Double-state lasing phenomena are easily observed in self-assembled quantum dot (QD) lasers. The effect of inter-level relaxation rate and cavity length on the double-state lasing performance of QD lasers is investigated on the basis of a rate equation model. Calculated results show that, for a certain cavity length, the ground state (GS) lasing threshold current increases almost linearly with the inter-level relaxation lifetime. However, as the relaxation rate becomes slower, the ratio of excited state (ES) lasing threshold current over the GS one decreases, showing an evident exponential behavior. A relatively feasible method to estimate the inter-level relaxation lifetime, which is difficult to measure directly, is provided. In addition, fast inter-level relaxation is favorable for the GS single-mode lasing, and leads to lower wetting layer (WL) carrier occupation probability and higher QD GS capture efficiency and external differential quantum efficiency. Besides, the double-state lasing effect strongly depends on the cavity length.  相似文献

The carrier induced refractive index change and linewidth enhancement factor α due to ground-state (GS) and excited-state (ES) transitions have been compared by measuring the optical gain spectra from an InAs/GaAs quantum dot (QD) laser structure. It is shown that the ES transition exhibits a reduced α-factor compared to the value due to the GS transition. This result can be explained by the α-factor due to the ES transition having a smaller increase from the non-resonant carriers in the combined state of the wetting layer and InGaAs strain reducing layer than the α-factor increase due to the GS transition, since the relaxation time for carriers from the combined state of the wetting layer and InGaAs strain reducing layer to the ES is shorter than to the GS. The result reported here shows another advantage of using ES QD lasers for optical communication, in addition to their higher modulation speed.  相似文献

We investigate the interaction between a single mode light field and an elongated cigar shaped Bose-Einstein condensate (BEC), subject to a temporal modulation of the trap frequency in the tight confinement direction. Under appropriate conditions, the longitudinal sound like waves (Faraday waves) in the direction of weak confinement acts as a dynamic diffraction grating for the incident light field analogous to the acousto-optic effect in classical optics. The change in the refractive index due to the periodic modulation of the BEC density is responsible for the acousto-optic effect. The dynamics is characterised by Bragg scattering of light from the matter wave Faraday grating and simultaneous Bragg scattering of the condensate atoms from the optical grating formed due to the interference between the incident light and the diffracted light fields. Varying the intensity of the incident laser beam we observe the transition from the acousto-optic effect regime to the atomic Bragg scattering regime, where Rabi oscillations between two momentum levels of the atoms are observed. We show that the acousto-optic effect is reduced as the atomic interaction is increased.  相似文献

In this paper, the pulsed injection method is extended to measure the chip temperature of various packaged laser modules, such as the DFB laser modules, the FP laser modules, and the EML laser modules. An optimal injection condition is obtained by investigating the dependence of the lasing wavelength on the width and period of the injection pulse in a relatively wide temperature range. The small-signal frequency responses and large-signal performances of packaged laser modules at different chip temperature are measured. The adiabatic small-signal modulation characteristics of packaged LD are first extracted. In the large-signal measurement, the effects of chip temperature, bias current and driving signal on the performances of the laser modules are discussed. It has been found that the large-signal performances of the EML modules depend on the different red-shift speeds of the DFB and EAM sections as chip temperature varying, and the optimal characteristics may be achieved at higher temperature.  相似文献

利用光脉冲在光纤中传播时所遵守的相干非线性薛定谔耦合方程,研究了单一频率的线偏振光,且偏振方向沿两个双折射轴的分量强度相等时,在反常色散区和正常色散区所产生的调制不稳定性.结果表明在反常色散区和正常色散区,对应不同的功率区域输入脉冲有不同的增益谱,并且当输入脉冲功率一定时,双折射性质变化导致增益谱表现出明显的不同.  相似文献

针对目前高速率信息传输的迫切需求,设计并实验了两路数字信号密集波分复用(DWDM)的大气激光通信结构。两路激光波长分别为1 539.76 nm和1 540.55 nm,采用强度调制,光信号经复用和放大后,由光学天线发射,经1 km大气信道传输,在接收端对光谱、波形和眼图进行了测量。实验结果显示,在弱湍流情况下,实现了两路光信号的解复用,并得到了较为清晰的波形图和眼图。两路数字信号的传输速率为20 Gbit/s时,Q因子仍达到5以上。  相似文献

