We theoretically investigate the refractive index (RI) changes in an asymmetric quantum dot (QD) underlying an external static magnetic field. We obtain the confined wave functions and energies of an electron in QD by the effective-mass approximation. Using the compact-density-matrix approach and iterative method, we obtain the analytical expressions of linear, nonlinear and total RI changes. The results of numerical calculations for the typical GaAs/AlGaAs QD show that the RI changes are sensitive to the parameters of the asymmetric potential and incident optical intensity. Moreover, the resonance peaks of the RI changes shift with the value of magnetic field B or the radius of the QD changing.  相似文献

The linear and nonlinear optical properties in a spherical nanolayer quantum system subjected to an uniform applied electric field directed with respect to the z-axis have been theoretically investigated within the compact-density matrix formalism and the iterative method. The dependence of the optical absorption coefficients (ACs) and refractive index (RI) changes on the core radius R1, on the inner radius of the clad R2, and on the applied electric field F has been investigated detailedly. The results show that the optical ACs and RI changes of the nanospherical layer have been strongly affected by these factors. Moreover, the outcome of the calculation also suggests that all the factors mentioned above can give rise to blue-shift or red-shift significantly.  相似文献

Effects of a longitudinal magnetic field on optical spin injection and detection in InAs/GaAs quantum dot (QD) structures are investigated by optical orientation spectroscopy. An increase in the optical and spin polarization of the QDs is observed with increasing magnetic field in the range 0-2?T, and is attributed to suppression of exciton spin depolarization within the QDs that is promoted by the hyperfine interaction and anisotropic electron-hole exchange interaction. This leads to a corresponding enhancement in spin detection efficiency of the QDs by a factor of up to 2.5. At higher magnetic fields, when these spin depolarization processes are quenched, the electron spin polarization in anisotropic QD structures (such as double QDs that are preferably aligned along a specific crystallographic axis) still exhibits a rather strong field dependence under non-resonant excitation. In contrast, such a field dependence is practically absent in more 'isotropic' QD structures (e.g.?single QDs). We attribute the observed effect to stronger electron spin relaxation in the spin injectors (i.e.?wetting layer and GaAs barriers) of the lower-symmetry QD structures, which also explains the lower spin injection efficiency observed in these structures.  相似文献

In this paper, we studied the nonlinear optical properties of a negative donor center (D) in a disk-like quantum dot (QD) with a Gaussian confining potential. Calculations are carried out by using the method of numerical diagonalization of Hamiltonian matrix within the effective-mass approximation. A detailed investigation of the linear, third-order nonlinear, total optical absorptions and refractive index changes has been carried out for the D QD and the D0 QD. The linear, third-order nonlinear, total optical absorptions and refractive indices have been examined for a double-electron QD with and without impurity. Our results show that the optical absorption coefficients and refractive indices in a disk-like QD are much larger than their values for quantum wells and spherical QDs and the nonlinear optical properties of QDs are strongly affected not only with the confinement barrier height, dot radius, the number of electrons but also the electron-impurity interaction.  相似文献

We make an extensive investigation of linear, third-order nonlinear, and total optical absorption coefficients (ACs) of impurity doped quantum dots (QDs) in presence and absence of noise. The noise invoked in the present study is a Gaussian white noise. The quantum dot is doped with repulsive Gaussian impurity. Noise has been introduced to the system additively and multiplicatively. A perpendicular magnetic field acts as a source of confinement and a static external electric field has been applied. The AC profiles have been studied as a function of incident photon energy when several important parameters such as optical intensity, electric field strength, magnetic field strength, confinement energy, dopant location, relaxation time, Al concentration, dopant potential, and noise strength take on different values. In addition, the role of mode of application of noise (additive/multiplicative) on the AC profiles has also been analyzed meticulously. The AC profiles often consist of a number of interesting observations such as one photon resonance enhancement, shift of AC peak position, variation of AC peak intensity, and bleaching of AC peak. However, presence of noise alters the features of AC profiles and leads to some interesting manifestations. Multiplicative noise brings about more complexity in the AC profiles than its additive counterpart. The observations indeed illuminate several useful aspects in the study of linear and nonlinear optical properties of doped QD systems, specially in presence of noise. The findings are expected to be quite relevant from a technological perspective.  相似文献

A detailed investigation of the nonlinear optical properties of the (D+X) complex in a disc-like quantum dot (QD) with the parabolic confinement, under applied magnetic field, has been carried by using the perturbation method and the compact density-matrix approach. The linear and nonlinear optical absorption coefficients between the ground (L = 0) and the first excited state (L = 1) have been examined based on the computed energies and wave functions. The competition between the confinement and correlation effects on the one hand, and the magnetic field effects on the other hand, is also discussed. The results show that the confinement strength of QDs and the intensity of the illumination have drastic effects on the nonlinear optical properties. In addition, we note that the absorption coefficients of an exciton in QDs depend strongly on the impurity but weakly on the magnetic field. Furthermore, the light and heavy hole excitons should be taken into account when we study the optical properties of an exciton in a disc-like QD.  相似文献

