文章采用连续波激射的太赫兹量子级联激光器(THz QCL) 为发射端、光谱匹配的THz量子阱探测器(THz QWP) 为接收端, 搭建了基于THz波的无线传输演示系统. 测量并分析了该演示系统的传输带宽. 采用搭建的无线传输系统演示了基于4.13 THz电磁波的图片文件的无线传输过程, 得到了与源文件一致的结果, 验证了采用THz QCL和THz QWP进行THz信号无线传输的可行性.最后, 分析了演示系统的传输速率, 给出了提高系统传输速率的方法.  相似文献

采用一个光谱匹配的太赫兹(THz)量子阱探测器(QWP)研究了一激射频率约为41 THz的THz量子级联激光器(QCL)在不同驱动电流下的发射谱,分析了测量得到的发射谱谱型和谱峰位置,根据测量的发射谱估算了太赫兹量子级联激光器发射功率随驱动电流变化的情况,从而得到了THz QCL激射的电流密度范围及其阈值电流密度.文中还研究了THz QWP在不同温度下对THz QCL 激光辐射的响应特性.研究结果表明,THz QWP在表征THz QCL的发射谱方面是一种很好的探测器,并有望成为未来THz通信中的接收装置. 关键词: 太赫兹量子阱探测器 太赫兹量子级联激光器 太赫兹通信 Fourier变换红外光谱  相似文献

We demonstrate terahertz (THz) frequency imaging using a single quantum cascade laser (QCL) device for both generation and sensing of THz radiation. Detection is achieved by utilizing the effect of self-mixing in the THz QCL, and, specifically, by monitoring perturbations to the voltage across the QCL, induced by light reflected from an external object back into the laser cavity. Self-mixing imaging offers high sensitivity, a potentially fast response, and a simple, compact optical design, and we show that it can be used to obtain high-resolution reflection images of exemplar structures.  相似文献

We used a terahertz (THz) quantum cascade laser (QCL) as an integrated injection seeded source and amplifier for THz time-domain spectroscopy. A THz input pulse is generated inside a QCL by illuminating the laser facet with a near-IR pulse from a femtosecond laser and amplified using gain switching. The THz output from the QCL is found to saturate upon increasing the amplitude of the THz input power, which indicates that the QCL is operating in an injection seeded regime.  相似文献

We identified conditions for room‐temperature operation of terahertz quantum cascade lasers (THz QCLs) where variable barrier heights are used on ZnSe/Zn1–xMgx Se material systems. The THz QCL devices are based on three‐level two‐well design schemes. The THz QCL lasers with alternating quantum barriers with different heights were compared with THz QCL laser structures with fixed quantum barrier heights. It is found that the THz QCL device with novel design employing variable barrier heights achieved the terahertz emission of about 1.45 THz at room‐temperature (300 K), and has improved laser performance due to the suppression of thermally activated carrier leakage via higher‐energy parasitic levels. Thus, THz QCL devices employing the design with variable barrier heights may lead to future improvements of the operating temperature and performance of THz QCL lasers. Compact laser sources operating in mid infrared spectral region with stable emission are important for applications in spectroscopy and wireless communication. Quantum cascade lasers (QCL) are unique semiconductor sources covering mid infrared frequency range. Based on intersubband transitions, the carrier lifetime of these sources is in the ps range. For this reason their frequency response to direct modulation is expected to overcome the limits of standard semiconductor lasers. In this work injection locking of the roundtrip frequency of a QCL emitting at 9 μm is reported. Inter modes laser frequency separation is stabilized and controlled by an external microwave source. Designing an optical waveguide embedded in a microstrip line a flat frequency response to direct modulation up to 14 GHz is presented. Injection locking over MHz frequency range at 13.7 GHz is demonstrated. Numerical solutions of injection locking theory are discussed and presented as tool to describe experimental results.  相似文献

We report the heterodyne detection and phase locking of a 2.5?THz quantum cascade laser (QCL) using a terahertz frequency comb generated in a GaAs photomixer using a femtosecond fiber laser. With 10?mW emitted by the QCL, the phase-locked signal at the intermediate frequency yields 80?dB of signal-to-noise ratio in a bandwidth of 1?Hz.  相似文献

We demonstrate the growth of terahertz quantum cascade laser (THz QCL) by gas source molecular beam epitaxy. X-ray diffraction and cross-sectional transmission electron microscopic measurements show the high crystalline quality of the THz QCL active region, From the cross-sectional transmission electron microscopy image, sharp interfaces are observed and the deduced cascade period thickness is consistent with the result of x-ray diffraction. The test device is lasing at 3.39THz and operating up to lOOK in pulsed mode. At IOK, the maximum output power is greater than 1 mW with a threshold current density of 738 A/cm^2.  相似文献

We have locked the frequency of a 3 THz quantum cascade laser (QCL) to that of a far-infrared gas laser with a tunable microwave offset frequency. The locked QCL line shape is essentially Gaussian, with linewidths of 65 and 141 kHz at the -3 and -10 dB levels, respectively. The lock condition can be maintained indefinitely, without requiring temperature or bias current regulation of the QCL other than that provided by the lock error signal. The result demonstrates that a terahertz QCL can be frequency controlled with 1-part-in-10(8) accuracy, which is a factor of 100 better than that needed for a local oscillator in a heterodyne receiver for atmospheric and astronomic spectroscopy.  相似文献

