In this work, we show that compositionally controlled Cu2(Sn1–xGex)S3 nanocrystals can be successfully synthesized by the hot-injection method through careful tuning the Ge/(Sn+Ge) precursor ratio. The band gaps of the resultant nanocrystals are demonstrated to be linearly tuned from 1.45 to 2.33 eV by adjusting the composition parameter x of the Ge/(Sn+Ge) ratio from 0.0 to 1.0. The crystalline structures of the resultant NCs have been studied by the X-ray diffraction (XRD), high-resolution transmission electron microscopy (HRTEM), select area electron diffraction (SAED), and Raman spectroscopy. A ligand exchange procedure is further performed to replace the native ligands on the surface of the NCs with sulfur ions. The photoresponsive behavior indicates the potential use of as-prepared Cu2(Sn1–xGex)S3 nanocrystals in solar energy conversion systems. The synthesis of compositionally controlled Cu2(Sn1–xGex)S3 nanocrystals reported herein provides a way for probing the effect of Ge inclusion in the Cu-Sn-S system thin films.  相似文献

We present the formation of single-phase Si1−xGex (x=0.2, 0.4, 0.6, and 0.8) alloy nanocrystals dispersed in a SiO2 matrix. The studied samples were prepared by co-sputtering with excess Si1−xGex in SiO2 of approximately 33 at%. Upon heat treatment, crystallization of Si1−xGex alloys was examined by using X-ray diffraction and high-resolution transmission electron microscopy measurements. Single structure of face-centered cubic nanocrystals in a space group Fd-3m was concluded. The average nanocrystal size (from 2 nm to 10 nm) and the lattice constant a of the single-phase Si1−xGex nanocrystals were found to increase with the Ge composition parameter x. Density functional theory-generalized gradient approximation calculation showed the replacement of Ge into the Si sites and vice versa.  相似文献

在Si (001)衬底上, 以高质量的弛豫Ge薄膜作为缓冲层, 先后生长Sn组分x分别为2.5%, 5.2%和7.8%的完全应变的三层Ge1-xSnx合金薄膜. 在Si (001)衬底上直接生长了x分别为0.005, 0.016, 0.044, 0.070和0.155的五个弛豫Ge1-xSnx样品. 通过卢瑟福背散射谱、高分辨X射线衍射和X射线倒易空间图等方法测量了Ge1-xSnx合金的组分 与晶格常数. 实验得到的晶格常数相对Vegard定律具有较大的正偏离, 弯曲系数b=0.211 Å.  相似文献

Ge1-xSnx是一种新型IV族合金材料, 在光子学和微电子学器件研制中具有重要应用前景. 本文使用低温分子束外延(MBE)法, 在Ge(001)衬底上生长高质量的Ge1-xSnx合金, 组分x分别为1.5%, 2.4%, 2.8%, 5.3%和14%, 采用高分辨X射线衍射(HR-XRD)、卢瑟福背散射谱(RBS) 和透射电子显微镜(TEM)等方法表征Ge1-xSnx合金的材料质量. 对于低Sn组分(x≤ 5.3%)的样品, Ge1-xSnx合金的晶体质量非常好, RBS的沟道/随机产额比(χmin)只有5.0%, HR-XRD曲线中Ge1-xSnx衍射峰的半高全宽(FWHM)仅100' 左右. 对于x=14%的样品, Ge1-xSnx合金的晶体质量相对差一些, FWHM=264.6'. 关键词: 锗锡合金 锗 分子束外延  相似文献

本文报道了4.2~300K温度范围的富含Si的Si1-xGex合金的晶格振动红外透射光谱.实验首次观察到Ge杂质诱发的一个新的共振模吸收.结果还表明,直拉法生长的Si1-xGex合金存在严重的氧沾污,且氧的振动峰随温度的降低向高频方向移动.  相似文献

Raman studies of Ge based Ge1-xSix superlattices are presented. Using Raman spectroscopy as a local probe, only the first Ge-Ge1-xSix bilayer underneath the surface is explored. It is shown that the top Ge layer experiences a biaxial elastic stress which we evaluate. The silicon content of the Ge1-xSix layer is deduced from the peak frequency of both Ge-Ge and Ge-Si bond vibrations. The Ge-Ge1-xSix interfacial perfection is also investigated. The Raman data reveal a smearing of this heteroboundary.  相似文献

