研制了一种新型结构双异质结半导体激光器,这种激光器是利用非平面衬底液相外延的特点,使电流阻挡层和四层双异质结构在腐蚀成窄台的衬底上一次外延完成生长,内条形电流通路在外延生长中自然形成.工艺特别简单,且具有良好线性输出和稳定基横模式振荡等特点.  相似文献

We have investigated the phenomenon of field-induced smectic layer instability, as monitored by synchrotron x-ray scattering. This instability means that, upon application of time-asymmetric electric fields to chiral smectics, the layer direction seems to "rotate" locally around an axis given by the direction of the applied field. For moderate values of field amplitude and asymmetry, domains with a favored layer inclination grow at the expense of unfavored ones, while larger fields and asymmetries generally lead to a chaotic flow behavior. At moderate amplitudes, we have followed the process of the horizontal layer folding (or horizontal chevron domain formation) and the smectic C* layer reorientation of ferroelectric liquid crystals by applying symmetric and asymmetric wave forms, respectively, and performing time resolved x-ray measurements. The studies unambiguously show the formation of a horizontal (in-plane, i.e., in a plane parallel to the cell substrates) chevron domain structure from a nonoriented sample by application of a symmetric electric field of sufficient amplitude. It is then demonstrated that a transition from the horizontal chevron domain structure to an in-plane uniform smectic layer direction takes place on application of asymmetric electric wave forms. Reversal of the field asymmetry reverses the inclination direction and selects the other layer normal direction as the uniform end state. The in-plane smectic layer reorientation process is followed here as it evolves, and analyzed directly by means of x-ray scattering.  相似文献

Using the largest three-dimensional particle-in-cell simulations to date, collisionless magnetic reconnection in large-scale electron-positron plasmas without a guide field is shown to involve complex interaction of tearing and kink modes. The reconnection onset is patchy and occurs at multiple sites which self-organize to form a single, large diffusion region. The diffusion region tends to elongate in the outflow direction and become unstable to secondary kinking and formation of "plasmoid-rope" structures with finite extent in the current direction. The secondary kink folds the reconnection current layer, while plasmoid ropes at times follow the folding of the current layer. The interplay between these secondary instabilities plays a key role in controlling the time-dependent reconnection rate in large-scale systems.  相似文献

A mathematical diffusion model is proposed for the isothermal liquid epitaxy which arises when a layer of molten gallium is in contact on its two sides with a substrate of gallium arsenide and aluminum. Computer calculations showed that the thickness of the variable-gap films increases with increasing temperature of the process and increasing thickness of the layer of melt, and that the Al concentration in the films increases monotonically in the direction of growth. The maximal concentration of Al in the solid solution is determined by the amount of Al brought into contact with the melt. A two-dimensional, two-temperature axisymmetric numerical model has been formulated for the flow-affected region and the boundary layer in front of high-intensity electric arc anodes. The plasma flow is laminar, steady, incompressible, and the plasma composition is found from the diffusion equation because chemical nonequilibrium is expected. Computational results are obtained for an atmospheric pressure argon arc considering two different situations: a free-burning electric arc and an arc with a constrictor tube. The solutions indicate two different anode attachments modes-a constricted and a diffuse attachment. It is found that under the conditions considered in the calculations, the gradient-induced current densities become significant at distances in the order of 1 mm from the anode surface. The thermal anode boundary layer is compressed with increasing current. The thickness of the thermal boundary layer for the constricted mode is approximately three times smaller than for the diffuse mode. A reversal of the electric field strength occurs over the entire thickness of the boundary layer in all calculated cases. A satisfactory agreement is reached between the calculated heat flux values and experimental results obtained for a 200-A free-burning electric arc  相似文献

A new diffraction grating mode has been proposed. This grating is formed by applying of a spatially periodic electric field to a polymer network stabilized uniformly aligned liquid crystal layer. Due to the electro-optic properties of the polymer network stabilized liquid crystal layer, the grating type is electrically adjustable, i.e. it presents amplitude, phase or amplitude-phase type depending on the applied voltages. Experimental results show that the number of visible diffraction orders can be adjusted easily, and even be closed at the same time. The evolution of the phase state of the water vapor condensate of the silver iodide crystal surface in an applied electric field up to 10 V/nm is studied by computer simulation. The previously found domain structure of the contact layer is stable against the external field and remains up to the complete break of the molecular film. In a strong electric field, the film condensation mode is changed by the formation of a new phase consisting of molecular nanothreads growing in the direction of the electric field lines. The transition to the new state is sharp. The presence of a phase transition is likely analogous to that accompanying the transformation of water microdrops to the superpolarized state under the action of an external electric field at stratospheric temperatures.  相似文献

