In this work, photovoltaic performance of Ga-doped ZnO thin film/Si NWs heterojunction diodes was investigated. Highly dense and vertically well-aligned Si NW arrays were successfully synthesised on a p-type (1?0?0)-oriented Si wafer through cost-effective metal-assisted chemical etching technique. Ga-doped ZnO thin films were deposited onto Si NWs via radio frequency magnetron sputtering to construct three-dimensional heterostructures. Photovoltaic characteristics of the fabricated diodes were determined with current density (J)–voltage (V) measurements under simulated solar irradiation of AM 1.5 G. The optimal open-circuit voltage, short-circuit current density, fill factor and power conversion efficiency were found to be 0.37 V, 3.30 mA cm?2, 39.00 and 0.62%, respectively. Moreover, photovoltaic diodes exhibited relatively high external quantum efficiency over the broadband wavelengths between 350 and 1100 nm interval of the spectrum. The observed photovoltaic performance in this study clearly indicates that the investigated device structure composed of Ga-doped ZnO thin film/Si NWs heterojunctions could facilitate an alternative pathway for optoelectronic applications in future, and be a promising alternative candidate for high-performance low-cost new-generation photovoltaic diodes.  相似文献

A Bi2Sr2Co2Oy/Si heterojunction is obtained by growing a layer of p-type oxygen-deficient Bi2Sr2Co2Oy film on a commercial n-type silicon wafer by pulsed laser deposition. Its rectifying and photovoltaic properties are studied in a wide temperature range from 20 K to 300 K. The transport mechanism under the forward bias can be attributed to a trap- filled space-charge-limited current conduction mechanism. Under the irradiation of a 532-nm continuous wave laser, a clear photovoltaic effect is observed and the magnitude ofphotovoltage increases as the temperature decreases, The results demonstrate the potential application of a Bi2SrzCo2Oy-based heterojunction in the photoelectronic devices.  相似文献

在对SiC1-xGex三元合金主要特性的研究基础上,利用器件仿真器MEDICI模拟和分析SiCGe/SiC异质结光电二极管的光电特性。计算表明, SiC1-xGex 在Ge组分为0.3时与3C-SiC晶格失配较小,此时的SiCGe/SiC异质结对可见光和近红外光有较好的光谱响应。当P型SiC1-xGex层杂质浓度为1×1015cm-3、厚度1.6μm、x=0.3时,SiC1-xGex /SiC异质结光电二极管对0.52μm可见光有250mA/W左右的响应度,对0.7μm近红外光也有102mA/W左右的响应度。  相似文献

PIN结构是电光调制器中常见的一种电学调制结构, 该结构中载流子注入效率直接影响着电光调制器的性能. 在前期的研究中, 我们在SOI材料的基础上提出了一种新型Si/SiGe/Si双异质结PIN电学调制结构, 可以有效提高载流子注入效率, 降低调制功耗. 为了进一步研究这种新型调制器结构的调制机理, 本文从单异质结能带理论出发, 定量分析了该新型结构中双异质结的势垒高度变化, 给出了双异质结势垒高度的定量公式, 将新型结构与SiGe-OI和SOI两种PIN电学调制结构进行能带对比, 分析了该新型结构载流子注入增强的原因, 最后模拟了新型结构的能带分布, 以及能带和调制电压与注入载流子密度的关系, 并与SiGe-OI和SOI两种PIN电学调制结构进行对比发现, 1 V调制电压下, 新型结构的载流子密度达到了8× 1018cm-3, 比SOI 结构的载流子密度高了800%, 比SiGe-OI结构的载流子密度高了340%, 进一步说明了该新型结构的优越性, 并且验证了理论分析的正确性.  相似文献

