The p-type doping efficiency of 4H silicon carbide (4H-SiC) is rather low due to the large ionization energies of p-type dopants. Such an issue impedes the exploration of the full advantage of 4H-SiC for semiconductor devices. In this study, we show that co-doping group-IVB elements effectively decreases the ionization energy of the most widely used p-type dopant, i.e., aluminum (Al), through the defect-level repulsion between the energy levels of group-IVB elements and that of Al in 4H-SiC. Among group-IVB elements Ti has the most prominent effectiveness. Ti decreases the ionization energy of Al by nearly 50%, leading to a value as low as ~0.13 eV. As a result, the ionization rate of Al with Ti co-doping is up to ~5 times larger than that without co-doping at room temperature when the doping concentration is up to 1018 cm-3. This work may encourage the experimental co-doping of group-IVB elements such as Ti and Al to significantly improve the p-type doping efficiency of 4H-SiC.  相似文献

The relative rates of arylation of primary alkylamines with different Pd-NHC catalysts have been measured, as have the relative rates of arylation of the secondary aniline product in an attempt to understand the key ligand design features necessary to have high selectivity for the monoarylated amine product. As the substituents on the N-aryl ring of the NHC increase in size, selectivity for monoarylation increases and this is further enhanced by chlorinating the back of the NHC ring. Computations have been performed on the catalytic cycle of this transformation in order to understand the selectivity obtained with the different catalysts.  相似文献

Three bisphenols containing cardo perhydrocumyl cyclohexylidene group, namely; 1,1-bis(4-hydroxyphenyl)-4-perhydrocumylcyclohexane, 1,1-bis(4-hydroxy-3-methylphenyl)-4-perhydrocumylcyclohexane and 1,1-bis(4-hydroxy-3,5-dimethylphenyl)-4-perhydrocumylcyclohexane were synthesized starting from p-cumyl phenol. Each of these bisphenols was polycondensed with both terephthaloyl chloride and isophthaloyl chloride by phase transfer-catalyzed interfacial polymerization to obtain a series of new aromatic polyesters. Inherent viscosities and number average molecular weights of polyesters were in the range 0.51-0.64 dL/g and 17390-41430?g/mol, respectively which indicated the formation of reasonably high molecular weight polymers. The detailed NMR studies revealed that axial and equatorial identity of the phenyl rings of bisphenols was retained in polyesters resulting in constitutional isomerism. Polyesters containing perhydrocumyl cyclohexylidene groups showed excellent solubility in organic solvents viz, chloroform, dichloromethane, 1,1,2,2-tetrachloroethane and tetrahydrofuran. The self-standing films of polyesters could be cast from their chloroform solution. The 10% weight loss temperatures and glass transition temperatures of polyesters were in the range 453–485?°C and 201–267?°C, respectively demonstrating their excellent thermal characteristics. The gas permeability study of polyesters was carried out for He, H2 and N2 by variable-volume method. An improvement in permeability and decrease in selectivity was observed due to symmetric methyl substituents while reverse trend was observed in case of polyesters with asymmetric methyl substituents.  相似文献

利用第一性原理对Li原子掺杂C28的分子器件的热自旋输运性质进行了计算。在不同的温度场下,上下自旋分别为Li原子掺杂C28的分子器件中的空穴和电子提供了输运通道,在MJ1和MJ3分子器件中,热自旋电流随着温度增加而增大,但在MJ2分子器件中,热自旋电流先增大再减小。三种分子器件都出现了自旋塞贝克效应,MJ2还出现了负微分电阻现象,利用费米-狄拉克分布和自旋输运谱对其物理机理进行了解释。根据Li掺杂C28的单分子器件的热自旋输运性质,可设计新的自旋纳米器件。  相似文献

Reducing gas contaminants by affordable and effective adsorbents is a major challenge in the 21st century. In the present study, thorium metal organic framework (Th‐MOF) nanostructures are introduced as highly efficient adsorbents. These compounds were manufactured via a novel route resulting from the development of microwave assisted reverse micelle (MARM) and ultrasound assisted reverse micelle (UARM) methods. The products were characterized utilizing XRD, SEM, TGA/DSC, BET, and FT‐IR analyses. Based on the results, the samples synthesized by MARM had uniform size distribution, high thermal stability, and significant surface area. Calculations using DFT/B3LYP indicated that the compounds have a tendency to the polymeric form, which could theoretically confirm the formation of Th‐MOF. Results of analysis of variance (ANOVA) showed that synthesis parameters played a critical role in the manufacturing of products with distinctive properties. Response surface methodology (RSM) predicted the possibility of creating Th‐MOF adsorbents with the surface area of 2579 m2/g, which was a considerable value in comparison with the properties of other adsorbents. Adsorption studies showed that, in the optimum conditions, the Th‐MOF products had high adsorption capacity for CO and CH4. It is believed that the synthesis protocol developed in the present study and the systematic studies conducted on the samples which lead to products with ideal adsorption properties.  相似文献

