Between source/drain and gate of SiC Schottky barrier source/drain MOSFET (SiC SBSD-MOSFET), there must be a sidewall as isolation. The width of sidewall strongly affects on the device performance. In this paper the effect of sidewall on the performance of 6H-SiC SBSD-NMOSFET is simulated with the 2D simulator MEDICI. The simulated results show that a sidewall with width less than 0.1μm slightly affects the device performance. However, when the width of sidewall exceeds 0.1μm, the conduction does not occur until the drain voltage is high enough and saturation current sharply decreases. The effect of the sidewall on device performance can be reduced by decreasing the doping concentration in the epitaxial layer.  相似文献

The paper focuses on a particular silicon nitride thin film (SiNx) produced by plasma enahanced chemical vapor deposition (PECVD) technique with high deposition rate (26 nm/min) and low values of mechanical stress (<100 MPa). This was perfomed with mixed frequency procedure varying the modulation of high frequency at 13.56 MHz and low frequency at 308 kHz of RF power supply during the deposition, without changing the ratio of reaction gases. Low stress silicon nitride is commonly obtained by tailoring the thickness ratio of high frequency vs. low frequency silicon nitride layers.The attention of this work was directed to the influence of the number of interfaces per thickness unit on the stress characteristics of the deposited material. Two sets of wafer samples were deposited with low stress silicon nitride, with a thickness of 260 nm and 2 μm, respectively. Thermal annealing processes at 380 and 520 °C in a inert enviroment were also performed on the wafers.The Stoney–Hoffman model was used to estimate the stress values by wafer curvature measurement with a mechanical surface profilometer: the stress was calculated for the as-deposited layer, and after each annealing process.The thickness and the refractive index of the SiNx were also measured and charaterized by variable angle spectra elliposometry (VASE) techinique.The experimental measurements were performed at the MT-LAB, IRST (Istituto per la Ricerca Scientifica e Tecnologica) of Bruno Kessler Foundation for Research in Trento.  相似文献

本文采用分子动力学方法研究了FeCoCrCuNi高熵合金裂纹及孔洞模型结构在不同轴向拉伸应变速率下的力学与微观结构演化机理. 结果表明:应变速率越高FeCoCrCuNi裂纹结构对应更高的过冲应变和过冲应力,其主要原因是高拉伸速率会导致高强度的BCC结构及孪晶结构的生成,而BCC结构及孪晶结构的产生进而会抑制应力的下降,通过应力-应变曲线,可知FeCoCrCuNi裂纹模型在轴向应力作用下表现为塑性形变. 对于不同尺寸的孔洞FeCoCrCuNi裂纹模型的应力模拟与结构分析,可以得出:孔洞尺寸越大, FeCoCrCuNi裂纹结构对应的过冲应变和过冲应力越小,其主要原因是大尺寸的孔洞造成孔洞之间产生裂纹的,进而会影响这个材料的屈服应变和屈服强度.  相似文献

建立了镁合金纯净晶界及其析出Mg17Al12相的晶界原子集团,应用实空间的递归方法计算了铝、稀土元素在晶界的偏聚能,晶界处铝、稀土原子间相互作用能和不同体系的费米能级.讨论了铝、稀土在晶界的偏聚行为,铝、稀土原子间的相互作用与有序化的关系及稀土对镁合金晶间应力腐蚀影响的物理本质.研究发现:铝、稀土原子偏聚于晶界;铝原子间相互排斥,在晶界区形成有序相Mg17Al12,稀土原子间互相吸引,形成原子团簇;稀土原子团吸引铝原子,使铝原子渗入稀土团簇中,形成稀土化合物.因此,稀土具有抑制铝在晶界形成导致应力腐蚀的阴极相Mg17Al12的作用,提高镁合金的晶间应力腐蚀抗力. 关键词: 电子理论 镁合金 应力腐蚀 稀土  相似文献

针对不同的温度场,运用有限元分析软件ANSYS对汽车空调涡旋压缩机的动涡旋盘进行了应力与应变的模拟和研究。计算结果表明,温度载荷对涡旋盘的应力和应变有着重要影响。其中,非均匀温度场会导致涡旋盘的涡旋齿产生较大应力与应变,涡旋齿断裂故障发生的概率较大。  相似文献

