非对称量子阱中的非线性光学效应因其潜在的实用价值而引起人们的广泛关注,而量子阱内带间的光学吸收问题对研究远红外光学探测器件具有重要的理论指导意义.以Pschl-Teller势阱为例研究了影响非对称量子阱中的非线性光学吸收系数的因素.考虑到带间的电子弛豫,用量子力学中的密度矩阵算符理论导出了Pschl-Teller势阱中的线性与三阶非线性光学吸收系数的表达式.因该势阱中有两个可调参数,通过调节系统的参数,发现该系统的非线性光学吸收系数呈规律性的变化.以典型的GaAs/AlGaAs非对称量子阱为例作了数值计算,通过调节系统的参数,数值计算结果表明,入射光强以及系统的非对称性对量子阱的非线性光学吸收系数有较大的影响,从而为实验上研究非对称量子阱的非线性光学效应提供了必要的理论依据.  相似文献

利用紧致密度矩阵近似方法,研究了加偏置电场双曲线量子阱中的线性与三阶非线性光学吸收系数. 得到了该系统中的线性与三阶非线性光学吸收系数的解析表达式.分析了势阱的形状、外加电场的大小以及入射光场的强度对吸收系数的影响规律. 文章以典型的AlxGa1-xAs/ GaAs双曲线量子阱为例作了数值计算.结果表明:随着势阱宽度的增加,系统的吸收系数将减小;随着外加电场的增加,系统的非对称性增加,系统的吸收系数将增加;随着外加光场强度的增加,系统的吸收系数将减小,并且当光强增加到一定值时会出现明显的饱和吸收现象,这一结论为进一步的实验研究提供了相应的理论依据.  相似文献

由于微制造技术的不断发展,如液相外延(LPE),气相外延(VPE),金属有机化学气相沉积(MOCVD)以及分子束外延技术(MBE)等先进的材料生长技术方法也日趋完善,从而使得各种低维半导体量子器件(如半导体、超晶格、量子阱、量子线和量子点等)制造日趋成熟。由于这些低维半导体量子器件具有很强的非线性光效应,而且随着材料、外形、尺寸等的不同,非线性光效应也有很大的差别,更由于其可能存在的广泛的应用前景,所以近年来,一直是人们研究的重点。近来,由于人们相信,利用GaAs/AlGaAs量子阱有可能制造出一些新型的光学仪器,如光开关、光限幅器、光调制器等,所以,对不同势形的GaAs/AlGaAs量子阱的非线性光学特性一直吸引着人们进行理论和实验的研究。而在最近几年,对双量子阱的研究也成为了人们的研究重点。通过密度矩阵和迭代的方法,得到双量子阱中的第一、第三阶子带光吸收表达式,我们将用一个典型的GaAs/AlGaAs双量子阱代入其中进行数值计算,并进行讨论。我们的计算结果显示,阱的光吸收峰不但与中间的势垒宽度有关,更与入射光强有关。  相似文献

研究了Morse势阱中子带间的光吸收,并且利用密度矩阵算符理论和迭代方法,推导出了线性和三阶非线性子带间的光吸收系数的解析表达式,然后以GaAs/AlGaAsMorse势阱为例进行数值计算。结果表明,线性吸收系数是正的,为总吸收系数作出积极的作用,而三阶非线性吸收为负,抵消了一部分线性吸收,进而得到总的吸收系数;吸收系数随着入射光强度的增大而减小,即出现吸收饱和现象;当势阱参数a增大时,吸收系数增大,即阱宽较窄时,系统吸收的能量较多。若要获得较大的光学吸收系数,就要输入较小的光场强度,并选择适当的势阱参数a和入射光频率。  相似文献

在有效质量近似下,利用量子力学的密度矩阵理论,采用无限深势阱模型,从理论上研究了ZnS/CdSe柱型核壳结构量子点中线性和三阶非线性光吸收系数。导出了柱型量子点中线性和三阶非线性光学吸收系数的解析表达式,分析了该系统在不同条件下线性和三阶非线性光吸收系数与入射光频率之间的关系。改变系统的参数,该系统的光吸收系数呈规律性变化。计算结果表明:弛豫时间τ、入射光强I和壳半径R2对系统的吸收系数α有很大的影响,从而为实验上研究核壳结构量子点的非线性光学效应提供了必要的理论依据。  相似文献

