The transport property of electrons tunneling through arrays of magnetic and electric barriers is studied in silicene.In the tunneling transmission spectrum, the spin-valley-dependent filtered states can be achieved in an incident energy range which can be controlled by the electric gate voltage. For the parallel magnetization configuration, the transmission is asymmetric with respect to the incident angle θ, and electrons with a very large negative incident angle can always transmit in propagating modes for one of the spin-valley filtered states under a certain electromagnetic condition. But for the antiparallel configuration, the transmission is symmetric about θ and there is no such transmission channel. The difference of the transmission between the two configurations leads to a giant tunneling magnetoresistance(TMR) effect.The TMR can reach to 100% in a certain Fermi energy interval around the electrostatic potential. This energy interval can be adjusted significantly by the magnetic field and/or electric gate voltage. The results obtained may be useful for future valleytronic and spintronic applications, as well as magnetoresistance device based on silicene.  相似文献

We investigate the shot noise properties in a monolayer graphene superlattice modulated by N parallel ferromagnets deposited on a dielectric layer. It is found that for the antiparallel magnetization configuration or when magnetic field is zero the new Dirac-like point appears in graphene superlattice. The transport is almost forbidden at this new Dirac-like point, and the Fano factor reaches its maximum value 1/3. In the parallel magnetization configuration as the number of magnetic barriers increases, the shot noise increases. In this case, the transmission can be blocked by the magnetic–electric barrier and the Fano factor approaches 1, which is dramatically distinguishable from that in antiparallel alignment. The results may be helpful to control the electron transport in graphene-based electronic devices.  相似文献

The authors theoretically investigate a triple-barrier ferromagnetic resonant-tunneling diode composing nonmagnetic couple wells and three GaMnN magnetic barriers, in which two kinds of antiparallel configurations are formed by changing the relative orientation of magnetization in the barriers. Based on a two-band model, the achievement of large magnetocurrents in the resonant bias regime is proposed under an optimal magnetization configuration. The magnetocurrents in both antiparallel configurations of triple-barrier system are much higher than that in double-barrier structure.  相似文献

We measured inelastic electron tunneling (IET) spectra and conductance for MgO tunneling magnetoresistance (TMR) films to obtain information on the ferromagnetic/barrier layer interface. The IET spectra showed the difference between amorphous and crystalline structures in the barrier. In the magnetic tunnel junction (MTJ) with a crystalline barrier the IET spectra indicated an Mg-O phonon peak at a low bias voltage by measurement with a parallel magnetization configuration. On the other hand, no peak was observed in the MTJ with an amorphous barrier.  相似文献

The spin-dependent conductance and magnetoresistance ratio (MRR) for a semiconductor heterostructures consisting of two magnetic barriers with different height and space have been investigated by the transfer-matrix method. It is shown that the splitting of the conductance for parallel and antiparallel magnetization configurations results in tremendous spin-dependent MRR, and the maximal MRRs reach 5300\% and 3800\% for the magnetic barrier spaces W=81.3 and 243.9~nm, respectively. The obtained spin-filtering transport property of nanostructures with magnetic barriers may be useful to magnetic-barrier-based spintronics.  相似文献

We report a theoretical analysis of electron transport through a quantum dot with an embedded biaxial single-molecule magnet (SMM) based on mapping of the many-body interaction-system onto a one-body problem by means of the non-equilibrium Green function technique. It is found that the conducting current exhibits a stepwise behavior and the nonlinear differential conductance displays additional peaks with variation of the sweeping speed and the magnitude of magnetic field. This observation can be interpreted by the interaction of electron-spin with the SMM and the quantum tunneling of magnetization. The inelastic conductance and the corresponding tunneling processes are investigated with normal as well as ferromagnetic electrodes. In the case of ferromagnetic configuration, the coupling to the SMM leads to an asymmetric tunneling magnetoresistance (TMR), which can be enhanced or suppressed greatly in certain regions. Moreover, a sudden TMR-switch with the variation of magnetic field is observed, which is seen to be caused by the inelastic tunneling.  相似文献

The tunneling conductance and tunneling magnetoresistance (TMR) are investigated in ferromagnet/insulator/ferromagnet/insulator/d-wave superconductor (FM/I/FM/I/d-wave SC) structures by applying an extended Blonder-Tinkham-Klapwijk (BTK) approach. We study the effects of the exchange splitting in the FM, the magnetic impurity scattering in the thin insulator interface of FM/I/FM, and noncollinear magnetizations in adjacent magnetic layers on the TMR. It is shown (1) that the tunneling conductance and TMR exhibit amplitude-varying oscillating behavior with exchange splitting, (2) that with the presence of spin-flip scattering in insulator interface of FM/I/FM, the TMR can be dramatically enhanced, and (3) that the TMR depends strongly on the angle between the magnetization of two FMs.  相似文献

