The linear and the third-order nonlinear optical absorption coefficients and refractive index changes in a modulation-doped asymmetric double quantum well are studied theoretically. The electron energy levels and the envelope wave functions in this structure are calculated by the Schrödinger and Poisson equations self-consistently in the effective mass approximation. The analytical expressions of optical properties are obtained by using the compact density-matrix approach. In this regard, the linear, nonlinear and total intersubband absorption coefficients and refractive index changes are investigated as a function of right-well width (Lw2) of asymmetric double quantum well. Our results show that the total absorption coefficients and refractive index changes shift toward higher energies as the right-well width decreases. In addition, the total optical absorption coefficients and refractive index changes is strongly dependent on the incident optical intensity.  相似文献

In this study, both the intersubband optical absorption coefficients and the refractive index changes as dependent on the magnetic field are calculated in square and graded quantum wells. Our results show that the position and the magnitude of the linear and total absorption coefficients and refractive index changes depend on the magnetic field strength and the shape of potential. The incident optical intensity has a great effect on the total absorption and refractive index changes.  相似文献

The linear and the nonlinear intersubband optical absorption in the symmetric double semi-parabolic quantum wells are investigated for typical GaAs/AlxGa1−xAs. Energy eigenvalues and eigenfunctions of an electron confined in finite potential double quantum wells are calculated by numerical methods from Schrödinger equation. Optical properties are obtained using the compact density matrix approach. In this work, the effects of the barrier width, the well width and the incident optical intensity on the optical properties of the symmetric double semi-parabolic quantum wells are investigated. Our results show that not only optical incident intensity but also structure parameters such as the barrier and the well width really affect the optical characteristics of these structures.  相似文献

In the present work, the changes in the intersubband optical absorption coefficients and the refractive index in a modulation-doped quantum well have been investigated theoretically. Simultaneous effects of an on-center hydrogenic impurity and band edge non-parabolicity on intersubband optical absorption coefficients and refractive index changes of a typical GaAs/Al x Ga 1 x As spherical quantum dot are theoretically investigated,using the Luttinger-Kohn effective mass equation.So,electronic structure and optical properties of the system are studied by means of the matrix diagonalization technique and compact density matrix approach,respectively.Finally,effects of an impurity,band edge non-parabolicity,incident light intensity and the dot size on the linear,the third-order nonlinear and the total optical absorption coefficients and refractive index changes are investigated.Our results indicate that,the magnitudes of these optical quantities increase and their peaks shift to higher energies as the influences of the impurity and the band edge non-parabolicity are considered.Moreover,incident light intensity and the dot size have considerable effects on the optical absorption coefficients and refractive index changes.  相似文献

The optical absorption coefficients and the changes in the refractive index in GaAs/AlGaAs parabolic quantum dots(QDs) with applied electric and magnetic fields are studied in detail. Analytical expressions for the linear and nonlinear intersubband absorption coefficients and refractive index changes are obtained by using a compact density matrix approach and an iterative procedure. In this paper, the effect of hydrostatic pressure on the intersubband optical absorption and the refractive index changes in a GaAs/Ga1−xAlxAs ridge quantum wire are studied. We use analytical expressions for the linear and third-order nonlinear intersubband absorption coefficients and refractive index changes obtained by the compact-density matrix formalism. The linear, third-order nonlinear, and total intersubband absorption coefficients and refractive index changes are investigated at different pressures as a function of photon energy with known values of width wire (bb), the incident optical intensity (II), and the angle θθ. According to the results obtained from the present work, we have found that the pressure plays an important role in the intersubband optical absorption coefficients and refractive index changes in a V-groove quantum wire.  相似文献

Optical absorption coefficients and refractive index changes associated with intersubband transition in a parabolic cylinder quantum dot are theoretically investigated. In this regard, the electronic structure of the dot is studied using the one band effective mass theory, and by means of the compact-density matrix approach the linear and nonlinear optical absorption coefficients and refractive index changes are calculated. The effects of the size of the dot, optical intensity and electromagnetic field polarization on the optical absorption coefficient and refractive index changes are investigated. 由于微制造技术的不断发展,如液相外延(LPE),气相外延(VPE),金属有机化学气相沉积(MOCVD)以及分子束外延技术(MBE)等先进的材料生长技术方法也日趋完善,从而使得各种低维半导体量子器件(如半导体、超晶格、量子阱、量子线和量子点等)制造日趋成熟。由于这些低维半导体量子器件具有很强的非线性光效应,而且随着材料、外形、尺寸等的不同,非线性光效应也有很大的差别,更由于其可能存在的广泛的应用前景,所以近年来,一直是人们研究的重点。近来,由于人们相信,利用GaAs/AlGaAs量子阱有可能制造出一些新型的光学仪器,如光开关、光限幅器、光调制器等,所以,对不同势形的GaAs/AlGaAs量子阱的非线性光学特性一直吸引着人们进行理论和实验的研究。而在最近几年,对双量子阱的研究也成为了人们的研究重点。通过密度矩阵和迭代的方法,得到双量子阱中的第一、第三阶子带光吸收表达式,我们将用一个典型的GaAs/AlGaAs双量子阱代入其中进行数值计算,并进行讨论。我们的计算结果显示,阱的光吸收峰不但与中间的势垒宽度有关,更与入射光强有关。  相似文献

