Thin films of 4-tricyanovinyl-N,N-diethylaniline (TCVA) with different thickness were prepared using thermal evaporation technique. A relative permittivity, ?r, of 3.04 was estimated from the dependence of capacitance on film thickness. The current density-voltage (J-V) characteristics of TCVA thin films have been investigated at different temperatures. At low-voltage region, the current conduction in the Au/TCVA/Au sandwich structures obeys Ohm's law. At the higher-voltage regions, the charge transport phenomenon appears to be space-charge-limited current (SCLC) dominated by an exponential distribution of traps with total trap concentration of 1.21 × 1022 m−3. Structural, electrical and optical properties of Al doped ZnO (Al:ZnO) thin film of various thicknesses, grown by radio-frequency magnetron sputtering system were studied in relation to the application as a window layer in Cu(In1−xGax)Se2 (CIGS) thin film solar cell. It was found that the electrical and structural properties of Al:ZnO film improved with increasing its thickness, however, the optical properties degraded. The short circuit current density, Jsc of the fabricated CIGS based solar cells was significantly influenced by the variation of the Al:ZnO window layer thickness. Best efficiency was obtained when CIGS solar cell was fabricated with electrically and optically optimized Al:ZnO window layer.  相似文献

The current-voltage (I-V) characteristics of Al/SiO2/p-Si metal-insulator-semiconductor (MIS) Schottky diodes were measured at room temperature. In addition the capacitance-voltage (C-V) and conductance-voltage (G-V) measurements are studied at frequency range of 10 kHz-1 MHz. The higher value of ideality factor of 3.25 was attributed to the presence of an interfacial insulator layer between metal and semiconductor and the high density of interface states localized at Si/SiO2 interface. The density of interface states (Nss) distribution profile as a function of (Ess − Ev) was extracted from the forward bias I-V measurements by taking into account the bias dependence of the effective barrier height (Φe) at room temperature for the Schottky diode on the order of ≅4 × 1013 eV−1 cm−2. These high values of Nss were responsible for the non-ideal behaviour of I-V and C-V characteristics. Frequency dispersion in C-V and G-V can be interpreted only in terms of interface states. The Nss can follow the ac signal especially at low frequencies and yield an excess capacitance. Experimental results show that the I-V, C-V and G-V characteristics of SD are affected not only in Nss but also in series resistance (Rs), and the location of Nss and Rs has a significant on electrical characteristics of Schottky diodes.  相似文献

This paper reports a study of the application of chemical vapor-etching (CVE) for the rear surface and in the emitter of polycrystalline silicon (pc-Si) solar cells. The CVE technique consists of exposing pc-Si wafers to a mixture of HF/HNO3. This technique is used to groove the rear surface of the pc-Si wafers for acid vapors rich in HNO3 (HNO3/HF > 1/4), in order to realize rear-buried metallic contacts (RBMC) and the formation of a porous silicon (PS) layer on the frontal surface of the cell for volume ratio of HNO3/HF = 1/7. A significant increase of the spectral response in the long wavelength range was observed when a RBMC is formed. This increase was attributed to the reduction of the effective thickness of the base of the cells and grain boundary Al gettering. The achievement of a PS layer on the emitter of the pc-Si cells passivates the surface and reduces the reflectivity. The dark I-V characteristics of pc-Si cells with emitter-based PS show an important reduction of the reverse current together with an improvement of the rectifying behaviour. The I-V characteristic under AM1.5 illumination shows an enhancement of both short circuit current density and fill factor. The internal quantum efficiency is improved, particularly in the short wavelengths region.  相似文献

A series of cauliflower-like TiO2-ZnO composite porous films with various molar ratios of Zn/Ti were prepared by the screen printing technique on the fluorine-doped SnO2 (FTO) conducting glasses. The composite films were characterized by field-emission scanning electron microscopy (FE-SEM), X-ray energy-dispersive spectrometry (EDS) and UV-vis transmittance spectrum. The results showed composite film electrode had a novel cauliflower-like morphology, which could effectively increase the dye absorption. The corresponding dye-sensitized solar cells (DSCs) were made by the composite film, and effects of ZnO incorporation on the photovoltaic performances of the DSCs were studied. With the Zn/Ti molar ratio not more than 3% in ZnO-TiO2 composite film of about 5 μm-thickness, the photocurrent density (Jsc) and the solar-to-electricity conversion efficiency (η) were greatly improved compared with those of the DSC based on bare TiO2 film of same thickness. This increases in efficiency and Jsc were attributed to high electron conductivity of ZnO, the improved dye adsorption and large light transmittance of composite film.  相似文献

