In this study, high transmittance aluminum oxynitride films were deposited by ion beam sputtering at room temperature. The nitrogen working gas was fed into the ion source and the oxygen gas fed near the sputtered target. The properties of the aluminum oxynitride films were examined by a Varian Cary-5E spectrometer, atomic force microscopy, X-ray diffraction and Fourier transform infrared spectroscope. The films show high transmittance at near UV and visible light regions. The optical constants of the films, refractive index and extinction coefficient, can be controlled by varying the oxygen partial pressure.  相似文献

 用双离子束溅射沉积氧化铪光学薄膜,并对此工艺下制备的氧化铪薄膜进行了光学性质、残余应力、结构特性以及激光损伤特性的研究。实验结果表明,用双离子束溅射沉积的氧化铪薄膜不仅结构均匀,膜层致密,无定形结构,而且具有极低的散射和吸收,均匀的非晶结构,杂质缺陷少,激光损伤阈值高。  相似文献

采用离子束溅射制备了Al F3、Gd F3单层膜及193 nm减反和高反膜系,分别使用分光光度计、原子力显微镜和应力仪研究了薄膜的光学特性、微观结构以及残余应力。在优选的沉积参数下制备出消光系数分别为1.1×10~(-4)和3.0×10~(-4)的低损耗AlF_3和GdF_3薄膜,对应的折射率分别为1.43和1.67,193 nm减反膜系的透过率为99.6%,剩余反射几乎为零,而高反膜系的反射率为99.2%,透过率为0.1%。应力测量结果表明,AlF_3薄膜表现为张应力而GdF_3薄膜具有压应力,与沉积条件相关的低生长应力是AlF_3和GdF_3薄膜残余应力较小的主要原因,采用这两种材料制备的减反及高反膜系应力均低于50 MPa。针对平面和曲率半径为240 mm的凸面元件,通过设计修正挡板,250 mm口径膜厚均匀性均优于97%。为亚纳米精度的平面元件镀制193 nm减反膜系,镀膜后RMS由0.177 nm变为0.219 nm。  相似文献

Carbon stripper foils having thicknesses in the range of 5–40 μg/cm2 have been prepared by a nitrogen ion beam sputtering method and their lifetimes have been tested in the Van de Graaff accelerator facility with 3.2 MeV, Ne+ ions. The foils of 21 μg/cm2 thickness had the longest mean lifetime of 1350.0 mC/cm2 (irradiation dose of 8.4×1018 atoms/cm2) which was 50 times longer than that of commercial foils. However, foils with other thicknesses had extremely short lifetimes similar to commercial foils. The nitrogen content of the foils of both long and short lifetimes has been determined using elastic scattering of 3 MeV α-particles.  相似文献

研究了钼舟热蒸发工艺和离子束溅射方法制备的单层LaF3薄膜的特性。首先,采用分光光度计测量了LaF3薄膜的透射率和反射率光谱,使用不同模型拟合得出薄膜的折射率和消光系数。然后,采用应力仪测量了加热和降温过程中LaF3薄膜的应力-温度曲线。最后,采用X射线衍射仪测试了薄膜的晶体结构。实验结果表明,热蒸发制备的LaF3(RH LaF3)存在折射率的不均匀性,在193 nm,其折射率和消光系数分别为1.687和5×10-4,而离子束溅射制备的LaF3(IBS LaF3)折射率和消光系数分别为1.714和9×10-4。两种薄膜表现出相反的应力状态,RH LaF3薄膜具有张应力,而IBS LaF3具有压应力,退火之后其压应力减小。热蒸发制备的MgF2/LaF3减反膜在193 nm透过率为99.4%,反射率为0.04%,离子束溅射制备的AlF3/LaF3减反膜透过率为99.2%,反射率为0.1%。  相似文献

采用离子束溅射技术交替沉积Sb-Te-Sb多层薄膜后进行高真空热处理,直接制备Sb2Te3薄膜.利用X射线衍射(XRD)仪、霍尔系数测试仪、薄膜Seebeck系数测量系统对所制备的薄膜特性进行表征.XRD测量结果显示,薄膜的主要衍射峰与Sb2Te3标准衍射峰相同,在[101]/[012]晶向取向明显,存在较多的Te杂质峰;霍尔系数测试结果表明,薄膜为p型半导体薄膜,薄膜电阻率较低,其电导率接近于金属电导率,载流子浓度量级为1023cm-3,具有良好的电学性能;Seebeck系数测量结果显示,薄膜具有良好的热电性能,在不同条件下制备的薄膜的Seebeck系数在7.8—62μV/K范围;在所制备的薄膜中,退火时间为6h、退火温度为200℃的薄膜其Seebeck系数达到最大,约为62μV/K,且电阻率最小.  相似文献

