Experimental data on polytherms of the angle of wetting of silicon surface with tin-barium melts are presented. It is found that the polytherms are linear in the temperature range between the melting point and 900 K, exhibiting a negative slope coefficient.  相似文献

多晶硅在光电子器件领域具有较为重要的用途。利用磁控溅射镀膜系统,通过共溅射技术在玻璃衬底上制备了非晶硅铝(α-Si/Al)复合膜,将Al原子团包覆在α-Si基质中,膜中的Al含量可通过Al和Si的溅射功率比来调节。复合膜于N2气氛中进行350 ℃,10 min快速退火处理,制备出了多晶硅薄膜。利用X射线衍射仪、拉曼光谱仪和紫外-可见光-近红外分光光度计对多晶硅薄膜的性能进行表征,研究了Al含量对多晶硅薄膜性能的影响。结果表明:共溅射法制备的α-Si/Al复合膜在低温光热退火下晶化为晶粒分布均匀的多晶硅薄膜;随着膜中Al含量逐渐增加,多晶硅薄膜的晶化率、晶粒尺寸逐渐增加,带隙则逐渐降低;Al/Si溅射功率比为0.1时可获得纳米晶硅薄膜,Al/Si溅射功率比为0.3时得到晶化率较高的多晶硅薄膜,通过Al含量的调节可实现多晶硅薄膜的晶化率、晶粒尺寸及带隙的可控。  相似文献

In our previous studies, we have demonstrated that annealing of silicon dioxide in the absence of oxygen leads to the formation of silicon clusters near the surface. The mechanism of the formation of silicon clusters by this technique has not been sufficiently investigated. However, it has been found that the rate of the formation of nanoclusters and their sizes depend on the concentration of point defects in the silicon dioxide and on the concentration of impurities, for example, hydroxyl groups. As a continuation of these studies, in the present work we have investigated changes in the concentration of point defects in silicon dioxide films during high-temperature annealing. A new method has been proposed for the evaluation of changes in the concentration of point defects in silicon dioxide films before and after annealing. A model of the transformation of point defects in silicon dioxide into silicon nanoclusters due to the high-temperature annealing has been developed.  相似文献

Solvent-induced crystallization and dewetting behaviors of polystyrene-b-poly (ethylene oxide)-b-polystyrene (PS-b-PEO-b-PS) block copolymer films deposited on three different substrates, silicon, mica, and carbon-coated mica have been studied by atomic force microscope (AFM). When the common solvent dichloromethane was used for annealing, the films on all three of the substrates exhibited dewetting behavior; the dendritic crystallization patterns were found in the dewetted regions for the films on silicon and mica substrates, while for the films on carbon-coated mica, no crystallization pattern appeared. According to the observation of the crystallization patterns formed in the films with different initial thicknesses, it is shown that the width of the dendritic branches decreases with the increase of film thickness and solvent annealing time. When the PS-selective solvent toluene was used for annealing, the dewetting process was absent, and the crystallization patterns were observed on the surface of the films on all three kinds of substrates.  相似文献

采用XeCl准分子激光对非晶碳化硅(a-SiC)薄膜的脉冲激光晶化特性进行了研究.通过原子力显微镜(AFM)和Raman光谱技术对退火前后薄膜样品的形貌、结构及物相特性进行了分析.结果表明,选用合适的激光能量采用激光退火技术能够实现a-SiC薄膜的纳米晶化.退火薄膜中的纳米颗粒大小随着激光能量密度的增加而增大;Raman谱分析结果显示了退火后的薄膜的晶态结构特性并给出了伴随退火过程存在的物相分凝现象.根据以上结果并结合激光退火特性,对a-SiC的脉冲激光晶化机理进行了讨论. 关键词: 激光退火 晶化 碳化硅  相似文献