The giant magnetoresistance (MR) effect is theoretically studied in a magnetically modulated two-dimensional electron gas. We find that the significant transmission difference for electron tunneling through parallel and antiparallel magnetization configurations results in a considerable MR effect. We also find that the MR ratio strongly depends on the magnetic strength and the distance between the left edges of two ferromagnetic strips as well as the temperature.  相似文献

The crystallization characteristics of a middle CoFeB free layer in a magnetic tunnel junction (MTJ) with double MgO barriers were investigated by tunneling magnetoresistance (TMR) measurements of patterned cells across an 8-inch wafer. The MTJ structure was designed to have two CoFeB free layers and one bottom pinned layer, separated by MgO tunnel barriers. The observed resistance showed three types of TMR curves depending on the crystallization of the middle CoFeB layer. From the analysis of TMR curves, coherent crystallization of the middle CoFeB layer with the top and bottom MgO barriers was found to occur non-uniformly: About 80% of the MTJ cells in the wafer exhibited coherent crystallization of the middle CoFeB layers with the bottom MgO tunnel barrier, while others had coherent crystallization with the top MgO tunnel barrier or both barriers. This non-uniform crystallization of the middle CoFeB layer in a double MTJ was also clearly observed in tunneling electron microscopy images. Thus, control of the crystallization of the middle CoFeB layer is important for optimizing the MTJ with double MgO barriers, and especially for the fabrication of double barrier MTJ on a large area substrate.  相似文献

The spin-dependent transport through a diluted magnetic semiconductor quantum dot (QD) which is coupled via magnetic tunnel junctions to two ferromagnetic leads is studied theoretically. A noncollinear system is considered, where the QD is magnetized at an arbitrary angle with respect to the leads’ magnetization. The tunneling current is calculated in the coherent regime via the Keldysh nonequilibrium Green’s function (NEGF) formalism, incorporating the electron–electron interaction in the QD. We provide the first analytical solution for the Green’s function of the noncollinear DMS quantum dot system, solved via the equation of motion method under Hartree–Fock approximation. The transport characteristics (charge and spin currents, and tunnel magnetoresistance (TMR)) are evaluated for different voltage regimes. The interplay between spin-dependent tunneling and single-charge effects results in three distinct voltage regimes in the spin and charge current characteristics. The voltage range in which the QD is singly occupied corresponds to the maximum spin current and greatest sensitivity of the spin current to the QD magnetization orientation. The QD device also shows transport features suitable for sensor applications, i.e., a large charge current coupled with a high TMR ratio.  相似文献

基于隧穿磁电阻效应(TMR)的磁场传感器具有很高的磁场灵敏度, 但同时噪声也较大,有效抑制TMR磁场传感器的噪声, 尤其是低频噪声的抑制对于其在高灵敏度要求场合的应用具有重要的意义. 本文采用高精度数据采集卡搭建了噪声测量系统, 测量了全桥结构TMR磁场传感器的噪声频谱图, 发现TMR传感器的噪声在低频段表现为1/f特性, 同时噪声功率谱密度与工作电流平方成正比关系; 低频噪声在自由层翻转区间内噪声急剧增大, 证明了1/f噪声主要来源于磁噪声, 这一结果为TMR磁场传感器的噪声特性优化指明了方向.  相似文献

We propose a Magnetoresistance device in a magnetically modulated two-dimensional electron gas, which can be realized experimentally by the deposition of two parallel ferromagnetic strips on the top and bottom of a semiconductor heterostructure. It is shown that there exists a significant transmission difference for electrons through the parallel and antiparallel magnetization configurations of such a device, which leads to a considerable magnetoresistance effect. It is also shown that the magnetoresistance ratio of the device depends greatly on the magnetic strength difference in the two delta barriers of the system.  相似文献

