在溶液法制备有机电致发光器件(OLEDs)的研究中, PEDOT∶PSS由于具有较好的成膜性与高透光性而常被用作器件的空穴注入层。但相关研究表明, PEDOT∶PSS本身稳定性较差以及功函数较低,这使得溶液法制备OLEDs的性能差且不稳定。蓝色作为全彩色的三基色之一,制备高效的蓝光器件对于实现高质量显示器件和固态照明装置必不可少。而目前溶液法制备蓝光OLEDs的器件效率普遍较差,针对此问题,本文利用传统的蓝光热激活延迟荧光发光(TADF)材料DMAC-DPS作为发光层,用溶液法制备了蓝光TADF OLEDs,通过在PEDOT∶PSS中掺杂PSS-Na制备混合空穴注入层(mix-HIL)来提高空穴注入层的功函数,研究其对于蓝光TADF OLEDs器件性能的影响。首先在PEDOT∶PSS水溶液中掺入不同体积的PSS-Na溶液,在相同条件下旋涂制膜,进行器件制备。通过观测各个实验组器件的电致发光(EL)光谱,发现掺入PSS-Na后器件EL谱存在光谱蓝移的现象,这是由于掺入PSS-Na水溶液后, mix-HIL层的厚度有所降低,使得在微腔效应作用下, EL光谱发生蓝移。通过对比各组器件的电流密度-电压-亮度(J-V-L)曲线及其计算所得器件的电流效率,结果显示随着PSS-Na的掺入,器件的亮度和电流都有所增大,器件的电流效率也得到了提升,当掺杂比例为0.5∶0.5(PEDOT∶PSS/PSS-Na)时提升幅度最大(亮度提升86.7%,电流效率提升34.3%)。通过在瞬态电致发光测试过程中施加或撤去驱动电压观测了器件EL强度的变化,分析了在混合空穴注入层/发光层(mix-HIL/EML)界面处的电荷积累情况。实验证明,通过在PEDOT∶PSS中掺杂PSS-Na制备mix-HIL获得了蓝光TADF OLEDs器件性能的提升,这是一个获得高效率溶液法制备OLEDs的可行方法。  相似文献

在聚合物电致发光器件中,通过在不同功能层中掺杂二氧化钛纳米管来改善器件的性能.由于二氧化钛纳米管具有p型传导特性,可以显著增大空穴传输层中载流子的迁移率.由于二氧化钛纳米管在发光层中可以增大发光材料分子的刚性,从而减少无辐射跃迁.当把二氧化钛纳米管掺杂到空穴缓冲层中时,由于其与有机分子的强相互作用,一方面降低了空穴的传导性,同时也减少了界面淬灭发光的缺陷态的产生. 关键词: 二氧化钛纳米管 聚合物电致发光 掺杂  相似文献

Effects of 2,3,5,6-tetrafluoro-7,7,8,8-tetracyanoquinodimethane (F4TCNQ) doping on the hole conductivity of Alq3 layer are measured. In the hole-only device of Alq3, the current densities increase in 1-3 orders of magnitude upon doping with F4TCNQ, suggesting that the doping can effectively enhance the hole-injection and hole- transport ability of Alq3. An organic light-emitting device using an F4TCNQ doped Alq3 layer as the hole- injection and hole-transport layer, and pristine Alq3 as the electron-transport and emitting layer is fabricated and characterized. Bright emission is achieved in the simple OLED with p-doped Alq3 as the hole-transport layer and the intrinsic Alq3 as the electron-transport and emitting layer. The emitting efficiency and brightness of the device are further improved by inserting a thin electron block layer to confine the carrier recombination zone in the middle of the organic layers.  相似文献

