The binding energy and wavefunctions of the 1s, 1p, 1d and 1f energy states of a spherical quantum dot (QD) with parabolic potential were calculated by using a method which is a combination of the quantum genetic algorithm (QGA) and the Hartree–Fock–Roothaan (HFR) approach. In addition, the linear and the third-order nonlinear optical absorption coefficients based on optical transitions in QDs with and without impurity were calculated. The results show that the parabolic potential has a great effect not only on the binding energies and but also on the optical absorption coefficients. Moreover, the calculated results also reveal that the linear and nonlinear optical absorption coefficients are strongly affected by the existence of impurity and the incident optical intensity.  相似文献

The laser field dependence of the linear and nonlinear intersubband optical absorption in different graded quantum wells (GQWs) is investigated in the effective mass approximation. Results obtained show that the position and the magnitude of the linear and total absorption coefficients depend on the laser parameter and the shape of GQW. The resonant peak of total absorption coefficient can be bleached at sufficiently high incident optical intensities. Such a dependence of the exciting optical intensity on the external field strengths in different GQWs can be very useful for several potential device applications. It should point out that by applying the laser field we can obtain a blue shift or a red shift in the intersubband optical transitions.  相似文献

The linear and nonlinear intersubband optical absorptions in AlxlGa1-xlAs/GaAs/Alxr Ga1-xrAs asymmetric rectangular quantum well are studied within the framework of the density matrix formalism. We have calculated the electron energy levels and the envelope wave functions using the effective mass approach. In addition, we have obtained an expression for saturation intensity. It is shown that the parameters such as asymmetry and width of potential well not only shift the peak positions in absorption spectrum but also considerably modify their height. These results suggest that the absorption process can be easily controlled by the structure parameters of an asymmetric rectangular quantum well. Also, the incident optical intensity has a great effect on the total absorption spectrum. We have seen that the absorption peak is reduced by half when the optical intensity is approximately 0.8 MW/cm2 for well width L=90 ? and β=0.5. Moreover, it is seen that the saturation intensity is quite sensitive to the structure parameters of an asymmetric rectangular quantum well. Thus, the results presented here can be useful for electro-optical modulators and photodetectors in the infrared region.  相似文献

Optical absorption in GaAs parabolic quantum well in the presence of hydrogenic impurity is considered. The absorption coefficient associated with the transitions between the upper valence subband and donor ground state is calculated. The impurity ground state wave function and energy are obtained using the variational method. Dependence of the absorption spectra on impurity position in quantum well was investigated. It is shown, that along with quantum well width decrease the absorption threshold shifts to higher frequencies. Results obtained within frames of parabolic approximation are compared with results for rectangular infinite-barrier quantum well case. The acceptor state → conduction band transitions considered as well.  相似文献

We make an extensive investigation of linear, third-order nonlinear, and total optical absorption coefficients (ACs) of impurity doped quantum dots (QDs) in presence and absence of noise. The noise invoked in the present study is a Gaussian white noise. The quantum dot is doped with repulsive Gaussian impurity. Noise has been introduced to the system additively and multiplicatively. A perpendicular magnetic field acts as a source of confinement and a static external electric field has been applied. The AC profiles have been studied as a function of incident photon energy when several important parameters such as optical intensity, electric field strength, magnetic field strength, confinement energy, dopant location, relaxation time, Al concentration, dopant potential, and noise strength take on different values. In addition, the role of mode of application of noise (additive/multiplicative) on the AC profiles has also been analyzed meticulously. The AC profiles often consist of a number of interesting observations such as one photon resonance enhancement, shift of AC peak position, variation of AC peak intensity, and bleaching of AC peak. However, presence of noise alters the features of AC profiles and leads to some interesting manifestations. Multiplicative noise brings about more complexity in the AC profiles than its additive counterpart. The observations indeed illuminate several useful aspects in the study of linear and nonlinear optical properties of doped QD systems, specially in presence of noise. The findings are expected to be quite relevant from a technological perspective.  相似文献

In the present theoretical study, the linear and third-order nonlinear optical absorption coefficients have been calculated in GaAs/Ga1−x Al x As inverse parabolic quantum wells (single and double) subjected to an external electric field. Our calculations are based on the potential morphing method in the effective mass approximation. The systematic theoretical investigation contains results with all possible combinations of the involved parameters, as quantum well width, quantum barrier width, Al concentration at each well center and magnitude of the external electric field. Our results indicate that in most cases investigated, the increase of the electric field blue-shifts the peak positions of the total absorption coefficient. In all cases studied it became apparent that the incident optical intensity considerably affects the total absorption coefficient.  相似文献