The nonlinear optical properties of an off-center hydrogenic donor in a two-dimensional quantum dot under applied magnetic field are investigated in detail by using the matrix diagonalization method. Based on the computed energies and wave functions, the linear, third-order and total optical absorption coefficients as well as the refractive index changes have been examined between the ground state (L=0) and the first excited state (L=1). The results show that the ion position, the applied magnetic field, the confinement frequency, and the incident optical intensity have an important influence on the nonlinear optical properties of off-center donors.  相似文献

The effect of electric field on the binding energy, interband emission energy and the non-linear optical properties of exciton as a function of dot radius in an InSb/InGaxSb1?x quantum dot are investigated. Numerical calculations are carried out using single band effective mass approximation variationally to compute the exciton binding energy and optical properties are obtained using the compact density matrix approach. The dependence of the nonlinear optical processes on the dot sizes is investigated for various electric field strength. The linear, third order non-linear optical absorption coefficients, susceptibility values and the refractive index changes of electric field induced exciton as a function of photon energy are obtained. It is found that electric field and the geometrical confinement have great influence on the optical properties of dots.  相似文献

By considering usual matrix procedures we examine how the exciton affects the nonlinear optical properties of 3-D semiconductor GaAs quantum dot. We calculate the third-order optical susceptibility of the GaAs (well) AlxGaAs1?x (barrier), and consequently the refractive index and the absorption coefficient. By increasing the Al content (x) in barrier material, carrier relaxation time is enhanced and the susceptibility peaks and their positions showed a blue shift, which agrees with the existing experimental work. For an anisotropic QD, the third-order nonlinear absorption coefficient depends strongly on the quantum dot width.  相似文献

In the present work, we investigate the nonlinear optical properties emerged from excitonic features in an experimentally realized spherical parabolic semiconductor quantum dot (QD). The lowest exciton states together with relevant wave functions are calculated through the expansion method with direct matrix diagonalization method within the effective mass approximation. The effect of the size of QD and confinement potential in exciton state is studied in details. Results show that with increasing the size of the QD the energy of exciton decreases because of decreasing of the effect of coulomb potential. Using the compact density matrix formalism second order nonlinear optical rectification (χ(2)χ(2)) are obtained. By means of the applied electric and magnetic field we manipulate the exciton states and control the nonlinear optical response in a typical GaAs, InAs, CdSe QDs. Our model system presents a way to control the performance of excitonic optoelectronic devices based on semiconductor nanostructures.  相似文献

A system of an electron with a hydrogenic impurity confined in anisotropic quantum dots with ellipsoidal shape has been investigated. The linear and nonlinear optical absorptions as well as refractive index changes associated with intersubband transitions has been calculated. The results are presented as a function of the incident photon energy. The results show that the optical properties of a donor in ellipsoidal quantum dots are strongly affected by the anisotropy degree and the dot size. The dot anisotropy is shown to play a fundamental role in determining the dot properties.  相似文献

An investigation of the nonlinear optical rectification of a hydrogenic impurity, which is in a two-dimensional disc-like quantum dot (QD) with parabolic confinement potential, has been performed by using the perturbation method in the effective mass approximation. Both the electric field and the confinement effects on the energy are investigated in detail. The results are presented as a function of the incident photon energy for the different values of the confinement strength and the electric field. It is found that the nonlinear optical properties of hydrogenic impurity states in a disc-like QD are strongly affected by the confinement strength and the electric field.  相似文献

The magnetic field-dependent heavy hole excitonic states in a strained Ga0.2In0.8As/GaAs quantum dot are investigated by taking into account the anisotropy,non-parabolicity of the conduction band,and the geometrical confinement.The strained quantum dot is considered as a parabolic dot of InAs embedded in a GaAs barrier material.The dependence of the effective excitonic g-factor as a function of dot radius and the magnetic field strength is numerically measured.The interband optical transition energy as a function of geometrical confinement is computed in the presence of a magnetic field.The magnetic field-dependent oscillator strength of interband transition under the geometrical confinement is studied.The exchange enhancements as a function of dot radius are observed for various magnetic field strengths in a strained Ga0.2In0.8As/GaAs quantum dot.Heavy hole excitonic absorption spectra,the changes in refractive index,and the third-order susceptibility of third-order harmonic generation are investigated in the Ga0.2In0.8As/GaAs quantum dot.The result shows that the effect of magnetic field strength is more strongly dependent on the nonlinear optical property in a low-dimensional semiconductor system.  相似文献

