiconductor(CMOS) technology.The low-voltage LED is designed under the research of cross-finger structure LEDs and sophisticated structure enhanced LEDs for high efficiency and stable light source of monolithic chip integration.The device size of low-voltage LED is 45.85×38.4(μm),threshold voltage is 2.2 V in common condition,and temperature is 27 ℃.The external quantum efficiency is about 10-6 at stable operating state of 5 V and 177 mA.  相似文献

The electrical and optical characteristics of GaN-based light-emitting diodes (LEDs) fabricated with emission wavelengths of 429-467 nm were investigated. The optical output increased with increasing emission wavelength, which is attributed to the enhanced quantum confinement effect as a result of indium composition fluctuation. With higher indium content, the LEDs exhibited unfavorable performance, including a larger efficiency droop, spectral blueshift, and spectral broadening, due to indium-induced strains. The effect of heterointerfaces associated with the indium content of the active region on the device resistance was negligible.  相似文献

A model for exciton formation, dissociation and transport is proposed for the simulation of an electrically pumped polariton laser with a geometry similar to that of a VCSEL and resonant cavity LEDs. Hybrid light emitting diodes (LEDs) based on zinc oxide (ZnO) nanorods and polymers (single and blended) were fabricated and characterized. The ZnO nanorods were grown by the chemical bath deposition method at 50°C. Three different LEDs, with blue emitting, orange-red emitting or their blended polymer together with ZnO nanorods, were fabricated and studied. The current–voltage characteristics show good diode behavior with an ideality factor in the range of 2.1 to 2.27 for all three devices. The electroluminescence spectrum (EL) of the blended device has an emission range from 450 nm to 750 nm, due to the intermixing of the blue emission generated by poly(9,9-dioctylfluorene) denoted as PFO with orange-red emission produced by poly(2-methoxy-5(20-ethyl-hexyloxy)-1,4-phenylenevinylene) 1,4-phenylenevinylene) symbolized as MEH PPV combined with the deep-band emission (DBE) of the ZnO nanorods, i.e. it covers the whole visible region and is manifested as white light. The CIE color coordinates showed bluish, orange-red and white emission from the PFO, MEH PPV and blended LEDs with ZnO nanorods, respectively. These results indicate that the choice of the polymer with proper concentration is critical to the emitted color in ZnO nanorods/p-organic polymer LEDs and careful design should be considered to obtain intrinsic white light sources.  相似文献

分别在Si(110)和Si(111)衬底上制备了In Ga N/Ga N多量子阱结构蓝光发光二极管(LED)器件.利用高分辨X射线衍射、原子力显微镜、室温拉曼光谱和变温光致发光谱对生长的LED结构进行了结构表征.结果表明,相对于Si(111)上生长LED样品,Si(110)上生长的LED结构晶体质量较好,样品中存在较小的张应力,具有较高的内量子效率.对制备的LED芯片进行光电特性分析测试表明,两种衬底上制备的LED芯片等效串联电阻相差不大,在大电流注入下内量子效率下降较小;但是,相比于Si(111)上制备LED芯片,Si(110)上LED芯片具有较小的开启电压和更优异的发光特性.对LED器件电致发光(EL)发光峰随驱动电流的变化研究发现,由于Si(110)衬底上LED结构中阱层和垒层存在较小的应力/应变而在器件中产生较弱的量子限制斯塔克效应,致使Si(110)上LED芯片EL发光峰随驱动电流的蓝移量更小.  相似文献

The development and application of nitride-based light-emitting diodes (LEDs) is handicapped by the low hole conductivity of Mg-doped layers. Mg-doping becomes increasingly difficult with higher Al-content of the p-AlGaN layers as required for ultra-violet (UV) light emission. Polarization-induced hole doping of graded AlGaN was recently demonstrated as an alternative doping method. Using advanced numerical device simulation, this paper investigates the impact of polarization-doping on the internal device physics of UV-LEDs and compares the conventional Ga-face growth to the novel N-face growth direction. Various LED design options are explored to maximize the internal quantum efficiency.  相似文献

本文研究了有源层受主浓度(Pa)对InGaAsP/InP双异质发光管特性的影响。有源层受主浓度Pa≈2×1017~1×1018cm-3的器件,具有较大的光输出功率P≥1mW;截止频率fĉ为30~80MHz,并且有正常的Ⅰ-Ⅴ特性。有源层浓度高于上述浓度的器件,光输出功率降低,并且具有异常的Ⅰ-Ⅴ特性。在器件光谱半宽△λ=(λ2/1.24)nkT关系式中,n值是有源层受主浓度(Pa)的函数。上述结果表明:有源层受主浓度(Pa)是影响器件特性的重要因素之一。  相似文献
