选择了四种典型双极集成电路,在两种不同剂量率下,开展了不同温度的高温辐照加速实验,测量了典型双极集成电路的辐射敏感参数在不同高温辐照下的变化规律。实验结果表明:高温辐照能够给出空间低剂量率辐射损伤增强效应的保守估计,且存在最佳辐照温度,最佳辐照温度随总剂量的增加向低温区漂移,随剂量率的增大向高温区漂移,在相同剂量率和总剂量下,输入级为NPN晶体管的双极集成电路比输入级为PNP晶体管的最佳辐照温度低。  相似文献

Abstract

The effect of 100 kGy dose of 2 MeV electron irradiation on Poly(ethylene terepthalate) (PET) has been studied by different characterisation techniques such as the Fourier transformed IR spectroscopy, electron spin resonance spectroscopy, thermogravimetric analysis, differential scanning calorimetry and X-ray diffraction analysis. Oxidative degradation leading to amorphisation of the polymer has been observed from spectral analysis. The thermal stability of the polymer was found to decrease due to electron irradiation. The thermal decomposition temperature as well as the melting temperature in case of irradiated PET was found to be decreased due to electron bombardment. A decrease in crystallinity of the polymer has also been observed after irradiation.  相似文献

Gamma photon induced modifications in Polyvinylchloride (PVC) polymer have been studied in the dose range of 101-106Gy at room temperature. Polyvinylchloride films have been irradiated with different doses of gamma radiation from a 60Co source. To monitor the chemical and structural changes caused by gamma radiation IR and UV-Vis spectroscopy of pristine and irradiated PVC have been performed and using the spectral data some changes in the properties have been investigated. The spectral studies have indicated that at a dose of 106Gy scissioning of the C-a bonds takes place. This scissioning of the chain initiates decomposition at a lower temperature. Thermal stability of the polymer reduces due to irradiation but the decomposition patterns remain the same. The optical band-gap is found to decrease due to irradiation at doses bigher than 103Gy.  相似文献

Abstract

A study has been made of the temperature dependence of the d.c. conductivity of pure and borated low density polyethylene LDPE (4% and 8% borax). The above calculations were carried out before and after X-ray irradiation. The irradiation dose was varied from 0 to 1000 rad.

The d.c. electrical conductivity of Polyvinyl chloride (PVC) and perspex was measured as a function of temperature ranging from 20°C to 100°C. These samples were irradiated with X-rays of dose 200 rad. The variation of the d.c. conductivity of the treated samples versus temperature was investigated.

The results reveal that the d.c. conductivity of LDPE is highly affected by radiation and/or dopant. In addition, the sensitivity of the explored polymers to X-ray irradiation is strongly dependent on its chemical nature.  相似文献

Natural zircon is irradiated internally by U and Th impurities. After exposure to ionizing irradiation zircon exhibits thermoluminescence (TL), which can be used to calculate the irradiation dose and the sample age. A kinetic model for TL of zircon developed earlier is used to model the processes relevant for dating. The response of zircon to irradiation at different dose rates is simulated for different temperatures. Several scenarios for the dating procedure are considered, including laboratory added irradiation, fading and preheat. It is shown that by irradiating the sample at elevated temperatures one can imitate natural irradiation, i.e. it is possible to reproduce the structural state of the trap system (distribution functions of filled electron and hole traps), which is responsible for the TL behavior. This implies that the dose dependence of the TL signal from samples, which had been irradiated under natural conditions, can be produced by irradiation at an elevated temperature.  相似文献

采用变剂量率和变温两种辐照方法,对4款典型模拟电路的低剂量率辐照损伤特性及变化规律进行了研究与评估,分析了两种辐照方法下其辐照敏感参数的变化,比较了不同辐照方式下器件的退化程度,讨论了这两种实验室加速评估低剂量率辐照损伤方法的机理.结果显示,变剂量率辐照可以较快地预测实际低剂量率下的辐照损伤趋势,且在较低的总剂量下能够给出不太保守的估计,但其预测的总剂量受到器件退化速度的影响;变温辐照加速评估方法能够保守地估计其低剂量率下的辐照损伤,其评估范围不仅可达1000 Gy(Si),且可将评估时间缩短为12 h左右.研究结果表明,双极电路的低剂量率辐照损伤增强效应与感生的界面态密度和氢化的氧空位缺陷有关,辐照时剂量率和温度的改变会促进界面态的生长,抑制界面态的钝化作用,从而激发器件的辐照损伤潜能.  相似文献

