A novel reverse-conducting insulated-gate bipolar transistor(RC-IGBT) featuring a floating P-plug is proposed. The P-plug is embedded in the n-buffer layer to obstruct the electron current from flowing directly to the n-collector, which achieves the hole emission from the p-collector at a small collector size and suppresses the snapback effectively. Moreover, the current is uniformly distributed in the whole wafer at both IGBT mode and diode mode, which ensures the high temperature reliability of the RC-IGBT. Additionally, the P-plug acts as the base of the N-buffer/P-float/N-buffer transistor, which can be activated to extract the excessive carriers at the turn-off process. As the the simulation results show, for the proposed RC-IGBT, it achieves almost snapback-free output characteristics with a uniform current density and a uniform temperature distribution, which can greatly increase the reliability of the device. 相似文献

We perform a computational simulation of the fluid dynamics of sodium doublet(Na-D)line emissions from one sonoluminescing bubble among the cavitation bubbles in argon-saturated Na hydroxide(NaOH)aqueous solutions.Our simulation includes the distributions of acoustic pressures and the dynamics of cavitation bubbles by numerically solving the cavitation dynamic equation and bubble-pulsation equation.The simulation results demonstrate that when the maximum temperature inside a luminescing bubble is relatively low,two emission peaks from excited Na are prominent within the emission spectra,at wavelengths of 589.0 and 589.6 nm.As the maximum temperature of the bubble increases,the two peaks merge into one peak and the full width at half maximum of this peak increases.These calculations match with the observations of Na-D line emissions from MBSL occurring in aqueous solutions of NaOH under an argon gas. 相似文献

在不相容、不等密度的双层液体的参数激励下的Faraday实验中,观察到了非传播界面波孤立子和扭结以及稳定的双孤立子等现象.总体上看,界面波现象和已有的表面波现象基本上一致,只是由于上层液体的存在,使得界面波的模式振动频率明显红移、波形变矮变宽、其稳定性也不如表面波.在理论上,对流体力学方程组及其相应的边界和界面条件进行了约化,得到了一个有阻尼、带驱动的非线性Schr(?)dinger方程.从而,令人满意地同时解释了界面孤立子波和扭结波.无论从实验现象上,还是从理论上看,自由表面波只是界面波的一个特例. 相似文献

The interactions between solitary waves and impurities have been studied experimentally in a 1D nonlinear coupled pendulum chain under vertical excitation. The mass and the coupling are unique, except a single pendulum with length impurity in the chain. The experiment reveals: the long impurity repels breather and attracts kink while the short one attracts breather and repels kink under higher frequency driving, and the long impurity attracts breather and repels kink while the short one repels breather and attracts kink under the lower frequency driving. These results prove the current theoretical prediction based on continuum-limit approximation. 相似文献

The pulsation and translation of two cavitation bubbles are studied numerically in sound field. The results show that bubbles' pulsation driven by the sound makes them translate. Different pulsations lead to different translations. Two bubbles will be mutually attractive to each other if they pulsate in phase, while they will be repulsive if out of phase. Furthermore,the secondary Bjerknes force for small phase difference is attractive, and it becomes repulsive for other phase differences up to π phase difference due to the nonlinear effect, although the attractive strength between two bubbles is much larger than the repulsive strength. A dynamical propagation model coupled to the oscillation of cavitation bubbles is applied to describe the imploding acoustic field in a cavitating liquid where the acoustic waves transmit from the outside to the inside of a circle disk. Numerical simulation shows that the imploding ability of a ring source can elevate the sound pressure or partly eliminate the decay due to both the bulk attenuation and the attenuation caused by cavitation. However,the imploding ability is limited and there exists a critical radius. When the radius of the disk is larger than the critical one, the imploding ability is not enough to eliminate the attenuation. Fortunately, the cavitation region can be effectively expanded if a hot plate is attached under the center of the disk because the cavitation threshold is related to the temperature of the liquid, which means that a region with good uniformity of cavitation can be enhanced by adjusting the temperature difference between the central and side liquid. 相似文献

研究了非线性传输线电路禁带内能量的不对称传输现象. 传输线电路中的两子电路结构相同,电感参数不同,并且具有低通滤波器的特点. 鉴于驱动频率在通频带的截止频率之上,所以形成不对称能流的载体为 禁带内传播的非线性波.该研究中,产生不对称能量传输的机理与非线性超传导现象密切相关. 通过调整耦合电感的大小,总结出传输能量与耦合强度之间的变化规律. 同时也采用仿真的方式分析了驱动电压幅值与传输能量间的相关性. 最后,通过在实验上改变驱动频率的大小,得到超传导发生时的门限电压与驱动频率间的依赖关系, 该关系与理论计算的结果完全定性一致. 相似文献