In this paper, some samples of Al-Si alloy with various silicon content were treated by laser beam. The effects on structure, hardness and substructure of samples were investigated. The experimental results show that the primary crystal Al and eutectic silicon in the laser treated samples is got thinning obviously, the mosaic dimension is decreased and the dislocation density is increased.  相似文献

研究了不锈钢加强的Bi-2223/Ag高温超导带材在不同的拉伸应力下临界电流的变化情况。采用改造后的拉伸设备,在温度77K下对超导带材施加拉伸应力的同时,利用四引线法测量带材的临界电流,得到了超导带材的应力—应变曲线以及临界电流—应变曲线。利用理论公式计算了应力对超导带材临界电流的影响,与实验结果进行对比,并对两者的差别进行了分析。  相似文献

研究了Fe0.81Ga0.19合金单晶沿[100]方向的磁机械效应和磁致伸缩效应.基于Stoner-Wohlfarth模型,通过数值计算获得了在压应力和外磁场联合作用下磁化强度的方向余弦.研究表明,随着压应力的增加,退磁态下合金中的磁各向异性会由三轴各向异性向双轴各向异性转变.这使得合金中 90° 畴的体积分数增加,导致磁致伸缩效应增大. 关键词: FeGa合金 磁机械效应 巨磁致伸缩效应  相似文献

Tracks made in minerals by the electronic stopping of uranium fission fragments provide a modern geological dating tool, and are believed also to yield specific information on the low-temperature thermal history of rocks. Experimental work showing that the damaged crystal lattice along a fission track recovers primarily as a function of temperature ignored the fact that the basic theory of atomic diffusion requires an exponential decrease in the intrinsic diffusion coefficient with increasing pressure. Here, fission track recovery was experimentally investigated in basic apatite under the simultaneous influences of temperature, pressure and stress. We show that track fading is a complex recovery mechanism responding to several environmental physical parameters simultaneously. In particular a strong decrease in the track recovery rate was observed as a function of increasing pressure. And a nearly temperature-independent recovery was observed in samples under stress.  相似文献

Ceria coatings were applied in order to improve the adherence of alumina scales developed on a model Fe–20Cr–5Al alloy during oxidation at high temperature. These coatings were performed by argon annealing of a ceria sol–gel coating at temperatures ranging between 600 and 1000 °C. The influence of these coatings on the alloy oxidation behaviour was studied at 1100 °C. In situ X-ray diffraction (XRD) was performed to characterize the coating crystallographic nature after annealing and during the oxidation process. The alumina scale morphologies were studied by means of scanning electron microscopy (SEM) coupled with energy dispersive X-ray spectroscopy (EDS). The present work shows that the alumina scale morphology observed on cerium sol–gel coated alloy was very convoluted. On the cerium sol–gel coated alloy, argon annealing results in an increase of the oxidation rate in air, at 1100 °C. The 600 °C argon annealing temperature results in a good alumina scale adherence under thermal cycling conditions at 1100 °C.  相似文献

HF acid attack of SiO2 and Si3N4 substrates is analyzed to improve the sensitivity of a sensor based on microcantilever. Ex situ analysis of the etching using XPS, SIMS and AFM show significant changes in the anisotropy and the rate of the etching of the oxides on SiO2 and Si3N4 surface. Those differences influence the kinetic evolution of the plastic bending deflection of the cantilever coated with SiO2 and Si3N4 layer, respectively. The linear dependence between the HF concentration and the Si3N4 cantilever bending corresponds to a deep attack of the layer whereas the non-linear behavior observed for SiO2 layer can be explained by a combination of deep and lateral etching. The cantilever bending is discussed in terms of free surface energy, layer thickness and grain size.  相似文献

An AM50 magnesium alloy was plasma electrolytic oxidation treated using a pulsed DC power supply at three different pulse frequencies viz., 10 Hz, 100 Hz and 1000 Hz with a constant pulse ratio for 15 min in an alkaline phosphate electrolyte. The resultant coatings were characterized by X-ray diffraction, energy dispersive spectroscopy and scanning electron microscopy for their phase composition and microstructural features. The 10 Hz condition yielded relatively thick and rough coatings, which was attributed to the higher energy input per individual pulse during the PEO processing. The phase composition was also found to be influenced by the processing frequency. Electrochemical impedance spectroscopy studies performed in 0.1 M NaCl solutions revealed that the coatings produced at 10 Hz condition had a better corrosion resistance, which was attributed to the higher thickness, more compact microstructural features and a relatively stable phase composition.  相似文献