The application of TiO2-based devices is mainly dependent on their crystalline structure,morphology,size,and exposed facets.Two kinds of TiO2 with different structures,namely TiO2 pompons and TiO2 nanotubes,have been prepared by the hydrothermal method.TiO2 with different structures is characterized by scanning electron microscopy(SEM),X-ray diffraction(XRD),and Brunauer-Emmett-Teller(BET) surface area analysis.Solar cells based on poly(3-hexylthiophene)(P3HT) and TiO2 with different structures are fabricated.In the device ITO/TiO2/P3HT/Au,the P3HT is designed to act as the electron donor,and TiO2 pompons and TiO2 nanotubes act as the electron acceptor.The effects of the TiO2 structure on the performance of hybrid heterojunction solar cells are investigated.The device with TiO2 pompons has an open circuit voltage(Voc) of 0.51 V,a short circuit current(Jsc) of 0.21 mA/cm2,and a fill factor(FF) of 28.3%.Another device with TiO2 nanotubes has a V oc of 0.5 V,J sc of 0.27mA/cm2,and FF of 28.4%.The results indicate that the TiO2 nanotubes with a unidimensional structure have better carrier transport and light absorption properties than TiO 2 pompons.Consequently,the solar cell based on TiO2 nanotubes has a better performance.  相似文献

采用溶胶凝胶法在载波片上制备了SiO2/TiO2复合薄膜。研究了TiO2含量、热处理温度、热处理时间、薄膜层数及溶胶陈化时间对其可见光透过率的影响。结果表明:复合薄膜的可见光透过率随TiO2含量的增加而降低;当TiO2含量为20%时,薄膜会出现变白现象;当热处理温度为80℃时,透过率最高;当TiO2含量为30%时,溶胶陈化时间为3天,镀膜两次,80℃/3h热处理所得到的薄膜透过率可达到基体的100%,耐磨性良好。初步检测显示,该薄膜具有一定的光催化活性。  相似文献

利用直流反应溅射方法在p型Si衬底上生长掺Al的n型ZnO薄膜,测量了由n型ZnO薄膜和p型Si衬底组成的异质结在黑暗和光照条件下的I-V特性,结果表明该异质结具有优良的整流特性,而且在光照条件下的反向电流迅速增大并很快趋于饱和.通过测量ZnO薄膜的光电流和异质结的光电压的光谱响应,初步分析了异质结的光电转换机理.测量结果显示,在入射光波长为380nm时光电流强度明显下降,反映出光电流与ZnO薄膜禁带宽度的密切关系;同时还发现,在与ZnO禁带宽度相对应的波长前后所产生的光生电压方向相反.推测这一现象与异质结的能带结构密切相关. 关键词: ZnO薄膜 异质结 光电转换 光谱响应  相似文献

线偏振光的探测能力是评价偏振光电探测器件的重要指标。黑砷磷(AsP)是一种较为稳定的平面内各向异性材料,由于其面内结构各向异性,其对线偏振光较为敏感,在偏振探测领域有着重要的应用潜力。本文介绍了一种基于AsP/MoS2的高度偏振敏感光电探测器。由于AsP各向异性的光吸收、MoS2有效的载流子收集和输运能力以及范德华异质结对暗电流的抑制作用,该光电探测器实现了大于300的电流开关比,0.27 A/W的电流光响应度以及2×10^10 Jones的比探测率。更重要的是,此类光电探测器在638 nm波段实现了高达3.06二向色性比的偏振特性。这些实验结果表明AsP/MoS2异质结构在偏振光电探测领域有着广阔的应用前景。  相似文献

The Si on SiC heterojunction is still poorly understood, although it has a number of potential applications in electronic and optoelectronic devices, for example, light-activated SiC power switches where Si may play the role of an light absorbing layer. This paper reports on Si films heteroepitaxially grown on the Si face of (0001) n-type 6H-SiC substrates and the use of B2H_6 as a dopant for p-Si grown at temperatures in a range of 700--950~\du. X-ray diffraction (XRD) analysis and transmission electron microscopy (TEM) tests have demonstrated that the samples prepared at the temperatures ranged from 850~℃ to 900~℃ are characterized as monocrystalline silicon. The rocking XRD curves show a well symmetry with FWHM of 0.4339° Omega. Twin crystals and stacking faults observed in the epitaxial layers might be responsible for widening of the rocking curves. Dependence of the crystal structure and surface topography on growth temperature is discussed based on the experimental results. The energy band structure and rectifying characteristics of the Si/SiC heterojunctions are also preliminarily tested.  相似文献

