We present the research of a type of vertical cavity-surface emitting photonic crystal laser with a periodically modulated surface. The proper modulation to the cavity surface changes nonradiative surface modes into radiative ones and the constructive interference of the radiative waves results in the vertical surface emission. The numerical investigation of such cavities shows that, for a cavity with a definite length, resonant frequencies and their quality factors mainly depend on the magnitude of the corrugated surface. Furthermore, the simulation of the lasing processes demonstrates the features of this type of laser, such as vertical surface emitting, flat wavefront and single mode operation which is robust.  相似文献

High-Q side-coupled surface-mode cavities in two-dimensional (2D) photonic crystals on crystalline silicon-on-insulator (SOI) structures are demonstrated. One of the surface-mode cavities has the measured system Q factor and intrinsic Q factor of 6200 and 13,400, respectively. The experimental results show that the value of system Q factor is ten times and the intrinsic Q factor six times higher than those of similar structures on amorphous SOI structures, respectively, due to the intrinsic material loss is much lower for crystalline silicon. The Q factors of cavities can be further improved by spin-on-glass overlayers, for increasing the structural symmetry. After the spin-on-glass process, the system Q factor and the intrinsic Q factor become nearly twice higher. Meanwhile, the drop wavelengths are largely red-shifted.  相似文献

对氧化限制型外腔式光子晶体垂直腔面发射激光器注入到有源区的电流密度分布进行了分析研究.提出三维电流分布计算模型,研究了光子晶体结构对电流密度分布和器件串联电阻的影响.研究发现,光子晶体孔刻蚀深度越深,电流分布圆对称性越差,引起的串联电阻越大.不同光子晶体图案对电流分布的均匀性和圆对称性也有很大的影响.该模型对于研究、设计氧化限制型外腔式光子晶体垂直腔面发射激光器提供了一个有用的分析方法.  相似文献

设计、制作了蓝紫光氮化镓光子晶体面射型激光器结构,并测量其光学性质,探讨了光子晶体的晶格常数、边界形状及晶格种类对激光器特性的影响。激光器结构采用有机金属化学气相沉积法配合电子束光刻及感应耦合等离子体干蚀刻等技术制作。由角度解析光致发光系统测得绕射图案、激光发射光谱及发散角等光学性质。同时,使用平面波展开法及多重散射法计算光子晶体的能带结构与阈值增益。由实验结果得出,可由改变光子晶体的晶格常数达到调变激光器操作模态的目的。此外,光子晶体的边界形状对激光器波长及半高宽并无显著的影响,但圆形边界的阈值激发能量密度比六角形边界低0.3 mJ/cm2。另一方面,将六角晶格、四角晶格与蜂巢晶格的晶格种类进行比较,蜂巢晶格具有较小的激发能量密度(1.6 mJ/cm2)及发散角(1.3°),而四角晶格的激发能量密度(3.8 mJ/cm2)及发散角(2.2°)为三者之中最大。多重散射法求得的阈值增益与实验结果相吻合,可视为快速有效设计光子晶体激光器结构的工具。本文研究成果对今后发展高功率蓝紫光氮化镓光子晶体面射型激光器具有指导意义。  相似文献

We have analyzed threshold gains and lasing modes in GaN-based photonic crystal (PC) surface emitting lasers (PCSELs) by using the multiple scattering method (MSM) for triangular-lattice PC patterns. Moreover, GaN-based PCSELs with different boundary shapes have been fabricated and measured. The lasing mode at the Γ band edge of GaN-based PCSELs can be identified by using the angled resolved spectroscopy and matched well to the results calculated by MSM. Threshold conditions in the GaN-based PCSELs with different boundary shapes are obtained by optical pumping and agree well with simulation results.  相似文献

One of the promising laser constructions having much attention in the past years is thin-disc semiconductor lasers with the resonant periodic gain in a form of multiple quantum wells. The 3D numerical model is developed based on combining bi-directional beam propagation method with the round-trip operator technique. The standing wave effect in resonant gain structure and diffraction in the external laser cavity are taken into account explicitly. Characteristics of optical modes are found numerically for cylindrical vertical extended cavity surface emitting laser with above-threshold pumping. Variation of distance to the external mirror is found to result in notable changes in power and optical quality of the output beam. The decisive role of gain and index non-linearities in these changes is identified.  相似文献

液晶与垂直腔面发射半导体激光器(VCSELs)阵列结合可实现波长可调谐、偏振精确控制等,同时液晶的引入也会改变垂直腔面发射半导体激光器阵列的热特性,本文设计了表面液晶-垂直腔面发射激光器阵列结构,并开展了阵列的热特性实验研究.对比分析了向列相液晶层对VCSEL阵列热特性的影响,实验结果表明,1×1,2×2,3×3三种表面液晶-VCSEL阵列的阈值电流温度变化率最高可降低23.6%,热阻降低26.75%;同时,激光器阵列各发光单元之间的温度均匀性显著提高,出光孔与周围温差小于0.5℃.综上所述,VCSEL阵列中液晶层的引入不仅大大加速激光器阵列单元热量扩散,而且降低了有源区结温,提高了VCSELs激光器阵列热特性,为实现高光束质量的单偏振波长可控VCSEL激光器阵列打下了良好的理论和实验基础.  相似文献

