We present a variational calculation for the ground state of the double donor in a spherical GaAs–Ga1–x Al x As quantum dot. The binding energies for the ionized and neutral centres are calculated for several barrier height values as a function of the radius of the dot. Compared with a square well structure, there is a stronger confinement and a larger binding energy for the double donors in a spherical quantum dot.  相似文献

A system of an electron with a hydrogenic impurity confined in a two-dimensional anisotropic quantum dot has been investigated. We report a calculation for the binding energy of a donor impurity. The important feature of a donor impurity in a two-dimensional anisotropic quantum dot is obtained via an analysis of the binding energy. The photoionization cross section associated with intersubband transitions has been calculated. The results are presented as a function of the incident photon energy. The results show that the photoionization cross section of a donor impurity in a two-dimensional anisotropic quantum dot is strongly affected by the degree of anisotropy and the size of the quantum dot.  相似文献

A wavefunction is proposed for calculating the ground-state energy of a screened donor in a spherical quantum dot under a parabolic potential by a variational method. The donor is taken to be at the center of the quantum dot. Results are presented for four values of the screening parameter by the proposed wavefunction as well as for the hydrogenic donor case by a wavefunction used by Xiao et al.. To assess the accuracy of the results, ‘exact’ energies are also obtained by numerical integration of the Schrödinger equation. It is shown that the proposed wavefunction gives very good results in all cases including the hydrogenic donor case.  相似文献

Using an exact analytical method, we obtain the ground state and the excited states wave functions as well as the corresponding eigenvalues of a spherical quantum dot in the presence of a confining potential which is a combination of linear, Coulomb and quadratic terms. Next, we investigate the quantum dot energy as the potential coefficients are changed. Our study reveals that considering such a confining potential leads to results which are in good agreement with experimental results.  相似文献

A investigation of the linear and nonlinear optical properties of an exciton in a spherical parabolic quantum dot has been performed by using the matrix diagonalization method. The optical absorption coefficients between the ground state (L=0,π=+1) and the first excited state (L=1,π=-1) have been examined based on the computed energies and wave functions. The results are presented as a function of the incident photon energy for the different values of the incident optical intensity and the confinement strength. We found the optical absorption coefficient is strongly affected by the incident optical intensity and the confinement strength.  相似文献

The effect of uniform electric and magnetic fields on binding energy and photoionization cross-section of an off-axis hydrogen-like donor impurity in a QWW, approximated by a cylindrical well of finite depth, is investigated within the framework of variational approach. The dependencies of the binding energy and photoionization cross-section on electric field strength, magnetic field induction, wire radius and impurity position are obtained. The cases when the polarization vector of incident radiation is parallel and perpendicular to the wire axis are both discussed.  相似文献

A variational formalism for the calculation of the binding energies of hydrogenic donors in a parabolic diluted magnetic semiconductor quantum dot is discussed. Results are obtained for Cd Mn Te/Cd Mn Te structures as a function of the dot radius in the presence of external magnetic and electric fields applied along the growth axis. The donor binding energies are computed for different field strengths and for different dot radii. While the variation of impurity binding energy with dot radii and electric field are as expected, the polarizability values enhance in a magnetic field. However, for certain values of dot radii and in intense magnetic fields the polarizability variation is anomalous. This variation of polarizability is different from non- magnetic quantum well structures. Spin polaronic shifts are estimated using a mean field theory. The results show that the spin polaronic shift increases with magnetic field and decreases as the electric field and dot radius increase.  相似文献

In this study, we have calculated the linear, nonlinear and total refractive index changes and absorption coefficients for the transitions 1s–1p, 1p–1d and 1d–1f in a spherical quantum dot with parabolic potential. Quantum Genetic Algorithm (QGA) and Hartree–Fock–Roothaan (HFR) method have been employed to calculate the wavefuctions and energy eigenvalues. The results show that impurity, dot radius, stoichiometric ratio, incident optical intensity and carrier density of the system have important effects on the optical refractive index changes and absorption coefficients. Also, we find that as the transitions between orbitals with big l value move to lower energy region in case with parabolic potential, in case without parabolic potential these transitions move to higher energy region.  相似文献