The quantum states are presented in these processions of fabricating poly-Si films. Amorphous silicon films prepared by PECVD has been crystallized by conventional furnace annealing (FA) and rapid thermal annealing (RTA), respectively. 采用等离子增强化学气相沉积法, 以氨气和硅烷为反应气体, p型单晶硅为衬底, 低温下(200 ℃)制备了非化学计量比氮化硅(SiNx)薄膜. 在N2氛围中, 于500–1100 ℃范围内对薄膜进行热退火处理. 室温下分别使用Fourier变换红外吸收(FTIR)光谱技术和X射线光电子能谱(XPS)技术测量未退火以及退火处理后SiNx薄膜的Si–N, Si–H, N–H键键合结构和Si 2p, N 1s电子结合能以及薄膜内N和Si原子含量比值R的变化. 详细讨论了不同温度退火处理下SiNx薄膜的FTIR和XPS光谱演化同薄膜内Si, N, H原子间键合方式变化之间的关系. 通过分析FTIR和XPS光谱发现退火温度低于800 ℃时, SiNx薄膜内Si–H和N–H键断裂后主要形成Si–N键; 当退火温度高于800 ℃时薄膜内Si–H和N–H键断裂利于N元素逸出和Si纳米粒子的形成; 当退火温度达到1100 ℃时N2与SiNx薄膜产生化学反应导致薄膜内N和Si原子含量比值R增加. 这些结果有助于控制高温下SiNx薄膜可能产生的化学反应和优化SiNx薄膜内的Si纳米粒子制备参数. 关键词: x薄膜')" href="#">SiNx薄膜 Fourier变换红外吸收光谱 X射线光电子能谱 键合结构  相似文献

Photoluminescence (PL) spectroscopy was used to determine the electrical band gap of nanocrystalline silicon (nc-Si) deposited by plasma enhancement chemical vapor deposition (PECVD) on porous alumina structure by fitting the experimental spectra using a model based on the quantum confinement of electrons in Si nanocrystallites having spherical and cylindrical forms. This model permits to correlate the PL spectra to the microstructure of the porous aluminum silicon layer (PASL) structure. The microstructure of aluminum surface layer and nc-Si films was systematically studied by atomic force microscopy (AFM), transmission electron microscopy (TEM), Raman spectroscopy and X-ray diffraction (XRD). It was found that the structure of the nanocrystalline silicon layer (NSL) is dependent of the porosity (void) of the porous alumina layer (PAL) substrate. This structure was performed in two steps, namely the PAL substrate was prepared using sulfuric acid solution attack on an Al foil and then the silicon was deposited by plasma enhanced chemical vapor deposition (PECVD) on it. The optical constants (n and k as a function of wavelength) of the deposited films were obtained using variable angle spectroscopic ellipsometry (SE) in the UV-vis-NIR regions. The SE spectrum of the porous aluminum silicon layer (PASL) was modeled as a mixture of void, crystalline silicon and aluminum using the Cauchy model approximation. The specific surface area (SSA) was estimated and was found to decrease linearly when porosity increases. Based on this full characterization, it is demonstrated that the optical characteristics of the films are directly correlated to their micro-structural properties.  相似文献

Magnesium films of various thicknesses were first deposited on silicon (1 1 1) substrates by magnetron sputtering method and then annealed in annealing furnace filled with argon gas. The effects of the magnesium film thickness and the annealing temperature on the formation of Mg2Si films were investigated by means of X-ray diffraction (XRD) and scanning electron microscopy (SEM). The Mg2Si thin films thus obtained were found to be polycrystalline and the Mg2Si (2 2 0) orientation is preferred regardless of the magnesium film thickness and annealing temperature. XRD results indicate that high quality magnesium silicide films are produced if the magnesium/silicon samples are annealed at 400 °C for 5 h. Otherwise, the synthesized films annealed at annealing temperatures lower than 350 °C or higher than 450 °C contain magnesium crystallites or magnesium oxide. SEM images have revealed that microstructure grains in the polycrystalline films are about 1-5 μm in dimensions, and the texture of the Mg2Si films becomes denser and more homogeneous as the thickness of the magnesium film increases.  相似文献

Energy transport in silicon–aluminum composite thin films due to short-pulse laser irradiation is examined. Frequency dependent phonon transport in the silicon film is considered to formulate equivalent equilibrium temperature while modified two-equation model is used in the aluminum film to obtain electron and phonon temperatures. Thermal boundary resistance across the films is incorporated in the analysis. Transmittance, reflectance, and absorption of the incident laser beam are determined using the transfer matrix method. Equivalent equilibrium temperatures resulted from frequency dependent and frequency independent solutions are compared. It is found that phonon temperature increase at the aluminum interface is suppressed by phonon transport to the silicon film, which is more pronounced at low laser pulse intensities. The influence of the ballistic phonons on equivalent equilibrium temperature in the silicon film is found to be significant.  相似文献

