The linear and the third-order nonlinear optical absorptions in the asymmetric double triangular quantum wells (DTQWs) are investigated theoretically. The dependence of the optical absorption on the right-well width of the DTQWs is studied, and the influence of the applied electric field on the optical absorption is also taken into account. The analytical expressions of the linear and the nonlinear optical absorption coefficients are obtained by using the compact density-matrix approach and the iterative method. The numerical calculations are presented for the typical GaAs/AlxGa1?xAs asymmetric DTQWs. The results show that the linear as well as the nonlinear optical absorption coefficients are not a monotonous function of the right-well width, but have complex relationships with it. Moreover, the calculated results also reveal that applying an electric field to the DTQWs with a thinner right-well can enhance the linear optical absorption but has no prominent influence on the nonlinear optical absorption. In addition, the total optical absorption is strongly dependent on the incident optical intensity.  相似文献

The nonlinear optical rectification (OR) in the asymmetric double triangular quantum wells (DTQWs) is investigated theoretically. The dependence of OR on the right-well width of the DTQWs is studied, and the influence of the applied electric field on OR is also taken into account. The analytical expression of the OR susceptibility is analyzed by using the compact density-matrix approach and the iterative method and the numerical calculations are presented for the typical GaAs/AlxGa1-xAs asymmetric DTQWs. The results show that the OR susceptibility obtained in this coupled system can reach the magnitude of 10-3 m/V, 2-3 orders of magnitude higher than that in single quantum systems. Moreover, the OR susceptibility is not a monotonic function of the width of the right well, but has complex relationship with it. The calculated results also reveal that an applied electric field has a great influence on the OR susceptibility. Applying an appropriate electric field to a quasi-symmetric or symmetric DTQW can result in a larger OR susceptibility as compared with that obtained in an optimal asymmetric DTQW without electric field.  相似文献

The optical rectification (OR) in the asymmetric coupled quantum wells (ACQWs) is calculated theoretically. The dependence of the OR on the width of the right-well and the barrier is studied. The analytical expression of the optical rectification coefficient is obtained by using the compact density-matrix approach and the iterative method, and the numerical calculations are presented for a typical GaAs/AlxGa1 − xAs ACQW. The results obtained show that the OR efficient can reach the magnitude of 10−4 m/V in this ACQW system, which is 1-2 orders higher than that in single quantum systems. Moreover, the OR coefficient is strongly dependent on the widths of the barrier and the right-well of the ACQWs. An appropriate choice for the width of the barrier and the right-well of the ACQWs can induce a larger OR coefficient.  相似文献

The optical properties of the asymmetric double semi-parabolic quantum wells (DSPQWs) are investigated numerically for typical GaAs/AlxGa1−xAs. Optical properties are obtained using the compact density matrix approach. In this work, effects of the structure parameters such as the barrier width and the well widths on the optical properties of the asymmetric DSPQWs are investigated. The results show that the linear and nonlinear optical properties of asymmetric DSPQW are non-monotonic functions of these structure parameters. The behavior of the refractive index changes of asymmetric DSPQW with the variation of the barrier width is different substantially with that of symmetric DSPQW. Results reveal that the resonant peak values of the total absorption coefficient of asymmetric DSPQW is usually greater than that of symmetric DSPQW. Our calculations also show that the total absorption coefficient of asymmetric DSPQW is larger than that of asymmetric double square quantum well.  相似文献

In the present theoretical study, the linear and third-order nonlinear optical absorption coefficients have been calculated in GaAs/Ga1−x Al x As inverse parabolic quantum wells (single and double) subjected to an external electric field. Our calculations are based on the potential morphing method in the effective mass approximation. The systematic theoretical investigation contains results with all possible combinations of the involved parameters, as quantum well width, quantum barrier width, Al concentration at each well center and magnitude of the external electric field. Our results indicate that in most cases investigated, the increase of the electric field blue-shifts the peak positions of the total absorption coefficient. In all cases studied it became apparent that the incident optical intensity considerably affects the total absorption coefficient.  相似文献

In this work, the effects of the electric field on the optical properties of the symmetric and asymmetric double semi-parabolic quantum wells (DSPQWs) are investigated numerically for typical GaAs/AlxGa1−xAs. Optical properties are obtained using the compact density matrix approach. Our calculations for the asymmetric DSPQW show that the resonant peak values of the total refractive index change and total optical absorption coefficient are maximum for a certain value of the applied electric field, due to the anti-crossing effect. However, for the symmetric DSPQW, the resonant peak values of these optical properties decrease monotonically with increasing the applied electric field. Also, our results indicate that a larger value of the optical rectification coefficient of the symmetric DSPQW can be induced by applying a small electric field.  相似文献

