通过在互耦合垂直腔面发射激光器(VCSELs)系统中增加外光注入, 建立了一种基于偏振可调光反馈VCSEL驱动互耦合VCSELs混沌系统模型, 分析了增加外光驱动对互耦合激光器随机特性的影响. 以不可预测度作为随机特性的评价指标, 采用信息论中的排列熵作为相应量化工具, 对系统输出混沌信号的不可预测性进行定量分析.数值研究了光强度、时延、偏振旋转角度以及驱动激光器与耦合激光器间的频率失谐对输出信号随机特性的影响.结果表明: 外光注入能够增大互耦合VCSELs输出混沌信号的排列熵, 即外光注入能够有效提高耦合系统的随机特性; 驱动激光器可调偏振片偏转角度调节到45° 附近, 注入强度适中, 满足耦合强度大于驱动激光器自反馈强度条件, 系统输出信号的排列熵较大; 在耦合时延与驱动激光器反馈时延不相等的同时, 增加驱动激光器与耦合激光器频率失谐, 外光注入互耦合VCSELs的随机特性能够得到进一步提高.  相似文献

Time-delay (TD) signatures of chaotic outputs generated by vertical-cavity surface-emitting lasers (VCSELs) are investigated quantitatively by using two proposed estimators, the peak signal to mean ratio (PSMR) calculated based on the auto-correlation function, and the valley signal to mean ratio (VSMR) calculated based on an information-theory-based estimator, the permutation entropy (PE) function. The VCSELs subject to variable-polarization optical feedback (VPOF) are considered, and the effects of polarizer angle, feedback strength, feedback delay and injection current are discussed. When the feedback strength is small, the TD signatures for the fully developed chaotic outputs of VCSELs can be well concealed for all polarizer angles. While for large feedback strength, the TD signatures cannot be concealed for any polarizer angle. However, for moderate feedback strength, the TD signatures of VCSELs with VPOF at intermediate polarizer angles can be better concealed than those of VCSELs with conventional polarization-selected optical feedback. Thus, the VCSELs with VPOF are extremely interesting for the security-enhanced chaotic optical communication systems.  相似文献

Excitation of various transverse modes in possible nitride vertical-cavity surface-emitting lasers (VCSELs) is investigated and compared using the effective frequency optical model. In the comparative analysis of laser mode selectivity, two distinctly different configurations of possible nitride VCSELs are considered: the traditional VCSEL design with both (n-side and p-side) ring contacts as well as the uniform-current-injection (UCI) VCSEL design. Our simulation reveals that, during the continuous-wave device operation at room temperature, a multi-mode operation dominated by higher-order transverse modes is typical for traditional nitride VCSEL configurations whereas a desirable single-mode (based on the fundamental LP01 mode) operation turns out to be characteristic for the wide current range in UCI ones. The above different threshold device behaviours are an immediate consequence of essentially different current-spreading phenomena in both VCSEL designs, resulting in completely different not only gain profiles but also temperature distributions within the laser active regions of both VCSELs. Seemingly similar behaviour has been also reported in arsenide VCSELs but it is expected to be much more severe in the case of nitride ones as a result of much higher both electrical resistivities of p-type nitrides and their temperature derivatives of refractive indices.  相似文献

Minimal optical attenuation of plastic (polymer) optical fibres (POFs) corresponds to the 650-nm wavelength. Currently the GaInP/AlGaInP quantum-well (QW) oxide-confined (OC) vertical-cavity surface-emitting diode lasers (VCSELs) are undoubtedly the laser devices most suited to be used in 650-nm POF optical communication, for which the stable single-fundamental-mode LP01 emission (SFM) is definitely the one most desired. In the present paper, the comprehensive fully self-consistent VCSEL model is used to examine mode selectivity of the above VCSELs. An increase in the VCSEL active-region diameter leads to a gradual modification of the current injection into this region and subsequent carrier radial diffusion within it before their recombination, which is followed by an essential transformation of active-region optical-gain profiles deciding upon an excitation of successive transverse modes. In standard arsenide OC VCSELs, SFM operation is usually limited to relatively small active regions. But for a room-temperature continuous-wave operation of the GaInP/AlGaInP VCSELs, the fundamental LP01 mode remains surprisingly the lowest-threshold one up to relatively large active regions of 9-μm diameters. Nevertheless, in such VCSELs, thresholds of many LP modes become very similar to one another, which leads to their relatively poor mode selectivity and an unwanted multi-mode operation for higher output powers.  相似文献