A nanocrystalline CdO/Si solar cell was fabricated via deposition of a CdO thin film on p-type silicon substrate with approximately 370 nm thickness using solid–vapor deposition for Cd powder at 1274 K with argon and oxygen flow. Scanning electron microscopy revealed that the product was a Cadmium oxide nanocrystalline. X-ray diffraction and energy dispersive X-ray analysis were used to characterize the structural properties of the solar cell. The nanocrystalline thin film had a grain size of 38 nm. The solar cell yielded a minimum effective reflectance that exhibited excellent light-trapping at wavelengths ranging from 400 to 1000 nm. Photoluminescence spectroscopy was conducted to investigate the optical properties. The direct band gap energy of the nanocrystalline CdO thin film was 2.46 eV. CdO/Si solar cell photovoltaic properties were examined under 100 mW/cm2 solar radiation. The cell showed an open circuit voltage (Voc) of 457 mV, a short-circuit current density (Jsc) of 18.5 mA/cm2, a fill factor (FF) of 0.652, and a conversion efficiency (η) of 5.51%.  相似文献

The formation of stable, low resistance and nonrectifying contacts to Cu2ZnSnS4 (CZTS) thin film photovoltaic material are the major and critical challenges associated with its effect over the output performance of fabricated solar cells. The solution of continuity equation in one dimension for a soda lime glass substrates (SLG) |Mo | CZTS | CdS | ZnO:Al cell structure is considered in the simulation of its current–voltage characteristics that is governed by the back contact material, acceptor concentration as well as thickness of the CZTS layer. Our primary simulation shows a 6.44% efficiency of the CZTS solar cell which is comparable to reported experimental data if these parameters are not optimized. However, by optimizing them a simulated conversion efficiency as high as 13.41% (Voc=1.002 V, Jsc=19.31 mA/cm2, fill factor (FF)=69.35%) could be achievable. The solar cell with a back contact metal work function of 5.5 eV, an absorber layer's thickness of 2.68 μm and an acceptor concentration of 5×1016 cm−3 were optimum. The presented optimization is ideal and subject to experimental verification with a precise control of the process parameters along with reduced surface as well as bulk recombination, secondary phases and thermalization losses.  相似文献

Thin film CdS/CdTe solar cells have been prepared by conventional vacuum deposition technique. Deep level transient spectroscopy (DLTS), temperature and frequency dependent capacitance-voltage (C-V) measurements were utilised to investigate the performance limiting defect states in the CdTe layer subjected to the post deposition treatments such as CdCl2-dipping and/or annealing in air. Five hole traps, all of which have been previously reported in the literature, were identified in as-grown CdTe at 0.19, 0.20, 0.22, 0.30 and 0.40 eV above the valence band. A single hole trap level has been evidenced at 0.45 eV after both post deposition heat and CdCl2 treatments.  相似文献

In this study, current-voltage (I-V) and capacitance-voltage (C-V) characteristics of metal-semiconductor (MS) Zn/p-Si and Sn/p-Si Schottky diodes, with high resistivity silicon structures, are investigated. The parameters of series resistance (RS), the ideality factor (n) and the barrier height (Φb) are determined by performing different plots from the forward bias current-voltage (I-V) and reverse bias capacitance-voltage (C-V) characteristics. Thus, the barrier heights (Φb) for the Si Schottky diodes obtained between 0.725 and 1.051 eV, the ideality factor (n) between 1.043 and 1.309, and the series resistance (RS) between 12.594 and 12.950 kΩ. The energy distribution of interface states density was determined from the forward bias I-V characteristics by taking into account the bias dependence of the effective barrier height. It was concluded that the density of interface states in the considered energy range are in close agreement with each other values obtained for Zn/p-Si and Sn/p-Si Schottky diodes.  相似文献

The forward and reverse bias current-voltage (I-V), capacitance-voltage (C-V) and conductance-voltage (G/ω-V) characteristics of the Au/PVA (Bi-doped)/n-Si Schottky barrier diodes (SBDs) have been investigated at room temperature by taking the interface states (Nss) and series resistance (Rs) effects into account. The voltage dependent profiles of resistance (Ri) were obtained from both the I-V and C/G-V measurements by using Ohm’s Law and Nicollian methods. The obtained values of Ri with agreement each other especially at sufficiently high bias voltages which correspond the value of Rs of the diode. Therefore, the energy density distribution profile of Nss was obtained from the forward bias I-V data taking the bias dependence of the effective barrier height (BH) Φe and Rs into account. The high value of ideality factor (n) was attributed to high density of Nss and interfacial polymer layer at metal/semiconductor (M/S) interface. In order to examine the frequency dependence of some of the electrical parameters such as doping donor concentration (ND), Φe, Rs and Nss values, C-V and G/ω-V measurements of the diode were performed at room temperature in the frequency range of 50 kHz-5 MHz. Experimental results confirmed that the Nss, Rs and interfacial layer are important parameters that influence electrical characteristics of SBD.  相似文献