In this paper, we investigate the effects of glycerol doping on transmittance, conductivity and surface morphology of poly(3,4-ethylene dioxythiophene):poly(styrene sulfonate))(PEDOT:PSS) and its influence on the performance of perovskite solar cells.. The conductivity of PEDOT:PSS is improved obviously by doping glycerol. The maximum of the conductivity is 0.89 S/cm when the doping concentration reaches 6 wt%, which increases about 127 times compared with undoped. The perovskite solar cells are fabricated with a configuration of indium tin oxide(ITO)/PEDOT:PSS/CH_3NH_3PbI_3/PC_(61)BM/Al, where PEDOT:PSS and PC_(61)BM are used as hole and electron transport layers, respectively. The results show an improvement of hole charge transport as well as an increase of short-circuit current density and a reduction of series resistance, owing to the higher conductivity of the doped PEDOT:PSS. Consequently, it improves the whole performance of perovskite solar cell. The power conversion efficiency(PCE) of the device is improved from 8.57% to 11.03% under AM 1.5 G(100 mW/cm~2 illumination) after the buffer layer has been modified.  相似文献

In the cuprate superconductor YBa2Cu3O6+x, hole doping in the CuO2 layers is controlled by both oxygen content and the degree of oxygen ordering. At the composition YBa2Cu3O6.35, the ordering can occur at room temperature, thereby tuning the hole doping so that the superconducting critical temperature gradually rises from 0 to 20 K. Here we exploit this to study the c-axis penetration depth as a function of temperature and doping. The temperature dependence shows the d-wave superconductor surviving to very low doping, with no sign of another ordered phase interfering with the nodal quasiparticles. The only apparent doping dependence is a smooth decline of superfluid density as T(c) decreases.  相似文献

采用软件理论分析的方法对不同掺杂类型的GaN间隔层和量子阱垒层在InGaN/GaN多量子阱双波长发光二极管中对发光光强、内量子效率、电子空穴浓度分布、溢出电流等作用进行模拟分析. 分析结果表明,p型掺杂的GaN间隔层与量子阱垒层的引入同不掺杂和n型掺杂两种类型比较,可以大大减少溢出电子流,极大地提高各量子阱内空穴浓度,提高双波长发光二极管的发光强度,极大的改善内量子效率随电流增大而下降问题. 关键词: GaN 掺杂类型 数值模拟 双波长发光二极管  相似文献

The effects of Pb doping, oxygen doping ($\delta$= 0.1,0.2,0.4 and 0.5) and high pressate (4, 8, 15 and 20GPa) on the electronic structure of Hg0.8Pb0.2Ba2Ca2Cu3O8+δ have been examined by the recursion method. Our calculations show that Pb doping only decreases the hole concentration slightly and oxygen doping increases the hole concentration monotonically and significantly as δ varies from 0 to 0.5, with each excess oxygen atom contributing about 1.7 holes to the CuO2 layers. The optimal δ is estimated to be around 0.4, The hole conceatration increases initially with pres-sure but decreases as P > 8GPa (i.e., dn/dP does change sign at ~ 8GPa). The suppressed Tc(P) by Pb substitution has to be described in the modified Neumeier's model.  相似文献

This paper reports that the polymer/organic heterojunction doped light-emitting diodes using a novel poly-TPD as hole transport material and doping both hole transport layer and emitter layer with the highly fluorescent rubrene and DCJTB has been successfully fabricated. The basic structure of the heterostructure is PTPD/Alq3. When hole transport layer and electron transport layer are doped simultaneously with different dopant, the electroluminescence quantum efficiencies are about 3 times greater than that of the undoped device. Compared with undoped device and conventional TPD/Alq3 diode, the stability of the doping device is significantly improved. The process of emission for doped device may include carrier trapping as well as F\"{o}rster energy transfer.  相似文献