A urease extract prepared by decanting liquid from a suspension of finely ground Citrullus lanatus (watermelon) seeds was characterized and applied to dilute urine samples to demonstrate a low-cost field method to estimate total Kjeldahl nitrogen (TKN) concentrations in human urine. The extract exhibited a Michaelis-Menten constant, Km, of 3.00 mM urea and a specific activity of up to 12.2 U/mg protein at an optimum pH of 8.1. A statistical F-test on 54 samples demonstrated that TKN can be estimated as the total ammonium-nitrogen recovered upon addition of urease in dilute fresh and stale urine samples. The total ammonium-nitrogen in urine samples determined after treatment with watermelon seed urease was consistent with that determined using traditional acid digestion techniques. The extract retained 85% of its initial capacity after three months of refrigeration. The effectiveness of this method to assay nitrogen in unbuffered urine samples will be useful in nitrogen analyses in nutrient recovery and urine or slurry storage contexts. Accordingly, this study is useful in understanding the kinetics of a plant-derived urease acting in dilute urine.  相似文献

A series of new donor–acceptor cryptands, where pyramidalized donor (azaadamantane) and acceptor (bora/ala/adamantane) molecules are spatially oriented toward each other and linked via aromatic spacer, are constructed and computationally studied at M06-2X and ωB97X-D levels of theory. Kinetic stability of the perfluorinated bora- and ala-adamantane with respect to F migration to group 13 element is demonstrated. The effectiveness of the constructed cryptands, featuring pyramidalized perfluorinated acceptor moieties, in the heterolytic splitting of molecular hydrogen is predicted. Hydrogen splitting is highly exothermic and exergonic and is accompanied by small activation barriers. The most promising candidates for the experimental studies are identified. © 2019 Wiley Periodicals, Inc.  相似文献

Circular permutation fluorescent protein is a novel method to construct biosensors. The ratio of two excitation channels is employed to quantitatively calibrate the level of analysts. SoNar is one of them, which can be used to monitor cellular NADH/NAD+ levels. However, the 490 nm excitation channel of these biosensors is sensitive to pH environments, which is negative in real applications. In this work, we demonstrated that the fractional intensity ratio extracted from time-resolved fluorescence spectroscopy could be used to quantify NADH levels with one excitation (420 nm) and one emission channels. The 420-nm excitation channel was pH resistant. Comparing to average lifetime, the fractional intensity ratio had a 3.2-fold dynamic range, which was much wider than average lifetimes.  相似文献

The Zn(II) complex, dichloro[N-hydroxy-1,1-di(2-pyridinyl)methanimine]zinc(II), was synthesized from the reaction between ZnCl2 and di-2-pyridylketone oxime. The structural and spectral characterizations were performed by using single crystal X-ray diffraction, FT-IR, Laser-Raman, NMR and UV–Vis spectroscopic techniques. To support experimental evidences, computational results were obtained with the DFT/B3LYP method using the 6-311++G(d,p)+LanL2DZ mixed basis set. Theoretical analyses of some structural and spectroscopic results of effects of intermolecular Cl···H interactions in the crystal packing of the Zn(II) complex were investigated with the mentioned computational level. The non-bonding interactions in the experimental crystal packing of the complex were examined by Hirshfeld surface analysis. The HOMO and LUMO analyses were used for investigation of electronic transitions obtained with UV–Vis spectroscopy. NBO analyses were used to investigate the hyperconjugation interactions between donor and acceptor groups, coordination environment, electronic configuration and electron numbers of the Zn(II) metal ion and the natural atomic charges of the complex. The nucleophilic and electrophilic reactive sites of the complex were studied by MEP surface analysis. The static polarizabilities (α) and static hyperpolarizabilities (β) were analyzed theoretically to characterize NLO profile of the complex. The interaction with A-DNA (PDB ID: 1ZF6) of the Zn(II) complex was investigated with a molecular docking study.  相似文献

旅游地摄影是旅游者自身对目的地的视觉表征,通过潜在游客对目的地的形象感知影响其旅游决策.旅游地摄影被旅游企业视为旅游地视觉营销的重要策略.基于跨文化视角,以中美旅游者拍摄且上传网络的西藏旅游照片为研究对象,采用内容分析法、卡方检验、社会网络分析法和空间分析法,借助NVivo11.0、SPSS22.0、Ucinet6和ArcGIS10.2软件,探寻中美游客摄影图片对西藏视觉表征的差异,以期为旅游目的地定向营销提供参考依据.研究发现:(1)从照片编码树状节点频数来看,雄壮瑰丽的自然景观、虔诚的佛教信徒、神秘的民族非物质文化是西藏旅游形象的核心要素和符号.(2)从照片树状节点类目间差异分析来看,两组照片在自然景观、民族非物质文化、户外活动、舞台化表演和衣饰6个类目上存在统计学差异.中国旅游者的照片更倾向于表征自然景观、当地人生活细节、户外活动和精心设计的舞台化表演.美国游客的照片则更侧重于对原真性的民族非物质文化和绚丽多彩、独特别致的民族服饰的表征.(3)从照片"聚合形象地图"来看,美国样本的聚合形象地图较为复杂和多样化,而中国样本则相对简单有条理.(4)从中美游客地理摄影偏好来看,游客最爱拉萨.除此之外,中国游客更为偏爱那曲地区,而美国游客却更倾向于山南和日喀则地区.  相似文献
