The bandgap effect of photonic crystals (PCs) and the effect of grating diffraction can be used to improve the extraction efficiency of light from the light-emitting diode (LED). The transmission of light at certain wavelength through periodic sub-wavelength hole arrays in metal films is extraordinary, surface plasmon (SP) effects effectively. In this letter, silver metallic photonic crystals with square lattice of cylinder unit cells are fabricated in GaN layer of GaN-based blue LED. We use the finite-difference time-domain (FDTD) method to investigate the optical transmission, the results show that the light extraction efficiency is enhanced by more than four times. Then we use the surface plasmon dispersion relation to analyze the mechanism of antireflection.  相似文献

亚波长尺度光子晶体结构可有效提升发光二极管(LED)的光提取效率(LEE),然而在制造过程中会存在缺陷或无序.利用时域有限差分法对理想方形光子晶体结构进行了优化,在此基础上对三种无序光子晶体结构进行了仿真,研究了光子晶体结构参数的无序变化对GaN基蓝光LED LEE的影响.结果表明,光子晶体空气孔位置和半径的无序变化使优化的80 nm光子晶体LED的LEE下降,而可使非优化的60nm光子晶体LED的LEE增加;当光子晶体空气孔位置和半径的无序变化量从0到士20 nm之间变化时,LEE最大会产生53.8%的浮动;光子晶体刻蚀深度的无序变化对LEE影响较小,一般可以忽略,研究结果为高性能蓝光光子晶体LED的设计制作提供了重要的理论参考.  相似文献

为了提升氮化镓(GaN)蓝光发光二极管(LED)光提取效率, 设计了双层光子晶体LED模型. 提出等效折射率近似方法, 简化求解了结构中的介质波导模式分布. 从而对模型中顶层光子晶体刻蚀深度d, 嵌入式光子晶体厚度T及其距有源层距离D等结构参数进行了优化. 同时利用时域有限差分方法对优化结果进行了验证. 相比其他仿真方法, 模式分析极大地减少了对LED建模优化的计算复杂度, 同时从理论上阐明了不同结构参数变化引起LED光提取效率改变的原因. 研究发现, 当顶层光子晶体满足d ≈ λ / nPhCs 时, 结构内大部分高阶导模尚未被截断但源区能量向低阶导模的转化被有效抑制, 光提取效率给出极大值. 嵌入式光子晶体的引入将激发覆盖层模式, 当满足100 nm≤ T ≤ 300 nm且100 nm≤ D ≤ 200 nm 时, 覆盖层模式可以从有源层获得较大能量并有效地与顶层光子晶体耦合, 极大地提升了光提取效率. 本文优化结果使得LED光提取效率提升了4倍, 对高性能GaN蓝光LED的设计制造具有重要意义.  相似文献

现有的研究表明,利用光子晶体可以有效提高发光二极管的光提取效率.由于在制造时光子晶体中可能会存在缺陷和错位,本文基于时域有限差分法对光子晶体中的缺陷和错位对发光二极管发光效率的影响进行了研究.数值仿真结果表明,光子晶体中少量缺陷或者微小错位并不会降低发光二极管的光提取效率,其中某些缺陷反而能增强光子晶体发光二极管的光提取效率.本文对其物理机理给出了详细的理论分析,并设计了一种具有缺陷的光于晶体,在未刻蚀到有源层(离有源层20 nm)的情况下,其光提取效率达到了完美光子晶体的1.6倍.通过对这种缺陷光子晶体的空间频谱分析可知,可以通过设计具有特殊空间频谱分布的光子晶体来提高发光二极管的发光效率,这对设计高光提取效率的光子晶体结构和制造高效率的发光二极管有指导意义.  相似文献

The problem of slowing down light by orders of magnitude has been extensively discussed in the literature. Such a possibility can be useful in a variety of optical and microwave applications. Many qualitatively different approaches have been explored. Here we discuss how this goal can be achieved in linear dispersive media, such as photonic crystals. The existence of slowly propagating electromagnetic waves in photonic crystals is quite obvious and well known. The main problem, though, has been how to convert the input radiation into the slow mode without losing a significant portion of the incident light energy to absorption, reflection, etc. We show that the so-called frozen mode regime offers a unique solution to the above problem. Under the frozen mode regime, the incident light enters the photonic crystal with little reflection and, subsequently, is completely converted into the frozen mode with huge amplitude and almost zero group velocity. The linearity of the above effect allows the slowing of light regardless of its intensity. An additional advantage of photonic crystals over other methods of slowing down light is that photonic crystals can preserve both time and space coherence of the input electromagnetic wave.  相似文献

