Bi4Ti3O12 (BiT), Bi3.25La0.75Ti3O12 (BLT), Bi4−x/3Ti3−xNbxO12 (BTN) and Bi3.25−x/3La0.75Ti3−xNbxO12 (BLTN) thin films have been prepared by pulsed laser deposition. BTN and BLTN films exhibit a maximum in the remanent polarization Pr at a Nb content x=0.018. At this Nb content, the BLTN film has a Pr value (25 μC/cm2) that is much higher than that of BiT and a coercive field similar to that of BiT. The polarization of this BLTN film is fatigue-free up to 109 switching cycles. The high fatigue resistance is mainly due to the substitution of Bi3+ ions by La3+ ions at the A site and the enhanced Pr arises largely from the replacement of Ti4+ ions by Nb5+ ions at the B site. The mechanisms behind the effects of the substitution at the two sites are discussed.  相似文献

Praseodymium doped Bi4Ti3O12 (BIT) ceramics with composition Bi2.9Pr0.9Ti3O12 (BPT) were prepared by solid state reaction. These samples have polycrystalline Bi-layered perovskite structure without preferred orientation, and consist of well-developed plate-like grains with random orientation. Pr doping into BIT causes a large shift of the Curie temperature (TC) of the BIT from 675 to 398 °C. At an electric field of 87 kV/cm, the remanent polarization and the coercive field of the BPT ceramics are 30 μC/cm2 and 52 kV/cm, respectively. Furthermore, the dielectric permittivity and the dissipation factor of the BPT ceramics are 300 and 0.003 at 1 MHz, 1 V, and room temperature. Ferroelectric properties of the BPT ceramics are superior to V-doped Bi4Ti3O12 (∼20 μC/cm2 and 80 kV/cm) and (Sr, Ta)-doped Bi4Ti3O12 (∼12 μC/cm2 and 71 kV/cm) ceramics. In addition, the dense ceramics of praseodymium-doped B4Ti3O12 were obtained by sintering at 1100 °C, about 100-200 °C lower than those of the SrBi2Ta2O9 system.  相似文献

A chemical spray pyrolysis technique for deposition of p-type Mg-doped CuCrO2 transparent oxide semiconductor thin films using metaloorganic precursors is described. As-deposited films contain mixed spinel CuCr2O4 and delafossite CuCrO2 structural phases. Reduction in spinel CuCr2O4 fraction and formation of highly crystalline films with single phase delafossite CuCrO2 structure is realized by annealing at temperatures ?700 °C in argon. A mechanism of synthesis of CuCrO2 films involving precursor decomposition, oxidation and reaction between constituent oxides in the spray deposition process is presented. Post-annealed CuCr0.93Mg0.07O2 thin films show high (?80%) visible transmittance and sharp absorption at band gap energy with direct and indirect optical band gaps 3.11 and 2.58 eV, respectively. Lower (∼450 °C) substrate temperature formed films are amorphous and yield lower direct (2.96 eV) and indirect (2.23 eV) band gaps after crystallization. Electrical conductivity of CuCr0.93 Mg0.07O2 thin films ranged 0.6-1 S cm−1 and hole concentration ∼2×1019 cm−3 determined from Seebeck analysis. Temperature dependence of conductivity exhibit activation energies ∼0.11 eV in 300-470 K and ∼0.23 eV in ?470 K region ascribed to activated conduction and grain boundary trap assisted conduction, respectively. Heterojunction diodes of the structure Au/n-(ZnO)/p-(CuCr0.93Mg0.07O2)/SnO2 (TCO) were fabricated which show potential for transparent wide band gap junction device.  相似文献

Neodymium-substituted bismuth titanate (Bi3.25Nd0.75Ti3O12, BNT0.75) ceramics was prepared by chemical co-precipitation along with calcinations. The lattice instability has been investigated by variable-temperature Raman scattering and X-ray diffraction. The results showed that there was an orthorhombic to pseudo-tetragonal phase transition at about 695 K, in terms of the evolution of temperature dependence of Raman scattering frequencies. Some changes at about 695 K in the XRD lines, the lattice parameters (a, b, and c) as well as the orthorhombic distortion b/a have been detected in the high temperature X-ray diffraction, which confirmed the conclusion that the BNT0.75 ceramics undergoes a ferroelectric to paraelectric phase transition at about 695 K.  相似文献

We report the enhancement of ferroelectric properties in vanadium-doped Bi4Ti3O12 (BIT) thin films prepared by rf magnetron sputtering method for MFM and MFIS structures. The optimal sputtering parameters of the as-deposited Bi3.9Ti2.9V0.08O12 (BTV) ferroelectric films for different depositing times were obtained. Compared to the undoped BIT, vanadium doped BIT (BTV) showed better physical and electrical characteristics. The as-deposited BTV showed a remanent polarization (2P r ) of 23 μC/cm2, higher than the value of 16 μC/cm2 for BIT, as the measured frequency was 100 kHz. For BTV thin films in the MFIS structure, the leakage current density and the memory window decreased, the change ratio of capacitance critically increased as the depositing time increased from 30 to 120 min. Regarding the measured physical properties, the micro-structure and thickness of as-deposited undoped and vanadium doped BIT thin films were obtained and compared by XRD patterns and SEM images.  相似文献

