In this paper, the effects of hydrostatic pressure, temperature and intense laser field on the linear and nonlinear optical processes in the conduction band of a square quantum well are numerically investigated in the effective mass approximation. The analytical expressions of optical properties are obtained by using the compact density-matrix approach. The numerical results are presented for typical square GaAs/AlxGa1?xAs single quantum well system. The nonlinear optical absorption and refractive index changes depending on the hydrostatic pressure and intense laser field are investigated for two different temperature values. The results show that the intense laser field, the hydrostatic pressure and the temperature have a significant effect on the optical characteristics of these structures.  相似文献

Based on the effective-mass approximation within a variational scheme, binding energy and self-polarization of hydrogenic impurity confined in a finite confining potential square quantum well wire, under the action of external electric field and hydrostatic pressure, are investigated. The binding energy and self-polarization are computed as functions of the well width, impurity position, electric field, and hydrostatic pressure. Our results show that the external electric field and hydrostatic pressure as well as the well width and impurity position have a great influence on the binding energy and self-polarization.  相似文献

The effects of hydrostatic pressure and size quantization on the binding energies of a hydrogen-like donor impurity in cylindrical GaAs quantum dot (QD) with Morse confining potential are studied using the variational method and effective-mass approximation. In the cylindrical QD, the effect of hydrostatic pressure on the binding energy of electron has been investigated and it has been found that the application of the hydrostatic pressure leads to the blue shift. The dependence of the absorption edge on geometrical parameters of cylindrical QD is obtained. Selection rules are revealed for transitions between levels with different quantum numbers. It is shown that for the radial quantum number, transitions are allowed between the levels with the same quantum numbers, and any transitions between different levels are allowed for the principal quantum number.  相似文献

Within the framework of the effective-mass approximation, we have calculated the combined effects of hydrostatic pressure, temperature and applied electric field on an exciton confined in a typical GaAs/Ga0.7Al0.3As quantum dot. Several inputs of the confinement potential, hydrostatic pressure, temperature, and applied electric field have been considered. Our findings suggest that (1) the effect of the confinement strength is dominant over the electric field effect, (2) the oscillator strength is an increasing function of the hydrostatic pressure, (3) the absorption coefficients and energy difference depend strongly on the hydrostatic pressure but weakly on the temperature, (4) the absorption coefficients with considering excitonic effects are stronger than those without considering excitonic effects and the absorption peak will move to the right side induced by the electron-hole interaction, (5) the applied electric field may effect either the size or the position of absorption peaks of excitons.  相似文献

We consider the effects of electric and magnetic fields as well as of hydrostatic pressure on the donor binding energy in InAs Pöschl-Teller quantum rings. The ground state energy and the electron wave function are calculated within the effective mass and parabolic band approximations, using the variational method. The binding energy dependencies on the electric field strength and the hydrostatic pressure are reported for different values of quantum ring size and shape, the parameters of the Pöschl-Teller confining potential, and the magnetic field induction. The results show that the binding energy is an increasing or decreasing function of the electric field, depending on the chosen parameters of the confining potential. Also, we have observed that the binding energy is an increasing/decreasing function of hydrostatic pressure/magnetic field induction. Likewise, the impurity binding energy behaves as an increasing/decreasing function of the inner/outer radii of the quantum ring nanostructure.  相似文献

Influence of the electric field and hydrostatic pressure on the electronic states in a Pöschl-Teller quantum well is studied. In the framework of variational method the dependences of the ground state energy on the electric field and hydrostatic pressure are calculated for different values of the potential parameters and the temperature. It is shown that the increase in the electric field leads to the increase in the ground state energy, while the increase in the well width leads to the strengthening of the electric field effect. The ground state energy decreases with increasing pressure and increases with increasing temperature.  相似文献

考虑界面处导带弯曲,流体静压力以及有效质量随量子点位置的依赖性,采用变分法以及简化相干势近似,研究了无限高势垒GaN/Ga1-xAlxN球形量子点中杂质态的界面效应,计算了杂质态结合能随量子点尺寸、电子面密度以及压力的变化关系。结果表明,结合能随压力的增大呈线性增加的趋势,有效质量位置的依赖性以及导带弯曲对结合能有不容忽视的影响。  相似文献