Optical absorption coefficients and refractive index changes associated with intersubband transition of an off-center hydrogenic impurity in a spherical quantum dot (QD) with Gaussian confinement potential are theoretically investigated. Our results show that the optical absorption coefficients in a spherical QD are 2–3 orders of magnitude higher than those in quantum wells and are 2–3 orders smaller than those in a disk-like QD. It is found that the optical absorptions and the optical refractive index are strongly affected not only by the confinement barrier height, dot radius but also by the position of the impurity.  相似文献

The laser field dependence of the linear and nonlinear intersubband optical absorption in different graded quantum wells (GQWs) is investigated in the effective mass approximation. Results obtained show that the position and the magnitude of the linear and total absorption coefficients depend on the laser parameter and the shape of GQW. The resonant peak of total absorption coefficient can be bleached at sufficiently high incident optical intensities. Such a dependence of the exciting optical intensity on the external field strengths in different GQWs can be very useful for several potential device applications. It should point out that by applying the laser field we can obtain a blue shift or a red shift in the intersubband optical transitions.  相似文献

By using the compact density matrix approach and iterative procedure, a detailed procedure for the calculation of the linear and nonlinear intersubband optical absorption coefficients is given in the electric-field-biased semi-parabolic quantum wells (QWs). The simple analytical formulas for the linear and nonlinear optical absorption coefficients in the systems are also deduced. Numerical result on typical GaAs materials shows that, the linear and nonlinear optical absorption coefficients sensitively depend on the applied electric field and the confined potential frequency of the semiparabolic QW systems as well as the incident optics beam intensity.  相似文献

The optical refractive index changes and absorption coefficients of quantum wells (QWs) are theoretically investigated with considering exciton effects within the framework of the fractional-dimensional space approach. The exciton wave functions and bound energies are obtained as a function of spatial dimensionality, and the dimension increases with the well width increasing. Then optical properties are obtained by using the compact-density matrix approach and an iterative method. Numerical results are presented for wurtzite ZnO/MgxZn1−xO QWs. The calculated results show that the changes of refractive index and absorption coefficients are greatly enhanced due to the quantum confinement of exciton. And the smaller the QW width (dimension) is, the larger influence of exciton on the optical properties will be. Furthermore, the exciton effects make the resonant peaks move to a lower energy. In addition, the optical properties are related to the QW width, the incident optical intensity and carrier density.  相似文献

Magnetic field induced exciton binding energy is investigated in a strained InAs/GaAs quantum wire within the framework of single band effective mass approximation. The strain contribution to the potential is determined through deformation potentials. The interband emission energy of strained InAs/GaAs wire is investigated in the influence of magnetic field with the various structural parameters. Magnetic field induced photoionization cross section of the exciton is studied. The total optical absorption and the refractive index changes as a function of normalized photon energy between the ground and the first excited state in the presence of magnetic field are analyzed. The optical absorption coefficients and the refractive index changes strongly depend on the incident optical intensity and the magnetic field. The occurred blueshift of the resonant peak due to the magnetic field will give the information about the variation of two energy levels in the quantum well wire. The optical absorption coefficients and the refractive index changes are strongly dependent on the incident optical intensity and the magnetic field.  相似文献

In this paper, we first obtain an analytic relation for studying the position-dependent effective mass in a GaAs/AlxGa1−xAs cubic quantum dot. Then, the effect of position-dependent effective mass on the intersubband optical absorption coefficient and the refractive index change in the quantum dot are studied. Our numerical calculations are performed using both a constant effective mass and the position-dependent effective mass. We calculate the linear, nonlinear and total intersubband absorption coefficient and refractive index change as a function of the incident optical intensity and structural parameters such as dot length. The results obtained from the present work show that spatially varying electron effective mass plays an important role in the intersubband optical absorption coefficient and refractive index change in a cubic quantum dot.  相似文献