Based on the infinite-U Anderson model spin-polarized transport through the tunnel magnetoresistance (TMR) system of single-molecule quantum dot is investigated under the interplay of strong electron correlation and electron-phonon (e-ph) coupling. The spectral density and the nonlinear differential conductance are studied using the extended non-equilibrium Green's function method through calculating the dot-level splitting self-consistently. The results exhibit that a serial of peaks emerge on the two sides of the main Kondo peak for the antiparallel magnetic configuration of electrodes, while for the parallel case both the main and phonon-assisted satellite Kondo peaks all split up into two asymmetric peaks even at zero-bias. Correspondingly, the nonlinear differential conductance displays a set of satellite-peaks around the Kondo-peak in the presence of the e-ph interaction. Furthermore, extra maxima and minima appear in the TMR curve. The TMR alternates between the positive and the negative values along with the variation of bias voltage.  相似文献

本文基于电子密度泛函理论计算和非平衡态格林函数技术研究了具有三明治结构的磁性隧道结构(非极化SrTiO2薄层被夹在两个赫斯勒合金Co2MnSi电极之间)的自旋极化输运特性. 理论计算结果清楚地表明磁平行组态的磁性隧道结呈现出几乎完美的自旋过滤效应. 磁反平行组态的隧穿系数比磁平行组态的隧穿系数小几个数量级,导致体系的磁阻比高达106. 电子结构计算分析表明该磁性隧道结的巨磁阻效应源自赫斯勒合金Co2MnSi电极内在的半金属性、以及阻挡层和电极之间界面处过渡金属原子3d电子的显著自旋极化.  相似文献

We investigate the spin-dependent tunneling transport in a heterostructure with two single molecular magnets (SMMs). The tunneling magnetoresistance (TMR) and negative differential conductance due to the strong resonant tunneling in the junction are demonstrated by the master equation approach. At low bias voltage, the device presents low/high resistant states with the initial states of the single molecular magnets parallel/antiparallel. Strong Coulomb repulsive interaction suppresses the current greatly in antiparallel situation. At high voltage, the middle system containing two SMMs tends to be non-polarized, and acts like ordinary quantum dots.  相似文献

The quantum electronic transport through a precessing magnetic spin coupled to noncollinearly polarized ferromagnetic leads (F-MS-F) has been studied in this paper. The nonequilibrium Green function approach is used to calculate local density of states (LDOS) and current in the presence of external bias. The characters of LDOS and the electronic current are obtained. The tunneling current is investigated for different precessing angle and different configurations of the magnetization of the leads. The investigation revea/s that when the precessing angle takes θ 〈 π /2 and negative bias is applied, the resonant tunneling current appears, otherwise, it appears when positive bias is applied. When the leads are totally polarized and the precessing angel takes O, the tunneling current changes with the configuration of two leads; and it becomes zero when the two leads are antiparallel.  相似文献

We investigate theoretically the edge channel transport in a HgTe waveguide modulated bytwo magnetic barriers. For an electron incident from a quantum-spin-Hall state in leads,the transmission can depend strongly on the relative orientation (parallel orantiparallel) of the two magnetic barriers as its energy is near the bulk conduction bandof leads. For the antiparallel configuration, the transmission is spin-independent and canbe suppressed drastically. For the parallel configuration, the electron can transmitnearly perfectly for a proper spin orientation. This contrast in transmission indicatesthat the proposed edge-state device may serve as a magnetic switch and a spin filter.  相似文献

We study spin-dependent shuttle phenomena in a nanoelectromechanical single electron transistor (NEM-SET) with magnetic leads by considering the coupling between the transport of spin-polarized electrons and mechanical oscillations of the nanometer quantum dot. It is shown that there are two different bias-voltage thresholds for the shuttle instability in electronic transport through the NEM-SET, respectively, corresponding to parallel (P) and antiparallel (AP) magnetization alignments. In between the two thresholds, the electronic transport is in the shuttling regime for the P alignment but in the tunneling regime for the AP one, resulting in a very large spin valve effect.  相似文献

The observed tunneling magnetoresistance (TMR) effect in La0.9Ba0.1MnO3 (LBMO)/Nb-doped SrTiO3 (Nb-STO) p+-n junctions is investigated and a possible mechanism responsible for the TMR generation is proposed by taking into account the dynamic spin accumulation and paramagnetic magnetization in the Nb-STO layer. Because of carrier diffusion across the dynamic domain boundaries in the Nb-STO layer and spin disordering in the LBMO layer, the tunneling resistance through the junction is high at zero magnetic field. The spin disordering is suppressed upon applying a non-zero magnetic field, which results in the spin-polarized tunneling in this ferromagnetic/depletion layer/dynamic ferromagnetic sandwiched structure and thus the observed TMR effect. The dependence of the TMR effect on the domain size in the LBMO layer, the tunneling current and temperature as well is explained, qualitatively consistent with the experimental observation.  相似文献