Silicon oxynitride films have been grown on silicon by current-controlled reactive sputtering. The content of oxygen in the films could be well controlled by regulating the sputtering current under the reactive gas of Ar+ N2 with an oxygen content of around 3%. The atomic ratio of oxygen to nitrogen in the silicon oxynitride film became larger with increasing sputtering current. It has been found that electron irradiation of the silicon substrate induces adsorption of oxygen and nitrogen. The degree of oxygen adsorption was about ten times larger than that of nitrogen. This phenomenon is a key mechanism in controlling the film composition. The adsorptive mechanism might be explained by the phenomenon of surface activation by the electron bombardment. Utilizing this technique, wettability by germanium of silicon oxynitride films could be controlled by varying their oxygen and nitrogen contents. A better wetting condition was obtained from films with large atomic ratio of nitrogen to oxygen in the silicon oxynitride film.  相似文献

为了缩短铝诱导法制备大晶粒多晶硅薄膜的退火时间,用射频磁控溅射法在玻璃衬底上沉积了a-Si/SiO2/Al叠层膜,并用两种方法进行变温退火.分析了变温退火工艺对铝诱导晶化过程的影响,着重讨论了退火过程中温度由低温升到高温时不形成小晶粒的机理和条件.研究表明,当退火温度升高时,是否形成小晶粒取决于晶粒半径、耗尽层厚度和相邻晶粒间距三者之间的关系.  相似文献

Silicon nanoclusters formation in pulsed laser deposited (PLD) silicon suboxide (SiOX) films by thermal annealing is reported. The SiOX films are prepared by ablation of silicon target at different oxygen partial pressures. The different deposition conditions are employed to study the effect of oxygen concentration on the size of the nanoclusters. Post deposition thermal annealing of the films leads to the phase separation in silicon suboxide films. Fourier transform infrared spectroscopy, micro-Raman spectroscopy and UV-vis absorption spectroscopy studies were carried out to characterize the formation of silicon nanoclusters in SiOX films.  相似文献

Spectroscopic ellipsometry and simultaneous reflectivity measurements of liquid KxKCl1-x solutions clearly exhibit a first order wetting transition in metal-rich melts. At the sample/substrate interface, salt-rich wetting films of mesoscopic thickness ( approximately 100 nm) are observed at and off of coexistence. They are uniquely characterized by the liquid F-center absorption band. However, crossing the prewetting line towards metal-rich concentrations, the F bands disappear. From the observation of the liquid F-center band, it is concluded that a strong undercooling of the wetting films of about 200 K may occur in binary metallic fluids, which is demonstrated here for the first time.  相似文献

The crystallization of silicon rich hydrogenated amorphous silicon carbon films prepared by Plasma Enhanced Chemical Vapor Deposition technique has been induced by excimer laser annealing as well as thermal annealing. The excimer laser energy density (Ed) and the annealing temperature were varied from 123 to 242 mJ/cm2 and from 250 to 1200 °C respectively. The effects of the two crystallization processes on the structural properties and bonding configurations of the films have been studied. The main results are that for the laser annealed samples, cubic SiC crystallites are formed for Ed ≥ 188 mJ/cm2, while for the thermal annealed samples, micro-crystallites SiC and polycrystalline hexagonal SiC are observed for the annealing temperature of 800 and 1200 °C respectively. The crystallinity degree has been found to improve with the increase in the laser energy density as well as with the increase in the annealing temperature.  相似文献

Developing a reliable and efficient fabrication method for phase-transition thin-film technology is critical for electronic and photonic applications. We demonstrate a novel method for fabricating polycrystalline, switchable vanadium dioxide thin films on glass and silicon substrates and show that the optical switching contrast is not strongly affected by post-processing annealing times. The method relies on electron-beam evaporation of a nominally stoichiometric powder, followed by fast annealing. As a result of the short annealing procedure we demonstrate that films deposited on silicon substrates appear to be smoother, in comparison to pulsed laser deposition and sputtering. However, optical performance of e-beam evaporated film on silicon is affected by annealing time, in contrast to glass.  相似文献

The effect of thermal annealing on the optical and physicochemical properties of hydrogenated silicon nitride films was studied. These films were deposited by plasma-enhanced chemical vapor deposition from a mixture of silane, ammonia, and nitrogen. Subsequently, the films were annealed at various temperatures ranging from 400°C to 1000°C. The properties of the films were studied using ellipsometry and Fourier transform infrared spectroscopy. The Maxwell Garnet model considers the silicon nitride material as heterogeneous with three distinct phases: silicon, stoichiometric silicon nitride, and hydrogen. Based on the ellipsometric analysis, the annealing treatment leads to reduce the volume fraction of both hydrogen and silicon. As a result, the stoichiometry parameter significantly increases from 1.24 to 1.32 making it closer to the stoichiometric silicon nitride one. According to the infrared data, a noticeable decrease in the total hydrogen concentration in the films was obtained with respect to the annealing temperature.  相似文献
