本文中,发现在InxGa1-xAs缓冲层上非故意掺杂的InyGa1-yAs/(Al)GaAs超晶格样品中存在着两个互相反向的自建电场区,一个位于样品表面,另一个位于InxGa1-xAs缓冲层和超晶格界面。据此,合理地解释了样品的光伏测试结果,并对此类样品的MOCVD生长工艺给予指导。  相似文献

Possibilities of new approaches for the interpretation of X-ray scattering data to characterize heterostructures with nanosized layers are demonstrated. These approaches are based on both simultaneous mathematical analysis of the experimental data of X-ray rocking curves from several crystallographic planes of the sample and joint processing of the experimental data of X-ray diffraction and reflectometry. Measurements are taken using the same device with the advanced technique of experiments. In the approaches proposed, the volume of the experimental information on one sought parameter increases significantly, which provides a greater reliability of reconstructing the structural parameters of the object under study. A mathematical apparatus is developed along with the software to solve the inverse problem with a large amount of input data and sought parameters. The proposed approaches are tested on nanosized AlxGa1-xAs/InyGa1-yAs and InxAl1-xAs/InyGa1-yAs heterostructures grown on GaAs and InP substrates, respectively. It is shown that the complex X-ray method allows a reliable determination of relationships between the real structure and electrophysical properties, and thus an improvement of the technology for producing these objects with predicted properties.  相似文献

The magnetic field induced transition energies between the ground and excited states of a donor impurity in a Ga1-xAlxAs /Ga1-yAlyAs corrugated quantum well is reported. The calculations are performed by the variational method based on a two-parametric trial wave function, in the framework of the single band effective mass approximation. The effect of nonparabolicity of the conduction band is considered through the energy dependent effective mass. The effect of magnetic field on the spin-orbit interaction on the electron magnetization and the magnetic susceptibility is discussed. The diamagnetic susceptibility using Hellmann-Feynman theorem is calculated for the ground and excited states of the donor. The transition lines lie in the optical range for a strong magnetic field. The results are compared with the other existing available literature.  相似文献

In0.82Ga0.18As epilayers were grown on InP substrates using a two-step growth technique by LP-MOCVD. A homogeneous low-temperature (450 °C) In0.82Ga0.18As buffer layer was introduced to improve the crystalline quality of epilayers. The influence of low-temperature buffer layer deposition condition, such as thermal annealing duration, on the crystalline quality of the In0.82Ga0.18As epilayer was investigated. Double-crystal X-ray diffraction measurement, Hall measurement, and Raman scattering spectrum were used to evaluate the In0.82Ga0.18As epilayers. Atomic force microscope was used to study the surface morphology. It is found that the In0.82Ga0.18As epilayer, with buffer layer thermal annealing for 5 min, exhibits the best crystalline quality. The change of the surface morphology of the buffer layer after thermal annealing treatment was suggested to explain the phenomenon.  相似文献

We report on a strong piezoresistive effect in GaAs/ Inx Ga1–x As/AlAs superlattice structures fabricated on a GaAs‐base cantilever. The measurements of the piezoresistive properties were performed for tensile strains by static pressure experiments. The maximum gauge factor (GF) for the GaAs/Inx Ga1–x As/AlAs epilayer can be estimated to 200, which is higher than the value of the gauge factor reported for Si transducers. Our results demonstrate a higher potential of GaAs/Inx Ga1–x As/AlAs superlattice structures for the development of piezoresistive sensors. (© 2008 WILEY‐VCH Verlag GmbH & Co. We report a reflectance study on series of shallow quantum wells GaAs/AlxGa1−xAs types with different aluminium concentration. The observed barrier exciton reflectance line shape depends strongly on the shift in aluminium concentration in the two barriers, with the appropriate choice of the cap layer thickness. This observation was based on the reflectivity line shape analysis of anti-Bragg structures.  相似文献

A mixture of elemental Ga and Se with the nominal composition Ga40Se60 was submitted to the Mechanical alloying technique and their structural, thermal and optical properties were followed by X-ray diffraction, differential thermal analysis, photoacoustic spectroscopy, UV-VIS‐NIR absorbance spectroscopy and Raman spectroscopy techniques. After 10 h of milling the X-ray pattern showed monoclinic Ga2Se3 phase nucleation, which is in the nanometric form, and also a minority amorphous phase. The DSC results showed exothermic reactions between 430 and 720 K attributed to amorphous-crystalline phase transition and structural relaxation of Ga2Se3 phase. Based on this a small amount of the as-milled sample was annealed at 723 K. Its XRD pattern showed evidences of grain growth, reduction of the interfacial component, as well as, disappearance of the amorphous phase. The annealing process induced thermal diffusivity increasing, while the optical band gap energy and Raman profile remained practically unchanged.  相似文献