为了对双极线性稳压器在电离辐射环境下损伤变化特征及其剂量率效应进行研究,选择一组器件进行60Co γ高低剂量率的辐照和退火试验. 结果表明线性稳压器的输出电压、最大负载电流、线性调整率、压降电压等多个关键参数都有不同程度的蜕变. 且各器件在高低剂量率下的辐照响应略有不同,表现出不同的剂量率效应. 文中通过多种形式的测试结果分析,系统地讨论了各参数变化的原因及其内部各模块对稳压器功能的影响. 结合电离损伤退火特性,探讨了各剂量率效应形成的原因. 这不但对工程应用考核提供了参考,而且为设 关键词: 双极线性稳压器 总剂量效应 剂量率效应 辐射损伤  相似文献

对0.18 μm互补金属氧化物半导体(CMOS)工艺的N型金属氧化物半导体场效应晶体管(NMOSFET)及静态随机存储器(SRAM)开展了不同剂量率下的电离总剂量辐照试验研究. 结果表明: 在相同累积剂量, SRAM的低剂量率辐照损伤要略大于高剂量率辐照的损伤, 并且低剂量率辐照损伤要远大于高剂量率辐照加与低剂量率辐照时间相同的室温退火后的损伤. 虽然NMOSFET 低剂量率辐照损伤略小于高剂量率辐照损伤, 但室温退火后, 高剂量率辐照损伤同样要远小于低剂量率辐照损伤. 研究结果表明0.18 μm CMOS工艺器件的辐射损伤不是时间相关效应. 利用数值模拟的方法提出了解释CMOS器件剂量率效应的理论模型.  相似文献

The blocks of phenolphthalein poly(ether sulfone) (PES-C) were prepared by hot pressing. Then the blocks were irradiated with electron beams under N2 atmosphere at room temperature. The structural and tribological responses of PES-C on electron irradiation were investigated. Results showed that partial degradation took place on the surface of PES-C after electron irradiation. Even so, the infrared spectra (FTIR) of PES-C after electron irradiation maintained much memory of the pristine sample, the reason for this might be due to the radiation-resistant property of PES-C and the less damage caused by the lower liner energy transfer of electron with respect to other ions. In addition, amorphous carbon and carbides formed on the surface of PES-C after electron irradiation. Friction and wear tests revealed that with increasing irradiation dose, it took more time for the friction coefficient to decrease from a higher value to a lower one and level off. And the wear rate decreased with the increase of irradiation dose. It was concluded that the variation of the tribological behavior of PES-C resulted from its structural responses on electron irradiation on the surface.  相似文献

Abstract

The activity of cellulase irradiated at various temperatures was examined as a function of irradiation dose. The effect of calcium ions in radiation inactivation of cellulase at irradiation temperature of 30°C was studied by using calcium sulfate. The calcium ions have a protective ability against radiation caused inactivation of cellulase by scavenging species such as OH? formed by irradiation of cellulase aqueous solution, in which the effective concentration range of the calcium ions was ~ 10?3 M. The calcium ions do not act for the heat inactivation of the enzyme and the enzyme hydrolysis of filter paper or chaff as an activator because the calcium ions do not associate with the enzyme to form a calcium ion-enzyme complex.  相似文献

A systematic investigation of 62 r MeV proton irradiated Poly(ethylene terephthalate) (PET) has been carried out using Fourier Transformed Infrared Spectroscopy, thermogravimetric analysis, differential scanning calorimetry and X-ray diffraction spectroscopy. The experiments revealed a restoration of the crystalline matrix and simultaneous decrease in thermal stability in the irradiated polymer as a function of dose, indicating that PET underwent both degradation and cross-linking by proton irradiation.  相似文献

研究了聚丙烯(PP)及含有受阻酚类抗氧剂和受阻胺类光稳定剂复合体系的PP复合物经过γ-射线辐照后发生的结构变化及抗老化剂所起作用。实验利用红外光谱(FTIR)和示差扫描量热法(DSC)对PP的结构变化进行了系统表征。研究结果表明,当辐照剂量较小(50 kGy)时,纯PP及其复合物体系均未发生明显降解;当辐照剂量较大(≥50 kGy)时,PP及其复合物的羰基指数迅速提高,二者的结晶温度和熔融温度大幅度降低,说明PP发生了严重降解。在相同γ-射线辐照剂量条件下(≥50 kGy),PP复合物的羰基指数高于纯PP,而结晶温度以及熔融温度低于纯PP,表明高辐照剂量下抗老化剂复合物的存在不但没有阻止聚丙烯的降解,反而加快了降解的速率。  相似文献