利用热力学统计理论和激光器输出特性理论,建立了太赫兹量子级联激光器(THz QCL)有源区中上激发态电子往更高能级电子态泄漏的计算模型,以输出功率度量电子泄漏程度研究分析了晶格温度和量子阱势垒高度对电子泄漏的影响.数值仿真结果表明,晶格温度上升会加剧电子泄漏,并且电子从上激发态泄漏到束缚态的数量大于泄漏到阱外连续态,同时温度的上升也会降低激光输出功率.增加量子阱势垒高度能抑制电子泄漏,并且有源区量子阱结构中存在一个最优量子阱势垒高度. THz QCL经过最优量子阱势垒高度优化后,工作温度得到提升,其输出功率相比于以往的结果也有所提高.研究结果对优化THz QCL有源区结构、抑制电子泄漏和改善激光器输出特性有指导作用.  相似文献

将二维金属光栅结构引入到探测器结构中,以提高太赫兹(THz)量子阱光电探测器的探测率。采用三维时域有限差分算法,建立了THz量子阱光电探测器的二维金属光栅仿真模型,详细分析了二维金属光栅参数对太赫兹量子阱光电探测器的电场强度的影响。仿真分析结果表明:当入射光频率为6.27 THz(相对应波长为47.847 m)、光栅周期P=10.5 m、占空比=0.55(金属块宽度w= 5.755 m)、光栅层厚度h=0.4 m时,器件中的Z方向上的电场值最大,光栅的耦合效率最高。  相似文献

群速度色散会限制太赫兹量子级联激光器频率梳的稳定以及频谱宽度.对于太赫兹量子级联激光器频率梳,其色散主要由器件增益、波导损耗、材料损耗引起.研究基于4.2 THz量子级联激光器双面金属波导结构,通过建立德鲁德模型,利用有限元法计算了激光器的波导损耗;器件未钳制的增益由费米黄金定则计算得到,结合增益钳制效应,计算了器件子带电子跃迁吸收以及镜面损耗,得到了器件钳制后的增益;利用Kramers-Kronig关系得到了器件的增益、波导损耗、材料损耗引起的色散,结果表明器件的激射区域存在非常严重的色散(–8×10~5—8×10~5 fs~2/mm).同时,计算了一种基于Gires-Tournois干涉仪结构的色散,结果表明,该结构的色散具有周期性,可以用于太赫兹量子级联激光器的色散补偿.  相似文献

太赫兹(THz)实时成像是THz技术中颇具潜力的一个领域,具有成像速度快、成像分辨率高等特点,基于THz量子级联激光器(QCL)的实时成像系统是其中最重要的一种,系统体积小、重量轻、成像信噪比高等特点使其在实际应用中具有独特的优势。本文主要介绍了THz QCL器件及其实时成像系统的研究进展,采用超半球高阻硅透镜改善了THz QCL的输出激光,实现了准高斯光束输出,搭建了基于二维摆镜消干涉技术的THz实时成像系统,单帧成像光斑面积45mm×30 mm,实现了对刀片、药片的实时成像演示,成像分辨率优于0.5 mm;最后对成像系统激光源、成像光路和探测端的改进以及成像效果的改善方面进行了综述,并探讨了THz实时成像系统未来的发展趋势及其在材料分析和生物医学成像方面的应用前景。  相似文献

We characterize a heterodyne receiver based on a surface-plasmon waveguide quantum cascade laser (QCL) emitting at 2.84 THz as a local oscillator, and an NbN hot electron bolometer as a mixer. We find that the envelope of the far-field pattern of the QCL is diffraction-limited and superimposed onto interference fringes, which are similar to those found in narrow double-metal waveguide QCLs. Compared to the latter, a more directional beam allows for better coupling of the radiation power to the mixer. We obtain a receiver noise temperature of 1050 K when the mixer is at 2 K, which, to our knowledge, is the highest sensitivity reported at frequencies beyond 2.5 THz.  相似文献

The terahertz quantum-cascade laser (THz QCL) based on bound-to-continuum structure is demonstrated. The X-ray diffraction measurement of the material shows a high crystalline quality of the active region. A THz QCL device was fabricated with semi-insulating surface-plasmon waveguide. The test device is lasing at about 3 THz and operating up to 60 K. It shows a single frequency property under different drive currents and temperatures. At 9 K, the maximum output power is greater than 2 mW with a threshold current density of 159 A/cm2.  相似文献

Mueller matrix measurements were used to characterize the polarization properties of liquid crystal-based reflective type twisted nematic (TN) special light modulator (SLM) at oblique incidence of the laser beam. The experimentally obtained Mueller matrices were used to obtain the combination of polarization optics required to optimize it for phase only modulation. The results indicate that minimum intensity modulation is obtained with the use of a polarizer followed by a quarter wave plate (QWP) in polarization state generator (PSG) arm and a QWP followed by an analyzer in polarization state analyzer arm (PSA). Polarization parameters such as retardance, rotation and depolarization were calculated from the experimentally obtained Mueller matrices using polar decomposition method at different angle of incidences of the laser beam and the results has been discussed. The similarity between retardance and depolarization curve as a function of address voltage of TNSLM indicated that depolarization is mainly associated with errors in retardance values. Further, spectral Mueller matrix measurements were used to obtain intensity modulation response in the range of wavelengths 450-700 nm for broadband applications.  相似文献

A real-time reflection imaging employing a terahertz (THz) camera as the imager and a 3.9 THz quantum- cascade laser (QCL) as the light source is demonstrated. The imaging light is collected and guided by only one off-axis parabolic mirror. The imaging distance is about 1 m. THz images of a coin and a knife are aacquired and analyzed. An actual soatial resolution with a value of about 0.33 mm is achieved.  相似文献