In this paper, the transition wavelength and wave function overlap of type-II InxGa1-xAs/GaAs1-ySby quantum wells are numerically calculated using a 4-band k · p Hamiltonian model. The simulation results indicate that absorption wavelength from 2 to 4?μm can be achieved with a strain compensated quantum well structure. The transition wavelength and wave function overlap can be optimized by properly selecting the thicknesses and composition of the quantum well layers.  相似文献

Electrical properties of AlyGa1-yN/AlxGa1-xN/AlN/GaN structure are investigated by solving coupled Schrödinger and Poisson equation self-consistently. Our calculations show that the two-dimensional electron gas (2DEG) density will decrease with the thickness of the second barrier (AlyGa1-yN) once the AlN content of the second barrier is smaller than a critical value yc, and will increase with the thickness of the second barrier (AlyGa1-yN) when the critical AlN content of the second barrier yc is exceeded. Our calculations also show that the critical AlN content of the second barrier yc will increase with the AlN content and the thickness of the first barrier layer (AlxGa1-xN).  相似文献

In selectively dopedn-AlxGa1–xAs/GaAs heterostructures with high-mobility two-dimensional electron gas (2 DEG) at the heterointerface a second conductive channel exists, if the AlxGa1–xAs layer is not totally depleted from free carries. The occurrence of parallel conductance has a deleterious effect on the performance of high-electron mobility transistors (HEMTs) fabricated from this material. Although in principle computable, parallel conductance depends on a large number of design parameters to be chosen for the heterostructure, which are additionally affected by the presence of deep electron traps inn-AlxGa1–xAs of composition 0.25n-AlxGa1–xAs/GaAs heterostructures is shown.  相似文献

The crystal field disorder in some trigonal germanates of the type X3-yLnyFe2+yGe4-yO14 (X = Ba, Sr; Ln = La, Nd; y = 0, 1) is studied by 57Fe M?ssbauer effect. The dispersion of the electric field gradient (EFG) at the octahedral sites of these compounds is investigated. The optical response of as grown and hydrogenated In0.32Ga0.68As1-yNy/GaAs single quantum wells (y = 0, 0.027) has been investigated from T = 80 K to room temperature by photoreflectance. Three excitonic spectral features detected in the N free sample shift to lower energy in the N containing sample and back to higher energy upon H irradiation of the N containing sample. In the hydrogenated sample, a progressive change with increasing temperature of the nature of the lowest energy transition from an excitonic to a band-to-band character has been explained in terms of an increasing release of carriers from traps formed by H and N clusters. A reduction in the oscillator strength of the lowest energy transition and an increase in the binding energy of the heavy-hole exciton have been explained in terms of an increase in the electron effective mass upon N introduction into the InxGa1-xAs lattice. The effect of interdiffusion of aluminum and indium atoms on the exciton emission energy and binding energy in InxGa1?xAs/AlyGa1?yAs quantum dots is studied. By the method of finite difference, the anisotropic spin splitting of the AlxGa1-xAs/GaAs/Aly Ga1-yAs/AlxGal-xAs step quantum wells (QWs) are theoretically investigated considering the interplay of the bulk inversion asymmetry and structure inversion asymmetry induced by step quantum well structure and external electric field. We demonstrate that the anisotropy of the total spin splitting can be controlled by the shape of the QWs and the external electric field. The interface related Rashba effect plays an important effect on the anisotropic spin splitting by influencing the magnitude of the spin splitting and the direction of electron spin. The Rashba spin splitting presents in the step quantum wells due to the interface related Rashba effect even without external electric field or magnetic field.  相似文献

用紫外光电子能谱研究了Al0.7Ga0.3As的表面态结构,观察到Al0.7Ga0.3As在价带中的两个表面态结构。在1500L原子氢吸附后消失。研究了这两个表面态结构在热退火消除表面损伤过程中的变化。结合LEED和XPS的实验结果,确定在450℃左右的热退火可以有效地消除损伤,获得一个完整的Al0.7Ga0.3As(100)表面。 关键词:  相似文献

We show how to compute the optical properties (reflection and absorption) of anisotropic semiconductors in the exciton energy region, taking into account polariton and electron-hole coherence effects. The method is applied to a GaAs/Ga1–x Al x As superlattice, and the modifications in the optical properties with respect to GaAs are related to the anisotropy.  相似文献

A system of quantum dots on the basis of AlxIn1-xAs/AlyGa1-y As solid solutions has been studied. The usage of broadband AlxIn1-x solid solutions as the basis of quantum dots makes it possible to expand considerably the spectral emission range into the short-wave region, including the wavelength region near 770 nm being of interest for the design of aerospace systems of quantum cryptography. The optical characteristics of single AlxIn1-xAs quantum dots grown according to the Stranski–Krastanov mechanism are studied by the cryogenic microphotoluminescence method. The fine structure of exciton states of quantum dots is studied in the wavelength region near 770 nm. It is shown that the splitting of exciton states is comparable with the natural width of exciton lines, which is of great interest for the design of emitters of pairs of entangled photons on the basis of AlxAs1-x quantum dots.  相似文献
