In terms of Kubo's formula and Green's function method, for the two-dimensional electron gas (2DEG) with Rashba spin-orbit coupling (SOC), we study the spin polarization due to the effect from magnetic impurities with anisotropic spin dependent delta type coupling to electrons when an external dc electric field in plane is applied. The vertex correction of impurities in ladder approximation is carried out in the limit of EF?1/τ, Δ. We find that the strength of spin polarization can be significantly modified by vertex correction and the spin polarization is relevant to the anisotropy coefficient γ, but the direction of net spin polarization cannot be changed.  相似文献

A study on characteristics of electrons tunneling through semiconductor barrier is evaluated, in which we take into account the effects of Rashba spin-orbit interaction. Our numerical results show that Rashba spin-orbit effect originating from the inversion asymmetry can give rise to the spin polarization. The spin polarization does not increase linearly but shows obvious resonant features as the strength of Rashba spin-orbit coupling increases, and the amplitudes of spin polarization can reach the highest around the first resonant energy level. Furthermore, it is found that electrons with different spin orientations will spend quite different time through the same heterostructures. The difference of the dwell time between spin-up and spin-down electrons arise from the Rashba spin-orbit coupling. And it is also found that the dwell time will reach its maximum at the first resonant energy level. It can be concluded that, in the time domain, the tunneling processes of the spin-up and spin-down electrons can be separated by modulating the strength of Rashba spin-orbit coupling. Study results indicate that Rashba spin-orbit effect can cause a nature spin filter mechanism in the time domain.  相似文献

We show that the joint effect of spin-orbit and magnetic fields leads to a spin polarization perpendicular to the plane of a homogeneous two-dimensional electron system with Rashba spin-orbit coupling and in-plane parallel dc magnetic and electric fields, for angle-dependent impurity scattering or nonparabolic energy spectrum, while only in-plane polarization persists for simplified models. We derive Bloch equations, describing the main features of recent experiments, including the magnetic field dependence of static and dynamic responses.  相似文献

The electronic structure, spin splitting energies, and g factors of paramagnetic In1-xMnxAs nanowires under magnetic and electric fields are investigated theoretically including the sp-d exchange interaction between the carriers and the magnetic ion. We find that the effective g factor changes dramatically with the magnetic field. The spin splitting due to the sp-d exchange interaction counteracts the Zeeman spin splitting. The effective g factor can be tuned to zero by the external magnetic field. There is also spin splitting under an electric field due to the Rashba spin-orbit coupling which is a relativistic effect. The spin-degenerated bands split at nonzero kz (kz is the wave vector in the wire direction), and the spin-splitting bands cross at kz = 0, whose kz-positive part and negative part are symmetrical. A proper magnetic field makes the kz-positive part and negative part of the bands asymmetrical, and the bands cross at nonzero kz. In the absence of magnetic field, the electron Rashba coefficient increases almost linearly with the electric field, while the hole Rashba coefficient increases at first and then decreases as the electric field increases. The hole Rashba coefficient can be tuned to zero by the electric field.  相似文献

In this work, we investigate the effects of interplay of spin–orbit interaction and in-plane magnetic fields on the electronic structure and spin texturing of parabolically confined quantum wire. Numerical results reveal that the competing effects between Rashba and Dresselhaus spin–orbit interactions and the external magnetic field lead to a complicated energy spectrum. We find that the spin texturing owing to the coupling between subbands can be modified by the strength of spin–orbit couplings as well as the magnitude and the orientation angle of the external magnetic field.  相似文献

The influence of in-plane magnetic field on spin polarization in the presence of the oft-neglected k3-Dresselhaus spin-orbit coupling was investigated. The k3-Dresselhaus term can produce a limited spin polarization. The in-plane magnetic field plays a great role in the tunneling process. It can generate the perfect spin polarization of the electrons and the ideal transmission coefficient for spin up and down simultaneously. In energy scale, complete separation between spin up and down resonance was obtained by a relatively higher in-plane magnetic field while a comparatively lower in-plane magnetic field vanishes the spin separation. On the other hand, the spin relaxation can be suppressed by compensating the oft-neglected k3-Dresselhaus spin orbit coupling using a relatively lower in-plane magnetic field.  相似文献