基于扩展的自旋反转模型,对光反馈诱发下长波长垂直腔面发射激光器中的低功耗偏振开关进行了理论研究.研究表明:长波长垂直腔面发射激光器在自由运行下未能获得的偏振开关现象,可以通过引入中等强度的偏振旋转光反馈来实现.对比强弱两种不同的线性色散效应,发现了一些有趣的现象:弱线性色散条件下更易于在低注入电流下获得偏振开关,并且产生偏振开关所需的反馈强度具有更大的调控范围;强色散效应中未能始终获得偏振开关,会出现两模共存区,并且偏振开关出现的注入电流值较高.同时,观察到的偏振模跳变和多偏振开关现象类似于短波长垂直腔面发射激光器,因而证实这两类激光器在偏振开关的本质规律上是相似的.此外,还对长波长垂直腔面发射激光器不易在低注入电流下获得偏振开关的原因进行了分析,并给出了合理的解释.  相似文献

随机源对于信息理论安全的密钥分发至关重要,本文提出了一种基于单向注入垂直腔面发射激光器系统的密钥分发方案.首先基于单向注入的方式产生无时延特征的激光混沌信号,并通过单向注入驱动两个从激光器产生带宽增强的混沌同步信号.然后经过采样、量化以及异或等后处理,生成密钥流.数值仿真结果表明,在单阈值情况下,合法用户之间的误比特率低至1%左右,合法用户与窃听者之间的误比特率都高于10%;在双阈值情况下,误比特率可以低至10-6.最后,对生成的密钥流进行了NIST随机性测试.该方案有效地增强了密钥分发的安全性.  相似文献

A spatially independent model of vertical-cavity surface-emitting lasers (VCSELs) is derived by integrating the spatially dependent rate equations over the cross section of the cavity of a VCSEL. The angular and radial non-uniformities of the injection current are taken into account. The well-known LP modes of a weakly-guiding cylindrical waveguide are employed to describe the transverse modal structure in the VCSEL cavity. This model is solved in a self-consistent way by using the 4th order Runge-Kutta method. The dependence of transverse mode competition on the current intensity, the angular and radial non-uniformities of the injection current, and the geometrical parameters of the electrical contact are thoroughly investigated and analyzed. The results are useful to the optimum design of the optical transverse modal structure of VCSELs.  相似文献

基于自旋反向模型(SFM),数值研究了基于光反馈的单向耦合注入垂直腔表面发射激光器的矢量混沌同步特性,研究结果表明:当外部光反馈时间等于光从发射系统到接收系统传输时间时, x偏振模和y偏振模都能接收最好的完全混沌同步质量.若外部光反馈时间不等于传输时间且注入电流接近阈值电流时,占主导的y偏振模能暂时实现较好的完全混沌同步质量.相比较而言,占主导地位的x偏振模至始至终获得很差的同步质量,另外,当系统输出为混合偏振模时,混合偏振模中的每一个线性偏振模获得很差完全同步质量.然而,当注入电流远大于阈值电流时,系统输出仅为y偏振模,这时y偏振模能稳定地实现最好的完全混沌同步质量.最后,当接收激光器受到线性偏振模的强注入时,每一个注入线性偏振模能与接收激光器输出的对应的线性偏振模实现很好的注入锁定同步.然而,每一个占主导的线性偏振模比另一被抑制的线性偏振模获得更差注入锁定同步质量、如果有相等的能量的两个线性偏振模同时存在,这两个线性偏振模获得差不多一致的注入锁定混同步质量, 换句话说,能量较少的线性偏振能获得较高的注入锁定同步质量. 关键词: 线性偏振态 垂直腔表面发射激光器 完全矢量混沌同步 强注入锁定矢量混沌同步  相似文献

We analyze theoretically the effect of polarization mode competition on the synchronization of two unidirectionally coupled vertical-cavity surface-emitting lasers (VCSELs). Chaos in the master laser is induced by delayed optical feedback, and the slave laser is subject to isotropic optical injection from the master VCSEL. We show that the synchronization quality can be enhanced when the chaotic regime in the master VCSEL involves both fundamental orthogonal linearly polarized modes.  相似文献

