The present paper reports on the results of an investigation of crystallization of multilayer structures with a narrow-gap semiconductor surrounded by two wide-gap ones in the Al-Ga-P-As system on GaAs and GaP substrates. Influence of the lattice parameters' difference on the value of thermal stress in structures with a composition gradient was determined by the bend of structures separated from the substrate. It has been proved that with the P concentration in solid solutions being less than 1% heterojunctions with less tensions than in the Al–Ga–As system are available. A new method of obtaining AlxGa1–xPyAs1–y solid solutions with the concentration of P proportional to that of Al has been worked out on the basis of which multilayer heterolight-emitting structures have been prepared. 相似文献

Two Al-Zn alloys with 40 wt% and 74wt% Zn, respectively, and copper additions between 0 and 10 wt% were investigated by means of X-ray diffraction methods, X-ray small angle scattering, resistivity, and dilatometric investigations during continuous cooling from 673 K applying a cooling rate of 2 K/min. It was found that copper additions lower the driving forces for the onset of the homogeneous nucleation after crossing the range of homogeneity, but accelerate the formation of the η-phase. The reasons for this facts are discussed. 相似文献

A study was made of the buoyancy convection of melt provoked by temperature gradient of an orientation identical to that of the gravity vector. The convection was assessed on the basis of temperature fluctuations in the melt. The critical Rayleigh numbers for periodic and turbulent flow were determined. Both periodic and turbulent flow gives rise to transverse “bands” in the structure of the eutection obtained by directional solidification. The intensity of unstable flow affects the number of eutectic crystallites in the sample. 相似文献

In this work we present a new effect of stabilization of the Ga Al Sb As melt composition when it is in contact with the GaAs substrate. It was found that the As content in the Ga Al Sb As melt did not depend on the initial Sb concentration when the liquid phase was formed by saturating the Ga Al Sb melt from the GaAs substrate. This effect is supposed to be due to the change in phase equilibria conditions caused by large lattice mismatch between the substrate and the solid in equilibrium with the liquid. 相似文献

The structure changes proceeding in AlCu 2.1 at.% Mg(x) alloys with magnesium concentration form 0 to 1.2 at.% at room temperature and 100 °C are followed by small-angle neutron investigation. The results are fitted on different models. The most important result is that with increase of the Mg contents clearly a growth of the thickness opposite to the growth of the growth of the diameter to discern. The results give a good idea of the formation of GPZI(Mg) with the adequate portion of magnesium in the AlCuMg(x)-alloys and their transition to GPZII(Mg) respectively θ″ (Mg). 相似文献

In the process of Al Si alloys solidification in presence of Sb the intermetallic compound AlSb is taking obviously a significant part. An adsorptional incorporation mechanism of AlSb action is proposed. It depends strongly on the antimony concentration in the melt. The modifying effect is influenced also by a possibility of nucleation and growth of the AlSb phase itself. 相似文献

The directionally solidified Al Al3Ni eutectic consists of an Al-matrix and of facetted Al3Ni-rods grown into it nearly parallel to each other and to the direction of heat flow. — The orientations of the interfacial planes observed by electron microscopy were determined relative to both crystal lattices. The atomic arrangement in crystallographic planes of both phases parallel to these observed interfaces has been computed and drawn by a special program. The mating projections of their atomic packing were compared together in order to estimate the lattice misfit, atomic matching and atomic densities of the boundary layers. While the most favoured habit plane (001)Al3Ni is explainable in terms of attaining low interfacial free energy through low misfit, similar atomic arrangements and densities, the higher indexed planes could not be verified by an appropriate concept due to their complex, incoherent nature and similar size. 相似文献

The SrCl2 EuCl2 and SrCl2 EuCl3 systems were investigated over the full composition ranges by the Guinier powder X-ray diffraction technique. In the strontium chlorideeuropium dichloride system the solubility from the both ends of reactants was found when fast cooling of the melt was used. In the strontium chloride-europium trichloride system a solid solution for the composition region up to 20 mol per cent of EuCl3 and two new intermediate chlorides, Sr4EuCl11 and Sr9Eu5Cl33, were observed. The compounds crystallize in orthorhombic symmetry with lattice parameters of 7.220(2), 35.15(1), 6.790(4) and hexagonal 12.854(4) and 24.702(8), respectively. 相似文献

In an AlZnMg alloy metastable and stable phases exhibit different structures, coherency- and orientation relations to the Al-matrix. Their characterization and separation by electronmetallographical methods, especially the interpretation of selected area diffraction patterns are described. The correlation between certain heat-treatment parameters and identified heat-treatment products is established. The difference between the two metastable phases η2 and R2 is underlined. The positron lifetime measurement to investigate phase transformations: martensitic phase (MP) ⇔︁ parent phase (PP) in Cu Zn Al alloy has been used. We have observed the generation of new defects by MP → PP transformation; these defects are liquidated by martensitic transformation.
