The effect of the surface preparation of the GaAs(110) substrate on the ZnSe epitaxial layer grown by molecular beam epitaxy
(MBE) was investigated by means of etch-pit density (EPD) measurements, surface morphology observation, and reflection high-energy
electron diffraction (RHEED) analysis. The ZnSe epitaxial layer grown on a GaAs(110) surface prepared by cleaving the (001)-oriented
wafer in ultrahigh vacuum (UHV) showed about 5×104 cm-2 of EPD. This value is much lower than that observed from both the samples grown on the mechanically polished surface with
and without a GaAs buffer layer. Due to the non-stoichiometric surface after thermal evaporation of the surface oxide, three-dimensional
growth can easily occur on the mechanically polished GaAs(110) substrate. These results suggest that the stoichiometric and
atomically flat substrate surface is essential for the growth of low-defect ZnSe epitaxial layers on the GaAs(110) non-polar
surface.

The possibility is demonstrated of fabricating arrays of cone-shaped GaAs nanowhiskers with a surface number density of up to 109 cm-2, a characteristic height ranging from 300 to 10000 nm, and a transverse size of approximately 200 nm at the base and from 200 to 10 nm or smaller at the top. The characteristic height of GaAs nanowhiskers varies in direct proportion to the effective thickness of the deposited material layer and in inverse proportion to the transverse nanowhisker size at the top. The growth of GaAs nanowhiskers is studied as a function of the deposition rate, the temperature, and the crystallographic orientation of the substrate. From an analysis of the obtained dependences of the nanowhisker size on these parameters, it is concluded that GaAs nanowhiskers are formed through the diffusion mechanism. 相似文献
We present a novel approach to the molecular beam epitaxy of [111]-oriented GaAs. Surface-segregating In employed as an isoelectronic surfactant allows us to achieve mirror-like (111) GaAs surfaces within a wide range of growth conditions. Scanning electron and atomic force microscopy confirm the excellent morphology of the resulting samples. High-resolution X-ray diffraction shows the incorporation of In into the films to be negligible. Finally, we demonstrate a 10 Å-In0.2Ga0.8As/300 Å-GaAs superlattice based on surfactant-grown GaAs with a photoluminescence linewidth as narrow as 4.2 meV. 相似文献
This paper attempts to realize unpinned high-k insulator-semiconductor interfaces on air-exposed GaAs and In0.53Ga0.47As by using the Si interface control layer (Si ICL). Al2O3 was deposited by ex situ atomic layer deposition (ALD) as the high-k insulator. By applying an optimal chemical treatment using HF acid combined with subsequent thermal cleaning below 500 °C in UHV, interface bonding configurations similar to those by in situ UHV process were achieved both for GaAs and InGaAs after MBE growth of the Si ICL with no trace of residual native oxide components. As compared with the MIS structures without Si ICL, insertion of Si ICL improved the electrical interface quality, a great deal both for GaAs and InGaAs, reducing frequency dispersion of capacitance, hysteresis effects and interface state density (Dit). A minimum value of Dit of 2 × 1011 eV−1 cm−2 was achieved both for GaAs and InGaAs. However, the range of bias-induced surface potential excursion within the band gap was different, making formation of electron layer by surface inversion possible in InGaAs, but not possible in GaAs. The difference was explained by the disorder induced gap state (DIGS) model. 相似文献
Raman spectroscopy was used to study the evolution of host lattice recrystallization in Mn+-implanted GaAs. A high dose of Mn+-ions (>1015 cm-2) was introduced into semi-insulating GaAs by the combinatorial implantation method. Subsequent thermal annealing at 920 °C
was carried out to re-grow the implantation-induced amorphous layers. The dependence of the recrystallization behavior on
the Mn content was systematically observed. The lattice orientation of recrystallized layers in the surface changed after
high-dose implantation (>1.6×1015 cm-2) and annealing. The size of the recrystallized crystallites decreased with increasing Mn+ dose, as indicated by images from atomic force microscopy. The decrease in the phonon frequency of the Raman lines with the
size reduction of microcrystals was in good agreement with the spatial correlation model. However, at higher doses (>7×1016 cm-2), a blue shift of the frequency was observed due to the compressive stress exerted on the microcrystals.

