为使边发射高功率单管半导体激光器有源区温度降低,增加封装结构的散热性能,降低器件封装成本,提出一种采用高热导率的石墨片作为辅助热沉的高功率半导体激光器封装结构。利用有限元分析研究了采用石墨片作辅助热沉后,封装器件的工作热阻更低,散热效果更好。研究分析过渡热沉铜钨合金与辅助热沉石墨的宽度尺寸变化对半导体激光器有源区温度的影响。新型封装结构与使用铜钨合金作为过渡热沉的传统结构相比,有源区结温降低4.5 K,热阻降低0.45 K/W。通过计算可知,激光器的最大输出功率为20.6 W。在研究结果的指导下,确定铜钨合金与石墨的结构尺寸,以达到最好的散热效果。  相似文献

高功率半导体激光器陶瓷封装散热性能研究   总被引:11,自引:10,他引:1  
为实现半导体激光器单管的高功率输出,研究了使用氮化铝和碳化硅两种陶瓷材料制成的三明治型过渡热沉的散热性能。首先使用有限元分析方法计算,然后利用光谱法测量激光器的工作热阻。数值计算和实验测量结果均显示,碳化硅制成的过渡热沉所封装器件的工作热阻更低,散热效果更好。此外,实验进一步测试了器件的光电特性,结果表明碳化硅陶瓷制成的过渡热沉封装器件的电光转换效率更高、输出功率更大。915 nm附近单管器件在注入电流15 A时的输出功率为16.3 W,最高电光转换效率达到了68.3%。  相似文献

通过对COB封装中常用的陶瓷基板和金属基板这两类不同的基板材料进行有限元热仿真模拟,获得各自芯片到基板的仿真热阻,再使用红外热成像仪得到两种基板各自的表面温度分布情况并计算出实际热阻。仿真热阻与实际热阻的一致性表明了所采用的仿真计算方法的可用性。利用有限元仿真对COB封装的热管理方案进行了优化分析。研究表明:相对于金属基板,陶瓷基板由于无绝缘层这一散热瓶颈,其芯片到基板的热阻值约为金属基板封装方案的1/2;而且陶瓷基板有着更大的热管理优化空间,能更好地满足大功率LED封装的散热需要。  相似文献

有机电致发光器件的稳定性与其封装结构密切相关,封装技术的优劣直接影响有机电致发光二极管器件的寿命.本文采用热阻抗模型对三种常用有机电致发光二极管器件封装结构进行热阻抗分析,并利用ANSYS有限元分析软件的热分析模块对热特性进行研究,得出各种器件封装结构的温度场分布,根据温度场分布比较得出各种封装结构散热性能的差异.分析得出,传统后盖式封装结构与混合封装结构散热效果相差不大,Barix封装结构具有最好的散热性能.模拟仿真结果显示,当玻璃厚度从0.5 mm增加至0.9 mm时,传统封装结构的发光层温度升高了0.124℃,Barix封装结构的发光层温度升高了0.262℃,表明玻璃层厚度的增减对有机电致发光二极管器件的散热影响较小.改变器件表面空气流动速度,使对流系数从25W/(m2·K)变为85W/(m2·K)时,传统封装结构有机电致发光二极管发光层的温度由42.911℃递减到26.85℃,可见增大表面空气流动速度对降低有机电致发光二极管有源层的温度作用显著.  相似文献

结温升高是影响主控振荡放大(MOPA)半导体激光芯片输出功率的重要因素,为解决MOPA芯片的多电极封装和高效散热问题,提出了一种正装和热扩散辅助次热沉相结合的封装结构。建立了该封装结构的3D热模型,对比研究了倒装封装结构、正装无辅助次热沉结构与正装有辅助次热沉结构对MOPA半导体激光器结温的影响。计算结果表明,采用正装有辅助次热沉结构与倒装封装结构散热性能接近,且显著优于正装无辅助次热沉结构,结温降低幅度最高可达40%。另外,采用正装有辅助次热沉封装结构的MOPA半导体激光芯片在连续工作条件下输出功率为10.5 W,谱宽可实现半高全宽小于0.1 nm,中心波长随电流的变化约14 pm/A,实现了10 W级MOPA芯片的封装,验证了该封装结构的有效性。  相似文献

