用卢瑟福背散射/沟道技术研究了1MeVSi ̄+在衬底加温和室温下以不同剂量注入Al_(0.3)G_(0.7)As/GaAs超晶格和GaAs后的晶格损伤。在衬底加温下,观察到Al_(0.3)Ga_(0.7)As/GaAs超晶格和GaAs都存在一个动态退火速率与缺陷产生速率相平衡的剂量范围,以及两种速率失去平衡的临界剂量。超晶格比GaAs更难以损伤,并且它的两种速率失去平衡的临界剂量也大于GaAs中的相应临界剂量,用热尖峰与碰撞模型解释了晶格损伤积累与注入剂量和衬底温度的关系。用CNDO/2量子化学方法计算了GaAs和Al_xGa_(1-x)As中化学键的相对强度,并根据计算结果解释了注入过程中Al_(0.3)Ga_(0.7)As/GaAs超晶格和GaAs中晶格损伤程度的差别。 相似文献

研究了退火条件和 In 组份对分子束外延生长的 In Ga As 量子点(分别以 Ga As或 Al Ga As 为基体)光学特性的影响。表明:量子点中 In 含量的增加将导致载流子的定域能增加和基态与激发态之间的能量间隔增大。采用垂直耦合的量子点及宽能带的 Al Ga As 基体可增强材料的热稳定性。以 Al Ga As 为基体的 In Ga As 量子点,高温后退火工艺 ( T= 830℃)可改善低温生长的 Al Ga As 层的质量,从而改善量子点激光器材料的质量。 相似文献

利用微区Raman散射技术,对低压MOCVD生长的不同Al组分的AlxGa1-xN薄膜(x=0,0.07,0.15)进行了背散射Z(X,X)Z-几何配制下的测量.A1(LO)模式的声子频移随Al组分的变化关系为:ω(AlxGa1-xN)=(1+0.220x)ω(GaN).观察到了A1(LO)模式由于空间相关效应引起的展宽.E2模式随Al组分的的增大产生的移动很微小,但趋于展宽.这被认为是E2模式的声子频移随Al组分的增加而增大与其受到的张应力导致的声子频移随Al组分的增加而减小共同作用的结果.在多种配置下,观察到了Al0.07Ga0.93N薄膜的A1(TO)模式、A1(LO)模式、E1(TO)模式和E2模式.验证了AlxGa1-xN薄膜的Raman选择定则.表明AlxGa1-xN薄膜具有单模行为. 相似文献

研究了以GaAs和Al0.15Ga0.85As为基体, 当铟的摩尔分数(x)不同时, 后退火对InxGa1-xAs 单层量子点光致荧光(PL)谱特性的影响。后退火将导致铟含量不同的样品(x=0.23, 0.37, 0.50, 1.0)的PL谱线宽度变窄和蓝移。对于GaAs 基体, 在700℃退火90分钟所造成的PL谱蓝移与退火30分钟相似;(仅当x=0.23时, 退火90分钟所造成的PL谱蓝移小于30分钟)。对于Al0.15Ga0.85As基体, 在700℃退 火30分钟和90分钟, 其PL谱蓝移是不同的。 相似文献

In this paper we report on the effect of an In x Ga1-x N continuously graded buffer layer on an InGaN epilayer grown on a GaN template.In our experiment,three types of buffer layers including constant composition,continuously graded composition,and the combination of constant and continuously graded composition are used.Surface morphologies,crystalline quality,indium incorporations,and relaxation degrees of InGaN epilayers with different buffer layers are investigated.It is found that the In x Ga1-x N continuously graded buffer layer is effective to improve the surface morphology,crystalline quality,and the indium incorporation of the InGaN epilayer.These superior characteristics of the continuously graded buffer layer can be attributed to the sufficient strain release and the reduction of dislocations. 相似文献

We show that magnetic structures involving partial disorder of local magnetic moments on the Mn atoms in (Ga(1)-(x)Mn(x))As lower the total energy, compared to the case of perfect ferromagnetic ordering, when As defects on the Ga sublattice are present. Such magnetic structures are found to be stable for a range of concentrations of As antisites, and this result accounts for the observed magnetic moments and critical temperatures in (Ga(1)-(x)Mn(x))As. We propose an explanation for the stabilization of the partially disordered magnetic structures and conclude that the magnetization and critical temperatures should increase substantially by reducing the number of As antisite defects. 相似文献