Motivated by the heavy ion collision experiments there is much activity in studying the hydrodynamical properties of non-Abelian (quark-gluon) plasmas. A major question is how to deal with color currents. Although not widely appreciated, quite similar issues arise in condensed matter physics in the context of the transport of spins in the presence of spin-orbit coupling. The key insight is that the Pauli Hamiltonian governing the leading relativistic corrections in condensed matter systems can be rewritten in a language of SU(2) covariant derivatives where the role of the non-Abelian gauge fields is taken by the physical electromagnetic fields: the Pauli system can be viewed as Yang-Mills quantum-mechanics in a ‘fixed frame’, and it can be viewed as an ‘analogous system’ for non-Abelian transport in the same spirit as Volovik’s identification of the He superfluids as analogies for quantum fields in curved space time. We take a similar perspective as Jackiw and coworkers in their recent study of non-Abelian hydrodynamics, twisting the interpretation into the ‘fixed frame’ context, to find out what this means for spin transport in condensed matter systems. We present an extension of Jackiw’s scheme: non-Abelian hydrodynamical currents can be factored in a ‘non-coherent’ classical part, and a coherent part requiring macroscopic non-Abelian quantum entanglement. Hereby it becomes particularly manifest that non-Abelian fluid flow is a much richer affair than familiar hydrodynamics, and this permits us to classify the various spin transport phenomena in condensed matter physics in an unifying framework. The “particle based hydrodynamics” of Jackiw et al. is recognized as the high temperature spin transport associated with semiconductor spintronics. In this context the absence of faithful hydrodynamics is well known, but in our formulation it is directly associated with the fact that the covariant conservation of non-Abelian currents turns into a disastrous non-conservation of the incoherent spin currents of the high temperature limit. We analyze the quantum-mechanical single particle currents of relevance to mesoscopic transport with as highlight the Ahronov-Casher effect, where we demonstrate that the intricacies of the non-Abelian transport render this effect to be much more fragile than its abelian analog, the Ahronov-Bohm effect. We subsequently focus on spin flows protected by order parameters. At present there is much interest in multiferroics where non-collinear magnetic order triggers macroscopic electric polarization via the spin-orbit coupling. We identify this to be a peculiarity of coherent non-Abelian hydrodynamics: although there is no net particle transport, the spin entanglement is transported in these magnets and the coherent spin ‘super’ current in turn translates into electric fields with the bonus that due to the requirement of single valuedness of the magnetic order parameter a true hydrodynamics is restored. Finally, ‘fixed-frame’ coherent non-Abelian transport comes to its full glory in spin-orbit coupled ‘spin superfluids’, and we demonstrate a new effect: the trapping of electrical line charge being a fixed frame, non-Abelian analog of the familiar magnetic flux trapping by normal superconductors. The only known physical examples of such spin superfluids are the 3He A- and B-phase where unfortunately the spin-orbit coupling is so weak that it appears impossible to observe these effects.  相似文献

The spin dependent electron transmission through a non-magnetic III-V semiconductor symmetric well is studied theoretically so as to investigate the output transmission current polarization at zero magnetic field. Transparency of electron transmission is calculated as a function of electron energy as well as the well width, within the one electron band approximation along with the spin-orbit interaction. Enhanced spin-polarized resonant tunneling in the heterostructure due to Dresselhaus and Rashba spin-orbit coupling induced splitting of the resonant level is observed. We predict that a spin-polarized current spontaneously emerges in this heterostructure. This effect could be employed in the fabrication of spin filters, spin injectors and detectors based on non-magnetic semiconductors.  相似文献

