A series of diamonds with boron and sulfur co-doping were synthesized in the Fe Ni Mn Co-C system by temperature gradient growth(TGG) under high pressure and high temperature(HPHT). Because of differences in additives, the resulting diamond crystals were colorless, blue-black, or yellow. Their morphologies were slab, tower, or minaret-like. Analysis of the x-ray photoelectron spectra(XPS) of these diamonds shows the presence of B, S, and N in samples from which N was not eliminated. But only the B dopant was assuredly incorporated in the samples from which N was eliminated. Resistivity and Hall mobility were 8.510 ?·cm and 760.870 cm~2/V·s, respectively, for a P-type diamond sample from which nitrogen was eliminated. Correspondingly, resistivity and Hall mobility were 4.211×10~5 ?·cm and 76.300 cm~2/V·s for an N-type diamond sample from which nitrogen was not eliminated. Large N-type diamonds of type Ib with B–S doping were acquired.  相似文献

利用温度梯度法,在6.2—6.4 GPa,1270—1400℃条件下,通过在NiMnCo-C体系中添加不同比例的锌粉成功合成出3 mm左右的大尺寸金刚石单晶.研究了锌添加对金刚石颜色、形貌、内部氮杂质以及晶体结晶度的影响.结果表明:随着锌添加量逐渐增加,晶体的颜色逐渐变浅,晶体的透光性增强;当锌添加比例达到3 wt.%时,晶体表面出现大量不规则的凹坑;晶体内氮杂质主要以C心形式存在,随着锌添加量的增多晶体内氮含量逐渐降低,基于锌的除氮能力总结出两种可能的除氮机制;拉曼光谱测试结果表明,在锌添加量小于3.0 wt.%的研究范围内,锌的添加有利于提高晶体的结晶度.本研究不仅有助于天然金刚石形成机制的探究,而且对丰富金刚石的种类以及扩展人工合成金刚石的应用领域都有着重要意义.  相似文献

FeNiMnCo-C体系中,在压力6.5 GPa、温度1280—1300℃的极端物理条件下,采用温度梯度法成功合成了硼(B)、硫(S)协同掺杂金刚石大单晶.通过傅里叶红外光谱测试对高温高压所制备金刚石中的杂质进行了表征.借助霍尔效应对典型金刚石样品的电输运性能进行了测试,测试结果表明:硼硫协同掺杂有利于提高p型金刚石的电导率,而且硼硫在合成体系中的添加比例可以决定金刚石的p, n特性.此外,第一性原理计算结果表明,合成体系中不同比例的硼硫协同掺杂对金刚石的p, n特性以及电导率有着直接的影响,计算结果与实验测试结果相吻合.  相似文献

在压力为5.5–6.2 GPa, 温度为1280–1450 ℃的条件下, 利用温度梯度法详细考察了氮氢协同掺杂对100晶面生长宝石级金刚石的影响. 实验结果表明伴随合成腔体内氮、氢浓度的升高, 合成条件明显升高, 金刚石生长V形区间上移; 晶体的红外光谱中与氮相关的吸收峰急剧增强, 氮含量可达2000 ppm, 同时位于2850 cm-1和2920 cm-1对应于 sp3杂化 C–H 键的对称伸缩振动和反对称伸缩振动的红外特征峰逐渐增强, 表明晶体中既有高的氮含量, 同时又含有氢. 对晶体进行电镜扫描发现, 氮氢协同掺杂对晶体形貌影响明显, 出现拉长的{111}面, 且晶体表面上有三角形生长纹理. 拉曼测试表明, 晶体的峰位向高频偏移、半峰宽变大, 说明氮、氢杂质的进入对晶体内部产生了应力. 本文成功地以{100}晶面为生长面合成出高氮含氢宝石级金刚石单晶, 在探究氮氢共存环境下金刚石生长特性的同时, 也可为理解天然金刚石的形成机理提供帮助.  相似文献