依据导电介质的稳态电场理论建立了一种对增益导波型垂直腔半导体激光器注入电流矢量分析的三维解析模型. 计算研究了电流密度空间分布及其与顶面电注入环参量之间的相互关联性. 结果显示在两极之间存在一个载流子径向分布中心极大的区域. 由于激光功率与注入电流之间存在线性关系,因此,要使器件能够获得基模或中心均匀的光强输出以及尽可能低的阈值,应使激光有源层与载流子均匀分布的临界层重合. 计算结果对顶发射与底发射结构以及不同环参数下的载流子分布情况及对近场模式形成的影响进行了分析和讨论. 关键词: 垂直谐振腔激光器 注入电流 激光模式  相似文献

GaInAsP-InP double-heterostructure lasers which are the most promising optical sources for the long wavelength region have been investigated. In the crystal growth, it was found that the liquidus and solidus isotherms are affected by the orientation of InP source and substrate crystals in the liquid phase epitaxial growth of GaInAsP alloys. The unit cell of the GaInAsP epitaxial layer is tetragonally deformed due to the interface lattice misfit such that the lattice constant parallel to the wafer surface is invariant across the interfaces in the GaInAsP-InP wafers. Two kinds of stripe lasers, planar stripe and buried lasers, have been fabricated by use of GaInAsP cap layer for good p-type contact. The planar stripe lasers of 10,15 and 20 m wide stripe operated in fundamental-transverse mode with 20–30% differential external efficiencies per facet. The 15 m wide stripe laser showed good mode characteristics to operate in a fundamental-transverse mode up to the cw output power of 22 mW per facet and in a single longitudinal mode over a wide range of currents. The buried stripe laser operated in a fundamental-transverse mode with the threshold current as low as 30 mA by making the stripe width narrower than 2 (m. The laser succeeded in cw operation at 100 °C because of its low threshold current and low thermal resistance.The authors would like to thank K. Noda, N. Kuroyanagi and Y. The results of experimental studies of the influence of electric transfer on the Kirkendall effect in a Bi-Cd system and the partial lengths of contact interlayers of Bi-Cd and In-Zn systems upon contact melting are discussed. It was established that electric current passing across the melt formed upon contact melting considerably affects its rate of growth and contributes also to the velocity of the general shift of the liquid, as determined by the shift of inertial marks.  相似文献

An analytical solution for the current-voltage characteristics of a metal-semiconductor contact with a Mott barrier is derived with allowance made for the space charge of carriers in the n +-i junction. The main assumption used in solving the Poisson equation is that the bulk doping of the i layer is ignored. The dependences of the electric current on the voltage are calculated for the characteristic cases of the thermionic emission and diffusion mechanisms of charge transfer. In contrast to the classical Mott result, the inclusion of the space charge of carriers in the calculation limits the increase in the electric current at a forward bias and decreases the nonlinearity of the current-voltage characteristics.  相似文献

An efficient method of studying diffusion in metallic melts is contact fusion conducted in a nonsteady diffusion regime. The Matano-Boltzmann method, which in principle solves the problem of determining interdiffusion coefficients, is very time-consuming and has a low accuracy. Well-known theoretical methods involve assumptions which are not always justified. Here we propose a method of calculating interdiffusion coefficients, the position of the Matano surface, and the concentration profile from data on the width of the liquid layer obtained by contact fusion for a certain period of time and the compositions of the liquid at the boundary with the crystals. The IV characteristics of the sliding contact of metallic composites of grade 45 steel without a lubricant are presented. Steel-based composites are shown to increase the actual electric-contact area due to the appearance of electric discharges, which provide the main passage of an electric current with a density up to 300 A/cm2. Copper-based composites cannot initiate electric-discharge conduction because of the fracture of the contact zone material at a current density higher than 50 A/cm2. The electrical resistivity of the contact layer of metallic composites is calculated. It is found that, during friction with a high current density, the electrical resistivity of the contact layer approaches the electrical resistivity of graphite. It is experimentally shown that the actual electric-contact area can be increased by the introduction of a Pb-Sn melt into the friction zone and reaching a current density higher than 300 A/cm2 in the contact.  相似文献