Purpose/ObjectiveThis study aimed to develop objective models of radiation effects on musculature in children with soft tissue sarcoma using treatment dosimetry and clinical and quantitative magnetic resonance imaging (MRI) parameters that may be used to guide treatment planning or predict side effects.MethodsIn the initial 13 patients undergoing external beam radiation therapy (RT) on a Phase II study of conformal or intensity-modulated RT for the treatment of soft tissue sarcoma approved by an Institutional Review Board, we evaluated quantitative MRI changes in the musculature to assess radiation-related treatment effects. Patients with soft tissue sarcoma, including Ewing's sarcoma, had quantitative T1, T2 and dynamic enhanced MRI (DEMRI) performed before, during (Week 4) and after RT (Week 12). Regions of interest were selected in consistent locations within and outside the high-dose regions (on ipsilateral and contralateral sides when available). Mean RT dose, T1, T2 and DEMRI parameters were calculated and modeled using a mixed random coefficient dose model.ResultsThe mean doses to the high- and low-dose regions were 56.4 Gy (41.8–75.3 Gy) and 13.0 Gy (0.1–37.5 Gy), respectively. Compared with tissues distant from the tumor bed, maximal enhancement was significantly increased in tissues adjacent to the tumor/tumor bed prior to RT (60.6 vs. 44.2, P=.045) and remained elevated after 12 weeks. T1 was significantly elevated in tissues adjacent to the tumor bed prior to RT (942.4 vs. 759.0, P=.0078). The slope of longitudinal change in T1 was greater for tissues that received low-dose irradiation than those that received high-dose irradiation (P=.0488). The effect of dose on the slope of T2 was different (P=.0333) when younger and older patients are compared.ConclusionsAcute affects of irradiation in muscle are quantifiable via MRI. These models provide evidence that quantifiable MRI parameters may be correlated with patient parameters of radiation dose and clinical factors including patient age. Long-term follow-up will be required to determine if acute changes correlate with clinically significant late effects.  相似文献

本文以~(60)Co为辐照源,针对3DG111型晶体管,利用半导体参数分析仪和深能级缺陷瞬态谱仪,研究高/低剂量率和有/无氢气浸泡条件下,电性能和深能级缺陷的演化规律.试验结果表明,与高剂量率辐照相比,低剂量率辐照条件下,3DG111型晶体管的电流增益退化更加严重,这说明该器件出现了明显的低剂量率增强效应;无论是高剂量率还是低剂量率辐照条件下,3DG111晶体管的辐射损伤缺陷均是氧化物正电荷和界面态陷阱,并且低剂量率条件下,缺陷能级较深;氢气浸泡后在高剂量率辐照条件下,与未进行氢气处理的器件相比,辐射损伤程度明显加剧,且与低剂量率辐照条件下器件的损伤程度相同,缺陷数量、种类及能级也相同.因此,氢气浸泡处理可以作为低剂量率辐射损伤增强效应加速评估方法的有效手段.  相似文献

在研究光电耦合器电离辐射损伤机理基础上,分别建立光电耦合器电离辐射损伤电流传输比(CTR)表征模型和1/f噪声表征模型.结果表明CTR退化和噪声增加都归因于辐射后光敏三极管集电结和发射结处SiO2/Si界面缺陷增多.根据CTR退化和噪声变化分别与辐射剂量的关系,建立起噪声变化与CTR退化之间的关系,辐照实验对表征模型正确性进行了验证.运用噪声变化与辐射剂量的关系,通过低剂量辐照实验可以预测高剂量辐射后光电耦合器退化程度,故可用于评价光电耦合器抗辐射能力. 关键词: f噪声')" href="#">1/f噪声 光电耦合器 缺陷 模型  相似文献

ABSTRACT

In the framework of the ICERR (International CEntres based on Research Reactors) project, the effect of neutron/gamma irradiation on material has been studied. In this work, we investigate the mixed neutron/gamma irradiation effects on the optical properties of epoxy resin polymers. Photoluminescence (PL) measurements are used in epoxy resin films irradiated in the dose range from 0 to 900?Gy. For more information about the carriers dynamics, we studied their activation energy and phononic processes through the analysis of the PL spectrum evolution as a function of temperature. Mostly, materials irradiation studies by ionizing sources show a generation of defects and subsequently lead to the damage and degradation on the different properties. In this study we have shown an advantage of neutron/gamma irradiation, it is the improvement of the luminescence properties. The 500?Gy dose has the highest quantum yield at low temperature. But the 600?Gy dose shows the highest yield at room temperature. For the 500?Gy dose, the neutron/gamma treatment mainly favored the activation of carriers from lower to higher levels. On the other side with the 600?Gy dose, there was a combination between the activation of carriers from lower to higher levels and the ionization of trapped electrons in the defects centers.  相似文献

