The electrical activities of stacking faults (SFs) and partial dislocations in 4H-SiC homoepitaxial films were investigated by using the electron-beam-induced current (EBIC) technique. The basal plane dislocation was dissociated into Si(g) 30° and C(g) 30° partials under electron-beam irradiation, with a SF formed in between. The SF shows bright contrast at RT and dark contrast at 50 K in EBIC images. The reasons were discussed according to the quantum-well state of SF. C(g) 30° partial is always more electrically active than Si(g) 30° partial at each specific accelerating voltage. The EBIC contrasts of those two partials were discussed with the number of recombination centers.  相似文献

The linearized relativistic Boltzmann equation inL 2(r,p) is investigated. The detailed analysis of the collision operatorL is carried out for a wide class of scattering cross sections.L is proved to have a form of the multiplication operatorv(p) plus the compact inL 2(p) perturbationK. The collisional frequencyv(p) is analysed to discriminate between relativistic soft and hard interactions. Finally, the existence and uniqueness of the solution to the linearized relativistic Boltzmann equation is proved.  相似文献

Given a quantum logic (L,L), a measure of noncommutativity for the elements ofL was introduced by Román and Rumbos. For the special case whenL is the lattice of closed subspaces of a Hilbert space, the noncommutativity between two atoms ofL was related to the transition probability between their corresponding pure states. In a Hilbert space, there exists a natural correspondence between continuous projections and particular pairs of closed subspaces. In this paper, we generalize this situation and associate to a symmetric lattice L a subset P(L) of L× L, called its projection poset. If L is the lattice of closed subspaces of a topological vector space then elements of P(L) correspond to continuous projections and we prove that automorphisms of P(L) are determined by automorphisms of the lattice L when this lattice satisfies some basic properties of lattices of closed subspaces. The synthesis and characterization of the new ligands L 1 , L 2 and L 4 are described with the series of four europium complexes of formula [EuL n (TTA)3] in which TTA refers to 2-thenoyltrifluoroacetonate and L n to tridentate ligands with nitrogen containing heterocyclic structure, such as a 2,6-bis(3-methyl-pyrazolyl)-4-(p-toluyl-ethynyl)-triazine for L 1 , or terpyridines functionalized at the 4′ position by a phenyl-vinylene for L 2 , a p-dimethylamino-phenylene for L 3 , or a p-aminophenyl-ethynylene for L 4 . The spectroscopic properties of the ligands and of the complexes are studied by means of UV–Vis absorption spectroscopy, as well as steady-state and time-resolved luminescence spectroscopy. All complexes display europium centred luminescence upon ligand excitation. Careful examination of the excitation spectra revealed differences in the ligand based sensitization efficiencies. For complexes of L 1 and L 2 , excitation of europium is mainly achieved through the TTA moieties and the photo-physical studies on [EuL 1 (TTA)3] evidenced a weaker coordination of the bispyrazolyltriazine tridentate ligand, resulting from a partial decomplexation upon dilution. Complexes of L 3 and L 4 display intense excitation through the tridentate units, which extend down to 460 nm in the visible region. In the case of L 3 , selective excitation reveals the presence of a ligand-centred emission band at 520 nm which is likely ascribed to a L 3 centred charge transfer state.  相似文献

The properties of n-type silicon with oxygen precipitates introduced by three-stage annealing were studied by the electron beam induced current (EBIC) method, deep-level transient spectroscopy (DLTS), and photoluminescence (PL). The presence of extended defects with concentration of ≤109 cm?3 is revealed by the EBIC method. The concentration of electrically active defects formed in silicon due to oxygen precipitation is estimated from the EBIC contrast and is compared to that obtained from the DLTS data. Comparing the spectra of samples with oxygen precipitates with those of plastically deformed crystals, we can assume that the DLTS and PL spectra of silicon with oxygen precipitates are mainly determined by dislocations.  相似文献