A numerical study of using external optical injection to suppress the nonlinear dynamics introduced by external optical feedback in vertical-cavity surface-emitting lasers (VCSELs) has been undertaken. The model under consideration is a master–slave configuration where the master VCSEL provides the continuous wave to control the nonlinear behaviors arising in the slave VCSEL. Simulation results indicate that the feedback-induced nonlinear dynamics (e.g. chaotic, single-periodic, and multi-periodic oscillations), relative intensity noise (RIN) as well as the coherence collapse can be suppressed effectively as long as the injection is strong enough to overcome the nonlinear effects of the feedback.  相似文献

We theoretically investigate the synchronization performance of the polarization modes of two unidirectionally coupled vertical-cavity surface-emitting lasers (VCSELs), where the master VCSEL subjects to polarization-preserved optical feedback and the slave VCSEL subjects to polarization-preserved optical injection. We demonstrate that high synchronization can be achieved between corresponding polarization components of the master laser and the slave laser. We also analyze the influence of the internal mismatched parameters on the synchronization performance. Furthermore, this system is used to dual-channel communication and the different transmitted digital information is respectively recovered at each polarization branch of the slaver laser successfully with the encryption scheme of chaos masking (CM). The results open an opportunity for multichannel chaotic communication by utilizing different polarization components in single-mode or multi-transverse-mode VCSELs.  相似文献

研究了外部光注入对光反馈垂直腔表面发射半导体激光器(VCSEL)混沌载波基频的影响.研究结果表明:当外部注入光频率与VCSEL自由运行的振荡频率失谐一定时,随着外部光注入强度的增加,混沌载波基频总体呈现上升的趋势;通过调整失谐频率和注入强度大小,外部光注入可以使混沌载波基频得到大幅度的提高;当归一化的注入系数K=330, 失谐频率为42 GHz,可得到基频位于47.3 GHz的混沌信号输出. 关键词: VCSEL 光注入 光反馈 混沌载波基频  相似文献

本文提出一种基于偏振旋转光反馈下的外光注入垂直腔 表面发射激光器(VCSEL)产生高性能毫米波的方案, 并利用描述外部扰动下VCSEL动态特性的自旋反转模型(SFM), 对所产生的毫米波的特性进行了数值研究. 研究结果表明: 一个受到主VCSEL(M-VCSEL)光注入的副VCSEL(S-VCSEL)在一定条件下可以产生单周期(P1)振荡, 即在光波上调制了一个微波信号. 通过调节外光注入强度ξi以及S-VCSEL与M-VCSEL之间频率失谐Δν, 可以获得频率在30---60 GHz范围内连续可调的毫米波信号. 在外光注入VCSEL中引入偏振旋转光反馈, 通过选取合适的反馈强度ξf以及反馈延迟时间τ, 产生的毫米波信号的线宽可以得到明显窄化. 对于光注入S-VCSEL所产生的线宽为5.509 MHz的毫米波, 在引入偏振旋转光反馈后, 毫米波线宽可以降低到230.2 kHz. 本文的研究对高速光载无线(RoF)系统中优质毫米波信号的获取具有一定的参考意义.  相似文献

A chaotic system is constructed on the basis of vertical-cavity surface-emitting lasers (VCSELs), where a slave VCSEL subject to chaotic optical injection (COI) from a master VCSEL with the external feedback. The complex degree (CD) and time-delay signature (TDS) of chaotic signals generated by this chaotic system are investigated numerically via permutation entropy (PE) and self-correlation function (SF) methods, respectively. The results show that, compared with master VCSEL subject to optical feedback, complex-enhanced chaotic signals with TDS suppression can be achieved for S-VCSEL subject to COI. Meanwhile, the influences of several controllable parameters on the evolution maps of CD of chaotic signals are carefully considered. It is shown that the CD of chaotic signals for S-VCSEL is always higher than that for M-VCSEL due to the CIO effect. The TDS of chaotic signals can be significantly suppressed by choosing the reasonable parameters in this system. Furthermore, TDS suppression and high CD chaos can be obtained simultaneously in the specific parameter ranges. The results confirm that this chaotic system may effectively improve the security of a chaos-based communication scheme.  相似文献