本文在5.6 GPa, 1250–1340 ℃的条件下, 利用温度梯度法, 以FeNiMnCo 合金为触媒, 沿籽晶的(100)晶面成功合成了不同晶形的优质Ib型和IIa型金刚石大单晶. 利用激光拉曼附件显微镜, 分别对上述不同温度下合成的两类金刚石样品上表面(100)面的中心区域及棱角区域进行观察分析. 研究发现, Ib型和IIa型金刚石大单晶(100)晶面上从中心到棱角处黑色纹路的分布逐渐变黑变密集; 另外, 随着金刚石合成温度的升高, Ib型金刚石大单晶(100)面上黑色纹路由稀疏逐渐变稠密, 而IIa型金刚石大单晶的黑色纹路较为稀疏; Ib型金刚石大单晶的形貌特征表现为从低温晶体的不规则分布过渡到中温、高温晶体的典型树枝状分布. IIa型金刚石大单晶(100)面特征随温度变化规律与Ib型的类似. 这两类金刚石大单晶表面特征的差异可能是由于IIa 型金刚石具有比Ib型更小的生长速度和更少的氮含量. 最后, 对两类塔状金刚石大单晶进行拉曼光谱测试分析, 结果表明IIa型金刚石大单晶的品质较Ib型金刚石大单晶好.  相似文献

利用液压缸直径为550 mm的大缸径六面顶压机, 在5.6 GPa, 1200-1400 ℃的高压高温条件下, 分别采用单晶种法和多晶种法, 开展了Ib型六面体宝石级金刚石单晶的生长研究, 系统考察了合成腔体尺寸对Ib型六面体金刚石大单晶生长的影响. 首先, 阐述了合成腔体尺寸对合成设备油压传递效率的影响, 研究得到了设备油压与腔体内实际压力的关系曲线; 其次, 选择尺寸为Φ 14 mm的合成腔体, 分别采用单晶种法和多晶种法(5颗晶种), 进行Ib型六面体金刚石大单晶的生长实验, 研究阐述了Φ 14 mm合成腔体的晶体生长实验规律; 再次, 为了解决液压缸直径与合成腔体尺寸不匹配的问题, 将合成腔体尺寸扩大到26 mm, 并开展了多晶种法六面体金刚石大单晶的生长研究, 最多单次生长出14 颗优质3 mm级Ib型六面体金刚石单晶, 研究得到了Φ 26 mm合成腔体生长3 mm级Ib型六面体金刚石单晶的实验规律, 并就两种腔体合成金刚石单晶的总体生长速度与生长时间的关系进行了讨论; 最后, 借助于拉曼光谱, 将合成的优质六面体金刚石单晶与天然金刚石单晶进行对比测试, 对所合成晶体的结构及品质进行了表征.  相似文献

High-quality p-type boron-doped IIb diamond large single crystals are successfully synthesized by the temperature gradient method in a china-type cubic anvil high-pressure apparatus at about 5.5 GPa and 1600 K.The morphologies and surface textures of the synthetic diamond crystals with different boron additive quantities are characterized by using an optical microscope and a scanning electron microscope respectively.The impurities of nitrogen and boron in diamonds are detected by micro Fourier transform infrared technique.The electrical properties including resistivities,Hall coefficients,Hall mobilities and carrier densities of the synthesized samples are measured by a four-point probe and the Hall effect method.The results show that large p-type boron-doped diamond single crystals with few nitrogen impurities have been synthesized.With the increase of quantity of additive boron,some high-index crystal faces such as {113} gradually disappear,and some stripes and triangle pits occur on the crystal surface.This work is helpful for the further research and application of boron-doped semiconductor diamond.  相似文献

本文在国产六面顶压机上,在5.6 GPa, 1250—1450℃的高压高温条件下,分别选用边长0.8, 1.5和2.2 mm三种尺寸的籽晶,系统开展了Ib型宝石级金刚石单晶的生长研究.文中系统考察了籽晶尺寸对宝石级金刚石单晶生长的影响.首先,考察了籽晶尺寸变化对宝石级金刚石单晶裂晶问题带来的影响.研究得到了籽晶尺寸变大,裂晶出现概率增加的晶体生长规律.其次,在25 h的生长时间内,考察了上述三种尺寸籽晶生长金刚石单晶时,生长时间与单晶极限生长速度的关系.得到了选用大尺寸籽晶,可以提高优质单晶合成效率、降低合成成本的研究结论.借助扫描电子显微镜和光学显微镜,对三种尺寸籽晶生长金刚石单晶的表面形貌进行了标定.最后,傅里叶微区红外测试,对三种尺寸籽晶生长宝石级金刚石单晶的N杂质含量进行了表征.研究得到了选用大尺寸籽晶实现快速生长金刚石的同时,晶体的N杂质含量会随之升高的晶体生长规律.  相似文献