Using the perturbation method and the effective-mass approximation, we studied the combined effects of hydrostatic pressure and temperature on Raman scattering in a disc-shaped quantum dot with a parabolic potential in the presence of an electric field. The differential cross-section involved in this process is calculated. Numerical calculations on a typical GaAs quantum dot are performed. The results show that not only the impurity but also the temperature and the hydrostatic pressure have an influence on the differential cross-section of the system.  相似文献

We have investigated the simultaneous effects of the hydrostatic pressure and electric field on the ground subband level and on normalized binding energy of an on-center donor in asymmetrical GaAs/AlGaAs quantum wells within the effective-mass approximation and a variational approach. We found that the well size at which the impurity energy changes from positive to negative value (turning point) strongly depends on the asymmetry and hydrostatic pressure. As a key result, we suggest that the study of the normalized binding energy for various values of the electric field in direct and inverse polarization regimes can be used to feel the quantum well asymmetry and to unambiguously find out the effective pressure acting on a given heterostructure.  相似文献

This work is concerned with the theoretical study of the combined effects of applied electric field and hydrostatic pressure on the binding energy and impurity polarizability of a donor impurity in laterally coupled double InAs/GaAs quantum-well wires. calculations have been made in the effective mass and parabolic band approximations and using a variational method. The results are reported for different configurations of wire and barriers widths, impurity position, and electric field and hydrostatic pressure strengths. Our results show that for symmetrical structures the binding energy is an even function of the impurity position along the growth direction of the structure. Also, we found that for hydrostatic pressure strength up to 38 kbar, the binding energy increases linearly with hydrostatic pressure, while for larger values of hydrostatic pressure the binding energy has a nonlinear behavior. Finally, we found that the hydrostatic pressure can increase the coupling between the two parallel quantum well wires.  相似文献

Within the framework of effective-mass approximation, we have calculated theoretically the effects of hydrostatic pressure and doping concentration on subband structure and optical transitions in modulation-doped GaAs/AlxGa1−xAs quantum well for different well widths. The electronic structure of modulation-doped quantum well under the hydrostatic pressure is determined by solving the Schrödinger and Poisson equations self-consistently. The results obtained show that intersubband transitions and the subband energy levels in the modulation-doped quantum well can be significantly modified and controlled by the well width, donor concentration and hydrostatic pressure.  相似文献

The combined effects of an in-growth direction applied electric field and hydrostatic pressure on the exciton binding energy and photoluminescence energy transitions are reported in this work for triple vertically coupled quantum dots. The calculations have been carried out within the effective mass approximation, and using a variational procedure. The results show that the exciton binding energy and the photoluminescence energy transitions are functions of external probes like the hydrostatic pressure and the applied electric field.  相似文献

The work is devoted to present a theoretical study of the influences of external probes, such as applied electric field and hydrostatic pressure, on the electron and hole states in a Pöschl–Teller quantum well. The calculations have been done in the framework of the variational method. The dependence of the ground state energy of an electron and/or hole confined in the quantum well has been obtained as a function of the applied electric field and hydrostatic pressure. Different values of the asymmetry parameters of the Pöschl–Teller potential as well as temperature have been considered. It is shown that as a result of the increase in the electric field there is an augment of the ground state energy, and also that by increasing the quantum well width the effects of applied electric field are strengthened. It is obtained from the calculations that the ground state energy is a decreasing (increasing) function of the hydrostatic pressure (temperature). It is found that in the high pressure regime the energy grows with pressure, which is a previously unknown result. In the case of holes, the energy is always an increasing function both of the pressure and the temperature. Besides, the behavior of the photoluminescence peak energies associated to transitions between the ground states of electrons and heavy holes in the system is also reported.  相似文献

The hydrostatic pressure (P) influence of the degenerate energy states inside an inverse parabolic quantum dot (IPQD), with and without an external magnetic field, was performed within the frame of the effective mass approximation. Our theoretical results showed that the effect of relatively high pressure clearly appeared to induce a crossing between the excited states in the strong confinement region. But in the weak confinement region, such crossing disappeared and, in addition, the excited states got reordered. In the presence of an external magnetic field the hydrostatic pressure modified the crossing points of the degenerate states. We investigated the electron-heavy hole transition energy. It displayed a blue shift with increasing the pressure values and the magnetic field strength. But it showed an adhesive red shift by increasing the IPQD size.  相似文献

