High-power and high-reliability GaN/InGaN flip-chip light-emitting
diodes (FCLEDs) have been demonstrated by employing a flip-chip
design, and its fabrication process is developed. FCLED is composed
of a LED die and a submount which is integrated with circuits to
protect the LED from electrostatic discharge (ESD) damage. The LED
die is flip-chip soldered to the submount, and light is extracted
through the transparent sapphire substrate instead of an absorbing
Ni/Au contact layer as in conventional GaN/InGaN LED epitaxial
designs. The optical and electrical characteristics of the FCLED are
presented. According to ESD IEC61000-4-2 standard (human body
model), the FCLEDs tolerated at least 10\,kV ESD shock have ten
times more capacity than conventional GaN/InGaN LEDs. It is shown
that the light output from the FCLEDs at forward current 350mA with
a forward voltage of 3.3\,V is 144.68\,mW, and 236.59\,mW at 1.0\,A
of forward current. With employing an optimized contact scheme the
FCLEDs can easily operate up to 1.0\,A without significant power
degradation or failure. The life test of FCLEDs is performed at
forward current of 200\,mA at room temperature. The degradation of
the light output power is no more than 9\% after 1010.75\,h of life
test, indicating the excellent reliability. FCLEDs can be used in
practice where high power and high reliability are necessary, and
allow designs with a reduced number of LEDs. 相似文献

We have reported recent progress in development of the integrated optoelectronic unit on a Si chip. The developed optoelectronic unit includes a porous Si light-emitting diode (LED) connected with a photodetector by an alumina waveguide. Main attention has been devoted to the enhancement of LED parameters. Quantum efficiency as high as 0.4% has been reached. The delay time of 1.2 ns and the rise time of 1.5 ns have been measured for the diodes. Further improvements are also discussed. 相似文献

辐射度学、光度学和色度学(以下简称"三度学")是现代光电信息转换、传输、存储、显示、测量和计量的基础,随着光电信息技术、图像技术的发展和应用的扩展,"三度学"及其测量技术已成为光电工程领域科研和应用人员必备的专业基础知识和技术,在国内还没有完全类似的教材和课程设置。以往教学中仅在某些课程中部分涉及辐射度学和光度学的概念,难以使学生全面地掌握和应用相关的知识,至于色度学则更少涉及,系统讲授的课程大多安排在研究生阶段,但也较少涉及相关的实验仪器和技术的讲授。从光电信息科学与工程类专业知识体系结构的角度出发,总结了多年教学科研的经验,探索了以"三度学"作为教学内容,通过配合相关测量的实验,开展了"三度学"课程建设的探索。 相似文献

We describe an optoelectronic system for simultaneously generating parallel, independent streams of random bits using spectrally separated noise signals obtained from a single optical source. Using a pair of nonoverlapping spectral filters and a fiber-coupled superluminescent LED (SLED), we produced two independent 10?Gb/s random bit streams, for a cumulative generation rate of 20?Gb/s. 片上集成光源是未来光电子系统中光源发展的主要趋势,LED光源作为片上集成光源的主要缺点是其出光效率低,二维光子晶体是提高LED出光效率的有效手段。本工作设计了C波段LED的基本结构及参数,并采用时域有限差分法计算了不同阵列不同占空比的二维光子晶体能带结构,利用禁带理论选取提高C波段LED出光效率的最优二维光子晶体结构参数,结果表明三角排列空气孔二维光子晶体晶格常数a=500 nm且占空比Rp=0.44的光子晶体结构最优。 相似文献

LED作为照明光源在现代光电仪器中得到广泛应用,光能利用效率与光学系统形式密切相关.针对将大发散角LED的光高效会聚到光纤接收端面的需求,提出了一种椭球面和聚光透镜组合光学系统设计的思路.推导了椭球面几何参数、聚光透镜高斯参数等的计算公式,讨论了此类光学系统设计必须满足的约束条件.实例验证了设计方法的可行性. 相似文献

A methodology is proposed for studying the suitability of the light emitting diode (LED) as the optical sensor of a miniature
multispectral radiometer. The optoelectronic properties of three commercially available LEDs of three different wavebands
were standardized by measuring the open-circuit voltage and short-circuit currents at different light intensities and different
wavelengths of incident radiation. A photoconductive measurement was found to be more useful for obtaining the appropriate
optical response and was suggested as the suitable mode of sensing. The sensor performances were demonstrated for both solar
