Three-dimensional vertical ZnO transistors with suspended top electrodes fabricated by focused ion beam technology 下载免费PDF全文
Three-dimensional(3D)vertical architecture transistors represent an important technological pursuit,which have distinct advantages in device integration density,operation speed,and power consumption.However,the fabrication processes of such 3D devices are complex,especially in the interconnection of electrodes.In this paper,we present a novel method which combines suspended electrodes and focused ion beam(FIB)technology to greatly simplify the electrodes interconnection in 3D devices.Based on this method,we fabricate 3D vertical core-double shell structure transistors with ZnO channel and Al2O3 gate-oxide both grown by atomic layer deposition.Suspended top electrodes of vertical architecture could be directly connected to planar electrodes by FIB deposited Pt nanowires,which avoid cumbersome steps in the traditional 3D structure fabrication technology.Both single pillar and arrays devices show well behaved transfer characteristics with an Ion/Ioff current ratio greater than 106 and a low threshold voltage around 0 V.The ON-current of the 2×2 pillars vertical channel transistor was 1.2μA at the gate voltage of 3 V and drain voltage of 2 V,which can be also improved by increasing the number of pillars.Our method for fabricating vertical architecture transistors can be promising for device applications with high integration density and low power consumption. 相似文献

Grasping the historical volatility of stock market indices and accurately estimating are two of the major focuses of those involved in the financial securities industry and derivative instruments pricing. This paper presents the results of employing the intrinsic entropy model as a substitute for estimating the volatility of stock market indices. Diverging from the widely used volatility models that take into account only the elements related to the traded prices, namely the open, high, low, and close prices of a trading day (OHLC), the intrinsic entropy model takes into account the traded volumes during the considered time frame as well. We adjust the intraday intrinsic entropy model that we introduced earlier for exchange-traded securities in order to connect daily OHLC prices with the ratio of the corresponding daily volume to the overall volume traded in the considered period. The intrinsic entropy model conceptualizes this ratio as entropic probability or market credence assigned to the corresponding price level. The intrinsic entropy is computed using historical daily data for traded market indices (S&P 500, Dow 30, NYSE Composite, NASDAQ Composite, Nikkei 225, and Hang Seng Index). We compare the results produced by the intrinsic entropy model with the volatility estimates obtained for the same data sets using widely employed industry volatility estimators. The intrinsic entropy model proves to consistently deliver reliable estimates for various time frames while showing peculiarly high values for the coefficient of variation, with the estimates falling in a significantly lower interval range compared with those provided by the other advanced volatility estimators. 相似文献

In this study, biodegradable polylactic acid (PLA) and PLA nanocomposite scaffolds reinforced with magnetic and conductive fillers, were processed via fused filament fabrication additive manufacturing and their bioactivity and biodegradation characteristics were examined. Porous 3D architectures with 50% bulk porosity were 3D printed, and their physicochemical properties were evaluated. Thermal analysis confirmed the presence of ~18 wt% of carbon nanostructures (CNF and GNP; nowonwards CNF) and ~37 wt% of magnetic iron oxide (Fe2O3) particles in the filaments. The in vitro degradation tests of scaffolds showed porous and fractured struts after 2 and 4 weeks of immersion in DMEM respectively, although a negligible weight loss is observed. Greater extent of degradation is observed in PLA with magnetic fillers followed by PLA with conductive fillers and neat PLA. In vitro bioactivity study of scaffolds indicate enhancement from ~2.9% (PLA) to ~5.32% (PLA/CNF) and ~ 3.12% (PLA/Fe2O3). Stiffness calculated from the compression tests showed decrease from ~680 MPa (PLA) to 533 MPa and 425 MPa for PLA/CNF and PLA/Fe2O3 respectively. Enhanced bioactivity and faster biodegradation response of PLA nanocomposites with conductive fillers make them a potential candidate for tissue engineering applications such as scaffold bone replacement and regeneration. 相似文献

In the search for applications for alloys developed under the philosophy of the High Entropy Alloy (HEA)-type materials, the focus may be placed on applications where current alloys also use multiple components, albeit at lower levels than those found in HEAs. One such area, where alloys with complex compositions are already found, is in filler metals used for joining. In soldering (<450 °C) and brazing (>450 °C), filler metal alloys are taken above their liquidus temperature and used to form a metallic bond between two components, which remain both unmelted and largely unchanged throughout the process. These joining methods are widely used in applications from electronics to aerospace and energy, and filler metals are highly diverse, to allow compatibility with a broad range of base materials (including the capability to join ceramics to metals) and a large range of processing temperatures. Here, we review recent developments in filler metals relevant to High Entropy materials, and argue that such alloys merit further exploration to help overcome a number of current challenges that need to be solved for filler metal-based joining methods. 相似文献

We set up a formalism of Maurer–Cartan moduli sets for L∞ algebras and associated twistings based on the closed model category structure on formal differential graded algebras (a.k.a. differential graded coalgebras). Benzophenone and its derivatives in dimethylsulphoxide (DMSO) exhibit biphotonic photochemistry under 355 nm laser photolysis. Flash photolysis electron paramagnetic resonance experiments demonstrate that a single laser pulse is capable of producing and exciting benzophenone triplets, which can sensitize dimethylsulphoxide and subsequently lead to photodecomposition. In decafluorobenzophenone, electron transfer is the dominant process of the highly excited triplet state. Despite the rapid radiationless decay of 2-hydroxybenzophenone (2OHbenzophenone) in non-polar solvents, radical signals are observed from the photoexcitation of 2OHbenzophenone in DMSO. This is attributed to the sufficiently rapid excitation of the triplet state, which competes with the radiationless decay process, aided by the unique solvent properties of DMSO. It is concluded, in contrast to literature data, that the excited triplet state of DMSO is reactive, and can produce methyl radicals that show triplet mechanism polarization via the biphotonic photoexcitation of benzophenone. 相似文献
