采用反应射频磁控溅射方法,在Si(001)基片上制备了具有高c轴择优取向的ZnO/MgO多量子阱.利用X射线反射、X射线衍射、电子探针,光致荧光光谱等表征技术,研究了ZnO/MgO多量子阱的结构、成份和光致荧光特性.研究结果表明,多量子阱的调制周期在1.85—22.3 nm之间,所制备的多量子阱具有量子限域效应,导致了室温光致荧光峰的蓝移,并观测到了量子隧穿效应引起的荧光效率下降.建立了基于多声子辅助激子复合跃迁理论的室温光致荧光光谱优化拟合方法,通过室温光致荧光光谱拟合发现,ZnO/MgO比ZnO/ZnMgO多量子阱具有更大的峰位蓝移,探讨了导致光致荧光光谱展宽的可能因素. 关键词: ZnO/MgO 多量子阱 磁控溅射 光致荧光 量子限域效应  相似文献

采用金属有机化学气相沉积(MOCVD)技术以蓝宝石为衬底在n型GaN单晶层上生长了InGaN/GaN多量子阱结构外延薄膜,利用高分辨X射线衍射(HRXRD),卢瑟福背散射/沟道(RBS/channeling),以及光致发光(PL)技术对InGaN/GaN多量子阱结构薄膜分别进行了平均晶格常数计算、In原子替位率计算和In组分的定量分析.研究表明:InGaN/GaN多量子阱的水平和垂直方向平均晶格常数分别为aepi=0.3195nm,cepi=0.5198nm,In原子的替位率为99.3%,利用HRXRD和RBS/channeling两种分析技术计算In的组分分别是0.023和0.026,并与样品生长时设定的预期目标相符合,验证了两种实验方法的准确性;而用室温条件下的光致发光谱(PL)来计算InGaN/GaN多量子阱中In的组分是与HRXRD和RBS/channeling的实验结果相差很大,说明用PL测试In组分的方法是不适宜的. 关键词: InGaN/GaN多量子阱 高分辨X射线衍射 卢瑟福背散射/沟道 光致发光  相似文献

采用金属蒸气真空弧离子源(MEVVA)制备了掺Nd^3 硅基薄膜材料。用扫描电镜和X射线衍射观测了表面形貌及物相结构随注入条件、退火温度的变化,样品经1000℃退火处理形成NdSi相钕硅化合物。测试了样品的光致荧光谱,在254nm(-5.0eV)光激发下获得了紫蓝光区(410-430nm)和红光区(746nm)蒌光发射,随着退火温度的升高,荧光强度增大。746nm红光光谱显示了Nd^3 特征光发射跃迁(^4F7/2,^4S3/2→^4I9/2),讨论了注入层结构与荧光发射的相关性。  相似文献

对一系列δ掺杂浅受主铍(Be)原子的GaAs/AlAs多量子阱和均匀掺杂Be受主的GaAs体材料中Be原子的能级间跃迁进行了光致发光(PL)研究.实验中所用的样品是通过分子束外延技术生长的均匀掺杂Be受主的GaAs外延单层样品和一系列GaAs/AlAs多量子阱样品,并在每量子阱中央进行了Be原子的δ掺杂,量子阱宽度为30 到200 ?.在4.2 K温度下测量了上述系列样品的光致发光谱,清楚地观察到了束缚激子的受主从基态1s3/2Γ6)到第一激发态 关键词: 量子限制受主 光致发光 多量子阱 δ掺杂  相似文献

通过二元系和三元系结构参数计算四元系量子阱结构的晶格常数、禁带宽度等,设计了InGaAsSb/AlGaAsSb结构的MBE生长参数及工艺,利用X射线双晶衍射和PL谱研究了InGaAsSb/AlGaAsSb多量子阱结构特性和光学特性。X射线双晶衍射谱中出现了8条卫星峰,表明制备的InGaAsSb/AlGaAsSb多量子阱结构具有良好的结晶质量。利用光致发光光谱方法对制备的样品的光学性质进行了表征,结果表明,不同组份的InGaAsSb/AlGaAsSb多量子阱的发光峰波长随组份的变化在1.6~2.28 μm范围内可调,样品PL谱的半峰宽最窄可达22 meV。  相似文献