We report the influence of photonic stopgaps on two-photon excited emission from highly efficient nonlinear chromophores infiltrated into high-quality photonic crystals. We have observed a sharp decrease (filter effect) in emission within the frequency range and direction of the stopgap as well as sharp enhancement of the two-photon excited emission associated with the stopgap's edge. This effect may be important for the development of low-threshold upconversion lasers.  相似文献

Refraction of light at an interface between a homogeneous dielectric and a two-dimensional photonic crystal is studied. Using the isofrequency method, various cases of refraction, including a change in the magnitude and direction of the wave vector of the incident wave, in the refractive indices of the media, and in the mutual orientation of the interface and the translation vectors of the photonic crystal, are investigated. Different types of refraction and the possibilities for realizing negative and multiwave refraction are considered.  相似文献

We present the angular-resolved intensity noise characteristics of a resonant-cavity light-emitting diode under quiet pumping conditions. Measurements by a sensitivity-enhanced lock-in amplifier detection scheme yielded a spatial anticorrelation between the intensity noise of the central and peripheral parts of the emitted far field. Proposals for possible explanations of this anticorrelation from a semiconductor emitter point of view and its consequences for applications in quantum optical imaging are discussed.  相似文献

The positive z direction relative light extraction efficiency of GaN light-emitting diodes with microstructure slab is calculated by three-dimensional finite-difference time-domain method, where the microstructure slab consists of a graphite lattice of pillars. The results show that the two-dimensional graphite-arranged pillars suppress light extraction. When there is a thick pillar in the middle of the pillars, the structure can enhance light extraction of the light-emitting diodes. The tower-like pillars, which are thin on the top of the pillars and thick on the bottom of the pillars, benefit the light extraction when the angle of the tower-like pillars is proper.  相似文献

It is emphasized that two‐dimensional photonic crystals (2D PC) have not only a great potential for the development of 2D nanophotonics in the inplane waveguided configuration, but that they may also open the way to other brilliant developments, with an extension to out‐of‐plane operation, along a 2.5D nanophotonics approach. In this 2.5D approach, a 1D–2D high index contrast lateral structuration is combined with a 1D high index contrast vertical structuration, using multilayer membrane stacks including 1D–2D photonic crystal membranes, thus resulting in so‐called 2.5D PC. As a specific illustration of recent achievements along this approach, new families of VCSEL structures are presented.  相似文献

In this work we present a structure consisting of a semiconductor sample immersed between two one-dimensional photonic crystals, designed with the aim to investigate the possibility to increase radiative lifetime in infrared photodetectors, i.e., to decrease the background radiation limit. Since we used a HgCdTe detector for the detection of CO2 laser radiation, we formed a defect in the front-side photonic crystal with the transmission peak on 10.6 μm. Our numerical calculations show that the 1-D photonic crystal structures at the front and at the back side of the semiconductor sample significantly increase the radiative lifetime in the photodetector.  相似文献

在传统光学原理框架下,高效光传输问题在集成光电子领域的发展受到了制约。人们希望从物理源头出发,提出新型原理机制或设计方法,来获得整体上的高保真光传输性能。这正好与近年兴起的拓扑光子学内涵相吻合。近年来,光子晶体和超构材料等多种电磁系统都被用于拓扑光子学的研究中,并受到了广泛关注。文章简要回顾拓扑光子学的发展历程,重点介绍能谷光子晶体的物理特性和最新研究进展,集中论述了电磁对偶能谷光子晶体的理论提出、能谷光子晶体分类与微波实验观测、硅基能谷光子晶体与光波段传输实现等方面。最后,将讨论该领域的未来,并展望其在微纳集成光子学领域的可能发展方向。  相似文献

We investigate the use of two-dimensional photonic crystal slabs to improve the directionality of output coupling from planar waveguides and distributed-feedback lasers. We present the theory underlying the operation of such structures and design criteria for emission in desired directions. As an example, we demonstrate a vertical coupler that is integrated with an organic distributed-feedback laser, use computer simulations to find its coupling constant and efficiency, and then discuss its feasibility.  相似文献

