In this study, both the intersubband optical absorption coefficients and the refractive index changes as dependent on the magnetic field are calculated in square and graded quantum wells. Our results show that the position and the magnitude of the linear and total absorption coefficients and refractive index changes depend on the magnetic field strength and the shape of potential. The incident optical intensity has a great effect on the total absorption and refractive index changes.  相似文献

The subband structure and optical properties of a cylindrical quantum well wire under intense non-resonant laser field are investigated by taking into account the correct dressing effect for the confinement potential. The energy levels and wave functions are calculated within the effective mass- approximation using a finite element method. It is found that the absorption coefficient and the saturation intensity are strongly affected by the laser amplitude and frequency as well as by the incident light polarization. As a key result, a large anisotropy in the linear and nonlinear optical absorptions for very intense laser field is predicted. These effects can be useful for the design of polarization sensitive devices.  相似文献

The laser field dependence of the linear and nonlinear intersubband optical absorption in a graded quantum well (GQW) under an applied electric field is investigated in the effective mass approximation. In our calculations, the position and the magnitude of the linear and total absorption coefficients depend on the laser parameter and electric field strength. The resonant peak of total absorption coefficient can be bleached at sufficiently high incident optical intensities. Such a dependence of the exciting optical intensity on the external field strengths in GQWs can be very useful for several potential device applications.  相似文献

The intersubband absorption of the four-energy-level system in strained AlGaN/GaN double quantum wells is calculated by considering the polarization effect and the strain modification on material parameters (e.g., the conduction band offset, the electron effective mass and the static dielectric constant). It is found that the electron wavefunctions mainly locate at the left well and penetrate into the left barrier. The absorption spectrum exhibits multiple peaks contributed by different transitions. The position and height of absorption peaks are not very sensitive to the structural parameters (i.e., composition and thickness) of the central barrier because of the strong built-in electric field. However, the coupling between two wells can be enhanced by strain modulation.  相似文献

The oscillator strength and the linear and third order nonlinear refractive index changes of a cylindrical quantum well wire under intense non-resonant laser field have been investigated within the effective mass-approximation by using a finite element method. The optical properties of the asymmetric double semi-parabolic quantum wells (DSPQWs) are investigated numerically for typical GaAs/AlxGa1−xAs. Optical properties are obtained using the compact density matrix approach. In this work, effects of the structure parameters such as the barrier width and the well widths on the optical properties of the asymmetric DSPQWs are investigated. The results show that the linear and nonlinear optical properties of asymmetric DSPQW are non-monotonic functions of these structure parameters. The behavior of the refractive index changes of asymmetric DSPQW with the variation of the barrier width is different substantially with that of symmetric DSPQW. Results reveal that the resonant peak values of the total absorption coefficient of asymmetric DSPQW is usually greater than that of symmetric DSPQW. Our calculations also show that the total absorption coefficient of asymmetric DSPQW is larger than that of asymmetric double square quantum well.  相似文献

In this study, the changes in the optical absorption coefficients and the refractive index in a V-shaped quantum well have investigated theoretically. Within the effective mass approximation, the electronic structure of the V-shaped quantum well is calculated by numerical methods from the Schrödinger equation. Optical properties are obtained using the compact density-matrix approach. In the present work, the linear, third-order nonlinear and total absorption and refractive index changes investigated as a function of the quantum well width, the incident optical intensity, strengths of the magnetic and electric fields. Our results show that the magnetic and electric fields strengths, the quantum well width and incident optical intensity have a great effect on the optical characteristics of these structures.  相似文献

In the effective mass approximation, we calculated the binding energy and wave function for the 1s-, 1p-, 1d- and 1f-states of a spherical quantum dot (QD) with parabolic potential by using a combination of quantum genetic algorithm (QGA) and Hartree-Fock-Roothaan (HFR) method. In addition, we also investigated the linear and the third-order nonlinear optical absorption coefficients as a function of the incident photon energy for the 1s-1p, 1p-1d and 1d-1f transitions. Our results are shown that the existence of impurity has great influence on optical absorption coefficients. Moreover, the optical absorption coefficients are strongly affected by the incident optical intensity, relaxation time, parabolic potential and dot radius.  相似文献

In this work the effects of intense laser on the electron-related nonlinear optical absorption and nonlinear optical rectification in GaAs-Ga1−xAlxAs quantum wells are studied under, applied electric and magnetic field. The electric field is applied along the growth direction of the quantum well whereas the magnetic field has been considered to be in-plane. The calculations were performed within the density matrix formalism with the use of the effective mass and parabolic band approximations. The intense laser effects are included through the Floquet method, by modifying the confining potential associated to the heterostructure. Results are presented for the nonlinear optical absorption, the nonlinear optical rectification and the resonant peak of these two optical processes. Several configurations of the dimensions of the quantum well, the applied electric and magnetic fields, and the incident intense laser radiation have been considered. The outcome of the calculation suggests that the nonlinear optical absorption and optical rectification are non-monotonic functions of the dimensions of the heterostructure and of the external perturbations considered in this work.  相似文献

The linear and third-order nonlinear optical absorptions in semiparabolic quantum wells are studied in detail. Analytic formulas for the linear and third-order nonlinear optical absorption coefficients are obtained using the compact density matrix approach. Based on this model, numerical results are presented for typical GaAs/AlGaAs semiparabolic quantum wells. The results show that the factors of the incident optical intensity and the semiparabolic confinement frequency have great influences on the total optical absorption coefficients.  相似文献

