In this paper, we investigate the single event transient(SET) occurring in partially depleted silicon-on-insulator(PDSOI) metal–oxide–semiconductor(MOS) devices irradiated by pulsed laser beams. Transient signal characteristics of a 0.18-μm single MOS device, such as SET pulse width, pulse maximum, and collected charge, are measured and analyzed at wafer level. We analyze in detail the influences of supply voltage and pulse energy on the SET characteristics of the device under test(DUT). The dependences of SET characteristics on drain-induced barrier lowering(DIBL) and the parasitic bipolar junction transistor(PBJT) are also discussed. These results provide a guide for radiation-hardened deep sub-micrometer PDSOI technology for space electronics applications.  相似文献

By studying the critical phenomena in continuum-percolation of discs, we find a new approach to locate the critical point, i.e. using the inflection point of P∞ as an evaluation of the percolation threshold. The susceptibility, defined as the derivative of P∞, possesses a finite-size scaling property, where the scaling exponent is the reciprocal of v, the critical exponent of the correlation length. A possible application of this approach to the study of the critical phenomena in relativistic heavy ion collisions is discussed. The critical point for deconfinement can be extracted by the inflection point of PQGP -- the probability for the event with QGP formation. The finite-size scaling of its derivative can give the critical exponent v, which is a rare case that can provide an experimental measure of a critical exponent in heavy ion collisions.  相似文献

The rate of high energy photons produced from energetic jets during their propagation through the QGP at RHIC and LHC is studied by taking into account the contribution of jet quenching in the medium. It is shown that the jet quenching effect reduces the rate of jet-photon conversion at large transverse momemtum by about 40% at RHIC with √8= 200 AGeV, and by about 80% at LHC with √8 = 5500 AGeV.  相似文献

Taking the conservation of baryon number into account in a non-uniform flow model, the rapidity distribution of the net protons at the LHC is predicted. The transverse momentum spectra for identified hadrons at different rapidities in central Au+Au collisions at √^SNN= 200 GeV are studied in a quark combination model. The results for PT spectra of π^±, K^±, p(p^-) and for the p/π ratios in a broader PT range at midrapidity agree well with the data. The transverse momentum spectra of pions, protons and antiprotons at various rapidities y - 1, η= 2.2 and y ≈ 3.2 are calculated and compared with the data.  相似文献

A new compact accelerating structure named Hybrid RFQ is proposed to accelerate a high-intensity low-energy heavy ion beam in HISCL (High Intensive heavy ion SuperConducting Linear accelerator), which is an injector of HIAF (Heavy Ion Advanced Research Facility). It is combined by an alternative series of acceleration gaps and RFQ sections. The proposed structure has a high accelerating ability compared with a conventional RFQ and is more compact than traditional DTLs. A Hybrid RFQ is designed to accelerate 238U34+ from 0.38 MeV/u to 1.33 MeV/u. The operation frequency is described to be 81.25 MHz at CW (continuous wave) mode. The design beam current is 1.0 mA. The results of beam dynamics and RF simulation of the Hybrid RFQ show that the structure has a good performance at the energy range for ion acceleration. The emittance growth is less than 5% in both directions and the RF power is less than 150 kW. In this paper, the results of beam dynamics and RF simulation of the Hybrid RFQ are presented.  相似文献

We present a systematic analysis of two-pion interferometry for the central Au+Au collisions at √SNN=3, 5, 7, 11, 17, 27, 39, 62, 130 and 200 GeV/c with the help of a multiphase transport (AMPT) model. Emission source-size radius parameters Rlong, Rout, Rside and the chaotic parameter A are extracted and compared with the experimental data. Transverse momentum and azimuthal angle dependencies of the HBT radii are also discussed for central Au+Au collisions at 200 GeV/c. The results show that the HBT radii in central collisions do not change much above 7 GeV/c. For central collisions at 200 GeV/c, the radii decrease with the increasing of transverse momentum PT but are not sensitive to the azimuthal angle. These results provide a theoretical reference for the energy scan program of the RHIC-STAR experiment.  相似文献