We first report 0.5(2e2/h) conductance quantization in adiabatic quantum point contacts (QPCs) fabricated at high In-content InGaAs/InAlAs single heterojunctions under no magnetic field. This quantization seems difficult to understand, since the spin one-dimensional (1D) subbands in the QPCs are generally degenerated when B=0. However, this observation is reproducible in various QPC samples with different dimensions but not likely so definite as the conductance quantization in usual QPCs. It is noted that this particular heterojunction 2DEG is found to have high electron mobility of <5×105 cm2/Vs as well as very large Rashba spin-orbit (SO) coupling constant of <35×10−12 eVm. So that, the QPCs realized here can be regarded as a kind of Tomonaga-Luttinger wire with an enhanced Rashba interaction. In such a case, a mode coupling between the Rashba splitting 1D subbands gives rise to a spin-polarized transport in each ±k direction. This theory could be the one plausible candidate to explain the 0.5(2e2/h) conductance quantization observed here in the adiabatic QPC. This finding would be developed to novel spin-filters or spin-directional coupler devices based on nonmagnetic semiconductors.  相似文献

We have shown that the non-Abelian spin-orbit gauge field strength of the Rashba and Dresselhaus interactions, when split into two Abelian field strengths, the Hamiltonian of the system can be re-expressed as a Landau level problem with a particular relation between the two coupling parameters. 本文主要评述和介绍半导体微结构中自旋轨道耦合的研究和最近的研究进展。我们细致地讨论了半导体微结构中自旋轨道耦合的物理起源和窄带隙半导体量子阱中的自旋霍尔效应。我们发现目前国际上广泛采用的线性Rashba模型在较大的电子平面波矢处失效:即自旋轨道耦合导致的能带自旋劈裂不再随电子波矢的增加而增加,而是开始下降,即出现强烈的非线性行为。这种非线性的行为起源于导带和价带间耦合的减弱。这种非线性行为还会导致电子的D’yakonov-Perel’自旋弛豫速率在较高能量处下降,与线性模型的结果完全相反。在此基础上,我们构造统一描述电子和空穴自旋霍尔效应的理论框架。我们的方法可以非微扰地计入自旋轨道耦合对本征自旋霍尔效应的影响。我们将此方法应用于强自旋轨道耦合的情形,即窄带隙CdHgTe/CdTe半导体量子阱。我们发现调节外电场或量子阱的阱宽可以作为导致量子相变和本征自旋霍尔效应的开关。我们的工作可能会为区别和实验验证本征自旋霍尔效应提供物理基础。  相似文献

A spin device, consisting of parallel-coupled double quantum dots and three normal metal leads, is proposed to realize spin-polarized current without the help of magnetic field and magnetic material. Based on the Keldysh nonequilibrium Green function technique and equation of motion method, the spin-dependent current formula in each lead is derived. It is shown that not only a fully polarized current but also a tunable pure spin current can be obtained by modulating the structure parameters, strength of Rashba spin-orbit interaction and bias voltages properly. It further demonstrates the dependence of the spin-polarized current on the strength of the Rashba spin-orbit interaction.  相似文献

Conductance properties in spin field-effect transistors (SFET) are studied by taking into account the Rashba spin-orbit coupling strength, the presence of external magnetic field, the angle between the direction of magnetization and the conductance band mismatch between the ferromagnetic contacts and the channel. It is shown that the conductance of the SFET has high peaks while the value of external magnetic field varies. These peaks become more and more pronounced with the potential barriers strength increasing. The conductance peaks also appear by increasing the strength of the spin-orbit coupling. It is found that the conductance exhibits quantum oscillating behavior when varying the angle between the direction of magnetization in the two contacts. The influence of conductance band mismatch between the contacts and channel is also discussed.  相似文献

Out-of-plane spin and charge responses to the terahertz field for a clean two-dimensional electron gas with a Rashba spin-orbit interaction in the presence of an in-plane magnetic field are studied. We show that the characteristic optical spectral behavior is remarkably different from that of the system in the absence of in-plane magnetic fields. It is found that the optical spin polarization normal to the plane is nonzero even for this clean system, in sharp contrast to the static case. Due to the combined effect of spin-orbit coupling and in-plane magnetic field, both diagonal and off-diagonal components of optical charge conductivity tensor are nonvanishing. It is indicated that one can control the spin polarization and the optical current by adjusting the optical frequency. In addition, the out-of-plane spin polarization and conductivities strongly rely on the direction of the external magnetic field. Nevertheless, they meet different angle-dependent relations. This dynamical out-of-plane spin polarization could be measured by the time-resolved Kerr rotation technique.  相似文献