本文采用离子束溅射方法制备GdF_3薄膜,并研究其沉积速率分布特征。首先,采用膜厚仪测量得出GdF_3薄膜在行星盘平面的二维沉积速率分布图,通过拟合模型得到二维沉积速率分布公式。其次,分析了束流束压及靶材角度对沉积速率分布特征的影响。最后,以二维沉积速率分布公式为基础,通过计算机编程设计均匀性挡板,并进行膜厚均匀性实验验证。结果表明,沉积速率在水平方向上满足ECS函数分布,在竖直方向上满足标准Gauss分布,拟合公式残差为2.05×10~(-6)。改变离子源的束流和束压,沉积速率分布特征保持不变。而随着靶材角度的增大,Gauss分布的半峰宽值ω逐渐增大,峰值位置x_c逐渐增大,在θ=292°时,GdF_3薄膜的沉积速率最大。通过挡板修调实验,可将270 mm口径平面元件的膜厚均匀性调整为97.9%。  相似文献

Self-assembled Ge nanodots with areal number density up to 2.33×1010 cm-2 and aspect ratio larger than 0.12 are prepared by ion beam sputtering deposition. The dot density, a function of deposition rate and Ge coverage, is observed to be limited mainly by the transformation from two-dimensional precursors to three-dimensional islands, and to be associated with the adatom behaviors of attachment and detachment from the islands. An unusual increasing temperature dependence of nanodot density is also revealed when a high ion energy is employed in sputtering deposition, and is shown to be related to the breaking down of the superstrained wetting layer. This result is attributed to the interaction between energetic atoms and the growth surface, which mediates the island nucleation.  相似文献

采用离子束溅射技术制备了单层和双层Ge量子点, 通过原子力显微镜对比了不同Si隔离层厚度和不同掩埋量子点密度情况下表层量子点的尺寸和形貌差异, 系统研究了掩埋Ge量子点产生的应变对表层量子点的浸润层及形核的影响, 并用埋置应变模型对其进行解释. 实验结果表明, 覆盖Ge量子点的Si隔离层中分布着的应变场, 导致表层量子点浸润层厚度的降低, 从而增大点的体积; 应变强度随隔离层厚度的减小而增加, 造成表层量子点形状和尺寸的变化; 此外, 应变还调控了表层量子点的空间分布. 关键词: Ge量子点 埋层应变 离子束溅射  相似文献

采用离子束溅射技术,通过改变Ge的沉积量,在n型Si(100)衬底上自组装生长了一系列Ge量子点样品. 利用AFM和Raman光谱对样品表面形貌和结构进行表征,系统地研究了Ge量子点形貌、密度、尺寸大小以及Ge的结晶性和量子点中组分等随Ge沉积量的演变规律. 结果表明:Ge层从二维薄层向三维岛过渡过程中,没有观察到传统的由金字塔形向圆顶形量子点过渡,而是直接呈圆顶形生长;且随着Ge沉积量的增加,量子点密度先增大后减小,Ge的结晶性增强同时Ge/Si互混加剧,量子点中Si的组分增加. 关键词: 离子束溅射 量子点 表面形貌 Raman光谱  相似文献

Vibrational (infrared and Raman) spectroscopy has been used to characterize SiOxNy and SiOx films prepared by magnetron sputtering on steel and silicon substrates. Interference bands in the infrared reflectivity measurements provided the film thickness and the dielectric function of the films. Vibrational modes bands were obtained both from infrared and Raman spectra providing useful information on the bonding structure and the microstructure (formation of nano-voids in some coatings) for these amorphous (or nanocrystalline) coatings. X-ray photoelectron spectroscopy (XPS) and scanning electron microscopy (SEM) analysis have also been carried out to determine the composition and texture of the films, and to correlate these data with the vibrational spectroscopy studies. The angular dependence of the reflectivity spectra provides the dispersion of vibrational and interference polaritons modes, what allows to separate these two types of bands especially in the frequency regions where overlaps/resonances occurred. Finally the attenuated total reflection Fourier transform infrared measurements have been also carried out demonstrating the feasibility and high sensitivity of the technique. Comparison of the spectra of the SiOxNy films prepared in various conditions demonstrates how films can be prepared from pure silicon oxide to silicon oxynitride with reduced oxygen content.  相似文献

研究了离子束溅射(IBS)制备的Nb2O5薄膜的光学特性、应力、薄膜微结构等特性,系统地分析了辅助离子源的离子束能量和离子束流对薄膜特性的影响.结果显示,在辅助离子源不同参数情况下,折射率在波长550 nm处为2.310—2.276,应力值为-281—-152 MPa.在合适的工艺参数下,消光系数可小于10-4,薄膜具有很好的表面平整度.与用离子辅助沉积(IAD)制备的薄膜相比,IBS制备的薄膜具有更好的光学特性和薄膜微结构. 关键词: 2O5薄膜')" href="#">Nb2O5薄膜 离子束溅射 光学特性 应力  相似文献