采用分子动力学方法,对高压条件下液态Pd_(82)Si_(18)合金快凝过程进行了模拟研究,并采用双体分布函数、Honeycutt-Andersen键对指数、原子团类型指数等方法表征和分析了快凝合金的微结构特征.结果发现:随着压力增加,玻璃合金中低配位数(Z≤11)的Kasper团簇数目显著减少,而高配位数(Z≥12)的Kasper团簇及其变形结构的数目大幅增加,当压力超过10 GPa玻璃合金中的(11 2/1441 8/1551 1/1661)团簇取代了(10 2/1441 8/1551)团簇的主导地位.提高压力能显著增加玻璃合金中高配位数(Z≥12) Kasper团簇铰链的中程序(MRO)数目,但低配位数(Z≤11) Kasper团簇仍主要形成共享顶点原子的扩展团簇.遗传跟踪分析发现,压力能够显著提高Kasper团簇的阶段遗传分数和遗传起始温度,增强了快凝Pd_(82)Si_(18)合金的玻璃形成能力.  相似文献

Magnetic anisotropy and magnetooptic Kerr effect for epitaxial films of CoxMnyGe1−xy grown on Ge (1 1 1) substrates have been studied systematically in the compositional vicinity of the Heusler alloy Co2MnGe. A large quadratic magnetooptic Kerr effect has been observed within a narrow region of composition centered around the Co to Mn atomic ratio of 2. The effect has been used to probe and quantify the magnetic anisotropy of the system, which is shown to have a strong sixfold in-plane component accompanied by a weak uniaxial component at room temperature. These properties are shown to depend sensitively on atomic ratio between Co and Mn, indicating the presence of an intrinsic composition-driven phenomenon.  相似文献

The strong effect of a magnetic field on the starting stress and mobility of individual dislocations is discovered in silicon grown by the Czochralski method with a high concentration of dissolved oxygen. It is shown that exposure of dislocations preliminarily introduced into the sample to a magnetic field considerably reduces the starting stresses for the motion of these dislocations. The effect is not observed in samples with a low oxygen concentration. It is assumed that the magnetic field induces singlet-triplet transitions in thermally excited states of silicon-oxygen complexes in the dislocation core, thus stimulating a change in the state (atomic configuration) of oxygen already located at dislocations. As a result, the mean binding energy of oxygen with a dislocation decreases.  相似文献

This paper is concerned with the finite element analysis of boundary value problems involving nonlinear magnetic shape memory behavior, as might be encountered in experimental testing or engineering applications of magnetic shape memory alloys (MSMAs). These investigations mainly focus on two aspects: first, nonlinear magnetostatic analysis, in which the nonlinear magnetic properties of the MSMA are predicted by the phenomenological internal variable model previously developed by Kiefer and Lagoudas, is utilized to investigate the influence of the demagnetization effect on the interpretation of experimental measurements. An iterative procedure is proposed to deduce the true constitutive behavior of MSMAs from experimental data that typically reflect the shape-dependent system response of a sample. Secondly, the common assumption of a homogeneous Cauchy stress distribution in the MSMA sample is tested. This is motivated by the expectation that the influence of magnetic body forces and body couples caused by field matter interactions may not be negligible in MSMAs that exhibit blocking stresses of well below 10?MPa. To this end, inhomogeneous Maxwell stress distributions are first computed in a post-processing step, based on the magnetic field and magnetization distributions obtained in the magnetostatic analysis. Since the computed Maxwell stress fields, though allowing a first estimation of the influence of the magnetic force and couple, do not satisfy equilibrium conditions, a finite element analysis of the coupled field equations is performed in a second step to complete the study. It is found that highly non-uniform Cauchy stress distributions result under the influence of magnetic body forces and couples, with magnitudes of the stress components comparable to externally applied bias stress levels.  相似文献