Based on the SFM model [M. San Miguel, Q. Feng, J.V. Moloney, Phys. Rev. A. 52 (1995) 1728.], complete chaotic synchronization characteristics of linear-polarization (LP) Mode of the vertical-cavity surface-emitting semiconductor lasers (VCSELs) with isotropic optical feedback are numerically investigated. When the propagation time τc of light from the transmitter to the receiver equals to the external cavity round-trip time τ, and the central frequency of the T_VCSEL matches that of the R_VCSEL, in large scale region of the feedback coefficient and the injection current where the x-polarization mode as well as the y-polarization mode obtains high synchronization quality at the same time. However, in the central frequency mismatch regions where the x- and y-polarization mode can obtain inferior synchronization quality at same time. But for τc ≠ τ, each LP mode of the mixed polarization modes achieved inferior synchronization quality at the same time. Besides, with big enough injection current, the output of the system with the same central frequency in two lasers is entirely governed by the y-polarization mode when the feedback coefficient and Δτ(=τc − τ) fixed at a certain value. So the system can realize steadily good synchronization of the completely dominant y-polarization mode. But the synchronization quality of the completely dominated y-polarization mode can be deteriorated by increasing absolute frequency detuning value. Besides, in positive frequency mismatch regions where the influence of the same frequency detuning value on the synchronization quality of the entirely governed y-polarization mode becomes smaller than in negative frequency detuning regions. At last, when τ is given and the central frequency of the T_VCSEL matches that of the R_VCSEL, the influence of the τc is not a simple time-shift in the time-evolution of the receiver VCSEL, which has serious influence on the complete synchronization quality of each LP mode.  相似文献

We numerically investigate the complete chaotic synchronization mechanism of polarization mode of VCSEL with anisotropic optical feedback. Firstly, the synchronization quality of the x-linear polarization (LP) mode and the y-LP mode are both periodically changed with the angle θ between the polarizer and the light axes. Secondly, in a enough large scale region of the feedback coefficient and the injection current, where each LP mode can obtained good synchronization quality when the angle θ exists in the former half period region and the injection current is fixed at a certain value, which is over the threshold current. Under this condition, their synchronization quality is independent of the polarization states. By contrast, in the latter half period region of the angle θ where each LP mode can be obtained very instable and inferior synchronized quality. At last, the robustness of the synchronization scheme is sensitive to the internal and external parameter mismatch between the transmitter-VCSEL and the receiver-VCSEL.  相似文献

采用光学传输矩阵方法,详细分析了反射镜以及键合界面的吸收对垂直腔面发射激光器光学特性的影响. 结果表明,反射镜以及键合界面的吸收对反射镜和垂直腔面发射激光器的反射率和势透射率有较大影响,而对反射镜中心波长处的反射相移以及垂直腔面发射激光器模式的反射相移和模式位置影响很小. 随着反射镜以及键合界面的吸收增大,反射镜中心波长处的反射率逐渐减小,垂直腔面发射激光器的模式反射率变化则是先急剧减小,达到一个极小值,然后再逐渐增大,而反射镜中心波长处以及垂直腔面发射激光器模式处的势透射率则都是迅速降低的. 此外,将有吸收的键合界面离有源区的距离远一些,有利于提高垂直腔面发射激光器模式处的光输出效率.  相似文献

Anticipated performance of possible designs of nitride vertical-cavity surface-emitting lasers (VCSELs) has been analyzed and compared with the aid of an advanced 3D optical–thermal–electrical self-consistent simulation. It has been revealed in the simulation that, to achieve room-temperature (RT) continuous-wave (CW) VCSEL threshold operation, uniformity of both carrier-concentration and temperature-increase distributions within VCSEL active regions are equally important. Besides, mostly because of problems with an effective confinement of an optical field in a radial direction, RT CW lasing in standard nitride VCSELs is usually easier to achieve on higher-order transverse modes than on lower-order ones. Therefore, a novel design of nitride VCSELs with double (annular and central dot) p-side contacts has been intentionally constructed to enhance an excitation of low-threshold high-order transverse optical modes. Anticipated RT CW performance characteristics of the novel design have been proved to be definitely more promising than those of other possible configurations of nitride VCSELs. In particular, our calculations have confirmed that RT CW lasing is possible in this new nitride VCSEL. Besides, this device has been found to be less sensitive (than other nitride VCSELs) to possible crystal imperfections created around an active region while high-resistive areas are formed. Single-mode vertical-cavity surface-emitting lasers (VCSELs) have been investigated with ultrafast optical modulation. After injection of a subpicosecond laser pulse into the VCSEL cavity, nonlasing modes were excited and produced optical beating in the emission of the VCSEL. After these oscillations have died down, when the VCSEL is operating at high power and when the injected laser pulses exceed a power threshold as well, the injected laser pulses can induce the lasing to switch to a normally nonlasing mode with crossed polarization. Our measurements of the decay time of the nonlasing modes at low injected pulse energy are consistent with the interpretation of this switching as enabled by increased lifetime of the nonlasing modes at high power.  相似文献