TiO2具有良好的光学、电学和化学性质,锐钛矿相 TiO2具有更突出的光催化特性,是一种有广泛用途的宽禁带氧化物半导体。利用基于密度泛函理论的第一原理全电势线性缀加平面波方法计算锐钛矿相TiO2介电函数的实部、虚部和光学吸收系数,其中能隙值利用剪刀算符修正为3.2 eV。计算结果与实验符合得很好,同时说明广义梯度近似与局域密度近似相比对锐钛矿相TiO2光学性质的计算没有明显的改善。  相似文献

基于密度泛函理论的第一性原理计算,研究了Hg_2CoTi型Inverse-Heusler合金Ti_2NiAl和GaAs异质界面上的原子相互作用、磁性、态密度和自旋极化.结果表明,在所研究的12种异质结构(包括顶位和桥位连接)中,界面态的存在不同程度地破坏了合金的半金属性,导致不超过75%的自旋极化率发生;仅当Heusler合金TiAl端面的Al原子或者TiNi端面的Ti原子位于As原子的顶位时,合金异质结可以保留着约72%的自旋极化率,根据Julliere模型,能最大实现68.9%的自旋电子迁移率,有望在隧穿磁阻中实际应用.  相似文献

We investigated the structural; optical and electrical properties of ZnO thin films as the n-type semiconductor for silicon a-Si:H/Si heterojunction photodiodes. The ZnO film forms the front contact of the super-strata solar cell and has to exhibit good electrical (high conductivity) and optical (high transmittance) properties. In this paper we focused our attention on the influence of doping on device performance. The results show that the X-ray diffraction (XRD) spectra revealed a preferred orientation of the crystallites along c-axis. SEM images show that all films display a granular, polycrystalline morphology and the ZnO:Al exhibits a better grain uniformity. The transmittance of the doped films was found to be higher when compared to undoped ZnO. A low resistivity of the order of 2.8 × 10−4 Ω cm is obtained for ZnO:Al using 0.4 M concentration of zinc acetate. The photoluminescence (PL) spectra exhibit a blue band with two peaks centered at 442 nm (2.80 eV) and 490 nm (2.53 eV). It is noted that after doping the ZnO films a shift of the band by 22 nm (0.15 eV) is recorded and a high luminescence occurs when using Al as a dopant. Dark IV curves of ZnO/a-Si:H/Si structure showed large difference, which means there is a kind of barrier to current flow between ZnO and a-Si:H layer. Doping films was applied and the turn-on voltages are around 0.6 V. Under reverse bias, the current of the ZnO/a-Si:H/Si heterojunction is larger than that of ZnO:Al/a-Si:H/Si. The improvement with ZnO:Al is attributed to a higher number of generated carriers in the nanostructure (due to the higher transmittance and a higher luminescence) that increases the probability of collisions.  相似文献

Photoelectric properties and current-voltage characteristics ofpInSb-nCdTe heterojunction have been studied as a function ofnCdTe layer thickness. Spectral dependence of photoconductivity has been found, as well as the junction field penetration domain innCdTe. Various mechanisms of charge separation are considered: resonance phototunneling mechanism, and absorption mechanism with further tunneling through the barrier, which explains the character of spectral dependence for the photoconductivity both beyond the maximum of spectral dependence and beyond edge of fundamental absorption forpInSb. By the photoconductivity fall-off we have determined the concentration of impurity ND, which stays in good agreement with the ND value determined from measurements of field penetration depth. Possibilities of extending the photosensitivity to higher wavelengths range are discussed, by variation of impurities concentrations NA and ND, and by means of the external electrical field.  相似文献