This work deals with the optoelectronic properties of heterostructures built on type II Si1-xGex/Si strained quantum wells grown on relaxed Si1-yGey/Si (001) pseudo-substrates. To limit the intrinsic problem due to the real-space indirect nature of the interface, we propose and model three heterostructures having three different potential profiles of the valence and conduction bands which consist in various arrangements of Si and Si1-xGex barriers of different Ge contents. The proposed stacks are designed in a pragmatic way for a pseudomorphic growth on relaxed Si1-yGey assuming individual layer thickness being smaller than the known critical thickness and an overall compensation of the strain. Variation of thickness and compositions (x>y) permits to optimize i) the quantum confinement of electrons and heavy-hole levels and ii) the wave function's overlap and the out-of-plane oscillator strength. The optimum parameters satisfy a fundamental emission at a key 1.55 μm wavelength below the absorption edge of each layer constitutive of the stacks. A comparison between the characteristics of the three heterostructures brings out the superior advantages of the W architecture.  相似文献

The electronic structure of silicon carbide with increasing germanium content have been examined using first principles calculations based on density functional theory. The structural stability is analysed between two different phases, namely, cubic zinc blende and hexagonal phases. The zinc blende structure is found to be the stable one for all the Si1-xGexC semiconducting carbides at normal pressure. Effect of substitution of Ge for Si in SiC on electronic and mechanical properties is studied. It is observed that cubic SiC is a semiconductor with the band gap value 1.243?eV. The band gap value of SiC is increased due to the substitution of Ge and the band gap values of Si 0.75 Ge 0.25 C, Si 0.50 Ge 0.50 C, Si 0.25 Ge 0.75 C and GeC are 1.322 eV, 1.413 eV, 1.574 eV and 1.657?eV respectively. As the pressure is increased, it is found that the energy gap gets decreased for Si1-x GexC (X?=?0, 0.25, 0.50, 0.75, 1). The elastic constants satisfy the Born – Huang elastic stability criteria. The bulk modulus, shear modulus, Young’s modulus and Poisson’s ratio are also calculated and compared with the other available results.  相似文献

基于对Poly-Si1-xGex栅功函数的分析,通过求解Poisson方程, 获得了Poly-Si1-xGex栅应变Si N型金属-氧化物-半导体场效应器件 (NMOSFET)垂直电势与电场分布模型.在此基础上,建立了考虑栅耗尽的Poly-Si1-xGex栅应变Si NMOSFET的阈值电压模型和栅耗尽宽度及其归一化模型,并利用该模型,对器件几何结构参数、 物理参数尤其是Ge组分对Poly-Si1-xGex栅耗尽层宽度的影响, 以及栅耗尽层宽度对器件阈值电压的影响进行了模拟分析.结果表明:多晶耗尽随Ge组分和栅掺杂浓度的增加而减弱, 随衬底掺杂浓度的增加而增强;此外,多晶耗尽程度的增强使得器件阈值电压增大. 所得结论能够为应变Si器件的设计提供理论依据.  相似文献

1-x Snx (0.01≤x≤0.04) layers on Si(001) and relaxed Si-Ge substrates. The Si1-xSnx layers were investigated using Rutherford backscattering spectrometry, atomic force microscopy, transmission electron microscopy and preferential-etching experiments. The investigation of surfactant-mediated growth of epitaxial Si1-xSnx was motivated by a possible use of relatively higher growth temperatures without relaxation by surface precipitation. It is demonstrated that higher growth temperatures are attainable when Bi is used as surfactant if the surface-segregated Sn layer is relatively small, equivalent to Si1-xSnx layers of low strain. The increase in growth temperature leads to a significant improvement in the crystalline quality of these Si1-xSnx layers. Received: 4 December 1998/Accepted: 9 December 1998  相似文献

In this paper,the dispersion relationship is derived by using the k·p method with the help of the perturbation theory,and we obtain the analytical expression in connection with the deformation potential.The calculation of the valence band of the biaxial strained Ge/(001)Si1-xGex is then performed.The results show that the first valence band edge moves up as Ge fraction x decreases,while the second valence band edge moves down.The band structures in the strained Ge/(001)Si 0.4 Ge 0.6 exhibit significant changes with x decreasing in the relaxed Ge along the [0,0,k] and the [k,0,0] directions.Furthermore,we employ a pseudo-potential total energy package(CASTEP) approach to calculate the band structure with the Ge fraction ranging from x = 0.6 to 1.Our analytical results of the splitting energy accord with the CASTEP-extracted results.The quantitative results obtained in this work can provide some theoretical references to the understanding of the strained Ge materials and the conduction channel design related to stress and orientation in the strained Ge pMOSFET.  相似文献

Multilayer heterostructures Si/Si1−xSnx grown by molecular beam epitaxy on Si (001) substrates have been studied by Raman and photoluminescence spectroscopy. Raman spectra exhibit peaks corresponding to the vibrations of Si-Sn and Sn-Sn bonds; the vibrations of Sn-Sn bonds imply the presence of tin nanocrystals in heterostructures. Two photoluminescence bands at 0.75 eV (1650 nm) and 0.65 eV (1900 nm) have been observed in heterostructures at low temperatures. The former band can be attributed to optical transitions in quantum wells in the type II heterostructure Si/Si1−xSnx. The latter band can be associated with excitons localized in tin nanocrystals.