The synergistic influences of boron, oxygen, and titanium on growing large single-crystal diamonds are studied using different concentrations of B2O3 in a solvent-carbon system under 5.5 GPa-5.7 GPa and 1300 ℃-1500 ℃. It is found that the boron atoms are difficult to enter into the crystal when boron and oxygen impurities are doped using B2O3 without the addition of Ti atoms. However, high boron content is achieved in the doped diamonds that were synthesized with the addition of Ti. Additionally, boron-oxygen complexes are found on the surface of the crystal, and oxygen-related impurities appear in the crystal interior when Ti atoms are added into the FeNi-C system. The results show that the introduction of Ti atoms into the synthesis cavity can effectively control the number of boron atoms and the number of oxygen atoms in the crystal. This has important scientific significance not only for understanding the synergistic influence of boron, oxygen, and titanium atoms on the growth of diamond in the earth, but also for preparing the high-concentration boron or oxygen containing semiconductor diamond technologies.  相似文献

山东蒙阴金刚石多晶的显微红外光谱研究及其成因意义   总被引:2,自引:0,他引:2  
山东蒙阴金刚石多晶可划分为多角刻面状和浑圆状金刚石多晶两大类,它们的显微红外光谱研究结果表明,金刚石多晶中的氮含量较低,介于16.69~72.81μg.g-1之间,且同一金刚石多晶的不同金刚石晶粒(或部位)中的氮含量不相同;刻面状金刚石多晶均为ⅠaAB型,且A心的浓度大于B心的浓度。浑圆状金刚石多晶也多为ⅠaAB型,但具有更高浓度的B心,且存在少数同时包含单替代氮、A心和B心的浑圆状金刚石多晶;金刚石多晶不是在金刚石颗粒的成核阶段所形成的,而是在金刚石长大期间或金刚石颗粒形成后的某个特殊条件下聚集而成;山东蒙阴金刚石多晶可能形成于氮浓度较低的较深部地幔。同时,多角刻面状金刚石多晶的形成时间稍晚于金刚石单晶体,浑圆状金刚石多晶的形成时间明显早于金刚石单晶体。  相似文献

We synthesized and investigated the boron-doped and boron/nitrogen co-doped large single-crystal diamonds grown under high pressure and high temperature (HPHT) conditions (5.9 GPa and 1290℃). The optical and electrical properties and surface characterization of the synthetic diamonds were observed and studied. Incorporation of nitrogen significantly changed the growth trace on surface of boron-containing diamonds. X-ray photoelectron spectroscopy (XPS) measurements showed good evident that nitrogen atoms successfully incorporate into the boron-rich diamond lattice and bond with carbon atoms. Raman spectra showed differences on the as-grown surfaces and interior between boron-doped and boron/nitrogen co-doped diamonds. Fourier transform infrared spectroscopy (FTIR) measurements indicated that the nitrogen incorporation significantly decreases the boron acceptor concentration in diamonds. Hall measurements at room temperature showed that the carriers concentration of the co-doped diamonds decreases, and the mobility increases obviously. The highest hole mobility of sample BNDD-1 reached 980 cm2·V-1·s-1, possible reasons were discussed in the paper.  相似文献

The kinetic peculiarities of diamond crystallization in multicomponent K-Na-Mg-Ca-carbonate-carbon system have been studied in conditions of diamond stability at 1500–1800°C and 7.5–8.5 GPa. It has been established that the diamond phase nucleation density at a fixed temperature of 1600°C decreases from 1.3 × 105 nuclei/mm3 at 8.5 GPa to 3.7 × 103 nuclei/mm3 at 7.5 GPa. The fluorescence spectra of obtained diamond crystals contain peaks at 504 nm (H3-defect), 575 nm (NV-center), and 638 nm (NV-defect), caused by the presence of nitrogen impurity. In the cathodoluminescence spectra, an A-band with the maximum at 470 nm is present. The obtained data make it possible to assign the synthesized diamonds in the carbonate-carbon system to the mixed Ia + Ib type.  相似文献