An investigation of the optical properties of a hydrogenic donor in spherical parabolic quantum dots has been performed by using the matrix diagonalization method. The optical absorption coefficient between the ground (L = 0) and the first excited state (L = 1) have been examined based on the computed energies and wave functions. The results are presented as a function of the incident photon energy for the different values of the confinement strength. These results show the effects of the quantum size and the impurity on the optical absorption coefficient of a donor impurity quantum dot.  相似文献

A detailed procedure for the calculation of the third-harmonic-generation susceptibility tensor is given in special asymmetric quantum wells, and an analytic formula for the third-harmonic-generation susceptibility is obtained by the compact density matrix approach and the iterative procedure. Finally, the numerical results are presented for typical GaAs/AlGaAs asymmetric quantum wells. The calculated results show that the origin of the large thirdharmonic-generation susceptibility is due to the increase in asymmetry of the quantum well.  相似文献

Within the framework of compact density matrix approach and iterative procedure, a detailed procedure for the calculation of the second-harmonic generation (SHG) susceptibility tensor is given in the electric-field-biased parabolic and semi-parabolic quantum wells (QWs). The simple analytical formula for the SHG susceptibility in the systems is also deduced. Numerical results on typical AlGaAs/GaAs materials show that, for the same effective width, the SHG susceptibility in semi-parabolic QW is larger than that in parabolic QW due to the self-asymmetry of the semi-parabolic QW, and the applied electric field can make the SHG susceptibilities in both systems enhance remarkably. Moreover, the SHG susceptibility is also related to the parabolic confinement frequency and the relaxation rate of the systems.  相似文献

Considering the strong built-in electric field (BEF) effects due to the spontaneous and piezoelectric polarizations, the intersubband optical absorptions and refractive index changes for an InxGa1-xN/AlyGa1-yN strained single quantum well are studied theoretically within the framework of the density matrix method and effective-mass approximation. The linear, third-order nonlinear and total absorption coefficients and refractive index changes are calculated as a function of the incident optical intensity and photon energy. Our results show that both the incident optical intensity and the strong BEF have great influence on the total absorptions and refractive index cllanges. The results are significant for designing some important photodetectors and the photonic crystal devices with adjustable photonic band structures.  相似文献

We theoretically investigate the optical absorption spectra and charge density by subjecting a GaAs quantum well to both an intense terahertz (THz)-frequency driving field and an optical pulse within the theory of density matrix. In presence of a strong THz field, the optical transitions in quantum well subbands are altered by the THz field. The alteration has a direct impact on the optical absorption and the charge density. The excitonic peak splitting and THz optical sideband in the absorption spectra show up when changing the THz field intensity and/or frequency. The Autler-Towns splitting is a result from the THz nonlinear dynamics of confined excitons. On the other hand, the carrier charge density is created as wave packets formed by coherent superposition of several eigenstates. The charge density exhibitsquantum beats for short pulses and/or wider wells and is modulated by the THz field.  相似文献

The linear and nonlinear optical properties of a hydrogenic donor in a disc-like parabolic quantum dot in the presence of an external magnetic field are studied. The calculations were performed within the effective mass approximation, using the matrix diagonalization method and the compact density-matrix approach. The linear and nonlinear optical absorption coefficients between the ground (L =0) and the first excited state (L = 1) have been examined based on the computed energies and wave functions. The microscopic equations of motion including many-body effects are derived to study the intersubband polarization in the double quantum well structure induced by an ultrafast pumping infrared light. Based on the self-consistent field theory, the transient probe absorption coefficient is calculated. These calculations are beyond the previous steady-state assumption. Transient probe absorption spectra are calculated under different pumping intensity and various pump probe delay.  相似文献

An asymmetric quantum well(AQW) is designed to emit terahertz(THz) waves by using difference frequency generation(DFG) with the structure of GaAs/Al 0.2 Ga 0.8 As/Al 0.5 Ga 0.5 As.The characteristics of absorption coefficients are analysed under the parabolic and non-parabolic energy-band conditions in detail.We find that the absorption coefficients vary with the two pump optical intensities,and they reach the maxima when the pump wavelengths are given as λ p1 = 9.70 μm and λ p2 = 10.64 μm,respectively.Compared with non-parabolic conditions,the total absorption coefficient under parabolic conditions shows a blue shift,which is due to the increase in the energy difference between the ground and excited states.By adjusting the two pump optical intensities,the wave vector phase-matching condition inside the AQW is satisfied.  相似文献