 理论模拟了自制的高效冷却器的散热能力,分析了单元封装结构所需材料的导热特性,获得了高功率二极管激光器在高功率密度、高占空比条件下运行的可行性。改进了高密度封装的关键工艺,热沉金属化层达到了3~5 mm,焊料厚度为4~7 mm,封装间距0.6 mm,采用峰值功率1 kW的背冷式叠阵二极管激光器。实验测试结果表明:封装的二极管激光器叠阵单元的整体封装热阻为0.115 ℃/W,有良好的散热能力;该叠阵模块在电流为100 A、占空比15%时,输出峰值功率为986 W,峰值功率密度达到1.5 kW/cm2,平均每个板条的斜效率为1.25 W/A,激光器阈值电流为20 A左右。  相似文献

为了降低单管半导体激光器的结温、提高器件的散热效果,基于C-mount热沉的热特性分析提出了一种优化的台阶热沉结构,研究了单管激光器结温和腔面侧向温度分布曲线的影响。在热沉温度298 K和连续输出功率10 W的条件下,腔长为1.5 mm的典型C-mount封装结构激光器的结温为343.6 K,热阻为4.6 K/W。通过在典型C-mount热沉中引入台阶结构,使封装激光器的结温降低为333.8 K,热阻减小到3.5 K/W。计算表明,其输出功率可提高近20%。  相似文献

Two-dimensional scanning of a 0.6328 mum guided-light beam has been realized using noncolinear acousto-optic (AO) coplanar Bragg diffraction together with colinear AO guided-mode to substrate radiation-mode conversion in a Z-cut Xpropagation LiNbO3 proton-exchanged (PE) waveguide. The two surface acoustic (SAW) waves utilized are at the center frequencies of 500 and 200 MHz, propagating in the Y and X axes, respectively. Two-dimensional scanning of approximately 720 resolvable light beam spots, namely, 18 40 (horizontal vertical) scanning, has been demonstrated using a light beam of 1.0 mm aperture. The total number of resolvable beam spots can be greatly increased from 720 by simply utilizing SAW transducers of larger bandwidth and a light beam of greater aperture. It should also be possible to significantly increase the diffraction efficiency from 3 % by optimizing the parameters of the PE waveguide and the SAWs.  相似文献

A simple technique of pulse compression, based on the linear chirp compensation of self-phase modulation (SPM) spectra in dispersion shifted fibers, is demonstrated. The optimization procedure is carried out, for a short span of a single-mode fiber, using a parabolic law, which describes the behavior of the squared output pulse width versus the pump peak power in the case of Gaussian pulses. The experimental results give a minimum pulse duration of 233 fs, which is in good agreement with the model. Shorter and coherent pulses, down to 90 fs, have been obtained by inserting an interference filter at the optical output.  相似文献

A review of schemes for multiple access in fiber optic networks shows that a hybrid of wavelength and code division multiple access (WCDMA) combines the best features of both. In particular, the hybrid scheme retains the large information carrying capacity of wavelength division multiple access (WDMA) and flexibility of code division multiple access (CDMA). In this paper WDMA, optical CDMA (OCDMA), and WCDMA networks are discussed. In OCDMA networks, concept of incoherent and coherent coding including inverse decoding and matched filter is introduced. The delay performance of both WDMA and WCDMA networks, under the simple suboptimum access protocols based on cyclic search, is computed. It has been shown quantitatively that tuning delay significantly affects the delay performance of both WDMA and WCDMA networks. Futhermore, delay performance of WCDMA networks is always better than the WDMA networks for the same tuning delay, load, and number of users.  相似文献