Electronic surface parameters of GaAs have been determined from a qualitative and quantitative analysis of the relative photoluminescence
intensity at 300 K. Characteristics of etched (100) surfaces ofn- andp-type liquid phase epitaxial GaAs have been found to be governed by negative surface charges. A density of charged surface
states of about 1012 cm−2 and a band bending of 0.59 eV have been found forn-type material with an electron concentration of 1.1×1017 cm−3. Forp-type samples with hole densities ranging from 6×1015 to 4.3×1018 cm−3 the estimated density of negatively charged surface states was below 2×1011 cm−2, and the band bending was not more than a few kT. 相似文献
ZnSe films were deposited by pulsed laser ablation on a crystalline GaAs substrate and on an amorphous quartz substrate. The
deposition process was performed with the same growth parameters. The films were investigated by means of X-ray diffraction,
reflectance and photoluminescence spectroscopy. The X-ray diffraction spectra have demonstrated that the films grow in a highly
oriented way but having different orientations, i.e. the films deposited on GaAs grow (100)-oriented and the films deposited on quartz grow (111)-oriented. Reflectance spectra
as a function of the temperature have been analysed by means of the classical oscillator model, in order to obtain the temperature
dependence of the band gap energy. This gives results comparable to those of ZnSe single crystals for ZnSe on GaAs, but it
is red-shifted for ZnSe on quartz, because of lattice and thermal strains. The photoluminescence measurements at T = 10 K confirm the better quality of ZnSe deposited on GaAs and show that pulsed laser ablation is a promising technique
to grow films having intrinsic luminescence even on an amorphous substrate.

Laser projection-patterned etching of GaAs in a HCl and CH3Cl atmosphere performed using a pulsed KrF-excimer laser (=248 nm, =15 ns) and deep-UV projection optics (resolution 2 m) is reported. The etching process carried out in a vacuum system having a base pressure of 10–6 mbar is shown to result from a purely thermochemical reaction. Etching takes place in two steps: (i) between the laser pulses, the etchant gas reacts with the GaAs surface-atomic layer to form chlorination products (mainly As and Ga monochlorides), (ii) local laser surface heating results in the desorption of these products allowing further reaction of the gas with the surface. The influence of the etching parameters (laser energy density, gas pressure and pulse repetition rate) on the etch rate and the morphology of the etched features was studied. Etch rates up to 0.15 nm per pulse, corresponding to the removal of 0.5 GaAs molecular layer, are achieved. The spatial resolution of the etching process is shown to be controlled by the heat spread in the semiconductor and by the nonlinear dependence of the etch rate on the surface temperature. As a result, etched features smaller or larger than the projected features of the photomask are achieved depending on the laser energy density. Etched lines having a width of 1.3 m were obtained at low fluences by the projection of 2 m wide lines onto the GaAs surface. 相似文献
Mainly [115]-oriented SrBi2Ta2O9 (SBT) films were prepared on GaAs(100) substrates with TiO2 buffer layers. Both the SBT films and the TiO2 buffer layers were deposited by pulsed laser deposition (PLD) using a KrF excimer laser. The depth profile of the constituent
elements observed by Auger electron spectrometry (AES) shows no remarkable diffusion at both the interfaces between SBT and
TiO2 and between TiO2 and the GaAs substrate. The electrical characteristics of the Pt/SBT/TiO2/GaAs(100) structures show a ferroelectric hysteresis loop with a small remanent polarization (∼0.5 μC/cm2).

GaAs melting simulations with a pulsed ruby laser are reported. The presence of a thin metal layer deposited on the GaAs surface gives rise to a reduction in the melting threshold and to an increase of melted depths when compared with nude GaAs surfaces. Melting thresholds around 0.3 J/cm2 for nude GaAs surface and slightly below 0.25 J/cm2 for GaAs covered with a 120 Å tin layer are predicted in reasonable agreement with experimental results. 相似文献
Fermi level pinning at the interface between high-h gate dielectric and GaAs induced by unstable native oxides is a major obstacle for high performance GaAs-based metal-oxide-semiconductor (MOS) devices. We demonstrate the improved Al2O3/GaAs interracial characteristics by (NH4)2S immersion and NH3 thermal pretreatment prior to A1203 deposition. X-ray photoelectron spectroscopy (XPS) analysis confirms that sulfuration of GaAs surface by (NH4 )2S solution can effectively reduce As-O bonds while Ga-O bonds and elemental As still exist at Al2O3 /GaAs interface. However, it is found that N incorporation during the further thermal nitridation on sulfurated GaAs can effectively suppress the native oxides and elemental As in the sequent deposition of Al2O3. Atomic force microscopy (AFM) shows that the further thermal nitridation on sulfurated GaAs surface can also improve the surface roughness. 相似文献
Coupled thermal and carrier transports (electron/hole generation, recombination, diffusion and drifting) in laser photoetching
of GaAs thin film is investigated. A new volumetric heating mechanism originating from SRH (Shockley–Read–Hall) non-radiative
recombination and photon recycling is proposed and modeled based on recent experimental findings. Both volumetric SRH heating
and Joule heating are found to be important in the carrier transport, as well as the etching process. SRH heating and Joule
heating are primarily confined within the space-charge region, which is about 20 nm from the GaAs surface. The surface temperature
rises rapidly as the laser intensity exceeds 105 W/m2. Below a laser intensity of 105 W/m2, the thermal effect is negligible. The etch rate is found to be dependent on the competition between photovoltaic and photothermal
effects on surface potential. At high laser intensity, the etch rate is increased by more than 100%, due to SRH and Joule
heating.