The theoretical study of the combined effects of electric and magnetic fields and hydrostatic pressure on the nonlinear optical absorption and rectification is presented for electrons confined within an asymmetrical GaAs?Ga1-x Alx As double quantum well. The effective mass, parabolic band, and envelope function approaches are used as tools for the investigation. The electric field is taken to be oriented along the growth direction of the heterostructure and the magnetic field is applied parallel to the interfaces of the quantum wells. The pressure-induced mixing between the two lowest conduction bands is considered both in the low and high pressure regimes. According to the results obtained it can be concluded that the nonlinear optical absorption and rectification coefficients depend in a non-trivial way on some internal and external parameters such as the size of the quantum wells, the direction of applied electric field, the magnitude of hydrostatic pressure, the stoichiometry of the wells and barriers, and the intensity of the applied magnetic field.  相似文献

Using the effective mass and parabolic band approximations and a variational procedure we have calculated the combined effects of intense laser radiation, hydrostatic pressure, and applied electric field on shallow-donor impurity confined in cylindrical-shaped single and double GaAs-Ga1−xAlxAs QD. Several impurity positions and inputs of the heterostructure dimensions, hydrostatic pressure, and applied electric field have been considered. The laser effects have been introduced by a perturbative scheme in which the Coulomb and the barrier potentials are modified to obtain dressed potentials. Our findings suggest that (1) for on-center impurities in single QD the binding energy is a decreasing function of the dressing parameter and for small dot dimensions of the structures (lengths and radius) the binding energy is more sensitive to the dressing parameter, (2) the binding energy is an increasing/decreasing function of the hydrostatic pressure/applied electric field, (3) the effects of the intense laser field and applied electric field on the binding energy are dominant over the hydrostatic pressure effects, (4) in vertically coupled QD the binding energy for donor impurity located in the barrier region is smaller than for impurities in the well regions and can be strongly modified by the laser radiation, and finally (5) in asymmetrical double QD heterostructures the binding energy as a function of the impurity positions follows a similar behavior to the observed for the amplitude of probability of the noncorrelated electron wave function.  相似文献

The effect of conduction band nonparabolicity on the linear and nonlinear optical properties such as absorption coefficients, and changes in the refractive index are calculated in the Al0.3Ga0.7As/GaAs heterostructure-based symmetric rectangular quantum well under applied hydrostatic pressure and electric field. The electron envelope functions and energies are calculated in the effective mass equation including the conduction band nonparabolicity. The linear and nonlinear optical properties have been calculated in the density matrix formalism with two-level approximation. The conduction band nonparabolicity shifts the positions of the optical properties and decreases their strength compared to those without this correction. Both the optical properties are enhanced with the applied hydrostatic pressure. While the absorption coefficients are bleached under the combined effect of high pressure and electric field, the bleaching effect is reduced when nonparabolicity is included.  相似文献

Based on the effective-mass approximation, the hydrostatic pressure effects on exciton states in InAs/GaAs self-assembled quantum dots (QDs) are studied by means of a variational method. Numerical results show that the exciton binding energy has a minimum with increasing dot height for any hydrostatic pressure. The interband emission energy increases when the hydrostatic pressure increases. In particular, we find that hydrostatic pressure has a remarkable effect on exciton states for small QD size. Our results are in agreement with experiment measurements.  相似文献

In this study, the effects of hydrostatic pressure on the linear and nonlinear intersubband transitions and the refractive index changes in the conduction band of different quantum well shapes are theoretically calculated within framework of the effective mass approximation. Results obtained show that intersubband properties and the energy levels in different QWs can be modified and controlled by the hydrostatic pressure. The modulation of the absorption coefficients and the refractive index changes which can be suitable for good performance optical modulators and various infrared optical device applications can be easily obtained by tuning the hydrostatic pressure strength.  相似文献

考虑外加磁场、压力及屏蔽效应,利用变分方法数值计算GaN/AlxGa1-xN无限深量子阱系统中的杂质态结合能。给出结合能随磁场和阱宽的变化关系,同时讨论了有无屏蔽时的区别。结果表明:在磁场和压力作用下,结合能随阱宽的增大而减小;阱宽和压力一定时,结合能随磁场的增大而增大。屏蔽效应使得有效库仑吸引作用减弱而导致杂质态结合能显著下降。屏蔽效应对结合能的影响随压力增大而增强,随磁场强度增大而减弱。  相似文献