PurposeTo evaluate the dosimetric characteristics of a new formulation of MAGIC gel, called MAGIC-f, which contains the addition of 3.3% formaldehyde, resulting in a gel with increased thermal stability.MethodsMAGIC-f gel was prepared and stored in hermetically sealed plastic containers. After irradiation, magnetic resonance images (MRI) were acquired to evaluate dose and dose distribution. Dosimetric characterization was performed by means of depth dose measurements, dose response sensitivity and linearity, temporal stability, energy and dose rate dependence, dose integration using sequential beams, temperature influence during MRI acquisition and dose distribution integrity.ResultsMAGIC-f depth dose measurements are compatible with the dosimetric table data within ±4% uncertainty. The dosimeter's R2 response varies linearly with dose at least from 0 to 6 Gy. The time–course of the sensitivity of the dosimeter following irradiation, indicated stabilization after 2 weeks. The dosimeter's response to irradiation was altered by 6% when increasing the energy from cobalt beams to 10 MV beams. The dose rate dependence of this new formulation of gel dosimeter is small: less than 2.5% for a variation from 200 to 500 cGy/min, and the dependence with the fractionation scheme is about 50% smaller than for standard MAGIC gel. The dependence on scanning temperature was also verified, and the integrity of the dose distribution was confirmed for a period of 90 days.ConclusionsThe results demonstrate the applicability of this new dosimeter in tridimensional dose distribution measurements.  相似文献

The morphology, chemical composition, and mechanical properties in the surface region of α-irradiated polytetrafluoroethylene (PTFE) have been examined and compared to unirradiated specimens. Samples were irradiated with 5.5 MeV 4He2+ ions from a tandem accelerator to doses between 1 × 106 and 5 × 1010 Rad. Static time-of-flight secondary ion mass spectrometry (ToF-SIMS), using a 20 keV C60+ source, was employed to probe chemical changes as a function of α dose. Chemical images and high resolution spectra were collected and analyzed to reveal the effects of α particle radiation on the chemical structure. Residual gas analysis (RGA) was utilized to monitor the evolution of volatile species during vacuum irradiation of the samples. Scanning electron microscopy (SEM) was used to observe the morphological variation of samples with increasing α particle dose, and nanoindentation was engaged to determine the hardness and elastic modulus as a function of α dose.The data show that PTFE nominally retains its innate chemical structure and morphology at α doses <109 Rad. At α doses ≥109 Rad the polymer matrix experiences increased chemical degradation and morphological roughening which are accompanied by increased hardness and declining elasticity. At α doses >1010 Rad the polymer matrix suffers severe chemical degradation and material loss. Chemical degradation is observed in ToF-SIMS by detection of ions that are indicative of fragmentation, unsaturation, and functionalization of molecules in the PTFE matrix. The mass spectra also expose the subtle trends of crosslinking within the α-irradiated polymer matrix. ToF-SIMS images support the assertion that chemical degradation is the result of α particle irradiation and show morphological roughening of the sample with increased α dose. High resolution SEM images more clearly illustrate the morphological roughening and the mass loss that accompanies high doses of α particles. RGA confirms the supposition that the outcome of chemical degradation in the PTFE matrix with continuing irradiation is evolution of volatile species resulting in morphological roughening and mass loss. Finally, we reveal and discuss relationships between chemical structure and mechanical properties such as hardness and elastic modulus.  相似文献

对基于4晶体管像素结构互补金属氧化物半导体图像传感器的电离总剂量效应进行了研究,着重分析了器件的满阱容量和暗电流随总剂量退化的物理机理.实验的总剂量为200 krad(Si),测试点分别为30 krad(Si),100 krad(Si),150 krad(Si)和200 krad(Si),剂量率为50 rad(Si)/s.实验结果发现随着辐照总剂量的增加,器件的满阱容量下降并且暗电流显著增加.其中辐照使得传输门沟道掺杂分布发生改变是满阱容量下降的主要原因,而暗电流退化则主要来自于浅槽隔离界面缺陷产生电流和传输门-光电二极管交叠区产生电流.实验还表明样品器件的转换增益在辐照前后未发生明显变化,并且与3晶体管像素结构不同,4晶体管像素结构的互补金属氧化物半导体图像传感器没有显著的总剂量辐照偏置效应.  相似文献