An intermediate regime of light diffraction by ultrasound propagating along the [001] and [110] axes of a gyrotropic cubic bismuth germanate crystal is investigated. The possibility of polarization-independent light modulation in the intermediate regime of diffraction close to the Bragg regime is shown. 利用激光脉冲在光纤中传播时所遵守的相干非线性薛定谔耦合方程,研究了保偏光纤中两相近频率的线偏振光,其偏振方向相互正交且平行于光纤的双折射轴,且偏振方向沿两个双折射轴的分量强度相等时,在同为反常色散区和正常色散区所产生的调制不稳定性.结果表明在反常色散区和正常色散区都能产生调制不稳定性;在正常色散区存在不同的调制不稳定性功率区域,对应不同的功率区域,导致增益谱表现出明显的不同,并且当输入功率一定时,波长差(或频率差)的变化导致增益谱的变化. 关键词: 相近频率传输区域 双折射 保偏光纤 调制不稳定性  相似文献

Effects of angular splitting of the Bragg diffraction order arising in light acoustooptical diffraction by a frequency-modulated acoustic wave are considered. These effects occur when the size of the light spot in the acoustooptical interaction zone exceeds the characteristic spatial period of the modulating function. The Bragg diffraction order is found to be split into several beams. The directions of the additional beams, their number, and intensities are determined by the modulation parameters. In particular, there occurs a situation where the diffracted field consists of three beams of equal intensity spaced at a distance approximately equal to the diffraction divergence of the incident beam and the diffraction total efficiency is of the order of 100%. Therein lies the difference between this diffraction regime and the case where several independent acoustic waves are generated in the interaction domain and the diffraction total efficiency is limited to the intermodulation arisen. The effect is used in design of modulators for systems of image plotting with the help of high-power lasers.  相似文献

We present results of modeling and simulation of the harmonic and intermodulation distortions as well as the intensity noise of high-speed semiconductor lasers under two-tone modulation. Multiple quantum-well lasers are considered, which are characterized by large differential gain and a modulation bandwidth of about 25GHz. The study is based on the rate equation model of semiconductor lasers excited by injection current with two sinusoidal tones separated by a radio frequency. The modulated laser signal is modeled in both the time and frequency domains. The time domain characteristics include the fluctuating waveform, while the frequency domain characteristics include the frequency spectrum of the relative intensity noise (RIN), carrier-to-noise ratio, modulation response, harmonic distortion, and the second- and third-order intermodulation distortions (IMD2 and IMD3). The analysis is performed for three frequencies of 5, 15, and 24 GHz, which are, respectively, lower, comparable, and higher than the laser relaxation frequency. The range of the modulation depth covers the regimes of small and large-signal modulation. We show that both RIN and IMD3 of two-modulated laser are minimum when the modulation frequency is 5GHz, and maximum when the modulation frequency is 24 GHz. The second-order harmonic distortion, IMD2, and IMD3 values are larger in the vicinity of relaxation oscillations and increase with the modulation index, especially under large-signal modulation.  相似文献

Tm:YVO4和Tb,Tm:YVO4晶体中激活离子之间或激活离子与敏化离子间的交叉弛豫、与无辐射跃迁及激光上能级的辐射跃迁的几率是相近的,对这种双掺离子晶体的激光阈值理论估算式中必须同时考虑离子间交叉弛豫。从激活离子能级跃迁速率方程和激光、抽运光传输方程推导出端面抽运的包含交叉弛豫几率等光学参量的激光阈值的理论估算式。用这些方程讨论了Tm:YVO4和Tb,Tm:YVO4的1.5μm和1.9μm波长的激光性能,并论述了Tb3 离子的作用。结果表明。Tb3 离子的的掺入,增加1.5μm波段激光的强度,降低阈值能量,但对1.9μm波长激光有负面作用。  相似文献