Double quantum well heterostructures are quite important for the exploration of correlated electron states in two-dimensional systems. By using the variational procedure, within the effective-mass and parabolic-band approximations, the effects of both electric field and hydrostatic pressure on the shallow-donor-impurity related polarizability and photoionization cross-section in GaAs–Ga1−xAlxAs double asymmetric quantum wells are presented. The electric field is considered to be applied along the growth direction. It is found that the impurity binding energy and polarizability can be tuned by means of an applied external electric field or hydrostatic pressure in asymmetric double quantum wells, a behavior which could be used in the design and construction of semiconductor devices. The photoionization cross-section magnitude increases as the pressure and applied electric field are increased, except beyond the ΓX crossover in the barrier material, where a decrease of the photoionization cross-section is expected due the smaller confinement of the impurity wave function.  相似文献

The second-harmonic generation (SHG) coefficient for cubical quantum dots (CQDs) with the applied electric field is theoretically investigated. Using the compact density-matrix approach and the iterative method, we get the analytical expression of the SHG coefficient. And the numerical calculations for the typical GaAs/AlAs CQDs are presented. The results show that the SHG coefficient can reach the magnitude of 10−5 m/V, about two orders higher than that in spherical quantum dot system. More importantly, the SHG coefficient is not a monotonic function of the length L of CQDs as well as the applied field F. If we select suitable values of F and L, we will get a higher value of the SHG coefficient. In addition, the relaxation rate also affects the SHG coefficient obviously.  相似文献

The linear and the third-order nonlinear optical absorption coefficients and refractive index changes in a modulation-doped asymmetric double quantum well are studied theoretically. The electron energy levels and the envelope wave functions in this structure are calculated by the Schrödinger and Poisson equations self-consistently in the effective mass approximation. The analytical expressions of optical properties are obtained by using the compact density-matrix approach. In this regard, the linear, nonlinear and total intersubband absorption coefficients and refractive index changes are investigated as a function of right-well width (Lw2) of asymmetric double quantum well. Our results show that the total absorption coefficients and refractive index changes shift toward higher energies as the right-well width decreases. In addition, the total optical absorption coefficients and refractive index changes is strongly dependent on the incident optical intensity.  相似文献

The intersubband optical absorption in symmetric and asymmetric, single and coupled, double GaAs/ Ga1 − xAlxAs quantum wells is calculated. The results have been obtained in the presence of a uniform electric field as a function of the potential symmetry, size of the quantum well, and coupling parameter of the wells. In coupled double quantum wells we obtain a large Stark effect that can be used to fabricate tuneable photodetectors. We show that the effect of an applied electric field on the intersubband optical absorption is similar to changes in the dimensions of the structure. This behaviour in the intersubband optical absorption for different wells and barrier geometries can be used to study these systems in regions of interest, without the need for the growth of many different samples.  相似文献

The energy spectra and dispersion relations of carriers in the presence of an electric field applied along the growth direction in ZnO/MgxZn1−xO multiple quantum wells (MQW) are calculated using the asymptotic transfer method (ATM) on the basis of the quasistationary state approximation. The energy spectra of the carriers induce some quasi-bound levels under electric fields. The dispersion relations for the energy of the ground state and lower excitation states still have parabolic shapes for both the electrons and the heavy holes in the presence of a moderate electric field. Our results also reveal that the number of energy levels increases with increasing number of ZnO quantum wells and that the energies increase with both increasing Mg composition x and electric field strength.  相似文献

The binding energy of the exciton in the symmetric and asymmetric GaAs/Ga1  xAlxAs quantum wells is calculated with the use of a variational approach. Results have been obtained as a function of the potential symmetry, and the size of the quantum well in the presence of an arbitrary magnetic field. The applied magnetic field is taken to be parallel to the axis of growth of the quantum well structure. The role of the asymmetric barriers, magnetic field, and well width in the excitonic binding is discussed as the tunability parameters of the GaAs/Ga1  xAlxAs system.  相似文献