非对称双量子阱中载流子动力学过程的温度依赖性研究,对于实现室温下高效的量子阱光电器件有着非常重要的意义。随着温度的升高,量子阱中的载流子被热激发到势垒层中后,部分载流子会被量子阱再俘获,即在不同的量子阱之间发生了载流子的耦合。利用耦合多量子阱载流子动力学模型,模拟了非对称双量子阱中载流子耦合的温度依赖性。研究表明,在不同温度下,各量子阱的光致荧光强度比强烈地依赖于量子阱的激活能差。光致荧光强度比的最大值与激活能差成指数关系,而其所对应的温度与激活能差成线性关系。  相似文献

针对常见的GaSb衬底的InGaAsSb/AlGaAsSb多量子阱结构进行了设计和外延生长。样品通过X-射线测试,有多级衍射卫星峰出现,表明量子阱结构的均匀性和界面质量较好,引入AlSb缓冲层可以降低衬底与外延层之间的界面自由能,使AlSb起到了一个滤板的作用,抑制了位错的扩散。光荧光谱测试表明,室温下量子阱结构中心发光波长在2.3μm附近。  相似文献

A new approach to fabricating high-quality AlInGaN film as a lattice-matched barrier layer in multiple quantum wells(MQWs) is presented. The high-quality AlInGaN film is realized by growing the AlGaN/InGaN short period superlattices through metalorganic chemical vapor deposition, and then being used as a barrier in the MQWs. The crystalline quality of the MQWs with the lattice-matched AlInGaN barrier and that of the conventional InGaN/GaN MQWs are characterized by x-ray diffraction and scanning electron microscopy. The photoluminescence(PL) properties of the InGaN/AlInGa N MQWs are investigated by varying the excitation power density and temperature through comparing with those of the InGaN/GaN MQWs. The integral PL intensity of InGaN/AlInGaN MQWs is over 3 times higher than that of InGaN/GaN MQWs at room temperature under the highest excitation power. Temperature-dependent PL further demonstrates that the internal quantum efficiency of InGaN/AlInGaN MQWs(76.1%) is much higher than that of InGaN/GaN MQWs(21%).The improved luminescence performance of InGaN/AlInGaN MQWs can be attributed to the distinct reduction of the barrier-well lattice mismatch and the strain-induced non-radiative recombination centers.  相似文献

Ag纳米粒子的形貌对InGaN/Ga N多量子阱(MQWs)的光致发光(PL)效率有着显著影响。本文采用离子束沉积(IBD)技术将Ag沉积在InGaN/Ga N MQWs上,然后通过快速热退火处理制备Ag纳米粒子。通过改变Ag的沉积时间获得了具有不同Ag纳米粒子形貌的样品。用原子力显微镜对各样品的Ag纳米粒子形貌和尺寸进行了表征,并且测试了吸收谱、室温和变温PL谱及时间分辨光致发光(TRPL)谱。结果表明:随着Ag沉积时间的延长,所得Ag纳米粒子粒径增大,粒子纵横比先增大后减小且吸收谱峰红移。由于不同形貌的Ag纳米粒子在入射光作用下产生的局域表面等离激元(LSPs)与MQWs中激子耦合强度不同,光发射能力也不同,与没有Ag纳米粒子的样品相比,沉积时间为15 s的样品室温PL积分强度被抑制6.74倍,沉积时间为25 s和35 s的样品室温PL积分强度分别增强1.55和1.72倍且峰位发生红移,沉积时间为45 s的样品室温PL积分强度基本没有变化。TRPL与变温PL的测试结果证明,室温PL积分强度的改变是由于LSPs与MQWs中的激子耦合作用引起的。纵横比大且吸收谱与MQWs的PL谱交叠大的Ag纳米粒子能够更好地增强InGaN/Ga N MQWs的发光。  相似文献

采用高温熔融-热处理法,以ZnSe作为PbSe量子点的硒源,成功制备了较高浓度的PbSe量子点硅酸盐玻璃。透射电子显微镜(TEM)测试表明,量子点在玻璃基质中的体积比高达2%~4%,高于采用Se作为硒源时的掺杂体积比。X射线衍射(XRD)测试表明,PbSe量子点呈立方晶体结构。光致发光(PL)光谱测试表明,量子点有强烈的荧光发射,发光波长半峰全宽(FWHM)覆盖1400~2600nm,其PL峰值强度和FWHM均大于以Se为硒源时的情形。以ZnSe代替Se作为PbSe量子点的硒源,可有效避免Se组分的高温挥发,同时,残余Zn形成的ZnO有利于玻璃中PbSe量子点的析晶,从而提高了PbSe量子点在玻璃中的含量。该PbSe量子点玻璃,可用来进一步制备成超带宽、高增益的红外光纤放大器。  相似文献