We investigated spin-dependent transport in magnetic tunnel junctions made of III-V Ga(1-x)Mn(x)As electrodes and II-VI ZnSe tunnel barriers. The high tunnel magnetoresistance (TMR) ratio up to 100% we observed indicates high spin polarization at the barrier/electrodes interfaces. We found anisotropic tunneling conductance having a magnitude of 10% with respect to the direction of magnetization to linearly depend on the magnetic anisotropy energy of Ga(1-x)Mn(x)As. This proves that the spin-orbit interactions in the valence band of Ga(1-x)M(x)As are responsible for the tunnel anisotropic magnetoresistance (TAMR) effect. 相似文献

Resonant tunneling through an (AlGa)As/InXGa1−XAs/(AlGa)As double barrier structure has been observed. Three crystals with indium concentration x=0, x=0.08 and x=0.13 were grown. For x=0, GaAs wells, we investigated the variation in resonance voltage, i.e. voltage at peak current, between different diodes across a wafer. The resonance voltage exhibited a skew distribution which is interpreted as an effect of lateral alloy variation in the active layers and differences in contact resistance. For (InGa)Asv quantum wells we found a negative differential resistance at 77 K with a peak-to-valley ratio as large as 3:1. The resonance voltage decreased as the indium concentration x was increased. This is an effect of the position of the ground state which is lowered (due to smaller bandgap) compared to the Fermi level. At x=0.13 the ground state was found to be below the conduction band edge of the GaAs contact regions and therefore the ground state resonance was absent. 相似文献

We theoretically study the influence of spacer layer thickness fluctuation(SLTF) on the mobility of a twodimensional electron gas(2DEG) in the modulation-doped Al x Ga 1 x As/GaAs/Al x Ga 1 x As quantum well.The dependence of the mobility limited by SLTF scattering on spacer layer thickness and donor density are obtained.The results show that SLTF scattering is an important scattering mechanism for the quantum well structure with a thick well layer. 相似文献

Thin films of Cu(In, Ga)Se2 (CIGS) with a Ga/(Ga + In) ratio of ~0.27 corresponding to the standard elemental composition for solar-energy transducers
were grown on Mo-coated glass substrates by the Cu, In, Ga, and Se co-evaporation technique from different sources. Transmission
(T), photoluminescence (PL), and photoluminescence excitation (PLE) spectra at 4.2 K were used to analyze electronic properties
in the asgrown and electron-irradiated CIGS films. The band-gap energy (Eg) of the CIGS films measured using both transmission and PLE methods was found to be about 1.28 eV at 4.2 K. Two deep bands
in the PL spectra of the irradiated CIGS films, P1 at ~0.91 eV and P2 at ~0.77 eV, have been detected. These bands are tentatively associated with copper atoms substituting indium (CuIn) and indium vacancies VIn, respectively, as the simplest radiation-induced defects. 相似文献

The interaction between exciton and confined longitudinal optical (LO) phonons, interface optical (IO) phonons in an asymmetric Ga 1 x Al x As/GaAs/Ga 0.7 Al 0.3 As square quantum well is investigated. 用高温熔融结合放电等离子烧结(SPS)方法合成了Sb掺杂的单相n型Ba8Ga16-xSbxGe30化合物,探索了Sb对Ga的取代对其热电性能的影响规律.研究结果表明:随着Sb取代分数x的增加,Seebeck系数逐渐降低,Seebeck系数峰值对应的温度向低温方向偏移.电导率随着x的增加先增大后减小,当x=2时达到最大值.Sb取代Ga后对化合物的热性能有较大影响,其热导率和晶格热导率都有不同程度的降低.在所有n型Ba8Ga16-xSbxGe30化合物中,Ba8Ga14Sb2Ge30化合物的ZT值最大,在950K左右其最大ZY值达1.1. 相似文献

This paper calculates the wavelengths of the interband
transitions as a function of the Al mole fraction of AlxGa1-xN bulk material. It is finds that when the Al mole fraction is
between 0.456 and 0.639, the wavelengths correspond to the solar-blind
(250~nm to 280~nm). The influence of the structure parameters of
AlyGa1-yN/GaN quantum wells on the wavelength and absorption
coefficient of intersubband transitions has been investigated by
solving the Schr?dinger and Poisson equations self-consistently. The
Al mole fraction of the AlyGa1-yN barrier changes from
0.30 to 0.46, meanwhile the width of the well changes from 2.9~nm to
2.2~nm, for maximal intersubband absorption in the window of the air
(3~μm <λ <5~μm). The absorption coefficient of the
intersubband transition between the ground state and the first
excited state decreases with the increase of the wavelength. The
results are finally used to discuss the prospects of GaN-based bulk
material and quantum wells for a solar-blind and middle infrared