Flexible quasi-solid-state dye-sensitized solar cells (DSSCs) with porous poly(vinylidenefluoride-co-hexafluoropropylene) (PVdF-HFP)/polyethylene oxide-co-polypropylene oxide-co-polyethylene oxide (P123) electrolyte membranes were fabricated and their photocurrent–voltage (IV) characteristics are studied. Flexible TiO2 photoelectrodes were prepared using the compression method and porous PVdF-HFP/P123 membranes, by the nonsolvent-induced phase inversion technique. To activate the electrolyte membrane, the membrane was immersed in liquid-state electrolyte. Increased compression pressure improved the interconnection between TiO2 nanoparticles, enhancing the photovoltaic performances of the flexible liquid-state DSSCs to a maximum of 3.92% efficiency. Meanwhile, the overall pore structure of the PVdF-HFP/P123 membranes was controlled by varying the blend ratio of P123 to PVdF-HFP. Membranes higher in P123 content gave larger pores and pore volume, increasing the electrolyte uptake of the porous membrane, and thus the ionic conductivity of the electrolyte membrane as well. The photovoltaic characteristics of the flexible quasi-solid-state DSSCs containing a porous PVdF-HFP/P123 electrolyte membrane showed a maximum at 50 wt% P123 content, which gave a short-circuit current density (Jsc) value of 7.28 mA/cm2, an open-circuit voltage (Voc) of 0.67 V, a fill factor (FF) of 0.61 and an energy conversion efficiency (η) of 2.98%. Furthermore, the device designed in this study showed good durability compared to those based on liquid-state electrolyte.  相似文献

In the present investigation, the recently developed, simple, robust, and powerful metaheuristic symbiotic organism search (SOS) algorithm was used for simulation of J-V characteristics and optimizing the internal parameters of the dye-sensitized solar cells (DSSCs) fabricated using electrospun 1-D mesoporous TiO2 nanofibers as photoanode. The efficiency (η =?5.80%) of the DSSC made up of TiO2 nanofibers as photoanode is found to be ~ 21.59% higher compared to the efficiency (η =?4.77%) of the DSSC made up of TiO2 nanoparticles as photoanode. The observed high efficiency can be attributed to high dye loading as well as high electron transport in the mesoporous 1-D TiO2 nanofibers. Further, the validity and advantage of SOS algorithm are verified by simulating J-V characteristics of DSSC with Lambert-W function.  相似文献

We fabricated point-contacted a-Si:H(p)/c-Si(n) heterojunction solar cells using patterned SiO2 and investigated their electrical properties using the light current–voltage (I–V) curve and Suns-Voc measurements. The light I–V curves showed bias-dependent changes according to the applied voltage in the point-contacted cells, especially in the samples with a long distance between the point-contacted junctions. The Suns-Voc measurements showed that the bias-dependence of the light I–V curves did not originate from the recombination in the SiO2/Si or a-Si:H(p)/c-Si(n) interface, but from the series resistances. It is possible to explain the bias-dependent light I–V curve in terms of the conductivity of a-Si:H(p) and difference in the electrical contact properties between a-Si:H(p), ZnO and c-Si(n). These results mean that the electrical properties of the a-Si:H(p) layer and the contact properties with this layer are also critical to obtain a high Jsc and fill factor in n-type based Si heterojunction solar cells.  相似文献

In this research, dye-sensitized solar cells based on TiO2 micro-pillars fabricated by inductive couple plasma etcher were investigated by analyses of X-ray diffraction (XRD), scanning electron microscopy (SEM), contact angle, ultraviolet-visible absorption spectra (UV-vis), and current-voltage characteristics. X-ray diffraction patterns show that the TiO2 anatase phase forms while sintering at 450 °C for 30 min. The SEM images reveal that the diameter and height of TiO2 micro-pillars are about 3 and 0.8 μm, respectively. The measurements of contact angle between TiO2 micro-pillars and deionized water (DI water) reveal that the TiO2 micro-pillars is super-hydrophilic while annealed at 450 °C for 30 min.The absorption spectrum of TiO2 micro-pillars is better than TiO2 thin film and can be widely improved in visible region with N3 dye adsorbed. The results of current-voltage (I-V) characteristics analysis reveal that dye-sensitized solar cell with TiO2 micro-pillars electrode has better I-V characteristics and efficiency than TiO2 film electrodes. This result may be due to the annealed TiO2 micro-pillars applied on the electrode of dye-sensitized solar cell can increase the contact area between TiO2 and dye, resulting in the enhancement of I-V characteristics and efficiency for dye-sensitized solar cell.  相似文献

