摘    要:将InAs/GaAs多层量子点处理成夹层结构,考虑到大的应变,用多层膜的X射线衍射的动理学理论进行了理论模拟,得出其应变参量及各层厚度.将量子点近似看成金字塔形,从而点的衍射可以看成三角形衍射,利用三角形的傅里叶变换,求得量子点的横向周期为10.6nm,与三轴衍射结果求得量子点的横向周期(10.7±0.2nm)一致,说明本模型的可靠性.

Abstract:Multi-layer quantum-dots (QDs) is treated as sandwich structure with large strain.Kinematical theory of multi-layer is applied to simulate experiment result successfully;strain parameters and thickness of each layer are got.QD is considered as pyramid approximately,the diffraction of QDs then regard as diffraction of triangle.The QDs transverse period(10.6nm),which is consistent with result(10.7?0.2nm) from three axis diffraction,is found through transform of Fourier.