介绍了近年来低成本Cu_2O/ZnO氧化物异质结太阳电池方面的研究进展.应用于光伏器件的吸收层材料Cu_2O是直接带隙半导体材料,天然呈现p型;其原材料丰富,且对环境友好.Cu_2O/ZnO异质结太阳电池结构主要有平面结构和纳米线/纳米棒结构.纳米结构的Cu_2O太阳电池提高了器件的电荷收集作用;通过热氧化Cu片技术获得的具有大晶粒尺寸平面结构Cu_2O吸收层在Cu_2O/ZnO太阳电池应用中展现出了高质量特性.界面缓冲层(如i-ZnO,a-ZTO,Ga_2O_3等)和背表面电场(如p~+-Cu_2O层等)可有效地提高界面处能级匹配和增强载流子输运.10 nm厚度的Ga_2O_3提供了近理想的导带失配,减少了界面复合;Ga_2O_3非常适合作为界面层,其能够有效地提高Cu_2O基太阳电池的开路电压V_(oc)(可达到1.2 V)和光电转换效率.p~+-Cu_2O(如Cu_2O:N和Cu_2O:Na)能够减少器件中背接触电阻和形成电子反射的背表面电场(抑制电子在界面处复合).利用p型Na掺杂Cu_2O(Cu_2O:Na)作为吸收层和Zn_(1-x)Ge_x-O作为n型缓冲层,Cu_2O异质结太阳电池(器件结构:MgF_2/ZnO:Al/Zn_(0.38)Ge_(0.62)-O/Cu_2O:Na)光电转换效率达8.1%.氧化物异质结太阳电池在光伏领域展现出极大的发展潜力.  相似文献

采用溶胶凝胶法以及静电纺丝法, 利用热处理工艺, 成功制备出了多晶锐钛矿型TiO2纳米线, 通过两线法在室温下测试单根TiO2纳米线的V-I曲线来研究其电输运性能及磁阻效应. 结果表明: 在无光照环境下其V-I曲线为不过零点的直线, 零场电阻较大, 在磁场作用下电阻下降, 表现出负磁阻效应; 紫外光辐照环境下TiO2纳米线载流子浓度增加使得电阻变小, 然而在磁场作用下电阻增大, 表现为正磁阻效应. 紫外光辐照导致的载流子浓度变化, 使得负磁阻转变为正磁阻, 我们将磁阻变化归结为d电子局域导致的负磁阻与能带劈裂导致的正磁阻两种机理相互竞争的结果.  相似文献

通过溶液法合成了PbSe/TiO2复合纳米管,并对其进行了微观形貌、晶体结构等的表征。结果表明,制得的样品是由PbSe和TiO2两种材料构成的复合材料,致密、均匀的TiO2薄膜包覆在PbSe纳米管表面。以氙灯为模拟光源,通过对甲基橙的降解研究了PbSe/TiO2复合纳米管的光催化性能。结果显示,PbSe与TiO2之间形成的异质结使PbSe/TiO2复合纳米管具有较高的光催化性能,比纯PbSe纳米管的催化降解率提高了约4.5倍。另外,对PbSe/TiO2复合纳米管光催化稳定性也进行了研究。  相似文献

Based on the density functional calculations, the structural and electronic properties of the WS_2/graphene heterojunction under different strains are investigated. The calculated results show that unlike the free mono-layer WS_2, the monolayer WS_2 in the equilibrium WS_2/graphene heterojunctionis characterized by indirect band gap due to the weak van der Waals interaction. The height of the schottky barrier for the WS_2/graphene heterojunction is 0.13 eV, which is lower than the conventional metal/MoS_2 contact. Moreover, the band properties and height of schottky barrier for WS_2/graphene heterojunction can be tuned by strain. It is found that the height of the schottky barrier can be tuned to be near zero under an in-plane compressive strain, and the band gap of the WS_2 in the heterojunction is turned into a direct band gap from the indirect band gap with the increasing schottky barrier height under an in-plane tensile strain. Our calculation results may provide a potential guidance for designing and fabricating the WS_(2~-)based field effect transistors.  相似文献

The determination of band offsets is crucial in the optimization of Ga2O3-based devices, since the band alignment types could determine the operations of devices due to the restriction of carrier transport across the heterogeneous interfaces. In this work, the band offsets of the Ga2O3/FTO heterojunction are studied using x-ray photoelectron spectroscopy (XPS) based on Kraut's method, which suggests a staggered type-Ⅱ alignment with a conduction band offset (ΔEC) of 1.66 eV and a valence band offset (ΔEV) of -2.41 eV. Furthermore, the electronic properties of the Ga2O3/FTO heterostructure are also measured, both in the dark and under ultraviolet (UV) illuminated conditions (254 nm UV light). Overall, this work can provide meaningful guidance for the design and construction of oxide hetero-structured devices based on wide-bandgap semiconducting Ga2O3.  相似文献