In this paper, hydrogen-doped industrial diamonds and gem diamonds were synthesized in the Fe–Ni–C system with C10H10Fe additive, high pressures and high temperatures range of 5.2–6.2?GPa and 1250–1460°C. Experimental results indicate similar effect of hydrogen on these two types of diamonds: with the increasing content of C10H10Fe added in diamond growth environment, temperature is a crucial factor that sensitively affects the hydrogen-doped diamond crystallization. The temperature region for high-quality diamond growth becomes higher and the morphology of diamond crystal changes from cube-octahedral to octahedral. The defects on the {100} surfaces of diamond are more than those on the {111} surfaces. Fourier transform infrared spectroscopy (FTIR) results indicate that the hydrogen atoms enter into the diamond crystal lattice from {100} faces more easily. Most interestingly, under low temperature, nitrogen atoms can also easily enter into the diamond crystal lattice from {100} faces cooperated with hydrogen atoms.  相似文献

通过紫外-可见-近红外(UV-Vis-NIR) 吸收光谱、傅里叶变换红外(FTIR)光谱及钻石观测仪( DiamondViewTM)对天然钻石、经辐照或热处理的天然钻石、高温高压(HTHP)合成钻石及化学气相沉积(CVD)合成钻石进行了较系统的谱图及微区生长结构的对比研究。结果表明:天然钻石、经辐照或高温退火处理后的天然钻石、高温高压(HTHP)合成钻石的UV-Vis-NIR吸收谱图在200~1 100 nm区间谱图的反射率变化明显。相比之下,CVD合成钻石的反射率的变化相对较小。基于钻石样品的红外光谱分析,在其图谱中的800~1 600 cm-1区间,合成钻石样品、特别是CVD合成钻石在上述区间无明显的特征吸收峰位。此外,DiamondViewTM检测表明:一般而言,经HTHP处理后的CVD合成钻石出现平行的位错线,并呈现淡蓝色荧光。部分天然钻石可见典型的八面体生长线或称为树的年轮状图像,且因样品经辐照与高温高压处理后其荧光图像的颜色发生改变。高温高压合成钻石呈现出块状几何生长图像。限于钻石样品类别的多样性及合成钻石工艺的复杂且不断更新特征,天然钻石与合成钻石 的UV-Vis-NIR或FTIR光谱特征存在一定的相似性,因此不具有典型天然钻石图谱特征的样品需进一步辅以DiamondViewTM、光致发光光谱等其他检测仪器予以综合分析。  相似文献

山东济南中乌新材料有限公司利用六面顶油压机生产出大颗粒钻石,为了掌握这些合成钻石的品质及与天然钻石的区分方法,采用宽频诱导发光光谱仪(GV5000)、红外光谱仪、钻石特征光谱检测仪(PL5000)、激光诱导击穿光谱仪和X射线能谱仪,对该公司生产的225粒无色、蓝色和黄色高温高压(HPHT)合成钻石进行检测,并与天然钻石对比。HPHT合成钻石样品的晶形以(111)晶面和(100)晶面共存的聚形为主导。原石切磨成圆钻形成品的出成率在20%~67%之间,净度级别为VVS-P,颜色级别为D-H。通过GV5000分析,三种颜色样品均可观察到立方八面体生长结构发光图案,无色HPHT合成钻石为强蓝色荧光和磷光,发光峰位于495 nm,与晶格中的顺磁氮有关;蓝色HPHT合成钻石为蓝-绿蓝色荧光和蓝色磷光,发光峰位于501 nm,与晶格中的顺磁氮、硼有关;黄色HPHT合成钻石为弱绿色荧光和磷光,显示556和883 nm Ni+相关发光峰,这些特征可与天然钻石相区分。红外光谱分析表明,无色HPHT合成钻石在1 332~1 100 cm-1无明显氮相关吸收,在2 802 cm-1有B0相关吸收,为含有少量硼的Ⅱa型;蓝色HPHT合成钻石位于1 294 cm-1有与B-相关的强吸收,归属为Ⅱb型;黄色HPHT合成钻石位于1 130和1 344 cm-1有与孤氮相关的明显吸收,归属为Ⅰb型。PL5000光致发光光谱显示,三种颜色HPHT合成钻石可检测到659,694,707,714和883 nm等镍相关缺陷发光峰。相比之下,无色和黄色天然钻石通常为Ⅰa型,具有1 282和1 175 cm-1等聚合氮的红外光谱吸收,光致发光光谱通常可检测到415 nm(N3)零声子线,由孤氮、硼和镍等缺陷导致的光谱特征极为罕见。因此,红外光谱和光致发光光谱特征可作为重要的鉴别依据。激光诱导击穿光谱仪检测到无色HPHT合成钻石的出露包裹体主要成分为Fe。X射线能谱分析显示,对于含包裹体较多的样品,无色和蓝色HPHT合成钻石可检测到Fe,黄色HPHT合成钻石可检测到Fe和Ni,为其中包裹体的成分,这可作为HPHT合成钻石鉴定性特征。综上所述,通过GV5000超短波紫外荧光和磷光测试,配合红外光谱和光致发光光谱特征,结合包裹体成分特征,可以有效区分该研究的合成钻石和天然钻石。  相似文献