We present a theoretical study of the spin-dependent conductance spectra in a FM/semiconductor quantum-dot (QD)/FM system. Both the Rashba spin-orbit (SO) coupling in the QD and spin-flip scattering caused by magnetic barrier impurities are taken into account. It is found that in the single-level QD system with parallel magnetic moments in the two FM leads, due to the interference between different tunneling paths through the spin-degenerate level, a dip or a narrow resonant peak can appear in the conductance spectra, which depends on the property of the spin-flip scattering. When the magnetizations of the two FM leads are noncollinear, the resonant peak can be transformed into a dip. The Rashba SO coupling manifests itself by a Rashba phase factor, which changes the phase information of every tunneling path and can greatly modulate the conductance. When the QD has multiple levels, the Rashba interlevel spin-flip effect appears, which changes the topological property of the structure. Its interplay with the Rashba phase can directly tune the coupling strengths between dot and leads, and can result in switching from resonance into antiresonance in the conductance spectra.  相似文献

We study theoretically Josephson effect in a planar ballistic junction between two triplet superconductors with p-wave orbital symmetries and separated by a two-dimensional (2D) semiconductor channel with strong Rashba spin-orbit coupling. In triplet superconductors, three types of orbital symmetries are considered. We use Bogoliubov-de Gennes formalism to describe quasiparticle propagations through the junction and the supercurrents are calculated in terms of Andreev reflection coefficients. The features of the variation of the supercurrents with the change of the strength of Rashba spin-orbit coupling are investigated in some detail. It is found that for the three types of orbital symmetries considered, both the magnitudes of supercurrent and the current-phase relations can be manipulated effectively by tuning the strength of Rashba spin-orbit coupling. The interplay of Rashba spin-orbit coupling and Zeeman magnetic field on supercurrent is also investigated in some detail.  相似文献

By projecting the characteristic equation into the subspace of the conduction band, the Rashba spin splitting coefficient for the first two subbands (α1, α2) and the intersubband spin-orbit coupling coefficient (η12) in AlGaN/GaN quantum well structure are obtained. Then sizable α1, α2 and η12 in QWs are calculated by solving the Schrödinger and Poisson equations self-consistently. We find that the internal electric field is crucial for considerable spin-orbit coupling effect in III-nitride QWs and the spin-orbit coupling coefficient can be greatly modulated by the well thickness. Compared with the Rashba coefficient, the intersubband spin-orbit coupling coefficient is basically of the same order of magnitude. The results show the great possibility of spin manipulation in low-dimensional semiconductors, and III-nitride QWs are candidates for the design of spintronic devices.  相似文献

Based on the nonequilibrium Green' function method, the spin-dependent Fano effect through parallel-coupled double quantum dots has been investigated by taking account of both Rashba spin-orbit interaction and intradot Coulomb interaction. It is shown that the quantum interference through the bonding, antibonding states and through their Coulomb blockade counterparts may result in two Breit-Wigner resonances and two Fano resonances in the conductance spectra. Moreover, the Fano lineshape of the two spin components can be modulated by Rashba spin-orbit interaction when the magnetic flux is switched on.  相似文献

We investigate theoretically the spin-polarized electron transport for a wide-narrow-wide (WNW) quantum wire under the modulation of Rashba spin-orbit interaction (SOI). The influence of both the structure of the quantum wire and the interference between different pairs of subbands on the spin-polarized electron transport is taken into account simultaneously via the spin-resolved lattice Green function method. It is found that a very large vertical spin-polarized current can be generated by the SOI-induced effective magnetic field at the structure-induced Fano resonance even in the presence of strong disorder. Furthermore, the magnitude of the spin polarization can be tuned by the Rashba SOI strength and structural parameters. Those results may provide an effective way to design a spin filter device without containing any magnetic materials or applying a magnetic field.  相似文献