利用氧化钼(MoOx)作为p型掺杂剂,以掺杂层4,4'-bis(carbazol-9-yl)biphenyl(CBP):MoOx作为空穴注入层,制备了一种结构为ITO/MoOx/CBP:MoOx/CBP/CBP:tris(2-phenylpyridine)iridium(III)(Ir(ppy)3)/4,7-diphenyl-1,10-phenanthroline(Bphen)/LiF/Al的有机电致发光器件.器件中CBP同时作为空穴注入层、空穴传输层以及发光层母体材料,这种结构具有结构简单同时能有效降低空穴注入势垒等优点.研究发现,随着空穴注入层厚度的增加,器件的电流密度增加,表明p型掺杂层的引入能够有效增强空穴的注入;通过优化器件空穴注入层与空穴传输层厚度,器件性能有所提高,最大电流效率为29.8 cd/A,可以认为合理的优化空穴注入层和空穴传输层的厚度,使载流子在发光层中的分布更加平衡是提高器件发光效率的主要原因.值得指出的是,从电流效率最大值到亮度为 20 000 cd/m2时,优化后器件的效率衰减仅为17.7%,而常规器件的效率衰减则为62.1%,优化后器件效率衰减现象得到了明显的改善.分析认为优化后的器件中未掺杂的CBP有助于展宽激子形成区宽度,进而减弱了三线态-三线态湮灭、三线态-极化子淬灭现象,激子形成区的展宽是改善效率衰减的主要原因.  相似文献

Epitaxial layers of gallium arsenide doped with zinc and cadmium were grown in a chloride vapor-transport system using diethylzinc and dimethylcadmium as the sources of the impurity. We studied the effect of the inlet pressure of the impurities and the growth temperature on the doping level of the layers. Results are presented on the effects of doping variation on the cutoff wavelength (λc) of homojunction interfacial workfunction internal photoemission far infrared detectors. The behavior at low doping (<1019 cm−3) is well predicted by the free carrier absorption model used previously. However at high doping the observed λc is much shorter than the values predicted by the workfunction obtained from Arrhenius plots. An explanation for the reduced λc in the high doping region is presented using a model for depletion of the heavy hole band due to direct transitions from the heavy hole to light hole band.  相似文献

利用旋涂法和真空蒸镀法相结合的方法,根据能量空间传递的原理制备了PVK ∶ Ir(piq)2(acac)体系的红色有机电致发光显示器件。器件的结构为ITO/CuPc/PVK ∶ Ir(piq)2(acac)/BCP/Alq3/LiF/Al。研究了不同主客体掺杂比对器件发光性能的影响,得到了高色纯度、单色性较好的红光器件。当Ir(piq)2(acac)掺杂的质量比为1 ∶ 0.08时,器件的综合性能达到最佳,发光峰位于625 nm,CIE坐标为(x=0.66,y=0.33)。通过对各层厚度的合理选择,形成相对优化的微腔结构,充分利用其对光谱的窄化效应,使得器件的EL光谱的发射半峰全宽仅为55 nm,提高了器件的发光性能。器件光谱具有很好的单色性,色纯度达到98.2%。  相似文献

本文采用解析的方法计算了应变Si1-xGex层中p型杂质电离度与Ge组分x、温度T以及掺杂浓度N的关系.发现常温时,在同一Ge组分下,随着掺杂浓度的升高,杂质的电离度的先变小,而后又迅速上升到1.在同一掺杂浓度下,轻掺杂时,杂质的电离度随Ge组分的增加先变大,而后几乎不变;重掺杂时,杂质电离能变为0后,杂质电离度为1.低温下,轻掺杂时,载流子低温冻析效应较为明显,杂质的电离度普遍较小,当掺杂浓度大于Mott转换点时,载流子冻析效应不再明显,电离率迅速上升到1.在同一Ge组分下,随着掺杂浓度的升高,杂质的电离度先变小,后变大,而后又迅速上升到1.在同一掺杂浓度下,轻掺杂时,杂质的电离度随Ge组分的增加变大;重掺杂时,杂质电离能变为0后,杂质电离度为1.  相似文献