In this study, the effects of hydrostatic pressure on the linear and nonlinear intersubband transitions and the refractive index changes in the conduction band of different quantum well shapes are theoretically calculated within framework of the effective mass approximation. Results obtained show that intersubband properties and the energy levels in different QWs can be modified and controlled by the hydrostatic pressure. The modulation of the absorption coefficients and the refractive index changes which can be suitable for good performance optical modulators and various infrared optical device applications can be easily obtained by tuning the hydrostatic pressure strength.  相似文献

An approach for solving the excitonic absorption in a semiconductor quantum well driven by an intense terahertz field is presented.The formalism relies on the stationary single-photon Schro¨dinger equation in the full quantum mechanical framework.The optical absorption dynamics in both weak and strong couplings are discussed and compared.The excitonic absorption spectra show the Autler-Townes doublets for the resonance terahertz field,a replica peak for the non-resonance terahertz field,and the electromagnetically induced transparency phenomenon for modulating the decay rate of the second electron state in the weak coupling.In particular,the electromagnetically induced transparency phenomenon window range is discussed.In the strong coupling region,the multi-order energy level resonance splitting due to the strong optical field is found.There are three(non-resonance terahertz field) or four(resonance terahertz field) peaks in the optical absorption spectra.This work provides a simple and convenient approach to deal with the optical absorption in the exciton system.  相似文献

In this work, the effects of the electric field on the optical properties of the symmetric and asymmetric double semi-parabolic quantum wells (DSPQWs) are investigated numerically for typical GaAs/AlxGa1−xAs. Optical properties are obtained using the compact density matrix approach. Our calculations for the asymmetric DSPQW show that the resonant peak values of the total refractive index change and total optical absorption coefficient are maximum for a certain value of the applied electric field, due to the anti-crossing effect. However, for the symmetric DSPQW, the resonant peak values of these optical properties decrease monotonically with increasing the applied electric field. Also, our results indicate that a larger value of the optical rectification coefficient of the symmetric DSPQW can be induced by applying a small electric field.  相似文献

Based on the microscopic nonlocal optical response theory, the intersubband optical absorption properties in AlGa As/Ga As couple quantum wells(CQWs) are investigated for p-polarized states. The numerical results show that spatial nonlocality of optical responses can induce a radiation shift on optical absorption spectra due to nonlocal effects. The dependence of the radiation shift on the CQW structure and the applied electric field is clarified. It is also demonstrated that the maximal radiation shift and the least optical absorbance can be obtained by adopting an appropriate CQW structure and a suitable applied electric field. This work may provide some methods of designing the nanomaterials with controllable nonlocality and observing the spatial nonlocal effects in experiment.  相似文献

Energy eigenvalues and eigenfunctions of an electron confined in finite potential double quantum wells are calculated by numerical methods from Schrödinger equation. Optical properties are obtained using the compact density matrix approach. In this work, the effects of the barrier width, the well width and the incident optical intensity on the optical properties of the symmetric double semi-parabolic quantum wells are investigated. Optical absorption in GaAs parabolic quantum well in the presence of hydrogenic impurity is considered. The absorption coefficient associated with the transitions between the upper valence subband and donor ground state is calculated. The impurity ground state wave function and energy are obtained using the variational method. Dependence of the absorption spectra on impurity position in quantum well was investigated. It is shown, that along with quantum well width decrease the absorption threshold shifts to higher frequencies. Results obtained within frames of parabolic approximation are compared with results for rectangular infinite-barrier quantum well case. The acceptor state → conduction band transitions considered as well.  相似文献

It is suggested that intersubband transition absorption coefficient in polarized inverse V-shaped quantum wells can be modulated through a non-resonant high-frequency laser field. This tuning mechanism is based on the variation of the quasi-bound states and corresponding wave functions of the quantum well with increasing intensity of the laser field. A transition between the strong absorption and induced laser transparency regimes is observed in one of the studied structures. The dependence of the saturation intensity on the laser parameter and the electric field strength is also investigated.  相似文献

In this paper, we first obtain an analytic relation for studying the position-dependent effective mass in a GaAs/AlxGa1−xAs cubic quantum dot. Then, the effect of position-dependent effective mass on the intersubband optical absorption coefficient and the refractive index change in the quantum dot are studied. Our numerical calculations are performed using both a constant effective mass and the position-dependent effective mass. We calculate the linear, nonlinear and total intersubband absorption coefficient and refractive index change as a function of the incident optical intensity and structural parameters such as dot length. The results obtained from the present work show that spatially varying electron effective mass plays an important role in the intersubband optical absorption coefficient and refractive index change in a cubic quantum dot.  相似文献

The binding energy and wavefunctions of the 1s, 1p, 1d and 1f energy states of a spherical quantum dot (QD) with parabolic potential were calculated by using a method which is a combination of the quantum genetic algorithm (QGA) and the Hartree–Fock–Roothaan (HFR) approach. In addition, the linear and the third-order nonlinear optical absorption coefficients based on optical transitions in QDs with and without impurity were calculated. The results show that the parabolic potential has a great effect not only on the binding energies and but also on the optical absorption coefficients. Moreover, the calculated results also reveal that the linear and nonlinear optical absorption coefficients are strongly affected by the existence of impurity and the incident optical intensity.  相似文献