The theoretical study of the combined effects of electric and magnetic fields and hydrostatic pressure on the nonlinear optical absorption and rectification is presented for electrons confined within an asymmetrical GaAs?Ga1-x Alx As double quantum well. The effective mass, parabolic band, and envelope function approaches are used as tools for the investigation. The electric field is taken to be oriented along the growth direction of the heterostructure and the magnetic field is applied parallel to the interfaces of the quantum wells. The pressure-induced mixing between the two lowest conduction bands is considered both in the low and high pressure regimes. According to the results obtained it can be concluded that the nonlinear optical absorption and rectification coefficients depend in a non-trivial way on some internal and external parameters such as the size of the quantum wells, the direction of applied electric field, the magnitude of hydrostatic pressure, the stoichiometry of the wells and barriers, and the intensity of the applied magnetic field.  相似文献

Energy eigenvalues and eigenfunctions of an electron confined in finite potential double quantum wells are calculated by numerical methods from Schrödinger equation. Optical properties are obtained using the compact density matrix approach. In this work, the effects of the barrier width, the well width and the incident optical intensity on the optical properties of the symmetric double semi-parabolic quantum wells are investigated. Our results show that not only optical incident intensity but also structure parameters such as the barrier and the well width really affect the optical characteristics of these structures.  相似文献

Laser effects on the electronic states in GaAs/ Ga1−xAlxAs V-shaped and inverse V-shaped quantum wells under a static electric field are studied using the transfer matrix method. The dependence of the donor binding energy on the laser field strength and the density of states associated with the impurity is also calculated. It is demonstrated that in inverse V-shaped quantum wells under electric fields, with an asymmetric distribution of the electron density, the position of the binding energy maximum versus the impurity location in the structure can be adjusted by the intensity of the laser field. This effect could be used to tune the electronic levels in quantum wells operating under electric and laser fields without modifying the physical size of the structures.  相似文献

Electronic parameters of a two-dimensional electron gas (2DEG) in modulation-doped highly strained InxGa1−xAs/InyAl1−yAs coupled double quantum wells were investigated by performing Shubnikov-de Haas (S-dH), Van der Pauw Hall-effect, and cyclotron resonance measurements. The S-dH measurements and the fast Fourier transformation results for the S-dH at 1.5 K indicated the electron occupation of two subbands in the quantum well. The electron effective masses of the 2DEG were determined from the cyclotron resonance measurements, and satisfied qualitatively the nonparabolicity effects in the quantum wells. The electronic subband structures were calculated by using a self-consistent method.  相似文献

Recent experimental investigations revealed that the biaxial stress in thin InGaN layers grown on thick GaN layer induces a large piezoelectric field along [0001] orientation that causes red-shift in optical transitions and reduction in oscillator strengths because of spatial separation of the electron and hole wave functions. In this Letter based on theoretical modeling we determined the well width z-dependent effect on red-shifted quantum-confined Stark effect (QCSE) in GaN/InxGa1 − xN (x=0.13) strained quantum well structures. Analyses are based on the solution of Schrödinger equation in a finite well including the internal piezoelectric electric field (F) due to the strained polarization as the perturbation potential. Our theoretical results show: (1) the red-shift in optical transition has a quadratic well-width form as it is for infinite wells (Davies, 1998) [1], (2) assuming the model based on a carrier effective mass dependence on the width of quantum wells, m(z), fits the experimental data (Takeuchi et al., 1997) [2] much more accurate compare to the model with constant effective mass, m.  相似文献

We present a simplified theoretical formulation of the Fowler-Nordheim field emission (FNFE) under magnetic quantization and also in quantum wires of optoelectronic materials on the basis of a newly formulated electron dispersion law in the presence of strong electric field within the framework of k.p formalism taking InAs, InSb, GaAs, Hg1−xCdxTe and In1−xGax AsyP1−y lattice matched to InP as examples. The FNFE exhibits oscillations with inverse quantizing magnetic field and electron concentration due to SdH effect and increases with increasing electric field. For quantum wires the FNFE increases with increasing film thickness due to the existence van-Hove singularity and the magnitude of the quantum jumps are not of same height indicating the signature of the band structure of the material concerned. The appearance of the humps of the respective curves is due to the redistribution of the electrons among the quantized energy levels when the quantum numbers corresponding to the highest occupied level changes from one fixed value to the others. Although the field current varies in various manners with all the variables in all the limiting cases as evident from all the curves, the rates of variations are totally band-structure dependent. Under certain limiting conditions, all the results as derived in this paper get transformed in to well known Fowler-Nordheim formula.  相似文献