The exciton-phonon interaction in Al_(0.4)Ga_(0.6)N/Al_(0.53)Ga_(0.47)N multiple quantum wells(MQWs) is studied by deepultraviolet time-integrated and time-resolved photoluminescence(PL).Up to four longitudinal-optical(LO) phonon replicas of exciton recombination are observed,indicating the strong coupling of excitons with LO phonons in the MQWs.Moreover,the exciton-phonon coupling strength in the MQWs is quantified by the Huang-Rhys factor,and it keeps almost constant in a temperature range from 10 K to 120 K.This result can be explained in terms of effects of fluctuations in the well thickness in the MQWs and the temperature on the exciton-phonon interaction.  相似文献

Room temperature 1.3 μm emitting InAs quantum dots (QDs) covered by an In0.4Ga0.6As/GaAs strain reducing layer (SRL) have been fabricated by solid source molecular beam epitaxy (SSMBE) using the Stranski–Krastanov growth mode. The sample used has been investigated by temperature and excitation power dependent photoluminescence (PL), photoluminescence excitation (PLE), and time resolved photoluminescence (TRPL) experiments. Three emission peaks are apparent in the low temperature PL spectrum. We have found, through PLE measurement, a single quantum dot ground state and the corresponding first excited state with relatively large energy spacing. This attribute has been confirmed by TRPL measurements which allow comparison of the dynamics of the ground state with that of the excited states. Optical transitions related to the InGaAs quantum well have been also identified. Over the whole temperature range, the PL intensity is found to exhibit an anomalous increase with increasing temperatures up to 100 K and then followed by a drop by three orders of magnitude. Carrier’s activation energy out of the quantum dots is found to be close to the energy difference between each two subsequent transition energies. PACS 68.65.Ac; 68.65.Hb; 78.67.Hc  相似文献

Radiative and nonradiative processes in deep ultraviolet (DUV) AlGaN/AlGaN multiple quantum wells (MQWs) grown by LP‐MOCVD have been studied by means of deep ultraviolet time‐integrated photoluminescence (PL) and time‐resolved photoluminescence (TRPL) spectroscopy. As the temperature is increased, the peak energy of DUV‐AlGaN/AlGaN MQWs PL emission (Ep) exhibits a similarly anti‐S‐shaped behavior (blueshift – accelerated redshift – decelerated redshift): Ep increases in the temperature range of 5.9–20 K and decreases for 20–300 K, involving an accelerated redshift for 20–150 K and an opposite decelerated redshift for 150–300 K with temperature increase. Especially at high temperature as 300 K, the slope of the Ep redshift tends towards zero. 利用MOCVD方法在蓝宝石衬底上生长了InxGa1-xN/InyGa1-yN多量子阱结构外延层,并用变温光致发光(PL)光谱、选择激发光谱以及激发(PLE)光谱等手段研究了该结构的量子效率、多峰效应的起源以及峰位随温度变化等信息。变温PL光谱的结果表明:在温度从30 K变化到300 K时,其峰值强度只下降了1.36倍且发光波长发生了蓝移。通过选择激发光谱证明了其发光峰位的独立性。PLE结果表明了GaN和势垒层的Stokes位移很小,但是InxGa1-xN阱层的Stokes位移变化很大。同时,提出了一种可同时获得多个吸收边的数据处理方法。  相似文献

InGaN/GaN multiple quantum wells (MQWs) are grown on planar and maskless periodically grooved sapphires by metal organic vapour phase epitaxy (MOCVD). High-resolution x-ray rocking curves and transmission electron microscopy (TEM) are adopted to characterize the film quality. Compared with the MQWs grown on planar sapphire, the sample grown on grooved sapphire shows better crystalline quality: a remarkable reduction of dislocation densities is achieved. Meanwhile, the MQWs grown on grooved sapphire show two times larger PL intensity at room temperature. Temperature-dependent PL measurements are adopted to investigate the luminescence properties. The luminescence thermal quenching based on a fit to the Arrhenius plot of the normalized integrated PL intensity over the measured temperature range suggests that the nonradiative recombination centres (NRCs) are greatly reduced for the sample grown on grooved sapphire. We assume that the reduction of dislocations which act as NRCs is the main reason for the sample grown on pattern sapphire having higher PL intensity.  相似文献