The degradations in NPN silicon-germanium (SiGe) heterojunction bipolar transistors (HBTs) were fully studied in this work, by means of 25-MeV Si, 10-MeV C1, 20-MeV Br, and 10-MeV Br ion irradiation, respectively. Electrical parameters such as the base current (IB), current gain (β), neutral base recombination (NBR), and Early voltage (VA) were investigated and used to evaluate the tolerance to heavy ion irradiation. Experimental results demonstrate that device degradations are indeed radiation-source-dependent, and the larger the ion nuclear energy loss is, the more the displacement damages are, and thereby the more serious the performance degradation is. The maximum degradation was observed in the transistors irradiated by 10-MeV Br. For 20-MeV and 10-MeV Br ion irradiation, an unexpected degradation in Ic was observed and Early voltage decreased with increasing ion fluence, and NBR appeared to slow down at high ion fluence. The degradations in SiGe HBTs were mainly attributed to the displacement damages created by heavy ion irradiation in the transistors. The underlying physical mechanisms are analyzed and investigated in detail.  相似文献

We have derived a general formula for sensitivity optimization of gravimetric sensors and have used it to design a high sensitivity gravimetric sensor using unidirectional carbon fiber epoxy composite (CFEC) waveguide layer on (1 -x)Pb(Znl/3Nbz/3)O3-xPbTiO3 (PZN-xPT) single crystal substrate with the carbon fibers parallel to the xj and x2 axes, respectively. The normalized maximum sensitivity (|sfm|λ)max exhibits an increasing tendency with the decrease of (h/λ)opt and the maximum sensitivity (|sfm|λ)max increases with the elastic constant c6E6 of the piezoelectric substrate material. For the CFEC/[011]c poled PZN-7%PT single crystal sensor configuration, with the carbon fibers parallel to the xa axis at λ = 24 ktm, the maximum sensitivity |sfm|max can reach as high as 1156 cmZ/g, which is about three times that of a traditional SiO2/ST quartz structure gravimetric sensor. The better design selection is to have the carbon fibers parallel to the direction of propagation of Love wave in order to obtain the best sensitivity.  相似文献

Multiferroic properties and exchange bias(EB) in Bi1-xSrxFeO3(x = 0–0.6) ceramics synthesized by a modified Pechini method are investigated. Sr concentration dependence of structure distorting, ferroelectric properties, and dielectric properties were studied at room temperature. Appropriate Sr doping(x = 0.05–0.2) has been found to decrease the conductivity, enhance ferroelectric properties and give rise to high dielectric constant. Compared with antiferromagnetic BiFeO3 compound, BSFO-x(0 ≤ x ≤ 0.4) ceramics show weak ferromagnetism at room temperature, and their exchange bias field and vertical magnetization shift are observed and exhibit a strong dependence on the content of Sr. This observed EB effect which keeps stable in BSFO ceramics at 10 K tend to vanish at room temperature with Sr concentration over 0.4.  相似文献

The emission angle and the transverse momentum distributions of projectile fragments produced in the fragmentation of 56Fe on CHs, C and A1 targets at 471 A MeV are measured. It is found that for the same target, the average value and width of the angular distribution decrease with an increase of the projectile fragment charge; for the same projectile fragment, the average value of the distribution increases and the width of the distribution decreases with increasing the target charge number. The transverse momentum distribution of a projectile fragment can be explained by a single Gaussian distribution and the averaged transverse momentum per nucleon decreases with the increase of the charge of projectile fragment. The cumulated squared transverse momentum distribution of a projectile fragment can be explained well by a single Rayleigh distribution. The temperature parameter of the emission source of the projectile fragment, calculated from the cumulated squared transverse momentum distribution, decreases with the increase of the size of the projectile fragment.  相似文献

Sr4CaSmTi3Nb7O30ceramics are synthesized and indexed as tetragonal tungsten bronze structure. The dielectric behavior and ferroelectric nature are investigated. Three dielectric anomalies are observed. The phase transition is a displacive phase transition with some diffusive characteristics, which indicates possible compositional variations within the materials on the microscopic scale. The weak distortion disappears in cooling process for differential scanning calorimetry measurement, and the large depression of Curie–Weiss temperature T0 indicates the difficulty in forming macroferroelectric domain. The ferroelectric nature in these filled tungsten bronze niobates originates from the off-center displacement of Bsite cations, but they are primarily dominated by A-site cation occupation. Both the radius and the valence of A1-site cations play an important role on ferroelectric properties of the filled tungsten bronze compounds. Existence of spontaneous polarization with a remanent polarization of 0.16 μC/cm2 a coercive field of Ec = 11.74 kV/cm confirms the room-temperature ferroelectric nature of Sr4CaSmTi3Nb7O30 ceramics.  相似文献

