能量为200keV的Ag离子,以1×1016,5×1016,1×1017 cm-2的剂量分别注入到非晶SiO2玻璃,光学吸收谱显示:注入剂量为1×1016 cm-2的样品的光吸收谱为洛伦兹曲线,与Mie理论模拟的曲线形状一致;注入剂量较大的5×1016,1×1017 cm-2的谱线共振吸收增强,峰位红移并出现伴峰. 透射电镜观察分析表明,注入剂量不同的样品中形成的纳米颗粒的大小、形状、分布都不同,注入剂量较大的还会产生明显的表面溅射效应,这些因素都会影响共振吸收的峰形、峰位和峰强. 当注入剂量达到1×1017 cm-2时,Ag纳米颗粒内部可能还形成了杂质团簇. 关键词: 离子注入 纳米颗粒 共振吸收 红移  相似文献

利用透射电子显微镜(TEM)详细分析了不同剂量的质子辐照纯铝薄膜样品的微观结构, 质子的能量E=160 keV.实验表明,质子辐照能够在Al薄膜中诱发空位位错圈,在实验范围内,位错密度随辐照剂量的增加而增加;质子辐照在1×1011—4×1011/mm2范围内随辐照剂量的增加,位错圈数量密度以及位错圈尺寸都随之增加.在较高剂量6×1011/mm2辐照下,位错圈数量密度减小,但其尺寸显著 关键词: 质子辐照 空位簇缺陷 位错圈 微观结构  相似文献

采用离子注入法制备了钴离子掺杂的金红石相TiO2样品;离子注入能量、注量分别为40 keV(1×1016cm-2),80 keV(5×1015,1×1016,5×1016,1×1017cm-2),120 keV(1×1016cm-2). 通过XRD,XPS和UV-Vis等手段对掺杂前后样品的结构和光学性能进行了表征,分析了掺杂元素在金红石TiO2中的存在形式. XRD测试表明随着注入能量的增加晶体的损伤程度增加. UV-Vis测试表明掺杂后所有样品在可见光区的吸收增强; 并且随着注量的增加,注量为5×1015cm-2到5×1016cm-2范围内注入样品的光学带隙逐渐变小. 关键词: 钴 二氧化钛 离子注入 掺杂  相似文献

为了评估电荷耦合器件(CCD)在空间科学探测以及航天卫星成像等空间辐射环境中应用的可靠性,揭示了CCD转换增益以及线性饱和输出等重要性能参数的退化机制及其实验规律。辐照实验在质子回旋加速器上进行,质子能量为60 MeV和100 MeV,质子注量分别为1×1010 cm-2、5×1010 cm-2和1×1011 cm-2。将CCD的主要性能参数在两个不同能量质子辐照后进行比较,实验结果表明,CCD的性能参数对质子辐照产生的电离损伤和位移损伤非常敏感,辐照后转换增益和线性饱和输出明显下降,且暗信号尖峰和暗电流明显增大。此外,分析了质子辐照CCD诱发的电离损伤和位移损伤,给出了CCD性能参数退化与质子辐照能量和注量的变化关系曲线。  相似文献

本文采用椭圆偏振光谱法研究了剂量为1×1016—3×1012cm-2的As+注入硅,及其在700℃退火后的光学性质。得出:当As+注入剂量增大到某一程度后,便呈非晶特性。低于临界剂量的样品,其n-λ,ε2-λ关系曲线随剂量的增大而往下方移动,呈有规律变化;退火后,在大于4000?波段,n-λ与ε2-λ曲线基本恢复到单晶硅状态。但在小于4000?的紫外区却未完全恢复,注入剂量越大,偏离单晶硅就越大。并指出,紫外光区是离子注入硅的信息敏感区;用有效质量模型计算出注入剂量与损伤度的关系。计算结果与实验符合得较好。 关键词:  相似文献

4H-SiC晶体经能量为100 keV,剂量为3×1016 cm-2的氦离子高温(500 K)注入后,再在773—1273 K温度范围内进行了退火处理,最后使用纳米压痕仪测量了样品注入面的硬度.测试结果表明,在500—1273 K温度范围内样品的硬度随退火温度升高呈现先增大后减小再增大的趋势,其中773 K退火样品的硬度增大明显.分析认为,退火样品的硬度变化是由退火过程中缺陷复合与氦泡生长导致样品内部的Si—C键密度、键长和键角改变引起的. 关键词: SiC 注入 氦泡 纳米压痕  相似文献

