用加静高压的方法改变光学能隙来实现共振条件。在以(CdTe)_2(ZnTe)_4短周期超晶格为阱层,(ZnTe)_(4)为垒层的多量子阱结构中观察到高达四阶的类 ZnTe 纵光学声子模的多声子共振拉曼散射。通过对拉曼位移随压力变化的分析,发现在与(CdTe)_2(ZnTe)_4短周期超晶格共振时测得的类ZnTe 纵光学声子模的频率比与 ZnTe 势垒层共振时测得的 ZnTe 纵光学声子模的频率低4cm~(-1)。并将它归结为在短周期超品格中纵光学声子模的限制效应。在与短周期超品格严格的2LO 声子出射共振条件下观察到了类 CdTe 的2LO 声子的共振拉曼峰。 相似文献

利用325nm紫外光激发,对不同组分的InxGa1-xN薄膜的喇曼散射谱进行了研究.在光子能量大于带隙的情况下,观察到显著增强的二阶A1(LO)声子散射峰.二阶LO声子峰都从一阶LO声子的二倍处向高能方向移动,移动量随样品In组分的增加而增大,认为是带内Frhlich相互作用决定的多共振效应引起的.分析了一阶LO声子散射频率和峰型与In组分的关系.在喇曼谱中观察到样品存在相分离现象,并与X射线衍射的实验结果进行

本文介绍GaAs/AlAs超晶格的室温近共振喇曼散射测量结果。由于超晶格中Fr?hlich相互作用的共振增强效应,GaAs LO声子偶模的散射得到了很大的增强。和前人的结果一样,在偏振谱我们观察到了偶模。但和前人的结果不同,在退偏振谱中我们观察到的是奇模,而不是偶模。从而证明了在近共振条件下LO声子限制模仍遵从与非共振时一样的选择定则。二级喇曼散射实验结果表明,在偏振谱中二级谱是由两个偶模组合而成,而在退偏振谱中的二级谱与前人的结果不同,由一个奇模与一个偶模组合而成。上述结果与最近提出的黄朱模型的预言是一

研究多原子半无限晶体中电子与表面光学(SO)声子耦合强,而与体纵光学(LO)声子耦合弱的极化子的激发态性质.采用线性组合算符和幺正变换方法导出与SO声子耦合强而与LO声子耦合弱情形下极化子的基态能量、第一内部激发态能量和激发能量.结果表明,多原子半无限晶体中与SO声子耦合强,而与LO声子耦合弱的极化子的基态能量、第一内部激发态能量不仅包含不同支LO声子和不同支SO声子与电子耦合的能量,而且也包含不同支SO声子之间相互作用贡献的附加能量.激发能量与体纵光学声子无关. 相似文献

分别采用532,488 nm可见光和325 nm紫外光激发,对金属有机化学气相沉积法在蓝宝石衬底上生长的六方相InGaN/GaN薄膜样品在室温和78 K低温下的拉曼散射谱进行了研究。在可见光激发时,E2模和A1(LO)模的散射信号主要来自GaN层;采用紫外光激发时,A1(LO)模向低频方向移动且共振增强,此散射信号来自InGaN层。在可见光激发的情况下,在A1(LO)模的高频方向观察到一个宽峰,此宽峰为InGaN的LO声子-等离子激元耦合模,根据耦合模频率得到InGaN层中的电子浓度为ne=1.61×1018 cm-3。紫外光激发时,没有观察到耦合模,A1(LO)模散射信号主要来自样品表面耗尽层,由此估算样品中的耗尽层宽度大约在40 nm。此外,还对比分析了在室温和78 K低温下LO声子-等离子激元耦合模的散射强度的变化规律,计算了不同温度下等离子激元的屏蔽波矢。这些结论对于了解InGaN材料的基本性质以及氮化物光电器件的开发利用都有重要参考价值。 相似文献

研究了抛物量子点中弱耦合束缚极化子的性质,采用改进的线性组合算符和幺正变换方法导出了束缚极化子的振动频率、有效质量和相互作用能。讨论了量子点的有效受限长度、电子LO声子耦合强度和库仑场对抛物量子点中弱耦合极化子的振动频率、有效质量和相互作用能的影响。数值计算结果表明:弱耦合束缚极化子的振动频率和相互作用能随有效受限长度的减少而急剧增大,振动频率随库仑势以及电子LO声子耦合强度的增加而增加,而相互作用能随库仑势以及电子LO声子耦合强度的增加而减小。有效质量仅与电子LO声子耦合强度有关。 相似文献

Magnetoabsorption measurements in n-type InSb at T?30K have been made between ~ 8 and 15 μm using magnetic fields up to 150 kOe. The observed absorption peaks are identified as due to combined resonance, harmonics of cyclotron resonance and the corresponding LO phonon-assisted resonances. These resonant absorptions are considered to be important in the interpretation of the observed magnetic field behavior of the threshold and output power of the InSb spin-flip Raman laser pumped with 10.6 μm CO2 laser. 相似文献

This paper presents a study of the cyclotron resonance of the interface polarons in a semiinfinite polar crystal. In the resonant magnetic field region the Landau-level corrections due to the resonant coupling of the electron with the bulk longitudinal-optical (LO) phonon and the surface optical (SO) phonon are calculated. At resonance the n-th Landau level (n > 0) splits into a triplet. The cyclotron-resonance mass of the electron is evaluated for an arbitrary magnetic-field strength. For the interface system the magneto-optical anomalies display three branches of the cyclotron-resonance mass spectra. The numerical results show that in the interface system the polaron effect is weakened with respect to the ideal twodimensional system. It is found that in the very weak magnetic fields the polaron effect is contributed mainly by the SO phonons, whereas in the large magnetic fields the LO-phonon contribution to the polaron.effect becomes predominant. 相似文献

Taking into account the interaction of an electron with both bulk longitudinal-optical (LO) and interface-optical (IO) phonons, the cyclotron resonance of an interface magnetopolaron at finite temperatures is investigated by using the generalized Larsen perturbation-theory method. It is shown that the absorption and emission resonance must be considered at the same time at finite temperatures. The results also show the important role played by the electron-IO phonon interaction. For the GaAa/GaSb structure, splitting of the cyclotron resonance spectrum and temperature dependence of the threefold splitting cyclotron resonance mass of the magnetopolaron in the resonant magnetic field region are studied. 相似文献

We report the electron resonant Raman scattering (ERRS) process related to the longitudinal optical (LO), interface optical (IO) and quasi-confined (QC) phonons in a cylindrical GaN-AlN quantum well wire (QWW). We present the differential cross-section (DCS) and study the selection rules. Results reveal that the emitted photon frequency decreases with increasing the radius because of the size-selective Raman scattering effect and the built-in electric field. The contribution to the DCS mainly stems from the GaN-type LO (LO1), QC and IO phonons when the wire is thin, but the LO1 and QC phonons are dominant for the thick wire. 相似文献

We present a discussion of resonant Raman scattering by optical phonons at the E1 energy gap of group IV and groups III–V compound semiconductor crystals (e.g., Ge and InSb). For allowed scattering by TO and LO phonons, the q-dependent “double resonant” two-band calculation of the Raman tensor may display destructive interference effects when the intermediate electron-hole pairs are uncorrelated. We also discuss the Franz-Keldysh mechanism of resonant electric field induced Raman scattering by LO phonons. The double resonance terms due to this mechanism will, for large electric fields, broaden and have its largest resonance enhancement at the energy gap. 相似文献
