This paper explores the challenges faced in developing efficient room temperature porous Si-based light emitting diodes. We experimentally demonstrate that porous Si is an excellent host material for erbium ions to emit strong, room temperature, sharp-line luminescence at 1.54 μm. A comparison of photoluminescence data for erbium implanted samples of bulk Si, porous Si, and quartz indicate that quantum confinement likely enhances the erbium IR luminescence efficiency. Due to the 650 to 850°C annealing, it is unlikely that the environment of erbium in our samples is amorphous Si.  相似文献

We investigated impurity-induced disordering (IID) in AIGalnAs multi-quantum wells (MQWs) on InP substrate by Zn diffusion under low temperature conditions. Blue-shift of band-gap energy of lattice-matched AIGalnAs MQW on InP strongly depended on the temperature of Zn diffusion. The lattice-matched MQW was not completely disordered below 500°C. On the other hand, photoluminescence spectra from compressively strained AIGalnAs MQW, after disordering was independent of the temperature of Zn diffusion. Considerable disordering was observed in the strained MQW, which was saturated even at the low temperature of 400°C. The measured hole concentration of the Zn diffused layer at 400°C was as low as 3 × l018cm−3 The IID lasers were also fabricated and characterized. No significant increase in the optical loss due to the Zn diffusion was observed in these lasers. On leave from Toshiba Co., Japan.  相似文献

A secret sharing scheme permits a secret to be shared among participants in such a way that only qualified subsets of participants can recover the secret, but any nonqualified subset has absolutely no information on the secret. The set of all qualified subsets defines the access structure to the secret. Sharing schemes are useful in the management of cryptographic keys and in multiparty secure protocols.We analyze the relationships among the entropies of the sample spaces from which the shares and the secret are chosen. We show that there are access structures with four participants for which any secret sharing scheme must give to a participant a share at least 50% greater than the secret size. This is the first proof that there exist access structures for which the best achievable information rate (i.e., the ratio between the size of the secret and that of the largest share) is bounded away from 1. This paper presents a low power tunable active inductor and RF band pass filter suitable for multiband RF front end circuits. The active inductor circuit uses the PMOS cascode structure as the negative transconductor of a gyrator to reduce the noise voltage. Also, this structure provides possible negative resistance to reduce the inductor loss with wide inductive bandwidth and high resonance frequency. The RF band pass filter is realized using the proposed active inductor with suitable input and output buffer stages. The tuning of the center frequency for multiband operation is achieved through the controllable current source. The designed active inductor and RF band pass filter are simulated in 180 nm and 45 nm CMOS process using the Synopsys HSPICE simulation tool and their performances are compared. The parameters, such as resonance frequency, tuning capability, noise and power dissipation, are analyzed for these CMOS technologies and discussed. The design of a third order band pass filter using an active inductor is also presented.  相似文献

Modified transmit antenna selection (TAS)/orthogonal space‐time block coding (OSTBC) (M‐TAS/OSTBC) schemes have been shown to achieve superior error performance together with a reduced‐rate feedback channel in the presence of feedback errors (FEs) when compared with the conventional TAS/OSTBC (C‐TAS/OSTBC) schemes. This paper focuses on the bringing of fixed‐gain amplify‐and‐forward (FGAF) relaying schemes that employ M‐TAS/OSTBC schemes at both hops that provides reduced feedback‐rate and robust error performance in the presence of erroneous‐feedback channels. The exact expressions of the outage and error probabilities for both dual‐hop FGAF relaying schemes in Nakagami‐m fading channels have been derived and validated via Monte Carlo simulations. Additionally, with the help of high signal‐to‐noise ratio (SNR) (i.e., asymptotic) approaches and some analytical approximations, the asymptotic diversity order analysis has been carried out. Besides, by providing a simulation‐based examination on the inclusion of power allocation within the modified scheme, the additional advantages on the performance have been exhibited. The extensive investigation and comparisons to the conventional schemes have shown that M‐TAS/OSTBC schemes employed at each transmission link provide full diversity order and considerable error performance as the C‐TAS/OSTBC scheme in ideal feedback cases and also achieve more robust error performance in the presence of FEs. Thus, by using M‐TAS/OSTBC schemes, the overall performances of the dual‐hop FGAF relaying schemes have been enhanced, which would result in reductions on the average SNR requirements to achieve a specified error rate constraint. Cubic crystalline silicon-carbon nitride (Si1−x−yCxNy) films have been grown successfully using various carbon sources by rapid-thermal chemical-vapor deposition (RTCVD). The characteristics of the Si1−x−yCxNy films grown with SiH3CH3, C2H4, and C3H8 are examined and compared by x-ray photoelectron spectroscopy (XPS) spectra, scanning electron microscopy (SEM) images, and transmission electron microscopy (TEM) patterns. The XPS spectra show that the differences of chemical composition and chemical-bonding state are co-related to the C bonding type of the different carbon source. The SEM images and TEM analysis indicate that the better Si1−x−yCxNy film can be obtained using C3H8 gas as the carbon source. In addition, correlations between the growing stages to the microstructure of the cubic-crystalline Si1−x−yCxNy films have been illustrated in detail.  相似文献

The effects of single crystalline ceria (CeO2) abrasives in chemical mechanical polishing (CMP) slurries were investigated for silicon dioxide (SiO2) and silicon nitride (Si3N4) CMP process. The size of ceria abrasives was controlled by varying hydrothermal reaction conditions. Polishing removal rate was measured with four slurries, with different mean primary particle size of 62, 116, 163 and 232 nm. The polishing results showed that the single crystalline ceria abrasives were not easily broken-down by mechanical force during CMP process. It was found that the removal rate of oxide and nitride film strongly depend upon abrasive size, whereas the surface uniformity deteriorates as abrasive size increases. The observed polishing results confirmed that there exists an optimum abrasive size (163 nm) for maximum removal selectivity between oxide and nitride films. The polishing behavior of the single crystalline ceria abrasives was discussed in terms of morphological properties of the abrasive particle.  相似文献

Due to the nonnegligible laser linewidth in coherent optical systems, IF bandwidths larger than the Nyquist signaling rate are required. This causes additional sensitivity penalties, which are evaluated for three types of coherent optical FSK (frequency-shift-keying) detection; two-filter-, delay-line discriminator-, and phase-diversity detection.
