The Hamiltonian equation for positively charged exciton in double-layer harmonic quantum dots is solved numerically by using the exact diagonalization techniques. We find that the correlation energy Ec of positively charged exciton increases with increasing the confinement strength and the binding energy decreases obviously for the heavy hole.  相似文献

Binding energies of a charged exciton as a function of well width of a GaAs/GaAlAs corrugated quantum well are investigated. The calculations have been performed by the variational method based on a two parametric trial wave function within a single band effective mass approximation. We have also included the effect of nonparabolicity of the conduction band of GaAs. We study the spectral dependence of the charged exciton in a GaAs/GaAlAs corrugated quantum well as a function of well width. The photoionization cross section for the charged exciton placed at the center of the quantum well is computed as a function of normalized photon energy. The cross-section behavior as a function of incident energy is entirely different in the two cases of radiation being x-direction (along the growth direction) or z-direction. The interband emission energy as a function of well width is calculated and the dependence of the photoionization cross section on photon energy is carried out for the charged excitons. The resulting spectra are brought out for light polarized along and perpendicular to the growth direction. The results show that the charged exciton binding energy, interband emission energy and the photoionization cross section depend strongly on the well width. Our results are compared with the other existing literature available.  相似文献

在有效质量近似下采用变分法计算了InGaAsP/InP量子阱内不同In组分下的激子结合能,分析了结合能随阱宽和In组分的变化情况,并且讨论了外加电场对激子结合能的影响. 结果表明:激子结合能是阱宽的一个非单调函数,随阱宽的变化呈现先增加后减小的趋势;随着In组分增大,激子结合能达到最大值的阱宽相应变小,这与材料的带隙改变有关;在一定范围内电场的存在对激子结合能的影响很小,但电场强度较大时会破坏激子效应. 关键词: 激子 InGaAsP/InP量子阱 结合能 电场  相似文献

The effect of electric field on exciton states and optical properties in zinc-blende (ZB) InGaN/GaN quantum dot (QD) are investigated theoretically in the framework of effective-mass envelop function theory. Numerical results show that the electric field leads to a remarkable reduction of the ground-state exciton binding energy, interband transition energy, oscillator strength and linear optical susceptibility in InGaN/GaN QD. It is also found that the electric field effects on exciton states and optical properties are much more obvious in QD with large size. Moreover, the ground-state exciton binding energy and oscillator strength are more sensitive to the variation of indium composition in InGaN/GaN QD with small indium composition. Some numerical results are in agreement with the experimental measurements.  相似文献

The binding energy of an exciton in a wurtzite GaN/GaAlN strained cylindrical quantum dot is investigated theoretically.The strong built-in electric field due to the spontaneous and piezoelectric polarizations of a GaN/GaAlN quantum dot is included.Numerical calculations are performed using a variational procedure within the single band effective mass approximation.Valence-band anisotropy is included in our theoretical model by using different hole masses in different spatial directions.The exciton oscillator strength and the exciton lifetime for radiative recombination each as a function of dot radius have been computed.The result elucidates that the strong built-in electric field influences the oscillator strength and the recombination life time of the exciton.It is observed that the ground state exciton binding energy and the interband emission energy increase when the cylindrical quantum dot height or radius is decreased,and that the exciton binding energy,the oscillator strength and the radiative lifetime each as a function of structural parameters (height and radius) sensitively depend on the strong built-in electric field.The obtained results are useful for the design of some opto-photoelectronic devices.  相似文献

We investigate the effect of the longitudinal-optical phonon field on the binding energies of excitons in quantum wells, well-wires and nanotubes based on ionic semiconductors. We take into account the exciton-phonon interaction by using the Aldrich-Bajaj effective potential for Wannier excitons in a polarizable medium. We extend the fractional-dimensional method developed previously for neutral and negatively charged donors to calculate the exciton binding energies in these heterostructures. In this method, the exciton wave function is taken as a product of the ground state functions of the electron polaron and hole polaron with a correlation function that depends only on the electron-hole separation. Starting from the variational principle we derive a one-dimensional differential equation, which is solved numerically by using the trigonometric sweep method. We find that the potential that takes into account polaronic effects always give rise to larger exciton binding energies than those obtained using a Coulomb potential screened by a static dielectric constant. This enhancement of the binding energy is more considerable in quantum wires and nanotubes than in quantum wells. Our results for quantum wells are in a good agreement with previous variational calculations. Also, we present novel curves of the exciton binding energies as a function of the wire and nanotubes radii for different models of the confinement potential.  相似文献

We have experimentally and theoretically investigated quantum confined Stark effect in hexagonal self-assembled GaN/AlN quantum dots. We have observed a blueshift of up to 100 meV for vertical electric field applied against the built-in electric field while we have observed a redshift for the electric field along the built-in field. The experimental result is compared with a charge self-consistent effective mass calculation, taking into account strain, piezoelectric charge, and pyroelectric charge. The tunability of the emission energy and the exciton binding energy is discussed.  相似文献

The effect of electric field on the binding energy, interband emission energy and the non-linear optical properties of exciton as a function of dot radius in an InSb/InGaxSb1?x quantum dot are investigated. Numerical calculations are carried out using single band effective mass approximation variationally to compute the exciton binding energy and optical properties are obtained using the compact density matrix approach. The dependence of the nonlinear optical processes on the dot sizes is investigated for various electric field strength. The linear, third order non-linear optical absorption coefficients, susceptibility values and the refractive index changes of electric field induced exciton as a function of photon energy are obtained. It is found that electric field and the geometrical confinement have great influence on the optical properties of dots.  相似文献