The electronic, mechanical and acoustic properties of Li17Si4-xGex (x = 0, 2.3, 3.08, 3.53, and 4) have been investigated by using first-principles calculations based on the density functional theory (DFT). The research shows that the bulk modulus B, Young's modulus E, shear modulus G, and hardness Hv gradually decrease with the increasing Ge content. Li17Si4-xGex have the brittle nature from the analysis of B/G ratio and Cauchy pressure. The maximum Young's moduli are all along [1 1 0] plane, and the sequence of degree of anisotropic property is Li17Ge4 > Li17Si0.48Ge3.52 > Li17Si0.92Ge3.08 > Li17Si1.7Ge2.3 > Li17Si4. The analysis of acoustic velocity shows that all the sound velocities decrease with the increasing Ge content for Li17Si4-xGex (x = 0, 2.3, 3.08, 3.53, and 4), and the longitudinal wave along [111] direction is fastest for the studied compounds. Debye temperature ΘD, vt and vl decrease with the increasing Ge content. The minimum thermal conductivity decreases with the increasing Ge content, and Li17Si4-xGex have low thermal conductivities and are not potential thermal conductors. The analysis of electronic properties indicates that Li17Si4-xGex have the metal nature and anisotropic electrical conductivity. The electric conduction is improved with the increasing Ge content.  相似文献

采用氧化和析出的方法在氧化硅中凝聚生成锗纳米晶体量子点结构. 其形成的锗晶体团簇没有突出的棱角和支晶结构,锗晶体团簇的轮廓较圆混,故可以用球形量子点模型来模拟实际的锗晶体团簇. 对比了在长时间退火氧化条件下和在短时间退火用激光照射氧化条件下所生成的锗纳米晶体结构的PL光谱和对应的锗纳米晶体团簇的尺寸分布. 短时间退火氧化条件下生成的锗纳米晶体较小(3.28—3.96nm),长时间退火用激光照射氧化条件下所生成的锗纳米晶体较大(3.72—4.98nm);其分布结构显示某些尺寸的锗纳米晶体团簇较稳定,适当的氧化条件可以得到尺寸分布范围较窄的锗纳米晶体团簇. 用量子点受限模型计算了锗纳米晶体团簇的能隙结构,用Monte Carlo方法模拟了PL光谱和对应的锗纳米晶体团簇的尺寸分布,分别与实验结果符合较好. 关键词: 锗晶体团簇 纳米晶体 量子点 激光照射  相似文献

用直流吸气溅射法在液氮冷底板上分别制备了MoxGe1-x,MoxSi1-x的薄膜。其形成非晶的成份分别为Ge>22at%,Si>18at%。超导转变临界温度Tc在非晶状态下随着Ge,Si的含量增加而下降(约6—3K)。非晶Mo77Ge23膜的晶化温度为780℃,而非晶Mo78Si22膜的晶化温度为480℃。 关键词:  相似文献

Epitaxial Ge1-xSnx alloys are grown separately on a Ge-buffer/Si(100) substrate and directly on a Si(100) substrate by molecular beam epitaxy (MBE) at low temperature. In the case of the Ge buffer/Si(100) substrate, a high crystalline quality strained Ge0.97Sn0.03 alloy is grown, with a χmin value of 6.7% measured by channeling and random Rutherford backscattering spectrometry (RBS), and a surface root-mean-square (RMS) roughness of 1.568 nm obtained by atomic force microscopy (AFM). In the case of the Si(100) substrate, strain-relaxed Ge0.97Sn0.03 alloys are epitaxially grown at 150°C-300°C, with the degree of strain relaxation being more than 96%. The X-ray diffraction (XRD) and AFM measurements demonstrate that the alloys each have a good crystalline quality and a relatively flat surface. The predominant defects accommodating the large misfit are Lomer edge dislocations at the interface, which are parallel to the interface plane and should not degrade electrical properties and device performance.  相似文献

使用低、高温两步法生长的高质量Ge薄膜作为缓冲层,在Si(001)衬底上采用分子束外延法生长出Ge0.975Sn0.025合金薄膜.X射线双晶衍射和卢瑟福背散射谱等测试结果表明,Ge0.975Sn0.025合金薄膜具有很好的晶体质量,并且没有发生Sn表面分凝.另外,Ge0.975Sn0.025合金薄膜在500 ℃下具有很好的热稳定性,有望在Si基光电器件中得到应用. 关键词: GeSn Ge 分子束外延 外延生长  相似文献