Synthesis of coarse-grain diamond crystals is studied in a China-type SPD6× 1670T cubic high-pressure apparatus with high exact control system. To synthesize high quality coarse-grain diamond crystals, advanced indirect heat assembly, powder catalyst technology and optimized synthesis craft are used. At last, three kinds of coarse- grain diamond (about 0.85 mm) single crystals with hexahedron, hex-octahedron and octahedron are synthesized successfully under HPHT (about 5.4 GPa, 1300-1450℃). The growth characters of different shape crystals are discussed. The results and techniques might be useful for the production of coarse-grain diamonds.  相似文献

Diamond crystals were synthesized with different doping proportions of N—H—O at 5.5 GPa—7.1 GPa and 1370 °C—1450 °C. With the increase in the N—H—O doping ratio, the crystal growth rate decreased, the temperature and pressure conditions required for diamond nucleation became increasingly stringent, and the diamond crystallization process was affected. [111] became the dominant plane of diamonds; surface morphology became block-like; and growth texture, stacking faults, and etch pits increased. The diamond crystals had a two-dimensional growth habit. Increasing the doping concentration also increased the amount of N that entered the diamond crystals as confirmed via Fourier transform infrared spectroscopy. However, crystal quality gradually deteriorated as verified by the red-shifting of Raman peak positions and the widening of the Raman full width at half maximum. With the increase in the doping ratio, the photoluminescence property of the diamond crystals also drastically changed. The intensity of the N vacancy center of the diamond crystals changed, and several Ni-related defect centers, such as the NE1 and NE3 centers, appeared. Diamond synthesis in N—H—O-bearing fluid provides important information for deepening our understanding of the growth characteristics of diamonds in complex systems and the formation mechanism of natural diamonds, which are almost always N-rich and full of various defect centers. Meanwhile, this study proved that the type of defect centers in diamond crystals could be regulated by controlling the N—H—O impurity contents of the synthesis system.  相似文献

The spectra of two-photon-excited fluorescence in the near ultraviolet are studied in diamond powders prepared by detonation synthesis, with particle sizes of 20–40 Å. The spectra of ultradisperse diamond powders are compared with that of a diamond single crystal. It is shown that the proposed method can be used to detect ultradisperse diamonds in quantities as low as 10?12 g.  相似文献

产于湖南沅水地区的十颗砂矿金刚石的红外光谱和拉曼光谱的研究结果表明:湖南砂矿金刚石多为IaAB型,且往往表现为A型氮相对富集;金刚石中的氮含量介于38.30~840.67 μg·g-1之间,且不同金刚石晶体中氮含量差别极大;金刚石在地幔中的存储时间介于0.043~3.315 Ga之间,不同的样品在地幔中的存储时间相差较大,且最长存储时间(3.315 Ga)要大于湘鄂黔桂毗邻区最老岩体的年龄(3.285 Ga);湖南砂矿金刚石在其形成过程中经历过较为显著的环境变化,且菱形十二面体金刚石晶体的形成深度大于八面体金刚石晶体。  相似文献

We propose to investigate the diamonds from the Kokchetav Massif, northern Kazakhstan, which is the best example of diamond-eclogite facies metamorphism, using cathodoluminescence (CL) techniques. CL spectra measurements of diamonds from garnet-pyroxene-quartz rocks and dolomitic marbles, made at 80 K, revealed peaks at 2.156, 2.463, and 3.188 eV and a broad band at 2.72-2.80 eV. Panchromatic and monochromatic diamond images analysed by CL reveal concentric zones of variable luminescence. This indicates that the diamond crystals grow during several metamorphic stages under ultra high pressure (UHP) metamorphism conditions. The inhomogeneous broadening and lower 2.156 eV ZPL peak suggests the presence of a higher concentration of defects and stresses in the rim compared to the core.  相似文献