The method of few-body physics is applied to treating negatively charged excitons in a quantum disk. The energies of low-lying states of a negatively charged exciton are calculated for a few values of the electron-to-hole mass ratio. A new bound state of a negatively charged exciton in a quantum disk with orbital angular momentum L = 1 and the triplet state of the two bound electrons are predicted. The binding energy of a negatively charged exciton asfunction of disk radius for the heavy hole and the light hole is investigated.  相似文献

The binding energy of an exciton screened by the electron-hole plasma in a wurtzite GaN/In x Ga1−x N quantum well (in the case of 0.1 < x < 1 within which the interface phonon modes play a dominant role) is calculated including the exciton-phonon interaction by a variational method combined with a self-consistent procedure. The coupling between the exciton and various longitudinal-like optical phonon modes is considered to demonstrate the polaronic effect which strongly depends on the exciton wave function. All of the built-in electric field, the exciton-phonon interaction and the electron-hole plasma weaken the Coulomb coupling between an electron and a hole to reduce the binding energy since the former separates the wave functions of the electron and hole in the z direction and the later two enlarge the exciton Bohr radius. The electron-hole plasma not only restrains the built-in electric field, but also reduces the polaronic effect to the binding energy.  相似文献

Based on the effective mass approximation, the donor bound exciton states in a wurtzite (WZ) GaN/AlGaN quantum dot (QD) are investigated by means of a variational method, including the strong built-in electric field effect due to the spontaneous and piezoelectric polarizations. Numerical results show that the donor bound exciton binding energy is highly dependent on the impurity position and QD size. In particular, we find that the donor bound exciton binding energy is insensitive to dot height when the impurity is located at the right boundary of the WZ GaN/AlGaN QD with large dot height.  相似文献

The effects of transverse electric field on the energy levels of electron and heavy hole, exciton binding energy and excitonic absorption spectra of GaAs parabolic quantum wire are theoretically investigated in detail. The results indicate that the electron and hole energy levels, exciton binding energy, excitonic absorption coefficient and absorption energy becomes smaller with the increase of electric field. That is more significant at the condition of weaker parabolic confinement potential. The phenomena can be explained by the separation of overlap integral of the electron and hole at the ground states.  相似文献

The electronic and optical properties of exciton states in GaInNAs/GaAs coupled quantum well (CQW) structure have been theoretically investigated by solving the Schrödinger equation in real space. The effect of well width on the exciton states has been also studied by varying the well width from 5?nm to 10?nm in asymmetric structures. The electron, hole and exciton states are calculated in the presence of an applied electric field. It is found that there are two direct (bright) exciton states with the largest oscillator strengths. Their energies weakly depend on the electric field due to the compensation between the blue shift and red shift of the electron–hole pair states. In addition, these two states are overlap in the case of symmetric CQWs and one of them is then shifted to higher energy in asymmetric CQWs. The ground state exciton has the binding energy of approximately 7.3?meV and decrease to around 3.0?meV showing the direct to indirect transition of the ground state. The direct–indirect crossover is observed at different electric field for different structure. It happens at the electric field when the e1–e2 electron anticrossing or h1–h2 hole anticrossings is observed, so that the crossover can be controlled by the well width of CQWs structure.  相似文献

The combined effects of an in-growth direction applied electric field and hydrostatic pressure on the exciton binding energy and photoluminescence energy transitions are reported in this work for triple vertically coupled quantum dots. The calculations have been carried out within the effective mass approximation, and using a variational procedure. The results show that the exciton binding energy and the photoluminescence energy transitions are functions of external probes like the hydrostatic pressure and the applied electric field.  相似文献

Previous calculations have shown a transition between two dimensional and three dimensional behavior of excitons confined in a semiconducting quantum well structure as a function of electric field. We here present calculations of the exciton binding energy as a function of electric field using a two parameter variational wave function of the form used in the absence of the electric field by Matsuura and Shinozuka. Our calculations were performed using a finite potential barrier model for the confinement of the exciton in the quantum well. The results of our calculations confirm the validity of the conclusion that the variational exciton wave function goes from being of a purely 2D hydrogenic type at small well widths and/or low electric fields to a 3D hydrogenic type in wide wells and/or high electric fields.  相似文献

Within the framework of the effective-mass approximation, the exciton states confined in wurtzite ZnO/MgZnO quantum dot (QD) are calculated using a variational procedure, including three-dimensional confinement of carriers in the QD and the strong built-in electric field effect due to the piezoelectricity and spontaneous polarizations. The exciton binding energy and the electron-hole recombination rate as functions of the height (or radius) of the QD are studied. Numerical results show that the strong built-in electric field leads to a remarkable electron-hole spatial separation, and this effect has a significant influence on the exciton states and optical properties of wurtzite ZnO/MgZnO QD.  相似文献

We review the effects caused by a large difference in the dielectric constants of a semiconductor and its surrounding in colloidal semiconductor nanostructures (NSs) with various shapes, e.g., nanocrystals, nanorods, and nanoplatelets. The difference increases the electron–hole interaction and consequently the exciton binding energy and its oscillator transition strength. On the other hand, this difference reduces the electric field of a photon penetrating the NS (the phenomenon is called the local field effect) and reduces the photon coupling to an exciton. We show that the polarization properties of the individual colloidal NSs as well as of their randomly oriented ensemble are determined both by the anisotropy of the local field effect and by the symmetry of the exciton states participating in optical transitions. The calculations explain the temperature and time dependences of the degree of linear polarization measured in an ensemble of CdSe nanocrystals.  相似文献

A new treatment of the problem of a two-dimensional Wannier-Mott exciton in a uniform electric field, based on the parabolic coordinates, is presented. The quasi-stationary Hamiltonian is regularized, and the efficient numerical methods are applied. The dependence of the exciton binding energy on the electric field is computed.
