摘    要:自从Esaki和Tau1]发现量子阱和超晶格以来,人们已对由两种材料构成的量子阱及超晶格的能带结构进行了大量的研究.陈维友等人2]已研究了三种材料构成的超晶格的能带结构.本文将利用文献2]报道的计算方法,对由四种材料构成的超晶格价带自旋劈裂的变化规律进行研究.

Abstract:The valence band spin splitting for a superlattice composed of AlAs, Al y Ga 1- y As, Al x Ga 1- x As and GaAs is studied in this paper. It is shown that when the superlattice unit cell is asymmetrcal about the centre of the unit cell, the band corresponding to spin up and spin down will spit. The spitting mainly takes place at the stronger interaction. The stronger is the interaction, the larger is the spin splitting. When y is increased for x being fixed 0.05, the spin splitting does not cause much variation. However, when x is increased for y being fixed 0 9, the spin splitting produces a large rise and fall.