The transition from a photonic band-edge laser to a random laser in two-dimensional active photonic crystals is described. The lasing modes in the active photonic crystals shift from the edge of the photonic bandgap to the bulk of the gap when a certain amount of position and size disorder is introduced. The shift of lasing modes is determined with various gain profiles. The results show that the modulation of lasing modes is significant when the lasing transition wavelength overlaps the photonic bandgap.  相似文献

We propose a theory that makes it possible to examine both laser and micromaser two-photon light generation. The theory is based on the Lamb-Scully model, in which two-level atoms have initial coherence. Such an initial state allows for light generation involving atoms without inversion or even atoms with negative population inversion in the transition. We analyze the conditions needed for the emergence of squeezed states of the light field. We also show that the photon statistics in lasing is always classical but that there appears a state of the field squeezed in the phase with maximum photodetection shot-noise suppression. For a micromaser we find a regime where sub-Poisson light with a shot-noise suppression level of 60% is realized in an inversionless transition. This paper reports the plasmonic lasing of a split ring filled with gain material in water. The lasing mode(1500 nm)is far from the pump mode(980 nm), which can depress the detection noise from the pump light. The laser intensities of the two modes simultaneously increase by more than 10~3 in amplitude, which can intensify the absorption efficiency of the pumping light and enhance the plasmonic lasing. The plasmonic lasing is a sensitive sensor. When a single protein nanoparticle(n = 1.5, r = 1.25 nm) is trapped in the gap of the split ring, the lasing spectrum moves by 0.031 nm, which is much larger than the detection limit of 10~(-5) nm. Moreover, the lasing intensity is also very sensitive to the trapped nanoparticle. It reduces to less than 1/600 when a protein nanoparticle(n = 1.5, r = 1.25 nm) is trapped in the gap.  相似文献

The single and coupled photonic crystal nanocavity lasers are fabricated in the InGaAsP material system and their static and dynamic features are compared. The coupled-cavity lasers show a larger lasing efficiency and generate an output power higher than the single-cavity lasers, results that are consistent with the theoretical results obtained by rate equations. In dynamic regime, the single-cavity lasers produce pulses as short as 113 ps,while the coupled-cavity lasers show a significantly longer lasing duration. These results indicate that the photonic crystal laser is a promising candidate for the light source in high-speed photonic integrated circuit.  相似文献

It is shown that lasing action at subwavelength scales can be achieved in realistic plasmonic systems supporting long‐range surface plasmons (LRSPPs). To this end, a general numerical framework has been developed that is able to accurately account for the full spatio‐temporal lasing dynamics and the vastly different length‐ and time‐scales featured by this class of systems. Starting from a loss compensation regime for propagating LRSPPs, it is shown how the introduction of an optical feedback mechanism induces the formation of a self‐sustained laser oscillation at moderate pump intensities. The simplicity of the proposed subwavelength scale laser offers significant potential as a novel class of planar light sources in complex plasmonic circuits.  相似文献

Pulsing random lasing property has been investigated in both one- and two-dimensional random medium by numerically solving Maxwell’s equations and rate equations in which the pumping rate is described by a time function with duration of 10s or 100s of femtoseconds. The peak intensity, width and delay time of a random lasing pulse are traced with the variation of the peak intensity, duration, shape and numbers of a pumping pulse. Results show that the behavior of random lasing depends strongly on the pumping process, some of which are in agreement with previously reported experiments pumped by femtosecond-lasing pulses. The present work enriches the knowledge about random lasers, especially in temporal regime, and could offer more guidance for relevant experiments.  相似文献

A 52 m/9 Gb/s four-level pulse amplitude modulation(PAM4) plastic optical fiber(POF)-underwater wireless laser transmission(UWLT) convergence with a laser beam reducer is proposed. A 52 m/9 Gb/s PAM4 POFUWLT convergence is practically demonstrated with the application of a laser beam reducer to reduce the collimated beam diameter. A 50 m graded-index(GI)-POF is employed as an underwater extender to efficiently enhance the coverage of UWLT. The performances of PAM4 POF-UWLT convergence in view of bit error rate(BER) and eye diagrams improve with the decrease of the collimated beam diameter because of the small amount of light absorbed by clear ocean water. Competent BER and eye diagrams(three independent eye diagrams) are achieved over a 50 m GI-POF transmission with a 2 m clear ocean water link.  相似文献