Polycrystalline thin films of Fe3−xZnxO4 (x = 0.0, 0.01 and 0.02) were prepared by pulsed-laser deposition technique on Si (1 1 1) substrate. X-ray diffraction studies of parent as well as Zn doped magnetite show the spinel cubic structure of film with (1 1 1) orientation. The order–disorder transition temperature for Fe3O4 thin film with thickness of 150 nm are at 123 K (Si). Zn doping leads to enhancement of resistivity by Zn2+ substitution originates from a decrease of the carrier concentration, which do not show the Verwey transition. The Raman spectra for parent Fe3O4 on Si (1 1 1) substrate shows all Raman active modes for thin films at energies of T2g1, T2g3, T2g2, and A1g at 193, 304, 531 and 668 cm−1. It is noticed that the frequency positions of the strongest A1g mode are at 668.3 cm−1, for all parent Fe3O4 thin film shifted at lower wave number as 663.7 for Fe2.98Zn0.02O4 thin film on Si (1 1 1) substrate. The integral intensity at 668 cm−1 increased significantly with decreasing doping concentration and highest for the parent sample, which is due to residual stress stored in the surface.  相似文献

Raman spectra of ceramic Sr2Bi4Ti5O18 (SBTi5) are reported to consist of four different Raman bands. Temperature-dependent spectra reveal the relationship between the lattice vibration and the material's structure. There appears a relatively large change in structure of the material at about 273K, The anharmonic potential of the material has a great influence on its phonon mode full width at half maximum (FWHM), which can be expressed by a function of temperature. Theoretical fittings of the FWHMs for the two modes at around 312 cm^-1 and 464cm^-1 indicate that the latter phonon mode is more anharmonic than the former one.  相似文献

Ion beam sputtering process was used to deposit n-type fine-grained Bi2Te3 thin films on BK7 glass substrates at room temperature. In order to enhance the thermoelectric properties, thin films are annealed at the temperatures ranging from 100 to 400 °C. X-ray diffraction (XRD) shows that the films have preferred orientations in the c-axis direction. It is confirmed that grain growth and crystallization along the c-axis are enhanced as the annealing temperature increased. However, broad impurity peaks related to some oxygen traces increase when the annealing temperature reached 400 °C. Thermoelectric properties of Bi2Te3 thin films were investigated at room temperature. The Bi2Te3 thin films, including as-deposited, exhibit the Seebeck coefficients of −90 to −168 μV K−1 and the electrical conductivities of 3.92×102-7.20×102 S cm−1 after annealing. The Bi2Te3 film with a maximum power factor of 1.10×10−3 Wm−1 K−2 is achieved when annealed at 300 °C. As a result, both structural and transport properties have been found to be strongly affected by annealing treatment. It was considered that the annealing conditions reduce the number of potential scattering sites at grain boundaries and defects, thus improving the thermoelectric properties.  相似文献

Highly c-axis oriented neodymium-modified bismuth titanate (Bi4−xNdxTi3O12) films having a variety of neodymium (Nd) contents were successfully grown on Pt/TiO2/SiO2/Si(100) substrates using metal-organic sol decomposition. After systematically examining ferroelectric properties of the c-axis oriented Bi4−xNdxTi3O12 film capacitors as a function of the Nd-content, we concluded that the capacitor with x=0.85 had the largest remanent polarization. The Bi3.15Nd0.85Ti3O12 capacitor fabricated using a top Pt electrode showed well-saturated polarization-electric field (P-E) switching curves with the remanent polarization (Pr) of 51 μC/cm2 and the coercive field (Ec) of 99 kV/cm at an applied voltage of 10 V. More importantly, the Pt/Bi3.15Nd0.85Ti3O12/Pt capacitor exhibited fatigue-free behavior up to 4.5×1010 read/write switching cycles at a frequency of 1 MHz. The capacitor also demonstrated an excellent charge-retaining ability and a strong resistance against the imprinting failure.  相似文献

The (Pb0.90La0.10)Ti0.975O3/PbTiO3 (PLT/PT), PbTiO3/(Pb0.90La0.10)Ti0.975O3/PbTiO3 (PT/PLT/PT) multilayered thin films with a PbOx buffer layer were in situ deposited by RF magnetron sputtering at the substrate temperature of 600 °C. With this method, highly (1 0 0)-oriented PLT/PT and PT/PLT/PT multilayered thin films were obtained. The PbOx buffer layer leads to the (1 0 0) orientation of the films. The dielectric, ferroelectric and pyroelectric properties of the PLT multilayered thin films were investigated. It is found that highly (1 0 0)-oriented PT/PLT/PT multilayered thin films possess higher remnant polarization 2Pr (44.1 μC/cm2) and better pyroelectric coefficient at room temperature p (p = 2.425 × 10−8 C/cm2 K) than these of PLT and PLT/PT thin films. These results indicate that the design of the PT/PLT/PT multilayered thin films with a PbOx buffer layer should be an effective way to enhance the dielectric, ferroelectric and pyroelectric properties. The mechanism of the enhanced ferroelectric properties was also discussed.  相似文献