Temperature dependent electron beam induced current (EBIC) technique has been applied to investigate the electrical activities of grain boundaries (GBs) in polycrystalline silicon. The GB character, misorientation and orientation of GB plane, were analyzed using a FE-SEM/EBSP/OIM system prior to the EBIC measurements. The EBIC contrasts were found to depend on GB character; low GBs showed weak contrasts compared with general GBs at any temperatures, and also demonstrated to vary at GB irregularities such as boundary steps. These results indicate that electrical properties depend on the orientation of the GB plane as well as the misorientation. On the other hand, there existed less differences in temperature dependence of EBIC contrast irrespective of GB characters. The EBIC contrast decreased with increasing temperature, showed a minimum around 250 K, then increased again with further increasing temperature. The resulting temperature dependence of EBIC contrast probably comes from the combination of two types of recombination processes of carriers. One is related to a shallow level associated with an inherent GB structure, though the exact energy levels also would probably depend on GB structures, and the other to a deep level associated with impurities segregated at GBs, which acts as recombination center.  相似文献

Conductive mode scanning electron microscope (SEM) studies of electrically active grain boundaries in a bismuth + antimony doped zinc oxide based varistor have been carried out using the grain boundary—electron beam induced current (GB-EBIC) configuration. EBIC contrast consistent with negatively charged grain boundary planes flanked by compensating positively charged space-charge regions was found at all the grain boundaries investigated. Grain boundaries showing both type I (symmetric) and type II (asymmetric) EBIC contrast were identified and the effect of an applied voltage bias on the EBIC contrast was studied. It was found that, by applying a small voltage bias of around ±30 mV to a grain boundary showing type I contrast, the EBIC signal on either side of the grain boundary could be suppressed.Equally, when a small voltage bias of appropriate polarity was applied to a grain boundary showing type II contrast, an electrically symmetrical grain boundary barrier structure was restored indicating that these interfaces can show electrical activity in the space-charge regions on both sides of the grain boundary plane and demonstrating a common origin for types I and II contrast.  相似文献

Abstract

Polystyrene/poly(cis‐butadiene) rubber blends were prepared by melt blending. The morphology development of the blend system was examined by intermittent extraction of material and scanning electron microscopy. The mixing process of the immiscible system was described through the characteristic length L and the average characteristic length L m. The distribution of L was shown to be consonant with a log‐normal distribution. The mixing system was demonstrated to possess self‐similarity in a certain range of time and space, as shown through a scale function. Furthermore, the fractal dimension D at different times was calculated and shown to be a parameter that can be used to describe the dynamic process of the melt blending.  相似文献

We analyze the functioning of Gibbs-type entropy functionals in the time domain, with emphasis on Shannon and Kullback-Leibler entropies of time-dependent continuous probability distributions. The Shannon entropy validity is extended to probability distributions inferred from L 2(R n ) quantum wave packets. In contrast to the von Neumann entropy which simply vanishes on pure states, the differential entropy quantifies the degree of probability (de)localization and its time development. The associated dynamics of the Fisher information functional quantifies nontrivial power transfer processes in the mean, both in dissipative and quantum mechanical cases. The scattering theory for the Klein Gordon equation, with time-dependent potential and in a non-static space-time, is considered. An analysis is made of some burning characteristics of a hollow-cathode glow discharge with a long tube (LD) used as the cathode. It is shown that, as in the case LD, the main factor imposing a lower limit on the range of operating voltages is the drift of fast electrons through the aperture in the cavity. Assuming that the electrons move along the cavity as a result of diffusion, it was possible to calculate the critical pressure at which the discharge can no longer burn and to determine the optimum ratio L/D for which the discharge can be sustained at the lowest voltage. Later Major showed that for P-almost all f, the distribution of ξ under μ L converges to a Poisson distribution as L→∞. In this note, we shall give shorter and more transparent proofs to these interesting theorems, at the same time extending the class of P and strengthening the statement of Sinai. The electromagnetically induced transparency (EIT) on the atomic D 1 line of rubidium is studied using a nanometric-thin cell with atomic vapor column length in the range of L=400–800 nm. It is shown that the reduction of the cell thickness by four orders as compared with an ordinary cm-size cell still allows to form an EIT resonance for L=λ=794 nm with the contrast of up to 40%. Further reduction of thickness to L=λ/2 leads to significant reduction of EIT contrast, verifying that the key parameter for EIT in wavelength-scale-thickness cells is not the value of L itself but L/λ ratio. Remarkable distinctions of EIT formation in nanometric-thin and ordinary cells are demonstrated. Well-resolved splitting of the EIT resonance in a magnetic field for L=λ can be used for magnetometry with nanometric spatial resolution. The presented theoretical model well describes the observed results.  相似文献