采用新型双空穴注入层N, N, N', N'-tetrakis(4-Methoxy-phenyl)benzidine/Copper phthalocyanine(MeO-TPD/CuPc)及器件结构:ITO/MeO-TPD(15 nm)/CuPc(15 nm)/ N, N'-Bis(naphthalen-1-yl)-N, N'-bis(phenyl)benzidine (NPB, 15 nm)/8-hydroxyquinoline (Alq3, 50 nm)/LiF(1 nm)/Al(120 nm), 研制出高效有机发光二极管(器件D), 与其他器件(器件A, 没有空穴注入层的器件; 器件B, MeO-TPD单空穴注入层; 器件C, CuPc单空穴注入层)相比, 其性能得到明显改善. 器件D的起亮电压降至3.2 V, 比器件A, B, C的起亮电压分别降低了2, 0.3, 0.1 V. 器件D在10 V时, 其最大亮度为23893 cd/m2, 最大功率效率为1.91 lm/W, 与器件A, B, C的最大功率效率相比, 分别提高了43% (1.34 lm/W), 22% (1.57 lm/W), 7% (1.79 lm/W). 性能改善的主要原因是由于空穴注入和传输性能得到了改善, 通过单空穴型器件的J-V 曲线对这一现象进行了分析. 关键词: 有机发光二极管 空穴注入层 功率效率 势垒  相似文献

A new structure based on a semi-circular photonic crystal is proposed to achieve asymmetric light propagation. The semi-circular photonic crystal structure proposed in this paper is a deformation of a two-dimensional conventional square photonic crystal. Through the directional bandgap of the semi-circular photonic crystal, the light from one direction can transfer to the other side, but the light from the opposite direction cannot. A high contrast ratio is obtained by designing the constitutive parameters of the photonic crystal and choosing the suitable light frequency. This structure promises a significant potential in optical integration and other areas.  相似文献

We review recent developments in three-dimensional photonic crystals. State of the art fabrication methods, such as layer-by-layer micromachining, self-assembly and various etching, lithographic and holographic techniques are discussed. We present an overview of optical studies of photonic band gap formation, such as reflectivity, transmission and time-resolved pulse propagation experiments. The fundamental issues associated with disorder and absorption are also considered. Progress towards the ultimate goal of full spontaneous emission control is reviewed. Symmetrically perturbed photonic crystal waveguide can be constructed by inserting perturbative dielectric rods into photonic crystal waveguide structure with whose rods’ radius distributed according to a certain proportion. Slow light properties in this new structure are studied by using the plane wave expansion method (PWM). In this paper, schemes of adjusting radius of perturbative dielectric rods and adjusting the dielectric constant of perturbative dielectric rods are proposed to optimize slow light properties. The result shows that the scheme for adjusting radius of perturbative rods can realize larger average slow light bandwidth and efficiently control the NDBP value of the waveguide, but it contributes little to obtain smaller group velocity. The scheme for adjusting dielectric constant of perturbative rods can realize smaller group velocity, but can only obtain smaller slow light bandwidth and cannot efficiently enlarge NDBP value of waveguide. Both optimization schemes proposed in this paper realize group velocity that is two magnitudes smaller than the vacuum speed of light meanwhile maintaining large NDBP and low GVD region. Our results provide important theoretical basis for the potential application offered by symmetrically perturbed photonic crystal in future optical networks.  相似文献

Features of the propagation and slowing down of short light pulses (duration of ~0.1–2 ps) in one-dimensional resonant photonic crystals with various types of unit cells containing several quantum wells are discussed. It is established that the use of structures with a complex unit cell makes it possible to reduce the group velocity of exciton-polaritons along with the conservation of the width of the transparency window. The calculations show the possibility of the slowing down of a light pulse by a factor of 50 as compared to a pulse propagating in vacuum. The predicted delay time of the pulse is 2 ps at a damping of only 3–5 times.  相似文献

A numerical model of a proposed InAs/InAs0.88Sb0.12 double heterostructure lightemitting diode (DH-LED) has been developed for its d.c. and transient characterization in the 3 to 5 m wavelength region. The dependence of the optical power and bandwidth on interfacial recombination and self-absorption have been studied. The active layer width has been optimized against interfacial recombination and self-absorption for maximum optical power, bandwidth and power-bandwidth products. The dependence of the power-bandwidth product of the DH-LED on the drive current for different active layer doping concentrations has also been studied. The electrical confinement in the proposed heterostructure has been estimated and its variation with the active layer thickness has been studied. The rise time of the proposed LED has been calculated by using the results of the transient analysis. On the basis of the proposed model, the device is expected to find useful applications as an optical source in future generations of fibre-optic communication systems in the 3 to 5 m wavelength region.The author is presently with the Department of Electronics Engineering, Institute of Technology, Banaras Hindu University, Varanasi-221005, India.  相似文献