Results of a study of the effect of γ-radiation on the spectral luminescence properties of cadmium tungstate crystals doped with silver, bismuth, and molybdenum cations are presented. Spectral characteristics of the nondnnnoped crystals are briefly described. Absorption and photo and X-ray luminescence spectra of the crystals taken before and after exposure to γ-radiation (5.5·104 Gy) are compared. It is found that the spectral characteristics of the crystals doped with silver, bismuth, and molybdenum cations do not change markedly after the exposure. The relation between the type of impurity-induced defects, individual characteristics of the impurity cations, and the character of the effect of γ-radiation on the spectral luminescence properties of impure crystals is analyzed (preliminarily). The Shanghai Synchrotron Radiation Facility(SSRF)booster ring,a full energy injector for the storage ring,is deigned to accelerate the electron beam energy from 150MeV to 3.5GeV that demands high extraction efficiency at the extraction energy with low beam loss rate when electrons are ramping.Closed orbit distortion(COD)caused by bending magnet field uniformity errors which affects the machine performance harmfully could be effectively reduced by bending magnet location sorting.Considering the affections of random errors in measurement,both ideal sorting and realistic sorting are studied based on measured bending magnet field uniformity errors and one reasonable combination of bending magnets which can reduce the horizontal COD by a factor of 5is given as the final installation sequence of the booster bending magnets in this paper.  相似文献

We measure the waveform and phase curves of short optical pulses before and after transmission over different lengths of fibers by use of the pulse analyzer with the frequency-resolved optical gating (FROG),and numerically simulate pulse evolution under the experimental conditions.The nonlinear coefficient of the fiber is given by comparing the experimental results with the numerical ones.Difference between the experiment and numerical simulation is analyzed.  相似文献

Resonance scattering of elastic spherical shell and cylindrical shell while the surrounding fluid medium has absorption is studied. The normal mode solution derived using exact elastic theory and the separation of variables is still applicable. However, the scattering form function has to be modified for the absorbing medium, otherwise the unreasonable result would be obtained. The backscattering form function in the absorbing medium is redefined, and the form function of elastic spherical and cylindrical shell with vacuum or solid matter filled is calculated in various absorption conditions. The results show that the absorption of surrounding fluid leads to notable attenuation of the coincidence resonances in the mid-frequency, but it has a little influence on the low-frequency resonance scattering induced by the filler inside the shell.  相似文献

A versatile and low-cost single-beam self-referenced phase-sensitive surface plasmon resonance(SPR)sensing system with ultra-high resolution performance is presented.The system exhibits a root-mean-square phase fluctuation of ±0.0028.over a period of 45 min.i.e.a resolution of±5.2×10-9 refractive index units.The enhanced performance has been achieved through the incorporation of three design elements:a true single-beam configuration enabling complete self-referencing so that only the phase change associated with SPR gets detected,a differential measurement scheme to eliminate spurious signals not related to the sensor response,and the elimination of retardation drifts by incorporating temperature stabilization in the liquid crystal phase modulato .Our design should bring the detection sensitivity of non-labeling SPR biosensing closer to that achievable by conventional fluorescence-based techniques.  相似文献

Ta2O5 films are prepared on BK7 substrates with conventional electron beam evaporation deposition.The effects of SiO2 protective layers and annealing on the laser-induced damage threshold (LIDT) of the films are investigated.The results show that SiO2 protective layers exert little influence on the electric field intensity(EFI)distribution,microstructure and microdefect density but increase the absorption slightly.Annealing iS effective on decreasing the microdefect density and the absorption of the films.Both SiO2 protective layers and annealing are beneficial to the damage resistance of the films and the latter is more effective to improve the LIDT.Moreover,the maximal LIDT of Ta2O5 films is achieved by the combination of SiO2 protective layers and annealing.  相似文献