In this work, the characteristics of the photonic crystal tunneling injection quantum dot vertical cavity surface emitting lasers(Ph C-TIQD-VCSEL) are studied through analyzing a modified modulation transfer function. The function is based on the rate equations describing the carrier dynamics at different energy levels of dot and injector well. Although the frequency modulation response component associated with carrier dynamics in wetting layer(WL) and at excited state(ES) levels of dots limits the total bandwidth in conventional QD-VCSEL, our study shows that it can be compensated for by electron tunneling from the injector well into the dot in TIQD structure. Carrier back tunneling time is one of the most important parameters, and by increment of that, the bias current dependence of the total bandwidth will be insignificant. It is proved that at high bias current, the limitation of the WL-ES level plays an important role in reducing the total bandwidth and results in rollovers on 3-d B bandwidth-I curves. In such a way, for smaller air hole diameter of photonic crystal, the effect of this reduction is stronger.  相似文献

Effect of Raman scattering and higher order dispersion are investigated in case of surface core or gap solitons, known to exist in hollow core photonic crystal fibers. The necessary conditions for the existence of the soliton are analyzed in the parameter plane. It is observed that these conditions are compatible with the famous Vakhitov-Kolokolov (VK) criterion. In the later part the system of partial differential equations are solved by ETDRK method from which the shapes of the pulses are investigated as it travels along the z direction. In this work, the simulation of the 980 nm InGaAs intra-cavity-contacted oxide-confined vertical-cavity surface-emitting lasers (ICOC VCSELs) with separated triplets of quantum wells (STQW) is presented. We analyze the thermal, electrical and optical properties of such devices. Results of simulations show the larger optical power efficiency and higher modulation bandwidth for devices with included STQW.  相似文献

The carrier conglomeration effect has been one of the main problems in developing electrically pumped high power vertical cavity surface emitting laser (VCSEL) with large aperture. We demonstrate a high power 808 nm VCSEL with multi-ring-shaped-aperture (MRSA) to weaken the carrier conglomeration effect. Compared with typical VCSEL with single large aperture (SLA), the 300-μm-diameter VCSEL with MRSA has more uniform near field and far field patterns. Moreover, MRSA laser exhibits maximal CW light output power 0.3 W which is about 3 times that of SLA laser. And the maximal wall-plug efficiency of 17.4% is achieved, higher than that of SLA laser by 10%.  相似文献

Numerical simulations were used to design a variety of high-Q resonant cavities for integration into a terahertz 2D photonic crystal waveguide. After fabrication, the transmission characteristics of each integrated cavity were explored. These photonic waveguide-coupled cavities demonstrate resonances with linewidths approaching 10 GHz. The results compare favorably to previous observations of rectangular waveguide cavities. Good agreement between the experimental results and the numerical simulations was obtained.  相似文献

Frequency dependences of the transmission coefficient of a microwave photonic crystal that represents a structure containing alternating layers of ceramic material (Al2O3) with a relatively large number of cavities and foam plastic are studied in the presence and absence of distortions of the periodicity of a photonic structure. The frequency dependences of the transmission coefficient can be analyzed using a model of effective medium that makes it possible to consider the interaction of electromagnetic wave and photonic crystal using a transfer matrix of a 1D photonic crystal. The band character of the frequency dependence of the transmission coefficient of the photonic crystal related to the periodicity of the photonic crystal in the transverse plane for the waveguide with a standard cross section is not manifested in a certain range of material permittivities.  相似文献

The performance of one-dimensional (1D) coupled cavities photonic crystal (PC) filters has been analyzed by finite-difference time-domain (FDTD) simulation. It is shown that the addition of tapered Bragg mirrors at each side of the cavities, to create near-Gaussian field profiles for the cavity modes, results in the prediction of near flat-top passband filters with high out-of-band rejection ratio and near unity transmission. The tapered structures suppress the vertical radiation loss to allow optimization of the number of mirror periods for the best filter response whilst guaranteeing high transmission. A critical coupling condition (k = 2Lout/Lin = 1) for flat-top responses in doubly coupled cavities filters is proposed in the tapered structures. An optimized filter for 100 GHz optical communication system are demonstrated with 1 dB bandwidth of 0.17 nm, roll-off of 0.6 dB/GHz, out-of-band signal rejection of 33 dB and transmission of 95%. Further improvement of roll-off and out-of-band rejection is demonstrated in a triply coupled cavities filter.  相似文献

We have investigated the optical properties of planar photonic crystal cavities formed by removing a single hole from a two-dimensional square lattice of air holes etched through a thin GaAs slab. We have demonstrated cavity resonances with quality factors (Q’s) as high as 8500, using an internal light source provided by an ensemble of InAs quantum dots (QDs) grown by molecular beam epitaxy (MBE). The high-Q modes are confined to a very small mode volume, V = 0.7(λ/n)3, making them attractive to study in the context of cavity quantum electrodynamics with single QDs, where a high is needed to observe the strong coupling between an electronic state of the dot and the optical cavity mode. To this end, we have developed an accurate and robust alignment technique that positions a photonic crystal cavity to a single QD with 25 nm resolution. We present the details of this new technology and demonstrate its effectiveness by strategically positioning a number of QDs within photonic crystal cavities at points where the electric field intensity is high.  相似文献

We demonstrate postprocessed microfluidic double-heterostructure cavities in silicon-based photonic crystal slab waveguides. The cavity structure is realized by selective fluid infiltration of air holes using a glass microtip, resulting in a local change of the average refractive index of the photonic crystal. The microcavities are probed by evanescent coupling from a silica nanowire. An intrinsic quality factor of 57,000 has been derived from our measurements, representing what we believe to be the largest value observed in microfluidic photonic crystal cavities to date.  相似文献