Time-resolved small-angle neutron scattering (TR-SANS) was employed to observe temperature-induced phase transitions from the sponge (L 3 to the lamellar ( L α phase, and vice versa, in the water-oil (n -decane)-non-ionic surfactant ( C12E5 system using both bulk and film contrast. Samples of different bilayer volume fractions φ and solvent viscosities η were investigated applying various amplitudes of temperature jump ΔT . The findings of a previous 2H -NMR study could be confirmed, where the lamellar phase formation was determined to occur through a nucleation and growth process, while it was concluded that the L 3 -phase develops in a mechanistically different and more rapid manner involving uncorrelated passage formation. Likewise, the kinetic trends of the nucleation and growth transition (decreased transition time with increase of φ and ΔT were witnessed once again. Additionally, NMR and SANS data that demonstrate a strong dependency of that process on solvent viscosity η are presented. Contrariwise, it is made evident via both SANS and NMR results that the L α -to-L 3 transition time is independent (within experimental sensitivity) of the varied parameters (φ , ΔT , η . Unusual scattering evolution in one experiment, originating from a highly ordered lamellar phase, intriguingly hints that a major rate determining factor is the disruption of long-range order. Furthermore, the bulk contrast investigations give insight into structure peak shifts/development during the transitions, while the film contrast experiments prove the bilayer thickness to be constant throughout the phase transitions and show that there is no evidence for a change in the short-range order of the bilayer structure. The latter was considered possible, due to the different topology of the L 3 and L α phases. Lastly, an unexpected yet consistent appearance of anisotropic scattering is detected in the L 3 -to- L α transitions.  相似文献

ABSTRACT

In the present study, molecular dynamics (MD) simulation was used to investigate the relationship between wetting behaviour and slip length on patterned substrates. We adopted two solid surfaces of Si(100) and graphite due to similarities in their intrinsic contact angle. Contact angle and apparent slip length were obtained using discrete simulations with the same thermodynamic states. In the present study, a number of questions regarding surface roughness and the problem of contact angle (θ) and slip length (Ls) are discussed. These questions include the relationship between θ and surface roughness, the characteristics used to describe the difference between static and dynamic fluid fields and the reason for a lack of multilayer sticking observed in the current cases. Our results indicate that the quasi-universal θ ? Ls equation proposed by Hung et al. (2008) is applicable to cases involving a Cassie-like nanoscale roughened surface. In contrast, in cases with a Wenzel-like nanostructure, the no-slip boundary conditions are independent of variations in the contact angle. The adoption of a Wenzel–Cassie hybrid model helped to verify that the fluid density inside the cavity is a critical indicator of wettability of the wall–fluid interface. Our results also demonstrate that ρf, cav is a critical property in the measurement of hydrodynamic effects and thus its importance as an indicator of the validity of the equation θ ? Ls. The average time that water molecules are trapped and the number of averaged hydrogen bonds within cavities in a dynamic fluid field were also investigated.

The measurements of np-spin observables at 0° have been performed for the first time on the Delta-Sigma experimental facility of LHE JINR up to P n = 4.5 GeV/c using the monochromatic neutron beam. They include detailed measurements of the Δσ L(np) spin differences and the study of the nppn elastic charge-exchange process. In the Δσ L(np) and −Δσ L(I = 0) energy dependencies over the energy region Tkin = 1.2–3.7 GeV the peculiarity at 1.8 GeV was observed. Such energy behavior was predicted by the QCD approach as a signal of the NN → 6q phase transition. For the exhaustive investigation of this effect it is necessary to measure the energy dependence of the complete set of np observables with both longitudinal (L) and transverse (T) polarizations of the neutron beam and proton target. This will allow Direct Reconstruction of all three NN forward Scattering Amplitudes (DRSA) to be performed, and the observed peculiarity to be checked around Tkin = 1.8 GeV and at the higher energies using the Argand diagrams method.  相似文献
