The hole thermal-emission rates and the cross sections for hole capture to the bound states in Ge quantum dots in Si are determined by admittance spectroscopy. The capture cross sections and the activation energies for emission rate are found to be related to each other by the Meyer-Neldel rule with a characteristic energy of 27±3 meV, which does not depend on the quantum-dot size. It is established that the capture cross section changes with temperature following the activation law. The experimental data are evidence of a unified multiphonon mechanism for the activation processes of hole transitions from the Ge quantum dots to the Si valence band and hole capture back into the quantum dots.  相似文献

Lithium sodium aluminium fluoride was obtained as a white powder by melting a stoichiometric mixture of AlF3, NaF and LiF at 1223 K, and then cooling to 923 K and sintering at this temperature for 4 h. The ab initio crystal structure determination was carried out using X‐ray powder diffraction techniques. The monoclinic structure of LiNa2AlF6 can be related to cubic elpasolite. The Li and Al atoms lie on inversion centres. The main octahedral AlF6 structural elements are not deformed, but are rotated slightly with respect to the unit‐cell axes. The Li atoms have octahedral coordinations, whereas the Na atoms have cubo‐octahedral coordinations. The Na coordination polyhedron is distorted in comparison with that of elpasolite.  相似文献

Steady-state free plane surface waves are investigated in the nonlinear formulation by means of the narrow streak method. The second-order differential equation derived can readily be integrated numerically. The first approximation of the equation is integrated. The next approximation leads to a nonlinear first-order differential equation which is traditional to the problem considered and whose coefficients have a simple physical meaning.  相似文献

Spectra of the photocurrent of holes in δ-doped Si layers with Ge quantum dots in weak external electric fields have been studied. It has been established that the photocurrent of the holes in the photovoltaic mode changes its sign with the increase in the impurity concentration in the δ layers. It has been found that there is a voltage range in the vicinity of the zero bias in which the direction of the photocurrent is determined by the wavelength of the exciting radiation.  相似文献

Results of investigations into the time characteristics of photosensitive layers based on Ge/Si nanoheterostructures excited by femtosecond laser pulses with a wavelength of 1.55 μm are given. It is demonstrated that the leading front duration of the photoresponse pulse for the examined specimens excited by laser pulses of 120 fs duration does not exceed 30–40 пs.  相似文献

The regioselective synthesis of novel functionalized condensed organochalcogen compounds by chalcogenocyclofunctionalization reactions based on chalcogen halides and the natural products thymol and carvacrol has been developed. The reactions of selenium dibromide with allyl thymol and allyl carvacrol proceeded in methylene chloride at room temperature in the presence of NaHCO3 affording bis[(7-isopropyl-4-methyl-2,3-dihydro-1-benzofuran-2-yl)methyl] and bis[(4-isopropyl-7-methyl-2,3-dihydro-1-benzofuran-2-yl)methyl] selenides in 90–92% yield. Similar sulfides were obtained in 70–72% yields by the reaction of sulfur dichloride in chloroform under reflux. Trihalotellanes containing the same organic moieties were synthesized from allyl thymol, allyl carvacrol and tellurium tetrachloride or tetrabromide in quantitative yields. Corresponding functionalized ditellurides were prepared in 91–92% yields by the reduction of the trichlorotellanes with sodium metabisulfite in two-phase solvent system. The comparison of reactivity of sulfur, selenium and tellurium halides in chalcogenocyclofunctionalization and distinguishing features of each reaction were discussed.  相似文献

A method of synthesizing carbon films on single-crystal silicon substrates by methane pyrolysis in an electrical field is suggested. The pressure and temperature arising in a working chamber when the substrate is exposed to C–4 ions during pyrolysis are measured. Ion bombardment generates nuclei in the form of fibers about 2 μm in diameter providing the growth of a polycrystalline film. The resulting material is examined using electron microscopy and photo- and cathodoluminescence. Synthesized films are a composite material the matrix of which contains nanoclusters of a dissimilar crystalline nature. The effect of considerable two-stage decrease in the resistivity of the film material with increasing temperature from 300 to 1750 K is discovered. This points to the semiconducting properties of thick carbon films.  相似文献