在蓝宝石衬底上通过金属有机物化学气相沉积(metal-organic chemical vapor deposition,MOCVD)方法外延生长的GaN薄膜具有良好的结晶品质,χmin达到2.00%. 结合卢瑟福背散射/沟道(Rutherford backscattering/channeling,RBS/C)和高分辨X射线衍射(high-resolution X-ray diffraction,HXRD)的实验测量,研究了不同剂量和不同角度Mg+注入GaN所造成的辐射损伤. 实验结果表明,随注入剂量的增大,晶体的辐射损伤也增大,注入剂量在1×1015atom/cm2以下,χmin小于4.78%,1×1016atom/cm2是Mg+注入GaN的剂量阈值,超过这个阈值,结晶品质急剧变差,χmin达到29.5%;随机注入比沟道注入的辐射损伤大,且在一定范围内随注入角度的增大,损伤也增大,在4×1015atom/cm2剂量下偏离〈0001〉沟道0°,4°,6°,9°时的χmin(%)分别为6.28,8.46,10.06,10.85;经过700℃/10min+1050℃/20s两步退火和1000℃/30s高温快速退火后,晶体的辐射损伤都有一定程度的恢复,而且1000℃/30s高温快速退火的效果更好,晶体的辐射损伤可以得到更好的恢复. 关键词: GaN 卢瑟福被散射/沟道 高分辨X射线衍射 辐射损伤  相似文献

Germanium ions were implanted into SiO2 films which were thermally grown on crystalline Si at an energy of 60 keV and with doses of 1×1015 and 1×1016 cm-2.Under an ultraviolet excitation of ~5.0 eV,the implanted f ilms annealed at various temperatures exhibit intense violet luminescence with a peak at 396 nm.It is ascribed to the T1→S0 transition in GeO,which was formed during implantation and annealing process.  相似文献

The channeling and blocking effect of electrons and positrons emitted in nuclear decay allows the lattice site location of radioactive impurities implanted into single crystals at small concentrations (ppm) and low implantation fluences (1012/cm2). We applied this emission channeling technique to the localization of 112mIn and 111mCd after implantation into si-GaP single crystals at different temperatures. After implantation at low temperature and subsequent annealing an increase of the fraction of substitutional probe atoms and a recovery of the local lattice structure between 300 and 500 K were observed. GaP tends to anneal at higher temperatures than GaAs (200–350 K), but compared to GaAs the channeling effects observed in GaP are more pronounced, indicating a more complete recovery of implantation defects.  相似文献

Ion-beam and low-energy positron-beam techniques have been used to study damage and implanted ion distributions and their annealing behavior in semi-insulating GaAs after the room temperature implantation of 3 × 1015−1 × 1017 60 keV H+ cm-2. The redistribution of the implanted H during annealing was observed to be connected to the migration of implantation-induced defect-complexes. A huge increase in the displaced atom concentration in the region of the H concentration was observed after annealings. A monovacancy overlayer, dissociation of H-vacancy complexes, and formation of stable vacancy-H agglomerates were observed in the different parts of the slowing-down region of the implanted H.  相似文献

本文引入与浓度和厚度有关的kNL待定参数, 在J-O理论基础上, 对Er3+/Yb3+掺杂的LiNbO3和LiTaO3单晶衬底上 的多晶水热外延样品进行了基于吸收光谱的拟合计算. LiNbO32=2.34× 10-20 cm2, Ω4=0.77× 10-20 cm2, Ω6=0.31×10-20 cm2, kNL=4.32× 10-2 mol·m-2. LiTaO32=1.68×10-20 cm2, Ω4=0.84×10-20 cm2, Ω6=0.45×10-20 cm2, kNL=9.17×10-3 mol· m-2. 该方法可尝试推广到粉体或胶体等难以直接获得浓度和厚度数据的体系. 经上转换发光测试及光谱参数计分析认为Er3+/Yb3+离子的掺杂浓度比为1:1的情况下, 样品呈现绿色上转换发光光谱; 可尝试以降低基质声子能量的方法提高4I13/2能级 对2H11/24S3/2能级的量子剪裁效率.  相似文献