Controlled doping of quaternary alloys of Ga0.86In0.14As0.13Sb0.87 with zinc is fundamental to obtain the p-type layers needed for the development of optoelectronic devices based on p–n heterojunctions. GaInAsSb epitaxial layers were grown by liquid phase epitaxy, and Zn doping was obtained by incorporating small Zn pellets in the growth melt. The chemical composition was obtained by X-ray dispersive energy microanalysis (EDX). The chemical composition homogeneity of the films was demonstrated by Raman scattering. Low-temperature photoluminescence (LT-PL) spectroscopy was used to study the influence of the Zn acceptor levels on optical properties of the epilayers. For the undoped sample, the LT-PL spectrum showed a narrow exciton-related peak centered at around 648 meV with a full width at half maximum (FWHM) of about 7 meV, which is evidence of the good crystalline quality of the layers. For higher Zn-doping, the LT-PL spectra show the presence of band-to-band and donor-to-acceptor transitions, which overlap as the Zn concentration increases. The band-to-band radiative transition (E M) shifts to lower energies as Zn doping increases due to a band-filling effect as the Fermi level enters into the valence band, which might be used to estimate the hole concentration in the grown samples.  相似文献

利用实验测量和理论计算相结合的方法,研究了介于B2结构CoFe低有序合金和L21结构Co2FeSi高有序合金之间的Co50Fe50-xSix合金的结构相变、磁相变、分子磁矩和居里温度.采用考虑Coulomb相互作用的广义梯度近似(GGA+U)方法计算了合金的能带结构.研究发现,合金出现较强的原子有序倾向,表现出较强的共价成相作用.合金的晶格常数、磁矩、居里温度随Si含量的增加而线性地降低,极限成分Co2FeSi合金的分子磁矩和居里温度分别达到5.92μB和777 ℃.原子尺寸效应导致合金晶格发生变化,但并未成为居里温度和分子磁矩变化的主导因素.分子磁矩的变化符合Slater-Pauling原理,但发现原子磁矩的变化并非线性,据此提出了共价成相对磁性影响的观点.采用Stearns理论解释了居里温度的变化趋势,排除了原子间距对居里温度的主导影响作用.能带计算的结果还表明,Co2FeSi作为半金属材料并非十分完美,可能在实际应用中会出现自旋极化率降低的问题.发现该系列合金的结构相变和磁相变随着成分的变化聚集在窄小的成分和温度范围内. 关键词: 磁性 Heusler合金 结构相变  相似文献

采用Li3N掺杂电子注入层Alq3∶Li3N,制作了一种结构为ITO/Alq3 Alq3∶Li3N/Alq3/NPB/MoO3/Al的倒置底发射有机发光器件.其中ITO玻璃作为透明阴极,金属Al作为顶部阳极,在ITO阴极与电子传输层之间加入Li3N n型掺杂层,改善了该器件的电子注入和传输能力|在Al阳极与空穴传输层之间加入MoO3缓冲层,降低了Al阳极与NPB之间较大的空穴注入势垒,改善了空穴注入能力.实验表明:此结构的倒置底发射有机发光器件性能可达到传统结构的常用有机发光器件如ITO/NPB/Alq3/LiF/Al的性能,完全可以满足非晶硅薄膜晶体管有源有机发光器件中驱动电路的匹配及性能要求.  相似文献

A series of highly sensitive polymer photodetectors(PPDs) was fabricated with P3HT100-x:PBDT-TS1x:PC71BM1 as the active layers, where x represents the PBDT-TS1 doping weight ratio in donors. The response range of PPDs can cover from the UV to near-infrared regions by adjusting the PBDT-TS1 doping weight ratio. The best external quantum efficiency(EQE) values of ternary PPDs with P3HT:PBDT-TS1:PC_(71)BM(50:50:1 wt/wt/wt) as the active layers reach 830%, 720%,and 330% under 390-, 625-, and 760-nm light illumination and-10 V bias, respectively. The large EQE values indicate that the photodetectors utilise photomultiplication(PM). The working mechanism of PM-type PPDs can be attributed to interfacial trap-assisted hole tunnelling injection from the external circuit under light illumination. The calculated optical field and photogenerated electron volume density in the active layers can well explain the EQE spectral shape as a function of the PBDT-TS1 doping weight ratio in donors.  相似文献