An exciton in a disc-like quantum dot (QD) with the parabolic confinement, under applied electric field, is studied within the framework of the effective-mass approximation. The nonlinear optical rectification between the ground and the first-excited states has been examined through the computed energies and wave functions in details for the excitons. The results show that the optical rectification susceptibility obtained in a disc-like QD reach the magnitude of 10−2 m/V, which is 3-4 orders of magnitude higher than in one-dimensional QDs. It is found that the second-order nonlinear optical properties of exciton states in a QD are strongly affected by the confinement strength and the electric field.  相似文献

In this contribution, the electronic and linear and nonlinear optical properties of pyramid-shaped GaAs quantum dots (QDs) coupled to wetting layer (WL) in an Al0.3Ga0.7As matrix have been investigated. This nanostructure is relaxed from strain effects due to very small lattice-mismatching. Three transitions of P-to-S, WL-to-P, and WL-to-S were considered and the corresponding transition dipole moments, oscillator strengths, and linear and nonlinear optical properties regarding to these transitions were investigated as a function of the QD height. The results showed that for P-to-S transition, which is a purely in-plane-polarized transition, the dependence of electronic and optical properties on the size is moderate and can be neglected. But for WL-to-P and WL-to-S transitions, which are in-plane- and z-polarized transitions, respectively, the electronic as well as optical properties are strongly size-dependent. Furthermore, a competition between WL-to-S and WL-to-P transitions was observed when the QD size changed.  相似文献

One of the remarkable properties of the II–VI diluted magnetic semiconductor (DMS) quantum dot (QD) is the giant Zeeman splitting of the carrier states under application of a magnetic field. This splitting reveals strong exchange interaction between the magnetic ion moment and electronic spins in the QD. A theoretical study of the electron spectrum and of its relaxation to the ground state via the emission of a longitudinal optical (LO) phonon, in a CdSe/ZnMnSe self-assembled quantum dot, is proposed in this work. Numerical calculations showed that the strength of this interaction increases as a function of the magnetic field to become more than 30 meV and allows some level crossings. We have also shown that the electron is more localized in this DMS QD and its relaxation to the ground state via the emission of one LO phonon is allowed.  相似文献

The effect of electric field on exciton states and optical properties in zinc-blende (ZB) InGaN/GaN quantum dot (QD) are investigated theoretically in the framework of effective-mass envelop function theory. Numerical results show that the electric field leads to a remarkable reduction of the ground-state exciton binding energy, interband transition energy, oscillator strength and linear optical susceptibility in InGaN/GaN QD. It is also found that the electric field effects on exciton states and optical properties are much more obvious in QD with large size. Moreover, the ground-state exciton binding energy and oscillator strength are more sensitive to the variation of indium composition in InGaN/GaN QD with small indium composition. Some numerical results are in agreement with the experimental measurements.  相似文献

In this paper, we explore the linear, third-order nonlinear, and total optical absorption coefficient (OAC) and refractive index change coefficient (RICC) of a GaAs doped quantum dot/quantum ring (QD/QR) with parabolic-inverse squared potential in conjunction with modified Gaussian confinement and taking into account the presence of on-centre shallow donor and or acceptor impurity. Calculations are done via the compact density matrix formalism and the iterative method. The two-dimensional parabolic QD/QR is subjected to uniform magnetic field oriented perpendicularly to the plane of the structure. The energy levels and wave function are derived within the framework of effective-mass and parabolic band approximation. The results exhibit that the OACs and RICC are clearly affected by different parameters of the applied confinement, strength of magnetic field, and the presence of impurity. The variation of confinement potential, nature of impurity, dot radius, cyclotron frequency of the parabolic confinement potential, and geometric parameter of the on-centre repulsive potential lead to either a red-shift or a blue-shift of the resonant peaks of the OACs and of the maximum and minimum of the RICC together with significant variations of the magnitudes of these resonant structures.  相似文献

采用变分法、幺正变换和拉格朗日乘子法,研究了有限温度下纯二维晶体中表面磁极化子的性质.讨论了表面光学声子平均数、磁极化子振动频率λ与磁场B、温度T及Lsgrange乘子u之间的关系.对KCl晶体进行了数值计算,结果表明:磁极化子振动频率、表面光学声子平均数均随磁场B的增强而增加,且随温度T升高而增加.当bgrange乘子u超出慢电子范围时磁极化子振动频率、表面光学声子平均数均随u增加而增大且变化越来越显著.  相似文献