采用离子束溅射沉积法,在单晶Si基片上制备了不同厚度(1—100nm)的Co纳米薄膜.利用原子力显微镜、X射线光电子能谱(XPS)仪和X射线衍射仪对不同厚度的Co纳米薄膜进行了分析和研究.结果表明:当薄膜厚度为1—10nm时,沉积颗粒形态随薄膜厚度增加将由二维生长的细长胞状过渡到多个颗粒聚集成的球状.当膜厚大于10nm时,小颗粒球聚集成大颗粒球,颗粒球呈现三维生长状态.表面粗糙度随膜厚的增加呈现先增加后减小的趋势,在膜厚为3nm时出现极值.XPS全程宽扫描和窄扫描显示:薄膜表面的元素成分为Co,化学态分别 关键词: 离子束沉积 纳米薄膜 X射线光电子能谱 X射线衍射  相似文献

FTIR and variable angle spectroscopic ellipsometer in conjunction with computer simulation were employed to investigate the electron beam evaporated SiOxNy thin films. FTIR showed a large absorption band located between 600 and 1250 cm−1, which indicates that Si-O and Si-N bands are overlap in SiOxNy films. A three layers model was used to fit the calculated data to the experimental ellipsometric spectra. The main layer was described by Cauchy model while the interface layer and the surface layer were described using Tauc-Lorenz oscillator and Bruggeman effective medium approximation, respectively. The thickness, the refractive index and the extinction coefficient were accurately determined. The refractive index at 630 nm was found to increase from 1.74 to 1.85 with increasing the film thickness from 191.6 to 502.2 nm. The absorption coefficient was calculated from the obtained extinction coefficient values and it has been used to calculate the Tauc and Urbach energies.  相似文献

在不同的沉积温度下采用离子束溅射技术,在Si基底上生长得到分布密度高、尺寸单模分布的圆顶形Ge量子点.研究发现:随沉积温度的升高Ge量子点的分布密度增大,尺寸减小,当沉积温度升高到750 ℃时,溅射沉积15个单原子层厚的Ge原子层,生长得到高度和底宽分别为14.5和52.7 nm的Ge量子点,其分布密度高达1.68×1010 cm-2;Ge量子点的形貌、尺寸和分布密度随沉积温度的演变规律与热平衡状态下气相凝聚的量子点不同,具有稳定形状特征和尺寸分布的Ge量子点是 关键词: Ge量子点 离子束溅射沉积 表面原子行为 混晶界面  相似文献

利用电化学腐蚀方法制备了n型有序多孔硅, 并以此为基底用直流磁控溅射法在其表面溅射不同厚度的氧化钨薄膜. 利用X射线和扫描电子显微镜表征了材料的成分和结构, 结果表明, 多孔硅的孔呈柱形有序分布, 溅射10 min的WO3薄膜是多晶结构, 比较松散地覆盖在整个多孔硅的表面. 分别测试了多孔硅和多孔硅基氧化钨在室温条件下对二氧化氮的气敏性能, 结果表明, 相对于多孔硅, 多孔硅基氧化钨薄膜对二氧化氮的气敏性能显著提高. 对多孔硅基氧化钨复合结构的气敏机理分析认为, 多孔硅和氧化钨薄膜复合形成的异质结对良好的气敏性能起到主要作用, 氧化钨薄膜表面出现了反型层引起了气敏响应时电阻的异常变化. 关键词: 有序多孔硅 氧化钨薄膜 二氧化氮 室温气敏性能  相似文献

Thin films of silicon oxynitride have largely replaced pure silicon oxide films as gate and tunnel oxide films in modern technology due to their superior properties in terms of efficiency as boron barrier, resistance to electrical stress and high dielectric strength. A single chamber system for plasma enhanced chemical vapor deposition was employed to deposit different films of SiOxNyHz with 0.85 < x < 1.91. All films were previously characterized by Rutherford back-scattering and infrared spectroscopy to determine the stoichiometry and the presence of various bonding configurations of constituent atoms. We used X-ray reflectivity to determine the electron density profile across the depth, and we showed that the top layer is densified. Moreover, grazing incidence small-angle X-ray scattering was used to study inhomogeneities (clustering) in the films, and it is shown that plate-like inhomogeneities exist in the top and sphere-like particles at the bottom part of the film. Their shape and size depend on the stoichiometry of the films.  相似文献