In this study, both the intersubband optical absorption coefficients and the refractive index changes as dependent on the magnetic field are calculated in square and graded quantum wells. Our results show that the position and the magnitude of the linear and total absorption coefficients and refractive index changes depend on the magnetic field strength and the shape of potential. The optical properties of the asymmetric double semi-parabolic quantum wells (DSPQWs) are investigated numerically for typical GaAs/AlxGa1−xAs. Optical properties are obtained using the compact density matrix approach. In this work, effects of the structure parameters such as the barrier width and the well widths on the optical properties of the asymmetric DSPQWs are investigated. The results show that the linear and nonlinear optical properties of asymmetric DSPQW are non-monotonic functions of these structure parameters. The behavior of the refractive index changes of asymmetric DSPQW with the variation of the barrier width is different substantially with that of symmetric DSPQW. Results reveal that the resonant peak values of the total absorption coefficient of asymmetric DSPQW is usually greater than that of symmetric DSPQW. Our calculations also show that the total absorption coefficient of asymmetric DSPQW is larger than that of asymmetric double square quantum well.  相似文献

In this study, the changes in the refractive index and intersubband optical absorption coefficients in symmetric double semi-V-shaped quantum wells are investigated theoretically. The energy levels and the envelope wave functions of an electron confined in finite potential double semi-V-shaped quantum wells are calculated within the effective-mass approximation framework. The analytical expressions of the refractive index and intersubband optical absorption coefficients are obtained using the compact density matrix approach. The effects of the incident optical intensity and structure parameters, such as the barrier width, confinement potential and the well width, on the optical properties of the double semi-V-shaped quantum wells are investigated. The numerical results show that both the incident optical intensity and structure paremeters have a great effect on the optical characteristics of these structures.  相似文献

In this paper, a formula for accurate calculation of the absorption coefficient of optical material is deduced by the relationship of its transmissivity, refractive index and absorption coefficient. Because the values of transmissivity and refractive index of the optical material with a higher accuracy can be determined by the instruments or obtained directly from the references, the calculated results of the absorption coefficients with a higher accuracy is certified. The absorption coefficients of some optical materials are calculated with it, and the results are discussed.  相似文献

The optical absorption coefficients considering electron-phonon interaction in asymmetrical quantum wells are theoretically studied. The result shows that the optical absorption coefficients depend strongly on the parameters of quantum well. Interestingly, the theoretical values of the optical absorption coefficients obviously increase with considering the electron-phonon interaction.  相似文献

The linear and the third-order nonlinear optical absorptions in the asymmetric double triangular quantum wells (DTQWs) are investigated theoretically. The dependence of the optical absorption on the right-well width of the DTQWs is studied, and the influence of the applied electric field on the optical absorption is also taken into account. The analytical expressions of the linear and the nonlinear optical absorption coefficients are obtained by using the compact density-matrix approach and the iterative method. The numerical calculations are presented for the typical GaAs/AlxGa1?xAs asymmetric DTQWs. The results show that the linear as well as the nonlinear optical absorption coefficients are not a monotonous function of the right-well width, but have complex relationships with it. Moreover, the calculated results also reveal that applying an electric field to the DTQWs with a thinner right-well can enhance the linear optical absorption but has no prominent influence on the nonlinear optical absorption. In addition, the total optical absorption is strongly dependent on the incident optical intensity.  相似文献

In this work, the effects of the barrier width, the well width and the incident optical intensity on the optical properties of the symmetric double semi-parabolic quantum wells are investigated. The analytical expressions of optical properties are obtained by using the compact density-matrix approach. In this regard, the linear, nonlinear and total intersubband absorption coefficients and refractive index changes are investigated as a function of right-well width (Lw2) of asymmetric double quantum well. Our results show that the total absorption coefficients and refractive index changes shift toward higher energies as the right-well width decreases. The subband structure and optical properties of a cylindrical quantum well wire under intense non-resonant laser field are investigated by taking into account the correct dressing effect for the confinement potential. The energy levels and wave functions are calculated within the effective mass- approximation using a finite element method. It is found that the absorption coefficient and the saturation intensity are strongly affected by the laser amplitude and frequency as well as by the incident light polarization. As a key result, a large anisotropy in the linear and nonlinear optical absorptions for very intense laser field is predicted. These effects can be useful for the design of polarization sensitive devices.  相似文献

The binding energy of an off-center hydrogenic donor impurity in weakly oblate Ellipsoidal Quantum Dot (EQD), using the expansion method within the framework of effective mass approximation in strong confinement, is investigated. In this regard, the binding energies of different states of GaAs structures, as functions of the donor position and ellipticity parameter, are calculated. The results show that variations of binding energies are proportional to the ellipticity constant, the dot dimension and the location of impurity.  相似文献

In this paper, the effect of hydrostatic pressure on the intersubband optical absorption and the refractive index changes in a GaAs/Ga1−xAlxAs ridge quantum wire are studied. We use analytical expressions for the linear and third-order nonlinear intersubband absorption coefficients and refractive index changes obtained by the compact-density matrix formalism. The linear, third-order nonlinear, and total intersubband absorption coefficients and refractive index changes are investigated at different pressures as a function of photon energy with known values of width wire (bb), the incident optical intensity (II), and the angle θθ. According to the results obtained from the present work, we have found that the pressure plays an important role in the intersubband optical absorption coefficients and refractive index changes in a V-groove quantum wire.  相似文献