Zirconium tritiated(ZrT_x) is an alternative target material for deuteron–triton(D-T) reaction neutron generator. The isotopic replacement and microstructure evolution induced by hydrogen isotope implantation could significantly affect the performance of the target film. In this work, the zirconium deuteride film deposited on Mo/Si substrate was implanted by 150 ke V protons with fluence from 1×10~(16) to 1×10~(18) protons/cm~2. After implantation, the depth profiles of retained hydrogen(H) and deuterium(D) in these target films were analyzed by elastic recoil detection analysis(ERDA), and time of flight-secondary ion mass spectrometry(To F-SIMS). Additionally, the microstructure evolution was also observed by x-ray diffraction(XRD) and scanning electron microscope(SEM). The D concentration in the Zr Dx film decreased versus the proton implantation fluence. An analytical model was proposed to describe the hydrogen isotopic trapping and exchange as functions of incident protons fluence. Additionally, the XRD analysis revealed that no new phase was formed after proton implantation. Furthermore, circular flakings were observed on the ZrD_x surface from SEM images at fluence up to 1×10~(18) protons/cm~2, and this surface morphology was considered to associate with the hydrogen atoms congregation in Mo/Si boundary.  相似文献

Silicon nanocrystals have been synthesized in SiO2 matrix using Si ion implantation. Si ions were implanted into 300-nm-thick SiO2 films grown on crystalline Si at energies of 30–55 keV, and with doses of 5×1015, 3×1016, and 1×1017 cm−2. Implanted samples were subsequently annealed in an N2 ambient at 500–1100°C during various periods. Photoluminescence spectra for the sample implanted with 1×1017 cm−2 at 55 keV show that red luminescence (750 nm) related to Si-nanocrystals clearly increases with annealing temperature and time in intensity, and that weak orange luminescence (600 nm) is observed after annealing at low temperatures of 500°C and 800°C. The luminescence around 600 nm becomes very intense when a thin SiO2 sample is implanted at a substrate temperature of 400°C with an energy of 30 keV and a low dose of 5×1015 cm−2. It vanishes after annealing at 800°C for 30 min. We conclude that this luminescence observed around 600 nm is caused by some radiative defects formed in Si-implanted SiO2.  相似文献

Aluminium films with various thickness between 700 nm and 1μm were deposited on Si (100) substrates, and 400 keV N2+ ions with doses ranging from 4.3×1017 to 1.8×1018 N/cm2 were implanted into the alu-minium films on silicon, Rutherford Backscattering (RBS) and channeling, secondary ion mass spectroscopy (SIMS), Fourier transform infrared spectra (FTIR), X-ray diffraction (XRD), transmission electron microscopy (TEM) and spreading resistance probes (SRP) were used to characterize the synthesized aluminium nitride. The experiments showed that when the implantation dose was higher than a critical dose Nc, a buried stoichiometric AlN layer with high resistance was formed, while no apparent AlN XRD peaks in the as-implanted samples were observed; however, there was a strong AlN(100) diffraction peak appearing after annealing at 500 ℃ for 1h. The computer program, Implantation of Reactive Ions into Silicon (IRIS), has been modified and used to simulate the formation of the buried AlN layer as N2+ is implanted into aluminium. We find a good agreement between experimental measurements and IRIS simulation.  相似文献

Multiple energy ion implantation facilities have been used to prepare essentially box-shaped dopant profiles in GaAs with plateau concentrations between 2 x 1016 and 8 x 1017 cm-3. The implanted species was 28Si+. The ion energies ranged between 40 and 400 keV. The depletion depth correction applied to the carrier and mobility profiles in the plateaux did not affect the data values but only their depth scale. Thus, in these regions the measured data (without any feed-back correction) were used to study the electrical properties of the implanted layers. Doping efficiencies between 65% and 81% and carrier mobilities in the range 3000 to 6000 cm2 V-1s-1 were measured. Activation thresholds in the range 1015 to 1016 cm-3 were estimated.  相似文献