The energy levels of an off-center hydrogenic donor confined by a spherical Gaussian potential have been calculated as a function of the potential radius for different donor position by exact diagonalization method. The results have clearly demonstrated the so-called quantum size effect. The effects of hydrostatic pressure and size quantization on the binding energies of a hydrogen-like donor impurity in cylindrical GaAs quantum dot (QD) with Morse confining potential are studied using the variational method and effective-mass approximation. In the cylindrical QD, the effect of hydrostatic pressure on the binding energy of electron has been investigated and it has been found that the application of the hydrostatic pressure leads to the blue shift. The dependence of the absorption edge on geometrical parameters of cylindrical QD is obtained. Selection rules are revealed for transitions between levels with different quantum numbers. It is shown that for the radial quantum number, transitions are allowed between the levels with the same quantum numbers, and any transitions between different levels are allowed for the principal quantum number.  相似文献

We demonstrate here that the dipole-allowed optical absorption spectrum of a parabolic quantum dot subjected to an external magnetic field reflects the interelectron interaction effects when the spin-orbit (SO) interaction is also taken into account. We have investigated the energy spectra and the dipole-allowed transition energies for up to four interacting electrons parabolically confined, and have uncovered several novel effects in those spectra that are solely due to the SO interaction.  相似文献

The binding energies of a hydrogenic donor in a GaAs spherical quantum dot in the Ga1−xAlxAs matrix are presented assuming parabolic confinement. Effects of hydrostatic pressure and electric field are discussed on the results obtained using a variational method. Effects of the spatial variation of the dielectric screening and the effective mass mismatch are also investigated. Our results show that (i) the ionization energy decreases with dot size, with the screening function giving uniformly larger values for dots which are less than about 25 nm, (ii) the hydrostatic pressure increases the donor ionization energy such that the variation is larger for a smaller dot, and (iii) the ionization energy decreases in an electric field. All the calculations have been carried out with finite barriers and good agreement is obtained with the results available in the literature in limiting cases.  相似文献

This paper reports that the ground-state energy of polaron was obtained with strong electron-LO-phonon coupling by using a variational method of the Pekar type in a parabolic quantum dot. Quantum transition is occurred in the quantum system due to the electron-phonon interaction and the influence of temperature. That is the polaron transit from the ground-state to the first-excited state after absorbing a LO-phonon and it causes the change of the polaron lifetime. Numerical calculations are performed and the results illustrate that the ground-state lifetime of the polaron will increase with increasing the ground-state energy of polaron and decrease with increasing the electron-LO-phonon coupling strength, the confinement length of the quantum dot and the temperature.  相似文献

The binding energy of the ground state of a hydrogenic off-center donor in a spherical quantum dot under a parabolic potential is calculated by a variational method within the effective-mass approximation. The parabolic potential is assumed to be a spherically symmetric potential. The location effects of a hydrogenic donor under a parabolic potential on the binding energy of the ground state are studied. It is found that in the case of an on-center donor, the parabolic potential tends to enhance the strength of the Coulomb interaction and the binding energy of the ground state, and in the case of an off-center donor, the effect of the parabolic potential on the binding energy of the ground state is somewhat complicated.  相似文献

In this paper, we studied the effects of an electric field on a hydrogenic impurity confined in a spherical parabolic quantum dot using nondegenerate and degenerate perturbation methods. The binding energies of the ground and three low-excited states are calculated as a function of the confinement strength and as a function of the intensity of an applied electric field. Moreover, we computed the oscillator strength and the second-order nonlinear optical rectification coefficient based on the computed energies and wave functions. The results show that the electric and optical properties of hydrogenic impurity states are strongly affected by the confinement strength and the applied electric field.  相似文献

This paper calculates the time evolution of the quantum mechanical state of an electron by using variational method of Pekar type on the condition of electric--LO-phonon strong coupling in a parabolic quantum dot. It obtains the eigenenergies of the ground state and the first-excited state, the eigenfunctions of the ground state and the first-excited state This system in a quantum dot may be employed as a two-level quantum system qubit. The superposition state electron density oscillates in the quantum dot with a period when the electron is in the superposition state of the ground and the first-excited state. It studies the influence of the electric field on the eigenenergies of the ground state, the first-excited state and the period of oscillation at the different electron--LO-phonon coupling constant and the different confinement length.  相似文献

Binding energies and diamagnetic susceptibility of an impurity in a spherical GaAs quantum dot under the simultaneous influence of static pressure, temperature and laser radiation are investigated. Pressure- and temperature-dependent dressed potential which is produced by the combined effects of laser radiation and impurity considerably change the energy spectrum and diamagnetic susceptibility of the system. It is shown that binding energies and diamagnetic susceptibility increase with increasing pressure. Moreover, laser radiation effects on the diamagnetic susceptibility are not significant in comparison with its effects on the binding energy.  相似文献
