We report the observation of commensurability oscillations in an AlAs two-dimensional electron system where two conduction-band valleys with elliptical in-plane Fermi contours are occupied. The Fourier power spectrum of the oscillations shows two frequency components consistent with those expected for the Fermi contours of the two valleys. From an analysis of the spectra we deduce m(l)/m(t)=5.2+/-0.5 for the ratio of the longitudinal and transverse electron effective masses, a fundamental parameter that cannot be directly measured from other transport experiments.  相似文献

We have studied theoretically the electron-phonon scattering rates in GaAs/AlAs quantum wells which have additional thin AlAs layers in them using the dielectric continuum approach for the phonons. The confined and interface phonon modes and the intersubband electron phonon scattering rates of these structures have been calculated. The system with an additional AlAs layer is found to have intersubband electron scattering rates which are increased modestly as compared to those for the corresponding quantum well. These results show that scattering rates in general are expected to depend only weakly on the effects of system structure on the optical phonon spectra.  相似文献

We present a magnetoreflectivity study of three GaAs/AlAs multiple quantum wells with widths 75, 100 and 150 Å. At T = 5K, the reflectivity spectra exhibit features associated with the excitons as well as interband Landau transitions. The slopes of these transitions imply that the electrons are confined in the GaAs layers. In addition, experimental values for the exciton binding energies are determined from the zero field intercepts of the Landau transitions.  相似文献

We propose a new method to considerably reduce the overall growth interruption for high-quality GaAs single quantum wells during molecular beam epitaxy. The insertion of ultrathin AlAs smoothing layers at the constituent GaAs/Al x Ga1–x As heterointerfaces and growth interruptions of not more than 15 s yields an improvement of the luminescence linewidth (FWHM) to 0.56 meV for a 13 nm wide GaAs well and to a value as low as 0.195 meV for a 27 nm wide GaAs well. In addition, no Stokes shift between absorption and emission and no line splitting due to monolayer fluctuations in the well width is observed.  相似文献

The evolution of indirect exciton luminescence in AlAs/GaAs coupled quantum wells after excitation by pulsed laser radiation has been studied in strong magnetic fields (B⩽12 T) at low temperatures (T⩾1.3 K), both in the normal regime and under conditions of anomalously fast exciton transport, which is an indication of the onset of exciton superfluidity. The energy relaxation rate of indirect excitons measured in the range of relaxation times between several and several hundreds of nanoseconds is found to be controlled by the properties of the exciton transport, specifically, this parameter increases with the coefficient of excitonic diffusion. This behavior is qualitatively explained in terms of migration of excitons between local minima of the random potential in the plane of the quantum well. Zh. éksp. Teor. We report measurements of the spin susceptibility in dilute two-dimensional electrons confined to a 45 A wide AlAs quantum well. The electrons in this well occupy an out-of-plane conduction-band valley, rendering a system similar to two-dimensional electrons in Si-MOSFETs but with only one valley occupied. We observe an enhancement of the spin susceptibility over the band value that increases as the density is decreased, following closely the prediction of quantum Monte Carlo calculations and continuing at finite values through the metal-insulator transition.  相似文献

Experimental results on low-field and high-field electron transport in rectangular quantum wells are reviewed. The related theory is presented and the experimental results are examined in the light of the theory. It is concluded that although some experimental results are available and the theory of transport has been developed, numerical agreement between theory and experiments has not yet been reached. Precision reflection measurements were performed on GaAs/AlAs superlattices of the same composition but different layer spacings. Nonlinear-least-squares fits to the data were performed to a single layer. Measurements were extracted for the superlattice thickness, thickness of a disturbed interface layer between the superlattice and substrate, the uniformity in composition and/or spacing and the composition. It was demonstrated that these nondestructive measurements in the infrared region (3000 to 12 000 cm–1) in conjunction with a simple single layer model are capable of accurately yielding the above quantities with high precision.  相似文献

We observe a strong dependence of the amplitude and field position of longitudinal resistivity (ρxx) peaks in the spin-resolved integer quantum Hall regime on the spin orientation of the Landau level (LL) in which the Fermi energy resides. The amplitude of a given peak is maximal when the partially filled LL has the same spin as the lowest LL, and amplitude changes as large as an order of magnitude are observed as the sample is tilted in field. In addition, the field position of both the ρxx peaks and plateau–plateau transitions in the Hall resistance shift depending on the spin orientation of the LLs. The spin dependence of the resistivity points to a new explanation for resistivity spikes, associated with first-order quantum Hall ferromagnetic transitions, that occur at the edges of quantum Hall states.  相似文献

Within the framework of effective-mass approximation, we have studied the effects of hydrostatic pressure on the binding energy of a shallow donor impurity in an infinite quantum well by means of a variational method. By taking the influence of optical phonon modes into account, this paper adopts the dielectric continuum phonon model and force balance equation to investigate the electronic mobility parallel to the interfaces for AlAs/GaAs semiconductor quantum wells (QWs) under hydrostatic pressure. The scattering from confined phonon modes, interface phonon modes and half-space phonon modes are analysed and the dominant scattering mechanisms in wide and narrow QWs are presented. The temperature dependence of the electronic mobility is also studied in the temperature range of optical phonon scattering being available. It is shown that the electronic mobility reduces obviously as pressure increases from 0 to 4GPa, the confined longitudinal optical (LO) phonon modes play an important role in wide QWs, whereas the interface optical phonon modes are dominant in narrow QWs, the half-space LO phonon modes hardly influence the electronic mobility expect for very narrow QWs.  相似文献

The high-pressure properties of a new multiferroic of the langasite family Ba3TaFe3Si2O14 were investigated in diamond-anvil cells (DAC) in the temperature range of 4.2–295 K by a new method of synchrotron Mössbauer spectroscopy. Strong enhancement of the Néel temperature T N was observed at pressures above 20 GPa associated with the structural transformation. The highest value of T N is about 130 K which is almost five times larger than the value at ambient pressure (about 27 K). It was suggested that the high value of T N appears due to redistribution of Fe ions over 3f and 2d tetrahedral sites of the langasite structure. In this case, the short Fe-O distances and favorable Fe-O-Fe bond angles create conditions for strong superexchange interactions between iron ions, and effective two-dimensional (2D) magnetic ordering appears in the (ab) plane. The separation of the sample into two magnetic phases with different T N values of about 50 and 130 K was revealed, which can be explained by the strong 2D magnetic ordering in the ab plane and 3D ordering involving inter-plane interaction.  相似文献