Highly c-axis oriented lanthanum-modified bismuth titanate (Bi4−xLaxTi3O12) films having a variety of lanthanum (La) contents were grown on Pt/TiO2/SiO2/Si(100) substrates using metal-organic sol deposition and subsequent annealing at 650 °C for 1 h. After systematically examining the ferroelectric properties of Bi4−xLaxTi3O12 films as a function of the La-content, it was concluded that the film with x=0.85 had the largest remanent polarization in the direction parallel to the c-axis. The Pt/Bi3.15La0.85Ti3O12/Pt capacitor showed a well-saturated polarization-electric field (P-E) switching curve with the switching remanent polarization (2Pr) value of 33 μC/cm2 and the coercive field (Ec) of 68 kV/cm at an applied voltage of 10 V. More importantly, the capacitor exhibited fatigue-free behavior up to 6.5×1010 read/write switching cycles at a frequency of 1 MHz. Raman spectroscopy studies are reported for the RuSr2Eu1.5Ce0.5Cu2O10 (Ru-1222) compound at various temperatures of 300, 250, 200 and 90 K. Three distinct vibrational bands: the first at 110, 140, and 160 cm−1, the second at 295 and 347 cm−1, and third one at 651 cm−1 are seen in Raman spectra of the compound at room temperature. These bands are attached to the Cu atoms’ c-direction, the Ru atoms’ ab-plane stretching and Ru atoms’ c-direction anti-stretching modes. Below 200 K, an extra vibrational mode is also seen at 260 cm−1. Also, with a decrease in temperature, though the Cu vibrational modes remain intact, the Ru atoms’ ab-plane stretching (295 cm−1) and c-direction anti-stretching (651 cm−1) modes shift gradually to higher wave number positions. The frequencies of modes at 260 and 651 cm−1 showed anomalous softening and line-width broadening below 100 K that corroborates well with the spin ordering seen in susceptibility studies. The studied compound is a ferromagnetic superconductor with magnetic ordering of the Ru spins at 200 K and superconductivity below 30 K. A magnetic and electrical transport characterization of the compound is also presented briefly.  相似文献

Lanthanum-substituted bismuth titanate, Bi3.5La0.5Ti3O12 (i.e., x=0.5 in Bi4−xLaxTi3O12), thin films have been grown on Pt/Ti/SiO2/Si substrates using pulsed laser deposition. The frequency dependence of the real part ε′(ω) and the imaginary part ε″(ω) of the dielectric constant has been studied. The ε′(ω) does not show any sudden change within the frequency range of 102-106 Hz. In contrast, the ε″(ω) shows a large dispersion as frequency decreases. The observed relaxation behavior in ε″(ω) can be explained in terms of a migration of oxygen vacancies in (Bi2O2)2+ layers, not in Bi2Ti3O10 perovskite layers.  相似文献

Nanostructured Bi2S3 was hydrothermally produced from Bi2O3 and thiocarbohydrazide in acidic solutions containing PVA, PEG and PVP. By using XRD, SAED and Raman spectrometry, the products were orthorhombic Bi2S3, with four vibration modes at 139.6, 253.7, 310 and 968.9 cm−1. The phase was also in accordance with the diffraction patterns obtained by simulation. SEM, TEM and HRTEM show that the products are clusters of nanorods produced in polymer-free solution, and nanostructured flowers of nanospears, nanorods and nanoplates in the respective PVA-, PEG- and PVP-added solutions, with their growths in the same direction of [0 0 1]. A formation mechanism was also proposed according to their phase and morphologies.  相似文献

The temperature dependence of the photoluminescence spectra of the relaxor ferroelectric Pb(Mg1/3Nb2/3)O3 has been reported. The temperature behaviours of the 1.57, 1.67 and 1.73 eV bands indicate a phase transition at 110 K. This is attributed to a structural phase transition in the charged nanoshell. Analysis of the temperature dependence of 1.67 eV band intensity with a thermal quenching model indicated the existence of a phonon mode at 1153 cm−1. This mode is identified in the Raman spectra measurement. The intensity of the 1.73 eV band showing an anomalous behaviour at 210 K is attributed to a transition from a crystalline phase to an amorphous phase in the charged nanoshell.  相似文献

Bi3.25La0.75Ti3O12 (BLT) thin films were fabricated on Pt/Ti/SiO2/Si(1 0 0) substrates by chemical solution deposition (CSD), and the dependence of ferroelectric and dielectric properties of the as-deposited BLT thin films on excess Bi content in precursor sols was studied. It is found that the prepared BLT thin film shows the best polarization-electric field, capacitance-voltage and dielectric constant (?r)-frequency characteristics, when the value of excess Bi content in precursor sols is 10%. In detail, its remnant polarization (2Pr) value is 40 μC/cm2, the capacitance tunability is 21% measured at room temperature under conditions of an applied voltage of 8 V and measurement frequency of 10 kHz, and the ?r is 696 at 100 kHz frequency.  相似文献