We have used numerical modeling to study the effect of diffusion and fluctuations in the nonequilibrium carrier density in the active layer of injection lasers based on an InAsSb/InAsSbP heterostructure on the angular distribution of the output intensity. We show that diffusion smoothes out the nonequilibrium carrier distribution in the active layer, and the fundamental lasing mode is stable over a much broader range of stripe contact widths. At the same time, diffusional processes can lead to formation of local regions with a jump in the density of nonequilibrium charge carriers, fluctuations in which can act as a source of instability for the fundamental lasing mode. Analysis of the numerical modeling results gives qualitative agreement with experimental data on the dependence of the angular distribution of the output radiation for different stripe contact widths.  相似文献

用有限元法计算太赫兹量子级联激光器激光模式的阈值增益.结果表明:接触层厚度和掺杂浓度对阈值增益的影响远远大于波导宽度和激射波长;接触层厚度较小(大)和掺杂浓度较低(高)时,TM1(TM0)模的阈值增益较小.在此基础上,用矢量衍射理论分析岀射光束的远场特性,得到光束的远场光斑基本是椭圆;x方向的远场散射角随波导宽度或激射波长的增加分别线性减小或增加,尽管对应的接触层厚度和掺杂浓度不同,但TM0和TM1x方向的远场散射角相同;另外,还得到y方向远场散射角不受波导宽度或少受激射波长的影响.在阈值增益和光束质量方面,TM1模都优于TM0模.  相似文献

The contacts between conductors formed under relatively low pressures can be treated as quasi-planar. Melting of the material of such contacts upon the passage of electric current is used in some technological processes, but the behavior of liquid in these conditions has not been analyzed. In this study, such an estimate was obtained for specific conditions appearing under electric-pulse compacting (briquetting) of metal shavings. Analysis of derived relations shows that this estimate is valid for any quasi-2D contacts upon passage of a pulsed current of duration from microseconds to milliseconds. It is shown that the spacing between contact surfaces decreases, the liquid metal is extruded in the lateral directions, and the area of the contact and its conductivity increase. Sausage-type magnetohydrodynamic (MHD) instability and overheating instability do not evolve in these conditions because the instability wavelength is larger than the rated thickness of the molten layer; screw MHD instability can appear in slower processes.  相似文献

Equilibrium and non-equilibrium molecular dynamics simulations are applied to obtain the diffusion coefficient and electric conductivity of ions in dilute electrolytes confined in neutral cylindrical pores. The electrolyte is described with the restricted primitive model and the wall of the pore is modelled as a soft wall. The equilibrium molecular dynamics simulations show that the axial diffusion coefficient of ions decreases with increasing confinement. For a fixed pore radius the diffusion coefficient decreases with increasing number density of the ions. The current response of the system to an applied electric field is maintained at constant temperature by Gaussian isokinetic equations of motion, and at constant concentration by periodic boundary conditions with recycling of ions in the axial direction. The electric conductivity is calculated from the current density and the electric field applied for different pore sizes. In contrast to the trend in diffusivity, conductivity increases slightly in smaller pores. For a very small pore, however, conductivity is lower than the bulk, because oppositely charged ions moving in opposite directions under the electric field cannot avoid collisions with each other in a narrow channel.  相似文献

The drift–diffusion model of a Penning discharge in molecular hydrogen under pressures of about 1 Torr with regard to the external electric circuit has been proposed. A two-dimensional axially symmetric discharge geometry with a cylindrical anode and flat cathodes perpendicular to the symmetry axis has been investigated. An external magnetic field of about 0.1 T is applied in the axial direction. Using the developed drift–diffusion model, the electrodynamic structure of a Penning discharge in the pressure range of 0.5–5 Torr at a current source voltage of 200–500 V is numerically simulated. The evolution of the discharge electrodynamic structure upon pressure variations in zero magnetic field (the classical glow discharge mode) and in the axial magnetic field (Penning discharge) has been studied using numerical experiments. The theoretical predictions of the existence of an averaged electron and ion motion in a Penning discharge both in the axial and radial directions and in the azimuthal direction have been confirmed by the calculations.  相似文献

A model is presented which describes the radial distributions of the plasma density, electric potential, current density, and magnetic field in the positive column of a stationary glow discharge not in contact with the longitudinal walls of the discharge chamber. In this model, the compression of the positive column is provided by the azimuthal magnetic field created by the discharge current. The value of, the discharge current is obtained for the case where charged-particle diffusion is balanced by the actions of the radial electric field and the magnetic pinch effect. The radial distributions of plasma parameters are also calculated for the case of high-current glow discharges where charged-particle diffusion can be ignored  相似文献