Bi0.9Ba0.lFeO3 (BBFO)/La2/3Srl/3MnO3 (LSMO) heterostructures are fabricated on LaA103 (100) substrates by pulsed laser deposition. Giant remnant polarization value (~ 85 μC/cm2) and large saturated magnetization value (~ 12.4 emu/cm3) for BBFO/LSMO heterostructures are demonstrated at room temperature. Mixed ferroelectric domain structures and low leakage current are observed and in favor of enhanced ferroelectrie properties in the BBFO/LSMO het- erostructures. The magnetic field-dependent magnetization measurements reveal the enhancement in the magnetic moment and improved magnetic hysteresis loop originating from the BBFO/LSMO interface. The heterostructure is proved to be effective in enhancing the ferroelectric and ferromagnetic performances in multiferroic BFO films at room temperature.  相似文献

The atomic and electronic structures of T1 and In on Si(111) surfaces are investigated using the firstprinciples total energy calculations. Total energy optimizations show that the energetically favored structure is 1/3 ML T1 adsorbed at the T4 sites on Si(111) surfaces. The adsorption energy difference of one T1 adatom between (√3 × √3) and (1 × 1) is less than that of each In adatom. The DOS indicates that TI 6p and Si 3p electrons play a very important role in the formation of the surface states. It is concluded that the bonding of TI adatoms on Si(111) surfaces is mainly polar covalent, which is weaker than that of In on Si(111). So T1 atom is more easy to be migrated than In atom in the same external electric field and the structures of T1 on Si(111) is prone to switch between (√3 × √3) and (1 × 1).  相似文献

Physical designing of the pre-chopper in CSNS LEBT is carried out, which includes the deflecting voltage, the length and the width of the deflecting plates, and the gap between the deflecting plates. The most outstanding feature of the design is that both the gap and the width vary with the beam envelope size. So both the requried deflecting voltage and the loaded capacitance are lowered. In order to avoid destruction of the space charge neutralization by the pre-chopper in the whole LEBT, an electron-trapping electrode is arranged to confine the electrostatic field of the pre-chopper to the local area. To examine the reliability of the pre-chopping design in CSNS LEBT, a similar pre-chopping design in ADS RFQ LEBT is set up and an experiment on the pre-chopper is prepared. 3-dimensional simulations are carried out to determine the loaded capacitance and the applied voltage of the electron-trapping electrode.  相似文献

A readout electronics system used for space cosmic-ray charge measurement for multi-channel silicon detectors is introduced in this paper, including performance measurements. A 64-channel charge sensitive ASIC (VA140) from the IDEAS company is used. With its features of low power consumption, low noise, large dynamic range, and high integration, it can be used in future particle detecting experiments based on silicon detectors.  相似文献

The betatron matching of a rotationally asymmetric beam in space charge dominated low-energy beam transports (LEBTs) where solenoids are used for the transverse matching has been studied. For better understanding, the coupling elements of a beam matrix are interpreted in special forms that are products of a term defined by the Larmor rotation angle and another by the difference between the beam matrix elements in the two transverse planes. The coupling form originally derived from the rotationally symmetric field in solenoids still holds when taking into account the rotationally asymmetric space charge forces that are due to the unequal emittance in the two transverse planes. It is shown in this paper that when an LEBT mainly comprising solenoids transports a beam having unequal emittance in the two transverse planes and the linear space charge force is taken into account, the initial Twiss parameters can be modified to obtain the minimum and equal emittance at the LEBT exit. The TRACE3D calculations also prove the principle. However, when quadrupoles that are also rotationally asymmetric are involved in between solenoids, the coupling between the two transverse planes becomes more complicated and the emittance increase is usually unavoidable. A matching example using the CSNS (China Spallation Neutron Source) LEBT conditions is also presented.  相似文献

Recent progress in dye-sensitized solar cells(DSC) research is reviewed, focusing on atomic-scale investigations of the interface electronic structures and dynamical processes, including the structure of dye adsorption onto TiO2, ultrafast electron injection, hot-electron injection, multiple-exciton generation, and electron–hole recombination. Advanced experimental techniques and theoretical approaches are briefly summarized, and then progressive achievements in photovoltaic device optimization based on insights from atomic scale investigations are introduced. Finally, some challenges and opportunities for further improvement of dye solar cells are presented.  相似文献