A combination of the surface diagnostic techniques Auger electron spectroscopy (AES), reflection high energy electron diffraction
(RHEED), and secondary ion mass spectroscopy (SIMS) was used in order to get more detailed information on basic processes
which lead to the formation of high quality monocrystalline GaAs and AlxGa1−xAs films by molecular beam epitaxy (MBE) under ultra-high vacuum conditions. The formation and changes of reconstructed surface
structures on (100) GaAs as a function of growth parameters were observedduring growth by RHEED. AES was used to determine the relative ratio of Ga/As on the surface for different reconstructed structures,
to investigate the impurity contamination on substrate surfaces and grown films, and to study the surface segregation of Sn
in MBE GaAs during doping. Finally, intentional and unintentional impurities incorporated during the growth of GaAs and AlxGa1−xAs by MBE were detected by the SIMS technique immediately after growth within the reaction chamber. 相似文献
Thin iron films have been grown on (001) GaAs substrates by low pressure metal organic chemical vapor deposition (LP-MOCVD) at different temperatures with the pressure of 150 Torr. X-ray diffraction (XRD) analysis showed that all films have only one strong diffraction peak (110). The surface of Fe film became smooth with increasing the growth temperature. Magnetization measurements showed that the Fe films grown at different temperatures were ferromagnetic with easy axis parallel to the film surface and hard axis perpendicular to the substrates. The field dependence of magnetization along two axes showed a remarkable difference, implying that the samples have strong magnetic anisotropy. Furthermore, when the applied magnetic field is perpendicular to the Fe surface, a sharp jump in the hysteresis loop could be observed, followed by a broad shoulder, which is related to the interface effect, the existence of carbon and the formation of 180°/90° magnetic domains. 相似文献
When a GaAs(001) substrate is heated up to 650 °C in a scanning electron microscope (SEM) vacuum chamber with vacuum range from 10–4 Torr to 10–5 Torr, real‐time SEM observation reveals microscale pits on GaAs substrate surface. The annealing process of GaAs substrate in vacuum causes excess evaporation of arsenic and accumulation of gallium as liquid droplets on the surface. As the function of electrochemical drills, the gallium droplets etch away GaAs beneath the surface to make microscale holes on GaAs substrate. With small amount of oxygen in the chamber acting as etching catalyst, gallium droplets etch GaAs much faster than in ultra‐high vacuum (UHV) MBE chamber. This process provides an easy technique to fabricate microscale pits on GaAs(001) surface.
We investigated defect production in n-type GaAs with two different free-carrier densities (4×1014 and 1×1016/cm3) by using particles liberated from radionuclides. 90Sr and 241Am were employed as beta and alpha sources, respectively. The results obtained for electron irradiation showed that the same set of primary defects can be produced by beta irradiation from the Sr source as by electrons produced in an accelerator. Similarly, the defects produced by alpha irradiation from the Am source closely resemble those introduced by alpha irradiation in a Van de Graaff accelerator. It was found that the relative concentrations of the primary defects in electron-irradiated GaAs are different to those in alpha-particle irradiated GaAs. Further, for the first time, an alpha irradiation induced defect which seems to be related to the doping concentration was observed in the 1016/cm3 Si doped GaAs. It is concluded that the use of radionuclides is an inexpensive and convenient method to introduce and to study radiation induced defects in semiconductors. 相似文献
