Atomic absorption spectrometry with electrothermal atomization is used to determine 13 and 15 elements in high-purity rhenium and gallium, respectively. Flame emission is used for K, Na and Li. Improved detection limits are achieved by extraction of the matrix. Thin films (0.01–l μm)of doped silicon are analyzed for As, Sb, In and Tl by a similar atomic absorption method, after chemical or electrochemical stripping of the layers. 相似文献

Summary A combination of methods is proposed for analysis of the distribution patterns of dopants, adventitious impurities and major components in semiconductors; it is based on (a) controlled chemical etching of semiconductor layers and spectral, atomic-absorption (AAS) and mass-spectrometry (MS) analysis of the etching solutions, and (b) removal of layers by vacuum spark and simultaneous analysis by mass-spectrometry. Application of these methods in studies of Si and GaAs has shown the following. 1. Chemical etching with specially selected solutions provides good resolution across sample layers and sufficient accuracy of removal of layers, but is not recommended for studies of contaminants. 2. Emission spectral analysis of etching solutions provides sufficient sensitivity (detection limit 1016–1017 atoms/cm3) for studies of the distribution of B, As and Sb in Si, and of Cu, Zn and Fe in GaAs, but the accuracy is not good enough for determination of the ratio of the major components of composite semiconductors. 3. The most efficient method for studying the distribution of impurities across crystals and films is mass spectrometry. This method makes it possible to determine simultaneously a large number of trace contaminants at a sensitivity of 1015–1016 atoms/cm3. The rather low accuracy of the spark-source mass spectrometry method is not a serious disadvantage when impurity profiles are being studied. 4. A great advantage of mass spectrometry is the possibility of determining gaseous impurities (N2, O2) and C, Si and S. 5. Determination of the distribution pattern of major components of multicomponent semiconductors requires high accuracy, which is most easily achieved by AAS.
Zusammenfassung Eine Kombination von Methoden zur Analyse der Verteilungsmuster der Dotierungsstoffe, der Fremdstoffe und der Hauptbestandteile von Halbleitern wurde vorgeschlagen; sie beruht a) auf der kontrollierten chemischen Anätzung der Halbleiterschichten und der Untersuchung der Ätzlösungen durch Spektralanalyse, Atomarabsorption und Massenspektrometrie; b) auf der Funkenabtragung der Schichten im Vakuum und der gleichzeitigen Analyse durch Massenspektrometrie. Die Anwendung dieser Methoden auf die Untersuchung von Si und GaAs ergab folgendens: 1. Die chemische Anätzung mit speziell ausgewählten Lösungen brachte gute Ergebnisse quer durch die Probenschichten und hinreichende Genauigkeit bei der Abtragung der Schichten, empfiehlt sich aber nicht für die Untersuchung der Verunreinigungen. 2. Die Emissionsspektralanalyse der Ätzlösungen ist hinreichend empfindlich (Nachweisgrenze 1016 bis 1017 Atome/cm3) für das Studium der Verteilung von B, As und Sb in Si sowie von Cu, Zn und Fe in GaAs, aber die Genauigkeit ist nicht hinreichend für die Bestimmung der Verteilung der Hauptbestandteile zusammengesetzter Halbleiter. 3. Die bestgeeignete Methode zur Untersuchung der Verteilung von Verunreinigungen in Kristallen und Filmen ist die Massenspektrometrie. Damit lassen sich gleichzeitig Verunreinigungsspuren mit einer Empfindlichkeit von 1015 bis 1016 Atomen/cm3 bestimmen. Die eher geringe Genauigkeit der funkengesteuerten Massenspektrometrie ist kein ernster Nachteil bei der Untersuchung von Verunreinigungsprofilen. 4. Ein großer Vorteil der Massenspektrometrie ist die Möglichkeit der Bestimmung gasförmiger Verunreinigungen (N2, O2) sowie von C, Si und S. 5. Die Bestimmung der Verteilungsmuster der Hauptbestandteile erfordert hohe Genauigkeit, die am besten durch Atomarabsorptionsspektrometrie gewährleistet ist.相似文献

A plasma jet produced by a plasmatron with non-consumed electrodes has been developed into a promising analytical tool. The temperature of the plasma does not depend on the chemical composition of the sample. The presence of an excess of an easily ionized element in the plasma results in the intensification of the lines of analyte elements. The main cause of the effect of sample composition on the intensity of spectral lines is a change in the electron pressure.The evaporation conditions were optimized. Analysis of samples of widely varying composition may be performed using a single set of reference samples with an accuracy meeting the requirements of quantitative analysis. The errors caused by the grain size of the samples are eliminated by grinding the samples to a particle size of 0·01 mm.Under optimum conditions of excitation the detection limits of elements are in a range between 10?5 and 10?7%.