This Letter reports on the fabrication and characterization of silicon heterojunction solar cells with silicon oxide based buffer (intrinsic amorphous silicon oxide) and contact layers (doped microcrystalline silicon oxide) on flat p‐type wafers. The critical dependency of the cell performance on the front and rear buffer layer thickness reveals a trade‐off between the open circuit voltage Voc and the fill factor FF. At the optimum, the highest efficiency of 18.5% (active area = 0.67 cm2) was achieved with Voc = 664 mV, short circuit current Jsc = 35.7 mA/cm2 and FF = 78.0%. (© 2012 WILEY‐VCH Verlag GmbH & Co. The dependence of YBCO thin film properties on the deposition conditions was studied for different substrates. The deposition conditions were optimized for the epitaxial growth of high quality YBCO thin films of 1500 Å thickness onto single crystal (100-oriented) SrTiO3 (STO), MgO and LaAlO3 (LAO) substrates by DC Inverted Cylindrical Magnetron Sputtering (ICMS). The samples were investigated in detail by means of X-ray diffraction analysis (XRD), EDX, AFM, ρ-T, magnetic susceptibility and current-voltage (I-V) characterizations. The samples show strong diamagnetic behavior and sharp transition temperatures of 89-91 K with ΔT<0.5 K. XRD of the samples exhibited highly c-axis orientation. The full width at half maximum (FWHM) values of the rocking curves were ranging typically from 0.22 to 0.28°. The samples have smooth surfaces as shown from AFM micrographs. The surface roughness, Ra, changed between 5-7 nm. I-V characteristics were obtained from the 20 μm-wide microbridges, which were patterned by a laser writing technique. The critical current densities (Jc, 1.06×106 for LAO-based YBCO, 1.39×106 for MgO-based YBCO, 1.67×106 A/cm2 for STO based YBCO) of the microbridges were evaluated from I-V curves at 77 K.  相似文献

The effect of different compositions (in weight percent) of ethylene carbonate (EC) and propylene carbonate (PC) containing iodide/triiodide redox electrolyte on the photoelectrochemical performance of N719-sensitized nanocrystalline TiO2 solar cell was studied. The cells consisted of 0.6 M 1-hexyl-2,3-dimethylimidazolium iodide, 0.1 M LiI, 0.05 M I2 and 0.5 M 4-tert-butylpyridine in different compositions such as 1:1, 1:2, and 2:1 wt% of EC and PC. In 1:1 wt% of EC and PC containing redox electrolyte, short circuit photocurrent density (J sc) increased and open circuit voltage (V oc) decreased. But in 1:2 and 2:1 wt% of EC and PC containing redox electrolytes, V oc increased and J sc decreased but fill factor remained relatively constant. Dye-sensitized solar cells (DSSCs) prepared using these electrolytes give a short circuit photocurrent densities of 16.86, 12.71, and 12.09 mA/cm2; an open circuit voltages of 0.73, 0.78, and 0.79 V; fill factors of 0.63, 0.64, and 0.64; and an overall conversion efficiencies of 7.76, 6.34, and 6.13 % at an incident light of 100 mWcm?2 for 1:1, 2:1, and 1:2 wt% of EC/PC containing redox electrolytes, respectively. The incident photon-to-current conversion efficiency was higher in the case of 1:1 wt% of EC and PC containing redox electrolyte than 1:2 and 2:1 wt% of EC and PC containing redox electrolyte. It revealed that 1:1 wt% of EC and PC containing iodide/triiodide redox electrolyte is an effective electrolyte system for the fabrication of long-term stable DSSC.  相似文献

Electronic and interface state distribution properties of Ag/p-Si Schottky diode have been investigated. The diode indicates non-ideal current-voltage behavior with an ideality factor greater than unity. The capacitance-voltage (C-V) characteristic is linear in reverse bias indicating rectification behavior and charge density within depletion layer is uniform. From I-V and C-V characteristics, junction parameters such as diode ideality factor and barrier height were found as 1.66 and ?B(I-V) = 0.84 eV (?B(C-V) = 0.90 eV), respectively. The interface state density Nss and relaxation time τ of the Schottky diode were determined by means of Schottky capacitance spectroscopy method. The results show the presence of thin interfacial layer between the metal and semiconductor.  相似文献

The electrical characteristics of polycrystalline Si (poly Si) layers embedded into high-k Al2O3 (alumina) gate layers are investigated in this work. The capacitance versus voltage (C-V) curves obtained from the metal-alumina-polysilicon-alumina-silicon (MASAS) capacitors exhibit significant threshold voltage shifts, and the width of their hysteresis window is dependent on the range of the voltage sweep. The counterclockwise hysteresis observed in the C-V curves indicates that electrons originating from the p-type Si substrate in the inversion condition are trapped in the floating gate layer consisting of the poly Si layer present between the top and bottom Al2O3 layers in the MASAS capacitor. Also, current versus voltage (I-V) measurements are performed to examine the electrical characteristics of the fabricated capacitors. The I-V measurements reveal that our MASAS capacitors show a very low leakage current density, compared to the previously reported results.  相似文献
